本発明の実施の態様である半導体素子について図1乃至図8に記載の図面を例に挙げながら説明する。
本実施の形態では図1〜図8とは異なる構成を有する本発明の半導体素子を図9〜図12を参照しながら説明する。
本発明の半導体素子の作製方法について図2(C)を例に挙げて図13を参照しながら説明する。
本実施の形態では実施の形態1または2に記載の半導体素子を用いた本発明の発光装置について説明する。なお、本発明の発光装置は発光素子を有する画素部が形成されたパネル、該パネルにICなどの半導体素子を制御する手段が実装されたモジュール、外部にICなどの半導体素子を制御する手段を備えるモジュールとをその範疇に含む。
実施の形態4に示したような発光装置は、図15(A)、(B)、(C)に示すように、電話機や、テレビ受像機等に実装することができる。また、IDカードの様な個人情報を管理する機能を有するカード等に実装してもよい。
本発明の他の実施の形態として実施の形態1又は2に記載の半導体素子を可撓性を有する発光装置に適用した例について図16を参照しながら示す。

Claims (8)
- 第1の電極と、
有機化合物を含む半導体層と、
前記第1の電極と前記半導体層とを電気的に絶縁する絶縁膜と、
前記半導体層に電子を注入する第2の電極と、
前記半導体層に正孔を注入する第3の電極とを有し、
前記第3の電極は、第1の導電層と、第1の層とを有し、
前記第2の電極は、第2の導電層と、第2の層とを有し、
前記第1の層は、正孔輸送性を有する有機化合物と、金属酸化物とを含み、
前記第2の層は、電子輸送性を有する有機化合物と、アルカリ金属又はアルカリ土類金属とを含み、
前記第1の導電層、前記第2の導電層、前記第1の層、及び前記第2の層は、前記半導体層に接することを特徴とする半導体素子。 - 第1の電極と、
有機化合物を含む半導体層と、
前記第1の電極と前記半導体層とを電気的に絶縁する絶縁膜と、
前記半導体層に電子を注入する第2の電極と、
前記半導体層に正孔を注入する第3の電極とを有し、
前記第3の電極は、第1の導電層と、第1の層とを有し、
前記第2の電極は、第2の層と、第3の層と、第2の導電層とを有し、
前記第1の層及び前記第3の層は、正孔輸送性を有する有機化合物と、金属酸化物とを含み、
前記第2の層は、電子輸送性を有する有機化合物と、アルカリ金属又はアルカリ土類金属とを含み、
前記第1の層及び前記第3の層は前記半導体層に接することを特徴とする半導体素子。 - 第1の電極と、
有機化合物を含む半導体層と、
前記第1の電極と前記半導体層とを電気的に絶縁する絶縁膜と、
前記半導体層に電子を注入する第2の電極と、
前記半導体層に正孔を注入する第3の電極とを有し、
前記第3の電極は、第1の層と、第2の層と、第1の導電層とを有し、
前記第2の電極は、第3の層と、第4の層と、第2の導電層とを有し、
前記第1の層及び前記第3の層は、正孔輸送性を有する有機化合物と、金属酸化物とを含み、
前記第2の層及び前記第4の層は、電子輸送性を有する有機化合物と、アルカリ金属又はアルカリ土類金属とを含み、
前記第1の層及び前記第4の層は前記半導体層に接することを特徴とする半導体素子。 - 請求項3において、
前記第2の層及び前記第1の導電層のチャネル長方向の長さは、前記第1の層のチャネル長方向の長さよりも短く、
前記第3の層は、前記第4の層に覆われていることを特徴とする半導体素子。 - 請求項1乃至4のいずれか一項において、
前記第2の電極と前記第3の電極との間に電圧をかけた際、前記半導体層が発光することを特徴とする半導体素子。 - 請求項5において、
前記第1の電極にかける電圧を変化させることで発光輝度が変化することを特徴とする半導体素子。 - 請求項1乃至6のいずれか一項に記載の半導体素子を画素部に備え、
前記半導体素子を制御する手段を備えることを特徴とする発光装置。 - 請求項1乃至6のいずれか一項に記載の半導体素子を画素部に備え、
前記半導体素子を制御する手段を備えた表示部を有することを特徴とする電気機器。
