nコンタクト電極を形成する外周線路部130fは、幅wfが20μmの正方形の枠状であって、その外周の正方形の一辺は520μm、内周の正方形の一辺は480μmである。当該正方形の枠の2箇所の頂点である一辺が20μmの正方形部分は、nコンタクト電極を形成する大面積部130pと重なっている。
内側線路部130gは幅wgが15μmの4本の帯状であって、正方形の枠状の外周線路部130fに囲まれたの内部領域を9つの領域に分割している。外周線路部130fと内側線路部130gに囲まれた9つの領域は、いずれも1辺が150μmの正方形である。
図6でハッチングを施されていない部分は、n型層11の露出した表面11sである。
また、本実施例では図6のように、pコンタクト電極121の形成範囲を示す正方形PQRSの外部には、nコンタクト電極のn型層11とのオーミック接触領域が無い設計としたが、これは本願発明を限定するものではない。nコンタクト電極のn型層11とのオーミック接触領域の範囲は、下方に形成されるpコンタクト電極121の平面図における形成範囲を超えても良い。

図8は、実施例2に係る発光ダイオード2000のp型層12のpコンタクト電極121と接触する側における、高抵抗面12sr’、低抵抗面12s−sq’及び12s−L、及びpコンタクト電極121とオーミック接触しない外周面12sfの区分を示す平面図である。
図8の図5との違いは、低抵抗面12s−sq’が一辺が460μmの1個の正方形領域であること、これに応じて高抵抗面12sr’に格子状の領域が無いことである。その他は図5と全く同様であり、平面図が直線AC及びBDについて各々線対称であることも同様である。例えば低抵抗面12s−sq’と低抵抗面12s−Lとは高抵抗面12sr’の幅40μmの帯状の領域で隔てられている。
