Description
本実施例は、本発明の実施形態に従って、コバルト腐食防止剤及びコバルトディッシング制御剤を含む研磨組成物が示すコバルト被覆パターン化ウェハで観察されるディッシングの影響を示す。
本実施例は、BTA(すなわち、オクタノール・水logPが約1〜約2のアゾール化合物)とNLS(すなわち、アニオン性の頭基及びC8−C14脂肪族尾基を含むコバルト腐食防止剤)の組合せが、コバルト基材表面と接触された場合に延長されたCo−BTAポリマーの形成を最小限にすることを示す。
本実施例は、BTA(すなわち、オクタノール・水logPが約1〜約2のアゾール化合物)とNLS(すなわち、アニオン性の頭基及びC8−C14脂肪族尾基を含むコバルト腐食防止剤)の組合せが、コバルト基材表面と接触された場合に腐食電流(Icorr)を最小限にすることを示す。
本実施例は、logPで表されるn−オクタノール・水分配係数約1〜約2を有するアゾール化合物を含む研磨組成物が示すコバルト除去速度及びディッシングを示す。
Claims (20)
- 化学機械研磨組成物であって:
(a)研磨粒子、
(b)オクタノール・水logPが1〜2のアゾール化合物、
(c)アニオン性の頭基及びC8−C14脂肪族尾基を含むコバルト腐食防止剤、
(d)コバルト促進剤、
(e)コバルトを酸化する酸化剤、ならびに
(f)水を含み、pH3〜8.5を有する研磨組成物。 - 0.1重量%〜4重量%の研磨粒子を含む、請求項1に記載の研磨組成物。
- 前記アゾール化合物がベンゾトリアゾールまたは5−フェニルテトラゾールである、請求項1に記載の研磨組成物。
- 前記コバルト腐食防止剤が、式:R−CON(CH3)CH 2 COOHを有し、式中、RはC8−C13脂肪族基である、請求項1に記載の研磨組成物。
- 前記コバルト促進剤が、式:NR1R2R3を有し、式中、R1、R2、及びR3は独立して、水素、カルボキシアルキル、置換カルボキシアルキル、ヒドロキシアルキル、置換ヒドロキシアルキル、及びアミノカルボニルアルキルから選択され、ここで、R1、R2、及びR3のうちのいずれも水素でないか、1つのみが水素である化合物;ジカルボキシヘテロ環;ヘテロシクリルアルキル−α−アミノ酸;N−(アミドアルキル)アミノ酸;未置換ヘテロ環;アルキル置換ヘテロ環;置換アルキル置換ヘテロ環;N−アミノアルキル−α−アミノ酸;及びそれらの組合せから選択される、請求項1に記載の研磨組成物。
- 前記コバルト促進剤が、イミノ二酢酸、ピコリン酸、ジピコリン酸、ビシン、[(2−アミノ−2−オキソエチル)アミノ]酢酸、リジン、イミダゾール、ヒスチジン、2−[ビス(2−ヒドロキシエチル)アミノ]−2−(ヒドロキシメチル)−1,3−プロパンジオール、及びそれらの組合せから選択される、請求項5に記載の研磨組成物。
- 10ppm〜1000ppmの前記アゾール化合物及び10ppm〜1000ppmの前記コバルト腐食防止剤を含む、請求項1に記載の研磨組成物。
- 前記酸化剤が過酸化水素である、請求項1に記載の研磨組成物。
- pH7〜8.5を有する、請求項1に記載の研磨組成物。
- 基材を化学的機械的に研磨する方法であって:
(i)基材を、研磨パッド、ならびに
(a)研磨粒子、
(b)オクタノール・水logPが1〜2のアゾール化合物、
(c)アニオン性の頭基及びC8−C14脂肪族尾基を含むコバルト腐食防止剤、
(d)コバルト促進剤、
(e)コバルトを酸化する酸化剤、ならびに
(f)水を含む化学機械研磨組成物であり、pH3〜8.5を有する前記研磨組成物と接触させ、
(ii)前記基材に対して、前記研磨パッド及び前記化学機械研磨組成物を移動させ、
(iii)前記基材の少なくとも一部を摩耗し、前記基材を研磨することを含む、方法。 - 前記研磨組成物が、0.1重量%〜4重量%の研磨粒子を含む、請求項10に記載の方法。
- 前記アゾール化合物がベンゾトリアゾールまたは5−フェニルテトラゾールである、請求項10に記載の方法。
- 前記コバルト腐食防止剤が、式:R−CON(CH3)CH 2 COOHを有し、式中、RはC8−C13脂肪族基である、請求項10に記載の方法。
- 前記コバルト促進剤が、式:NR1R2R3を有し、式中、R1、R2、及びR3は独立して、水素、カルボキシアルキル、置換カルボキシアルキル、ヒドロキシアルキル、置換ヒドロキシアルキル、及びアミノカルボニルアルキルから選択され、ここで、R1、R2、及びR3のうちのいずれも水素でないか、1つのみが水素である化合物;ジカルボキシヘテロ環;ヘテロシクリルアルキル−α−アミノ酸;N−(アミドアルキル)アミノ酸;未置換ヘテロ環;アルキル置換ヘテロ環;置換アルキル置換ヘテロ環;N−アミノアルキル−α−アミノ酸;及びそれらの組合せから選択される、請求項10に記載の方法。
- 前記コバルト促進剤が、イミノ二酢酸、ピコリン酸、ジピコリン酸、ビシン、[(2−アミノ−2−オキソエチル)アミノ]酢酸、リジン、イミダゾール、ヒスチジン、2−[ビス(2−ヒドロキシエチル)アミノ]−2−(ヒドロキシメチル)−1,3−プロパンジオール、及びそれらの組合せから選択される、請求項14に記載の方法。
- 前記研磨組成物が、10ppm〜1000ppmの前記アゾール化合物及び10ppm〜1000ppmの前記コバルト腐食防止剤を含む、請求項10に記載の方法。
- 前記酸化剤が過酸化水素である、請求項10に記載の方法。
- 前記研磨組成物が、pH7〜8.5を有する、請求項10に記載の方法。
- 前記基材がコバルトを含み、前記コバルトの少なくとも一部を摩耗して前記基材を研磨する、請求項10に記載の方法。
- 前記基材が半導体デバイスを含む、請求項19に記載の方法。
