Description
The present invention relates to a probe member used for electrical inspection of a circuit device, a manufacturing method thereof, and its application. More specifically, for example, electrical inspection of a plurality of integrated circuits formed on a wafer is performed in a wafer state. The present invention relates to a probe member used for performing, a manufacturing method thereof, and an application thereof.
For example, in an electrical inspection of a circuit device such as a wafer on which a large number of integrated circuits are formed or an electronic component such as a semiconductor element, a probe device having inspection electrodes arranged in accordance with a pattern of electrodes to be inspected of a circuit device to be inspected. It is used. Conventionally, a probe device in which inspection electrodes (inspection probes) made of pins or blades are arranged is used as such a device.
When the circuit device to be inspected is a wafer on which a large number of integrated circuits are formed, it is necessary to arrange a large number of inspection probes in order to produce a probe device for wafer inspection. Becomes expensive. Further, when the pitch of the electrodes to be inspected is small, it is difficult to manufacture the probe device itself. In addition, since the wafer is generally warped, and the state of the warp varies depending on the product (wafer), each of the inspection probes of the probe apparatus can be stably applied to a large number of inspection electrodes of each wafer. In addition, it is practically difficult to ensure contact.
In order to cope with such a problem, in recent years, as an inspection probe for inspecting an integrated circuit formed on a wafer, an inspection circuit in which a plurality of inspection electrodes are formed according to a pattern of electrodes to be inspected on one surface. An anisotropic conductive sheet is arranged on one surface of the substrate, and a sheet-like probe in which a plurality of electrode structures extending through the insulating sheet in the thickness direction are arranged on the anisotropic conductive sheet is arranged on the anisotropic conductive sheet. Probe cards have been proposed (see Patent Document 1 (Japanese Patent Laid-Open No. 2001-15565) and Patent Document 2 (Japanese Patent Laid-Open No. 2002-184821)).
As such a probe card, Patent Document 3 (Japanese Patent No. 2922486) proposes a probe card having a structure as shown in FIG.
That is, as shown in FIG. 29, this probe card is provided with an
The anisotropic
The sheet-
Further, a ring-shaped
The
However, such a sheet-like probe has the following problems.
For example, in a wafer having a diameter of 8 inches or more, 5000 or 10,000 or more electrodes to be inspected are formed, and the pitch of these electrodes to be inspected is 160 μm or less. As a sheet-like probe for inspecting such a wafer, a probe having a large area corresponding to the wafer and having 5000 or 10,000 or more electrode structures arranged at a pitch of 160 μm or less is required. Become.
However, the material constituting the wafer, for example, silicon has a coefficient of linear thermal expansion of about 3.3 × 10 −6 / K, while the material constituting the insulating sheet of the sheet-like probe, for example, the linear heat coefficient of polyimide. The expansion coefficient is about 4.5 × 10 −5 / K.
Therefore, for example, when each of a wafer and a sheet-like probe each having a diameter of 30 cm at 25 ° C. is heated from 20 ° C. to 120 ° C., the change in diameter of the wafer is theoretically only 99 μm, The change in the diameter of the insulating sheet of the sheet-like probe reaches 1350 μm, and the difference in thermal expansion between them is 1251 μm.
Thus, when a large difference occurs in the absolute amount of thermal expansion in the surface direction between the wafer and the insulating sheet of the sheet-like probe, the peripheral edge of the insulating sheet is caused to have a linear heat equivalent to the linear thermal expansion coefficient of the wafer. Even when fixed by a support member having an expansion coefficient, it is difficult to reliably prevent displacement between the electrode structure and the electrode to be inspected due to temperature change during the burn-in test. Cannot be maintained stably.
Further, even if the inspection object is a small circuit device, if the pitch of the electrodes to be inspected is 50 μm or less, the positional deviation between the electrode structure and the electrodes to be inspected due to temperature change during the burn-in test. Since it is difficult to reliably prevent this, a good electrical connection state cannot be stably maintained.
By the way, in the probe card of Patent Document 3 as shown in FIG. 29, the semiconductor wafer is thermally expanded at the time of inspection, and even if there is a difference in thermal expansion coefficient between the sheet-
However, in the probe card of Patent Document 3, since the sheet-
Moreover, in the probe card of patent document 3 as shown in FIG. 29, since the sheet-
Furthermore, since the sheet-
In view of such a current situation, the present invention provides a good electrical connection in a burn-in test even if the object to be inspected is a large-area wafer having a diameter of 8 inches or more or a circuit device having a very small pitch of electrodes to be inspected. According to the present invention, on the anisotropic conductive connector, since it comprises a plurality of probe bodies that are joined corresponding to each conductive portion for connection and separated from each other, during the burn-in test, A positional shift between the electrode structure and the electrode to be inspected due to a temperature change can be reliably prevented.
In addition, according to the present invention, the conventional probe card is provided with a plurality of probe bodies that are joined to the anisotropic conductive connector in correspondence with the respective conductive portions for connection and are separated from each other.
By the way, the material constituting the elastic anisotropic

The liquid silicone rubber may be an addition type or a condensation type, but an addition type liquid silicone rubber is preferred. This addition-type liquid silicone rubber is cured by a reaction between a vinyl group and a Si—H bond, and is a one-pack type (one-component type) made of polysiloxane containing both a vinyl group and a Si—H bond. And a two-component type (two-component type) composed of a polysiloxane containing a vinyl group and a polysiloxane containing a Si-H bond. In the present invention, a two-component addition-type liquid silicone is used. It is preferable to use rubber.
As the addition type liquid silicone rubber, those having a viscosity at 23 ° C. of 100 to 1,250 Pa · s are preferably used, more preferably 150 to 800 Pa · s, and particularly preferably 250 to 500 Pa · s. It is.
When the viscosity is less than 100 Pa · s, the molding material for obtaining the elastic anisotropic
On the other hand, when this viscosity exceeds 1,250 Pa · s, the molding material obtained is high in viscosity, so that it may be difficult to form a molding material layer in the mold. Even when a parallel magnetic field is applied to the material layer, the conductive particles do not move sufficiently, and it may be difficult to orient the conductive particles so as to be aligned in the thickness direction.
The viscosity of such an addition type liquid silicone rubber can be measured by a B type viscometer.

(2-2) Preparation of anisotropic conductive connector On the other hand, the anisotropic

As the material, for example, an acrylic dry film resist, an epoxy liquid resist, a polyimide liquid resist, or other photoresist can be used.
As a method for applying the molding material to the molding surfaces of the
Next, as shown in FIG. 14, the
Then, the
Further, by superimposing these, as shown in FIG. 15, a molding material layer of a desired form (form of the elastic anisotropic
As shown in FIG. 16, the
It is contained in a dispersed state throughout.
Thus, by disposing the
Thereafter, for example, a pair of electromagnets are arranged on the upper surface of the
Thus, since the
As a result, in the
In this state, the elastic anisotropic
The elastic anisotropic
As a result, the elastic anisotropic
In the above, it is preferable that the strength of the external magnetic field applied to the portion to be the connecting
The curing treatment of the
According to the anisotropic conductive connector, the number average particle diameter of the conductive particles P is in a specific range in relation to the shortest width of the connecting
For this reason, the conductive particles P have an appropriate particle diameter in order to form the connection
Therefore, when the elastic anisotropic
Furthermore, the number of conductive particles P arranged in the thickness direction can be reduced. As a result, good conductivity can be obtained for all the connecting
In addition, since a coating layer made of a highly conductive metal having an appropriate thickness can be formed on the conductive particles P, the conductivity of the surface of the conductive particles P even when used repeatedly in a high temperature environment. It is suppressed that the property decreases.
Thereby, the sum total of the contact resistance between the conductive particles P of the conductive path formed in the connecting
Further, the elastic anisotropic
In the anisotropic conductive connector described above, a part of the
In this case, first, the
Further, in order to manufacture a large number of anisotropic
After the molding operation, a large number of anisotropically conductive connectors can be obtained by cutting the frame plate at perforations.
Here, processing of the frame plate, such as perforation, positioning hole processing, anisotropic conductive film placement hole processing, etc. in a lump without increasing the number of man-hours by using photolithography and etching. Can be processed.

The number of integrated circuits to be selected is appropriately selected in consideration of the size of the wafer, the number of integrated circuits formed on the wafer, the number of electrodes to be inspected of each integrated circuit, etc. For example, 16 or 32 , 64 and 128.
