Description
例えば、量子ドットレーザは、消費電力や温度依存特性の改善などの点で次世代レーザとして期待されている。
従来の光・電子デバイスでは、結晶成長技術として格子整合系の材料に限られた開発がなされてきた。量子ドット(QD:Quantum dot)構造を応用した技術では、格子不整合系の材料を積極的に用いることになり、従来よりも扱える材料種が豊富となると期待されている。
材料種の多様化は、従来では作製が困難または不可能であった新デバイスの開発につながる。例えば、GaAs基板上で波長1.1ミクロンを超えるレーザ素子の開発などが、量子ドット構造を用いることにより可能となる。また、量子化準位を有する量子ドット構造を半導体レーザに積極的に用いることにより、その発振低閾値化や低消費電力化、温度依存特性の改善などの効果が期待されている。(非特許文献1〜2)

しかしながら、Oバンド帯近傍で動作する量子ドット構造の作製には高度な技術を要するため、長波長レーザ素子及び光源の簡単かつ効率的な作製に関する研究はまだ途上である。
SK成長モードによる量子ドット構造を用いることによって、バルク中に微小点としての低エネルギーバンド構造を作製することができる。これによって、格子整合によるバルク結晶成長とは異なる新しいバンドエンジニアリングが可能性となり、例えば、AlGaAsや歪InGaAs、GaAsSbなど、基板のGaAsに格子整合する材料系では不可能であった長波長発光が期待される。
量子ドット構造は、結晶中の非常に狭い空間にポテンシャルの穴を形成することから、電流注入によるキャリアの捕獲が弱いと考えられる。そこで、キャリアを効率よく量子ドット構造へ供給するために、量子ドット構造を量子井戸(QW:Quantum Well)で挟むDWELL構造が提案されている。(非特許文献4)

すなわち、半導体を用いた光デバイスにおいて、その半導体微細構造を形成する前に、その半導体微細構造が形成される領域に対して、半導体微細構造の組成と同一もしくは異なる原子・分子線を照射して、その原子・分子で半導体微細構造の周囲の一部をコーティングすることを特徴とする。
N, SbのV族原子の組み合わせにより構成されるIII−V族化合物半導体の量子ドット構造、量子細線構造、量子井戸構造、またはその組み合わせの構造を用いてもよい。
N, SbのV族原子の組み合わせにより構成されるIII−V族化合物半導体の量子ドット構造、量子細線構造、量子井戸構造、またはその組み合わせの構造でもよい。
すなわち、半導体微細構造の周囲の一部または全部を原子・分子線の照射でコーティングすることによって、巨大ドット構造などの結晶欠陥が抑制され、また、半導体微細構造の結晶性も向上させられる。これに伴い、レーザとしては発光強度が増大し、また、発光ピークをOバンド帯まで長波長化できる。
結晶欠陥発生の原因と考えられる量子ドット構造の近傍へ、アンチモン照射を行い、欠陥抑制とレーザ特性について検討した。
基板はGaAs(001)とし、InAs 量子ドット構造(QD)とInGaAs 量子井戸構造(QW)を用いた。その際、量子ドット構造を作製する前後に、約30秒間アンチモン分子を照射することで、量子ドット構造近傍をアンチモン原子でコーティングされた構造を作製した。アンチモン分子照射は、バルブ制御により急峻にフラックス量を調整することができる。

いずれも、InGaAs量子井戸構造(QW)の上にInAs
量子ドット構造(QD)が1010 /cm程度の高密度で作製された。InAs量子ドット構造の平均高さは7 nm程度であり、一般的なInAs 量子ドット構造と同程度の大きさであった。
図4のアンチモン照射が無い場合では、3ミクロンスケール内で十数個程度の低密度で大きさが通常の量子ドットの4倍以上ある巨大ドット構造が観測された。このような低密度な巨大ドットは、局所的な量子ドット構造の物性評価では必ずしも重大な問題とはならない。しかし、光源や光アンプなどの量子ドットデバイス開発では、この巨大ドット形成が致命的な問題となる。それに対し、図5のアンチモン照射がある場合では、巨大ドットの形成が抑制された。
グリーンレーザ励起(532 nm)による室温フォトルミネッセンスを用いた。アンチモン照射による添加を行った場合に、量子ドット構造のフォトルミネッセンス発光強度が増大することが観測された。
この発光強度増加の現象は、LED (Light emitting diode)構造による電流注入発光でも観測された。これらの実験結果より、量子ドット構造近傍へアンチモンを照射して添加する方法は、デバイス作製の障害となる巨大ドット形成の抑制と、発光強度増大に効果があることが明らかとなった。
上述のアンチモン添加法を用いることで量子ドットの構造と発光特性の改善が確認されたので、それを用いてブロードエリアレーザ素子を作製した。
クラッドにはAlGaAsを用い、またコアにはGaAsをスペーサ層とする積層DWELL構造を用いた。光導波路の幅は約10ミクロン程度とし、オーミックコンタクトは電子ビーム蒸着法の金属蒸着により作製した。へき開による端面ミラーを形成し、光キャビティを構成した。
これに用いたDWELL構造の作製では、2.4ML InAs量子ドット構造の近傍に、上述のアンチモン添加法を用い、InGaAs量子井戸を埋め込む構造とした。アンチモン添加には、室温で、5.0x10−7 Torrのフラックスを照射した。1.0x10−7 〜 1.0x10−6 Torr程度のフラックスが利用できる。
発光ピークの波長は、1.31ミクロンとなり、Oバンド帯のセンター波長であった。このことよりアンチモン添加法によるDWELL構造は、GaAs基板ベースの光通信用光源に有効な材料と考えられる。
アンチモンの添加量は、約0.5〜5nm 、すなわち1nm程度の層厚で効果が得られる。
2ML InAs量子ドット構造の近傍へアンチモンを照射して添加させたレーザ素子と、アンチモンを添加しないレーザ素子の2種類を作製した。量子ドット構造はInGaAs量子井戸中に埋め込んだ。
これら2つのレーザ素子を室温で動作することを確認した後、レーザ出力を5 mW一定として発振スペクトルを測定した。
Ge, SnのIV族原子からなるIV族化合物半導体についても同様の効果が得られる。
また、上述では、半導体微細構造として、DWELL構造を例示したが、量子ドット構造、量子細線構造、量子井戸構造、またはその任意の組み合わせの構造についても同様の効果が得られる。
また、半導体微細構造に添加する原子・分子にとして、V族の半金属であるアンチモンを例示したが、半導体微細構造に対して薄膜状に添加できれば、他のV族原子や、III、IV族原子なども適宜利用できる。
Claims (6)
- 半導体を用いた光デバイスにおいて、
その半導体の微細構造の作製に、分子線エピタキシー法を用い、
その半導体微細構造を形成する前に、
その半導体微細構造が形成される領域に対して、フラックス量が約1.0x10−7〜1.0x10−6Torrのアンチモンの原子・分子線を照射して、層厚が0.5〜5nmのアンチモンのコーティング下層を形成し、
そのアンチモンのコーティング層の上に、InAsの量子ドット構造を形成し、
その半導体微細構造が形成された領域に対して、フラックス量が約1.0x10−7〜1.0x10−6Torrのアンチモンの原子・分子線を照射して、層厚が0.5〜5nmのアンチモンのコーティング上層を形成することで、
アンチモンのコーティング下層とアンチモンのコーティング上層との間にInAsの量子ドット構造を挟み、アンチモンの原子・分子でInAsの量子ドット構造を覆うことで、巨大ドットの形成を抑制すると共に半導体微細構造の周囲をコーティングする
ことを特徴とする半導体光デバイスの製造方法。 - 請求項1に記載の方法によって製造された光デバイスであって、
InAsの量子ドット構造を有する半導体微細構造の周囲がアンチモンの原子・分子によってコーティングされた
ことを特徴とする半導体光デバイス。 - 半導体微細構造が、量子ドット構造を量子井戸構造で挟む構造である
請求項2に記載する半導体光デバイス。 - 半導体の基板がGaAsであり、量子井戸構造がInGaAsである
請求項2または3に記載の半導体光デバイス。 - 請求項2ないし4のいずれかに記載の半導体光デバイスを有し、波長1〜2ミクロン帯動作可能である
ことを特徴とする光通信用半導体デバイス。 - 光通信用半導体デバイスが、半導体発光ダイオード、または、半導体スーパールミネッセンスダイオード、半導体レーザ、半導体光増幅器、半導体光変調器、半導体過飽和吸収素子のいずれかである
請求項5に記載の光通信用半導体デバイス。
