Description
有機発光ダイオード(OLED)、有機光電装置(OPV)、及び有機電界効果トランジスタ(OFET)における近年の開発は、有機エレクトロニクスの分野において多くの機会が開かれている。この分野における1つの挑戦は、高い移動度を有する環境的に安定な電子輸送(n−タイプ)有機半導体を有する薄膜装置を開発することである。有機n−タイプ材料の性能及び安定性は、それらのp−タイプの片方より著しく遅れる。有機n−タイプ材料の技術を高めるためのいくつかの挑戦は、周囲条件(例えば空気)に対するそれらのバルネラビリティ及び溶液処理可能性を含む。例えば、それは、通常の溶液中で溶解されるべきこれらの材料のために望ましく、安価な印刷方法のためのインク中に形成されうる。
前記を考慮して、本発明の教示は、それらの概説された前記を含む、技術水準の種々の不足及び欠点を扱うことができる、有機半導体及び関連した組成物、複合材、及び/又はデバイスを提供する。
本明細書にわたって、組成物が、特定の成分を有する、含む、又は含有するとして記載され、又は方法が、特定の方法工程を有する、含む、又は含有するとして記載される場合に、本発明の組成物は、実質的に列挙された成分からなり、又は列挙された成分からなり、かつ本発明の方法は、実質的に列挙された方法工程からなり、又は列挙された方法工程からなることが企図される。
1,4−ジオキサン(30ml)中でPDA−Br2(1.83g、3.33mmol)及び(R)−(−)−アミン(式IIIa、IIIb、又はIIIc)(1.05g、10.4mmol)の混合物を、165℃で2時間、封をしたフラスコ中で撹拌した。室温まで冷却して、その反応混合物を、真空下で濃縮した。残留物を、溶出剤としてクロロホルムを使用して、シリカゲル上でカラムクロマトグラフィーを受けさせて、N,N’−ビス((R)−置換)−1,7(又は1,6)−ジブロモペリレン−3,4:9,10−ビス(ジカルボキシミド)((R)−PDI−Br2)を得た(1.55g、65.1%)。
1,4−ジオキサン(180ml)中でPDA−Br2(12.0g、21.8mmol)及び(S)−(+)−アミン(式IIIa、IIIb、又はIIIc)(6.2ml、45.8mmol)の混合物を、165℃で1時間、封をしたフラスコ中で撹拌した。室温まで冷却後に、その溶剤を真空下で除去した。固体残留物を、溶出剤としてクロロホルムを使用してカラムクロマトグラフィーによって精製し、N,N’−ビス((S)−置換)−1,7(又は1,6)−ジブロモペリレン−3,4:9,10−ビス(ジカルボキシミド)((S)−PDI−Br2)を得た(9.52g、61.0%)。
ヒドロキシルアミンヒドロクロリド(23.2g、0.33mol)を、ケトン1(16.3g、0.16mol)及びメタノール(250ml)の混合物に添加し、続いて酢酸ナトリウム(34.2g、0.42mol)を添加した。この懸濁液を激しく撹拌し、そして2時間還流した。室温まで冷却後に、ほとんどの溶剤を、真空で除去し、そしてその残留物を水(400ml)に注いだ。この混合物を、Et2O(300ml×2)で抽出した。合した有機層を水、飽和したNaHCO3及び塩水で洗浄しNa2SO4上で乾燥し、そして回転蒸発器で濃縮して、ケトキシム2(17.6g、94%)を導き、さらなる精製なしに次の工程に直接使用した。
薄膜トランジスタ(TFT)デバイス(50〜100μmチャネル長さ(L)及び1.0〜4.0mmチャネル幅(W))を、半導体フィルムとして導入された式Iの化合物の立体異性体の種々の混合物で、トップゲートボトムコンタクト配置を使用して製造した。半導体フィルムを、塩素化溶剤(2〜10mg/ml)の溶液から、Au電極/ガラス基材の頂部でスピンコートした。次に、ゲート誘電層をスピンコートした。ゲート誘電の例は、PMMA、PS、PVA、PTBSであり、かつ300〜1500nmの厚さを有する。デバイスを、ゲートコンタクトの堆積によって完成した。全ての電気的測定を、周囲大気中で実施した。以下に報告したデータは、半導体フィルム上の種々の位置で試験した少なくとも3つのデバイスから測定された平均値である。

- 前記混合物における(R,R)−立体異性体:(S,S)−立体異性体の比、又は(S,S)−立体異性体:(R,R)−立体異性体の比が、0.90:0.10〜0.95:0.05である、請求項1から10までのいずれか1項に記載の薄膜半導体。
- 基材、及び該基材上に堆積させた請求項1から11までいずれか1項に記載の薄膜半導体を含む複合材。
- 請求項1から11までいずれか1項に記載の薄膜半導体を含む、電子デバイス、光学デバイス、又は電気光学デバイス。
- 請求項12に記載の複合材を含む、電子デバイス、光学デバイス、又は電気光学デバイス。
- 誘電材料と接触して、ソース電極、ドレイン電極、ゲート電極、及び請求項1から11までいずれか1項に記載の薄膜半導体を含む電界効果トランジスタデバイス。
- 前記電界効果トランジスタが、トップゲートボトムコンタクト構造、ボトムゲートトップコンタクト構造、トップゲートトップコンタクト構造、及びボトムゲートボトムコンタクト構造から選択される構造を有する、請求項15に記載の電界効果トランジスタデバイス。
- 前記誘電材料が、有機誘電材料、無機誘電材料、又は混成有機/無機誘電材料を含む、請求項15又は16に記載の電界効果トランジスタデバイス。
- 前記電界効果トランジスタデバイスが、式Iの化合物の(R,R)−立体異性体と(S,S)−立体異性体との1:1の混合物を含む薄膜半導体を含む同一の電界効果トランジスタデバイスよりも少なくとも2倍高い電界効果移動度を呈する、請求項15から17までのいずれか1項に記載の電界効果トランジスタデバイス。
