【発明の属する技術分野】
本発明は、例えば回路装置相互間の電気的接続を行うために用いられる異方導電性コネクターおよびその応用製品に関し、更に詳しくは、ウエハに形成された複数の集積回路の各々の電気的検査をウエハの状態で行うためのコネクターとして好適な異方導電性コネクターおよびその応用製品に関する。

【従来の技術】
異方導電性エラストマーシートは、厚み方向にのみ導電性を示すもの、または厚み方向に加圧されたときに厚み方向にのみ導電性を示す加圧導電性導電部を有するものであり、ハンダ付けあるいは機械的嵌合などの手段を用いずにコンパクトな電気的接続を達成することが可能であること、機械的な衝撃やひずみを吸収してソフトな接続が可能であることなどの特長を有するため、このような特長を利用して、例えば電子計算機、電子式デジタル時計、電子カメラ、コンピューターキーボードなどの分野において、回路装置、例えばプリント回路基板とリードレスチップキャリアー、液晶パネルなどとの相互間の電気的な接続を達成するためのコネクターとして広く用いられている。

また、プリント回路基板や半導体集積回路などの回路装置の電気的検査においては、検査対象である回路装置の一面に形成された被検査電極と、検査用回路基板の表面に形成された検査用電極との電気的な接続を達成するために、電気回路部品の被検査電極領域と検査用回路基板の検査用電極領域との間に異方導電性エラストマーシートを介在させることが行われている。

従来、このような異方導電性エラストマーシートとしては、種々の構造のものが知られており、例えば特開昭51−93393号公報等には、金属粒子をエラストマー中に均一に分散して得られる異方導電性エラストマーシート(以下、これを「分散型異方導電性エラストマーシート」という。)が開示され、また、特開昭53−147772号公報等には、導電性磁性体粒子をエラストマー中に不均一に分布させることにより、厚み方向に伸びる多数の導電部と、これらを相互に絶縁する絶縁部とが形成されてなる異方導電性エラストマーシート(以下、これを「偏在型異方導電性エラストマーシート」という。)が開示され、更に、特開昭61−250906号公報等には、導電部の表面と絶縁部との間に段差が形成された偏在型異方導電性エラストマーシートが開示されている。
そして、偏在型異方導電性エラストマーシートは、接続すべき回路装置の電極パターンと対掌のパターンに従って導電部が形成されているため、分散型異方導電性エラストマーシートに比較して、接続すべき電極の配列ピッチすなわち隣接する電極の中心間距離が小さい回路装置などに対しても電極間の電気的接続を高い信頼性で達成することができる点で、有利である。

このような偏在型異方導電性エラストマーシートにおいては、接続すべき回路装置との電気的接続作業において、当該電気回路部品に対して特定の位置関係をもって保持固定することが必要である。
然るに、異方導電性エラストマーシートは柔軟で容易に変形しやすいものであって、その取扱い性が低いものであり、しかも、近年、電気製品の小型化あるいは高密度配線化に伴い、これに使用される回路装置は、電極数が増加し、電極の配列ピッチが一層小さくなって高密度化する傾向にあるため、回路装置相互間の電気的接続や、回路装置の電気的検査における検査電極との電気的接続を行う際に、偏在型異方導電性エラストマーシートの位置合わせおよび保持固定が困難になりつつある。
また、回路装置の電気的検査においては、検査対象である回路装置の潜在的欠陥を発現させるため、当該回路装置を所定の温度に加熱した状態でその電気的検査を実行するバーンイン試験やヒートサイル試験が行われているが、このような試験においては、一旦は回路装置と偏在型異方導電性エラストマーシートとの所要の位置合わせおよび保持固定が実現された場合であっても、温度変化による熱履歴を受けると、熱膨張および熱収縮による応力の程度が、検査対象である回路装置を構成する材料と偏在型異方導電性エラストマーシートを構成する材料との間で異なるため、電気的接続状態が変化して安定な接続状態が維持されない、という問題がある。

このような問題を解決するため、開口を有する金属製のフレーム板と、このフレーム板の開口に配置され、その周縁部が当該フレーム板の開口縁部に支持された異方導電性エラストマーシートとよりなる異方導電性コネクターが提案されている(特開平11−40224号公報参照)。

上記の異方導電性コネクターによれば、異方導電性エラストマーシートが金属板に支持されているため、変形しにくくて取扱いやすく、また、予め支持体に位置決め用マーク(例えば孔)を形成することにより、回路装置の電気的接続作業において、当該回路装置に対する位置合わせおよび保持固定を容易に行うことができ、しかも、支持体を構成する材料として熱膨張率の小さいものを用いることにより、異方導電性シートの熱膨張および熱収縮が支持体によって規制されるため、温度変化による熱履歴を受けた場合にも、良好な電気的接続状態が安定に維持される。

【発明が解決しようとする課題】
しかしながら、このような異方導電性コネクターは、以下のような問題を有することが判明した。
上記の異方導電性コネクターにおいては、異方導電性エラストマーシートにおける周辺部は、フレーム板によって支持される被支持部として利用されるので、当該周辺部には、例えば回路装置の電極との電気的接続を行うための導電部が全く形成されていない。従って、異方導電性エラストマーシートの周辺部には、相当に大きい領域の絶縁部が存在するため、当該異方導電性コネクターの使用方法や使用環境によっては、当該異方導電性エラストマーシートにおける周辺部の表面が静電気を帯びて種々の問題が生じる。
例えば、異方導電性コネクターを回路装置の電気的検査に用いる場合には、検査すべき回路装置と検査用回路基板との間に異方導電性コネクターを介在させ、この異方導電性コネクターにおける異方導電性エラストマーシートを加圧することにより、検査すべき回路装置と検査用回路基板との電気的接続を達成して電気的検査が行われるが、加圧動作および剥離動作によって電荷が発生しやすく、多数の回路装置の電気的検査を連続して行うことにより、異方導電性エラストマーシートにおける周辺部の表面に電荷が蓄積され、高い電圧の静電気を帯びることになる。
そして、当該静電気が異方導電性エラストマーシートの導電部を介して放電することにより、異方導電性エラストマーシートの導電部や検査用回路基板における配線回路だけでなく、検査対象である回路装置にまで悪影響を与えることがあり、その結果、異方導電性エラストマーシートや検査用回路基板が故障したり、検査対象である被検査回路装置が破壊するおそれがある。
また、異方導電性エラストマーシートの表面に電荷が蓄積されて静電気を帯びると、当該静電気によって、検査すべき回路装置が異方導電性エラストマーシートに貼りつくため、検査作業を円滑に行うことが困難となる。

本発明は、以上のような事情に基づいてなされたものであって、その第1の目的は、接続すべき回路装置の電極のピッチが小さいものであっても、当該回路装置に対する位置合わせおよび保持固定を容易に行うことができ、しかも、静電気による悪影響を排除することができる異方導電性コネクターを提供することにある。
本発明の第2の目的は、上記の目的に加えて、更に、温度変化による熱履歴などの環境の変化に対しても良好な電気的接続状態が安定に維持される異方導電性コネクターを提供することにある。
本発明の第3の目的は、検査対象である回路装置の被検査電極のピッチが小さいものであっても、当該回路装置に対する位置合わせおよび保持固定を容易に行うことができ、しかも、静電気による悪影響を排除することができるプローブ部材を提供することにある。
本発明の第4の目的は、検査対象である回路装置の被検査電極のピッチが小さいものであっても、当該回路装置に対する位置合わせおよび保持固定を容易に行うことができ、しかも、静電気による悪影響を排除することができる回路装置の電気的検査装置を提供することにある。
本発明の第5の目的は、静電気による悪影響を排除することができる導電接続構造体を提供することにある。

【課題を解決するための手段】
本発明の異方導電性コネクターは、厚み方向に伸びる貫通孔が形成されたフレーム板と、このフレーム板の貫通孔内に配置され、当該貫通孔の周辺部に支持された弾性異方導電膜とよりなり、

【作用】
本発明の異方導電性コネクターによれば、弾性異方導電膜における被支持部に除電用導電部が形成されているため、この除電用導電部がフレーム板を介してアースに電気的に接続されることにより、当該弾性異方導電膜の表面に生じた静電気が当該除電用導電部を介して除電される。その結果、弾性異方導電膜の表面に電荷が蓄積されることを防止または抑制することができるので、静電気による悪影響を排除することができる。

【発明の実施の形態】
以下、本発明の実施の形態について詳細に説明する。
〔異方導電性コネクター〕
図1は、本発明に係る異方導電性コネクターの一例を示す平面図、図2は、図1に示す異方導電性コネクターの一部を拡大して示す平面図、図3は、図1に示す異方導電性コネクターにおける弾性異方導電膜を拡大して示す平面図、図4は、図1に示す異方導電性コネクターにおける弾性異方導電膜を拡大して示す説明用断面図である。

図1に示す異方導電性コネクターは、例えば複数の集積回路が形成されたウエハについて当該集積回路の各々の電気的検査をウエハの状態で行うために用いられるものであって、図2に示すように、それぞれ厚み方向に貫通して伸びる複数の貫通孔11(破線で示す)が形成されたフレーム板10を有する。このフレーム板10の貫通孔11は、検査対象であるウエハにおける集積回路の被検査電極が形成された電極領域のパターンに対応して形成されている。フレーム板10の各貫通孔11内には、厚み方向に導電性を有する弾性異方導電膜20が、当該フレーム板10の当該貫通孔11の周辺部に支持された状態で配置されている。また、この例におけるフレーム板10には、後述する製造方法において、フレーム板10の貫通孔11内に弾性異方導電膜20を形成する際のガス抜き用の孔15が形成されている。

弾性異方導電膜20は、その基材が弾性高分子物質よりなり、図3に示すように、厚み方向(図3において紙面と垂直な方向)に伸びる複数の接続用導電部22と、この接続用導電部22の各々の周囲に形成され、当該接続用導電部22の各々を相互に絶縁する絶縁部23とよりなる機能部21を有し、当該機能部21は、フレーム板10の貫通孔11に位置するよう配置されている。この機能部21の周縁には、フレーム板10における貫通孔11の周辺部に固定支持された被支持部25が、当該機能部21に一体に連続して形成されている。具体的には、この例における被支持部25は、二股状に形成されており、フレーム板10における貫通孔11の周辺部を把持するよう密着した状態で固定支持されている。
弾性異方導電膜20の機能部21における接続用導電部22には、図4に示すように、磁性を示す導電性粒子Pが厚み方向に並ぶよう配向した状態で密に含有されている。これに対して、絶縁部23は、導電性粒子Pが全く或いは殆ど含有されていないものである。
また、図示の例では、弾性異方導電膜20における機能部21の両面には、接続用導電部22およびその周辺部分が位置する個所に、それ以外の表面から突出する突出部24が形成されている。

弾性異方導電膜20における被支持部25には、フレーム板10を介してアースに接続される厚み方向に導電性を示す除電用導電部26が形成されている。この例においては、被支持部25は、導電性粒子Pが厚み方向に並ぶよう配向した状態で含有されてなり、これにより、被支持部25全体が除電用導電部26とされている。

フレーム板10の厚みは、その材質によって異なるが、30〜600μmであることが好ましく、より好ましくは40〜400μmである。
この厚みが30μm未満である場合には、異方導電性コネクターを使用する際に必要な強度が得られず、耐久性が低いものとなりやすく、また、当該フレーム板10の形状が維持される程度の剛性が得られず、異方導電性コネクターの取扱い性が低いものとなる。一方、厚みが600μmを超える場合には、貫通孔11に形成される弾性異方導電膜20は、その厚みが過大なものとなって、接続用導電部22における良好な導電性および隣接する接続用導電部22間における絶縁性を得ることが困難となることがある。
フレーム板10の貫通孔11における面方向の形状および寸法は、検査対象であるウエハの被検査電極の寸法、ピッチおよびパターンに応じて設計される。

フレーム板10の基材を構成する材料としては、当該フレーム板10が容易に変形せず、その形状が安定に維持される程度の剛性を有するものであれば特に限定されず、例えば、金属材料、セラミックス材料、樹脂材料などの種々の材料を用いることができる。
フレーム板10の基材を構成する金属材料の具体例としては、鉄、銅、ニッケル、クロム、コバルト、マグネシウム、マンガン、モリブデン、インジウム、鉛、パラジウム、チタン、タングステン、アルミニウム、金、白金、銀などの金属またはこれらを2種以上組み合わせた合金若しくは合金鋼などが挙げられる。
フレーム板10の基材を構成する樹脂材料の具体例としては、液晶ポリマー、ポリイミド樹脂などが挙げられる。

本発明の異方導電性コネクターにおいて、弾性異方導電膜20の除電用導電部26は、フレーム板10を介してアースに電気的に接続されるが、フレーム板10の基材として絶縁性の材料を用いる場合には、フレーム板10の表面に、金属層等の導電層やプリント配線などを形成し、これらによって、除電用導電部26をアースに電気的に接続すればよい。

また、フレーム板10は、後述する方法により、弾性異方導電膜20における被支持部25に導電性粒子Pを容易に含有させることができる点で、少なくとも貫通孔11の周辺部すなわち弾性異方導電膜20を支持する部分が磁性を示すもの、具体的にはその飽和磁化が0.1wb/m2 以上のものであることが好ましく、特に、当該フレーム板10の作製が容易な点で、フレーム板10全体が磁性体により構成されていることが好ましい。
このようなフレーム板10を構成する磁性体の具体例としては、鉄、ニッケル、コバルト若しくはこれらの磁性金属の合金またはこれらの磁性金属と他の金属との合金若しくは合金鋼などが挙げられる。

また、フレーム板10を構成する材料としてはは、線熱膨張係数が3×10-5/K以下のものを用いることが好ましく、より好ましくは2×10-5〜1×10-6/K、特に好ましくは6×10-6〜1×10-6/Kである。
このような材料の具体例としては、インバーなどのインバー型合金、エリンバーなどのエリンバー型合金、スーパーインバー、コバール、42合金などの磁性金属の合金または合金鋼などが挙げられる。

弾性異方導電膜20の全厚(図示の例では接続用導電部22における厚み)は、50〜3000μmであることが好ましく、より好ましくは70〜2500μm、特に好ましくは100〜2000μmである。この厚みが50μm以上であれば、十分な強度を有する弾性異方導電膜20が確実に得られる。一方、この厚みが3000μm以下であれば、所要の導電性特性を有する接続用導電部22が確実に得られる。
突出部24の突出高さは、その合計が当該突出部24における厚みの10%以上であることが好ましく、より好ましくは20%以上である。このような突出高さを有する突出部24を形成することにより、小さい加圧力で接続用導電部22が十分に圧縮されるため、良好な導電性が確実に得られる。
また、突出部24の突出高さは、当該突出部24の最短幅または直径の100%以下であることが好ましく、より好ましくは70%以下である。このような突出高さを有する突出部24を形成することにより、当該突出部24が加圧されたときに座屈することがないため、所期の導電性が確実に得られる。
また、被支持部25の厚み(二股部分の一方の厚み)は、5〜600μmであることが好ましく、より好ましくは10〜500μm、特に好ましくは20〜400μmである。
被支持部25における除電用導電部26の導電性は、当該弾性異方導電膜20の表面に生じた静電気が除電される程度のものであればよく、例えば厚み方向に3%圧縮した状態において、厚み方向の体積固有抵抗が10Ω・m以下であればよい。

弾性異方導電膜20を構成する弾性高分子物質としては、架橋構造を有する耐熱性の高分子物質が好ましい。かかる架橋高分子物質を得るために用いることができる硬化性の高分子物質形成材料としては、種々のものを用いることができ、その具体例としては、シリコーンゴム、ポリブタジエンゴム、天然ゴム、ポリイソプレンゴム、スチレン−ブタジエン共重合体ゴム、アクリロニトリル−ブタジエン共重合体ゴムなどの共役ジエン系ゴムおよびこれらの水素添加物、スチレン−ブタジエン−ジエンブロック共重合体ゴム、スチレン−イソプレンブロック共重合体などのブロック共重合体ゴムおよびこれらの水素添加物、クロロプレン、ウレタンゴム、ポリエステル系ゴム、エピクロルヒドリンゴム、エチレン−プロピレン共重合体ゴム、エチレン−プロピレン−ジエン共重合体ゴム、軟質液状エポキシゴムなどが挙げられる。
これらの中では、シリコーンゴムが、成形加工性および電気特性の点で好ましい。

シリコーンゴムとしては、液状シリコーンゴムを架橋または縮合したものが好ましい。液状シリコーンゴムは、その粘度が歪速度10-1secで105 ポアズ以下のものが好ましく、縮合型のもの、付加型のもの、ビニル基やヒドロキシル基を含有するものなどのいずれであってもよい。具体的には、ジメチルシリコーン生ゴム、メチルビニルシリコーン生ゴム、メチルフェニルビニルシリコーン生ゴムなどを挙げることができる。

これらの中で、ビニル基を含有する液状シリコーンゴム(ビニル基含有ポリジメチルシロキサン)は、通常、ジメチルジクロロシランまたはジメチルジアルコキシシランを、ジメチルビニルクロロシランまたはジメチルビニルアルコキシシランの存在下において、加水分解および縮合反応させ、例えば引続き溶解−沈殿の繰り返しによる分別を行うことにより得られる。
また、ビニル基を両末端に含有する液状シリコーンゴムは、オクタメチルシクロテトラシロキサンのような環状シロキサンを触媒の存在下においてアニオン重合し、重合停止剤として例えばジメチルジビニルシロキサンを用い、その他の反応条件(例えば、環状シロキサンの量および重合停止剤の量)を適宜選択することにより得られる。ここで、アニオン重合の触媒としては、水酸化テトラメチルアンモニウムおよび水酸化n−ブチルホスホニウムなどのアルカリまたはこれらのシラノレート溶液などを用いることができ、反応温度は、例えば80〜130℃である。
このようなビニル基含有ポリジメチルシロキサンは、その分子量Mw(標準ポリスチレン換算重量平均分子量をいう。以下同じ。)が10000〜40000のものであることが好ましい。また、得られる弾性異方導電膜20の耐熱性の観点から、分子量分布指数(標準ポリスチレン換算重量平均分子量Mwと標準ポリスチレン換算数平均分子量Mnとの比Mw/Mnの値をいう。以下同じ。)が2以下のものが好ましい。

一方、ヒドロキシル基を含有する液状シリコーンゴム(ヒドロキシル基含有ポリジメチルシロキサン)は、通常、ジメチルジクロロシランまたはジメチルジアルコキシシランを、ジメチルヒドロクロロシランまたはジメチルヒドロアルコキシシランの存在下において、加水分解および縮合反応させ、例えば引続き溶解−沈殿の繰り返しによる分別を行うことにより得られる。
また、環状シロキサンを触媒の存在下においてアニオン重合し、重合停止剤として、例えばジメチルヒドロクロロシラン、メチルジヒドロクロロシランまたはジメチルヒドロアルコキシシランなどを用い、その他の反応条件(例えば、環状シロキサンの量および重合停止剤の量)を適宜選択することによっても得られる。ここで、アニオン重合の触媒としては、水酸化テトラメチルアンモニウムおよび水酸化n−ブチルホスホニウムなどのアルカリまたはこれらのシラノレート溶液などを用いることができ、反応温度は、例えば80〜130℃である。

このようなヒドロキシル基含有ポリジメチルシロキサンは、その分子量Mwが10000〜40000のものであることが好ましい。また、得られる弾性異方導電膜20の耐熱性の観点から、分子量分布指数が2以下のものが好ましい。

ヒドロシリル化反応の触媒として使用し得るものの具体例としては、塩化白金酸およびその塩、白金−不飽和基含有シロキサンコンプレックス、ビニルシロキサンと白金とのコンプレックス、白金と1,3−ジビニルテトラメチルジシロキサンとのコンプレックス、トリオルガノホスフィンあるいはホスファイトと白金とのコンプレックス、アセチルアセテート白金キレート、環状ジエンと白金とのコンプレックスなどの公知のものが挙げられる。
硬化触媒の使用量は、高分子物質形成材料の種類、硬化触媒の種類、その他の硬化処理条件を考慮して適宜選択されるが、通常、高分子物質形成材料100重量部に対して3〜15重量部である。

これらの中では、ニッケル粒子を芯粒子とし、その表面に金や銀などの導電性の良好な金属のメッキを施したものを用いることが好ましい。
芯粒子の表面に導電性金属を被覆する手段としては、特に限定されるものではないが、例えば無電解メッキにより行うことができる。

導電性粒子Pとして、芯粒子の表面に導電性金属が被覆されてなるものを用いる場合には、良好な導電性が得られる観点から、粒子表面における導電性金属の被覆率(芯粒子の表面積に対する導電性金属の被覆面積の割合)が40%以上であることが好ましく、さらに好ましくは45%以上、特に好ましくは47〜95%である。
また、導電性金属の被覆量は、芯粒子の2.5〜50重量%であることが好ましく、より好ましくは3〜30重量%、さらに好ましくは3.5〜25重量%、特に好ましくは4〜20重量%である。被覆される導電性金属が金である場合には、その被覆量は、芯粒子の3〜30重量%であることが好ましく、より好ましくは3.5〜25重量%、さらに好ましくは4〜20重量%、特に好ましくは4.5〜10重量%である。また、被覆される導電性金属が銀である場合には、その被覆量は、芯粒子の3〜30重量%であることが好ましく、より好ましくは4〜25重量%、さらに好ましくは5〜23重量%、特に好ましくは6〜20重量%である。

また、導電性粒子Pの形状は、特に限定されるものではないが、高分子物質形成材料中に容易に分散させることができる点で、球状のもの、星形状のものあるいはこれらが凝集した2次粒子による塊状のものであることが好ましい。

また、導電性粒子Pの含水率は、5%以下であることが好ましく、より好ましくは3%以下、さらに好ましくは2%以下、特に好ましくは1%以下である。このような条件を満足する導電性粒子Pを用いることにより、後述する製造方法において、成形材料層を硬化処理する際に、当該成形材料層内に気泡が生ずることが防止または抑制される。

高分子物質形成材料中には、必要に応じて、通常のシリカ粉、コロイダルシリカ、エアロゲルシリカ、アルミナなどの無機充填材を含有させることができる。このような無機充填材を含有させることにより、得られる成形材料のチクソトロピー性が確保され、その粘度が高くなり、しかも、導電性粒子Pの分散安定性が向上すると共に、硬化処理されて得られる弾性異方導電膜20の強度が高くなる。
このような無機充填材の使用量は、特に限定されるものではないが、あまり多量に使用すると、後述する製造方法において、磁場による導電性粒子Pの移動が大きく阻害されるため、好ましくない。

一方、下型65においては、基板66の上面に、成形すべき弾性異方導電膜20の接続用導電部22の配置パターンと同一のパターンに従って強磁性体層67が形成され、この強磁性体層67以外の個所には、非磁性体層68が形成されており、これらの強磁性体層67および非磁性体層68によって成形面が形成されている。また、下型65の成形面には、成形すべき弾性異方導電膜20における突出部24に対応して凹所68aが形成されている。

仮に、加圧動作および剥離動作を繰り返し行うことによって弾性異方導電膜20の表面が静電気を帯び、当該静電気が放電する場合であっても、その放電が除電用導電部26において生じる結果、接続用導電部22などに与える影響が排除され、高い安全性でウエハの電気的検査を行うことができる。

また、弾性異方導電膜20における熱による面方向の膨張がフレーム板10によって規制されるため、フレーム板10を構成する材料として線熱膨張係数の小さいものを用いることにより、温度変化による熱履歴を受けた場合にも、ウエハに対する良好な電気的接続状態が安定に維持される。

弾性異方導電膜20は、その基材が弾性高分子物質よりなり、接続すべき回路装置の電極のパターンに対応するパターンに従って配置された厚み方向に伸びる複数の接続用導電部22と、この接続用導電部22の各々の周囲に形成され、当該接続用導電部22の各々を相互に絶縁する絶縁部23とよりなる機能部21を有し、当該機能部21は、フレーム板10の貫通孔11に位置するよう配置されている。この機能部21の周縁には、フレーム板10における貫通孔11の周辺部に固定支持された被支持部25が、当該機能部21に一体に連続して形成されている。具体的には、この例における被支持部25は、二股状に形成されており、フレーム板10における貫通孔11の周辺部を把持するよう密着した状態で固定支持されている。そして、この被支持部25には、厚み方向に導電性を示す複数の円柱状の除電用導電部26が、フレーム板10の貫通孔の周壁に沿って互いに離間して形成されている。
フレーム板10および弾性異方導電膜20を構成する材料は、前述の図1〜図4に示す異方導電性コネクターと同様である。

また、プローブ部材1における検査用回路基板30の裏面(図において上面)には、当該プローブ部材1を下方に加圧する加圧板3が設けられ、プローブ部材1の下方には、検査対象であるウエハ6が載置されるウエハ載置台4が設けられており、加圧板3およびウエハ載置台4の各々は、加熱器5に接続されている。

絶縁性シート41としては、絶縁性を有する柔軟なものであれば特に限定されるものではなく、例えばポリイミド樹脂、液晶ポリマー、ポリエステル、フッ素系樹脂などよりなる樹脂シート、繊維を編んだクロスに上記の樹脂を含浸したシートなどを用いることができる。
また、絶縁性シート41の厚みは、当該絶縁性シート41が柔軟なものであれば特に限定されないが、10〜50μmであることが好ましく、より好ましくは10〜25μmである。

電極構造体42を構成する金属としては、ニッケル、銅、金、銀、パラジウム、鉄などを用いることができ、電極構造体42としては、全体が単一の金属よりなるものであっても、2種以上の金属の合金よりなるものまたは2種以上の金属が積層されてなるものであってもよい。

電極構造体42における表面電極部43の突出高さは、ウエハ6の被検査電極7に対して安定な電気的接続を達成することができる点で、15〜50μmであることが好ましく、より好ましくは15〜30μmである。また、表面電極部43の径は、ウエハ6の被検査電極の寸法およびピッチに応じて設定されるが、例えば30〜80μmであり、好ましくは30〜50μmである。
電極構造体42における裏面電極部44の径は、短絡部45の径より大きく、かつ、電極構造体42の配置ピッチより小さいものであればよいが、可能な限り大きいものであることが好ましく、これにより、異方導電性コネクター2の弾性異方導電膜20における接続用導電部22に対しても安定な電気的接続を確実に達成することができる。また、裏面電極部44の厚みは、強度が十分に高くて優れた繰り返し耐久性が得られる点で、20〜50μmであることが好ましく、より好ましくは35〜50μmである。
電極構造体42における短絡部45の径は、十分に高い強度が得られる点で、30〜80μmであることが好ましく、より好ましくは30〜50μmである。

シート状コネクター40は、例えば以下のようにして製造することができる。
すなわち、絶縁性シート41上に金属層が積層されてなる積層材料を用意し、この積層材料における絶縁性シート41に対して、レーザ加工、ドライエッチング加工等によって、当該絶縁性シート41の厚み方向に貫通する複数の貫通孔を、形成すべき電極構造体42のパターンに対応するパターンに従って形成する。次いで、この積層材料に対してフォトリソグラフィーおよびメッキ処理を施すことによって、絶縁性シート41の貫通孔内に金属層に一体に連結された短絡部45を形成すると共に、当該絶縁性シート41の表面に、短絡部45に一体に連結された突起状の表面電極部43を形成する。その後、積層材料における金属層に対してフォトエッチング処理を施してその一部を除去することにより、裏面電極部44を形成して電極構造体42を形成し、以てシート状コネクター40が得られる。

このような電気的検査装置においては、ウエハ載置台4上に検査対象であるウエハ6が載置され、次いで、加圧板3によってプローブ部材1が下方に加圧されることにより、そのシート状コネクター40の電極構造体42における表面電極部43の各々が、ウエハ6の被検査電極7の各々に接触し、更に、当該表面電極部43の各々によって、ウエハ6の被検査電極7の各々が加圧される。この状態においては、異方導電性コネクター2の弾性異方導電膜20における接続用導電部22の各々は、検査用回路基板30の検査電極31とシート状コネクター40の電極構造体42の表面電極部43とによって挟圧されて厚み方向に圧縮されており、これにより、当該接続用導電部22にはその厚み方向に導電路が形成され、その結果、ウエハ6の被検査電極7と検査用回路基板30の検査電極31との電気的接続が達成される。その後、加熱器5によって、ウエハ載置台4および加圧板3を介してウエハ6が所定の温度に加熱され、この状態で、当該ウエハ6における複数の集積回路の各々について所要の電気的検査が実行される。

このような電気的検査装置によれば、検査対象であるウエハ6の被検査電極7との電気的接続を行うために、前述の異方導電性コネクター2を有するプローブ部材1が設けられており、この異方導電性コネクター2の弾性異方導電膜20における除電用導電部26がフレーム板10を介してアースに電気的に接続されているため、ウエハ6に対するプローブ部材1の加圧動作および剥離動作を繰り返し行うことによって、異方導電性コネクター2における弾性異方導電膜20の表面に生じる静電気を、除電用導電部26を介して除電することができ、その結果、電荷が弾性異方導電膜20の表面に蓄積されることを十分に抑制することができ、高い電位の静電気が生じることを防止することができ、従って、静電気による悪影響が排除され、高い効率で、かつ高い安全性でウエハ6の電気的検査を行うことができる。
仮に、プローブ部材1の加圧動作および剥離動作を繰り返し行うことによって、異方導電性コネクター2における弾性異方導電膜20の表面が静電気を帯び、当該静電気が放電する場合であっても、その放電が除電用導電部26において生じる結果、当該弾性異方導電膜20における接続用導電部22、検査用回路基板10および検査対象であるウエハ6などに与える影響が排除され、高い安全性でウエハ6の電気的検査を行うことができる。

また、異方導電性コネクター2においては、弾性異方導電膜20における熱による面方向の膨張がフレーム板10によって規制されるため、フレーム板10を構成する材料として線熱膨張係数の小さいものを用いることにより、温度変化による熱履歴を受けた場合にも、ウエハ6に対する良好な電気的接続状態が安定に維持される。
更に、異方導電性コネクター2におけるフレーム板10には、検査対象であるウエハ6における集積回路の被検査電極7が形成された電極領域に対応して複数の貫通孔が形成されているため、当該貫通孔の各々に配置される弾性異方導電膜20は面積が小さいものでよい。従って、熱履歴を受けた場合でも、弾性異方導電膜20の各々の面方向における熱膨張の絶対量が少ないため、ウエハ6が大面積のものであっても、当該ウエハ6に対して良好な電気的接続状態を安定に維持することができる。

〔導電接続構造体〕
図20は、本発明に係る導電接続構造体の一例における構成を示す説明用断面図である。この導電接続構造体においては、回路基板55上に、例えば図11および図12に示す構成の異方導電性コネクター2が、その弾性異方導電膜20の接続用導電部22が当該回路基板55の電極56上に位置するよう配置され、この異方導電性コネクター2におけるフレーム板10は、適宜の手段によってアースされている。異方導電性コネクター2上には、電子部品50が、その電極51が当該異方導電性コネクター2の弾性異方導電膜20における接続用導電部22上に位置するよう配置されている。そして、固定部材52によって、電子部品50および異方導電性コネクター2が、当該弾性異方導電膜20における接続用導電部22が電子部品50の電極51と回路基板55の電極56とによって挟圧された状態で、回路基板55に固定されていると共に、弾性異方導電膜20の接続用導電部22によって電子部品50の電極51が回路基板55の電極56に電気的に接続されている。16は、異方導電性コネクター2のフレーム板10に形成された位置決め用孔、57は、回路基板55に形成された位置決め用孔であり、フレーム板10の位置決め用孔16および回路基板55の位置決め用孔57の各々には、固定部材52の脚部が挿通されている。

〔他の実施の形態〕
本発明は、上記の実施の形態に限定されず、種々の変更を加えることが可能である。
例えば異方導電性コネクターにおいては、弾性異方導電膜20における突出部24は必須のものではなく、一面または両面が平坦面のもの、或いは凹所が形成されたものであってもよい。
また、フレーム板10が複数の貫通孔11を有するものである場合において、これらの貫通孔11に配置される弾性異方導電膜20の一部または全部が、1つの接続用導電部22を有するものであってもよい。
また、異方導電性コネクターの製造において、フレーム板10の基材として非磁性のものを用いる場合には、成形材料層20Aにおける除電用導電部26となる部分に磁場を作用させる方法として、当該フレーム板10の貫通孔11の周辺部に磁性体をメッキしてまたは磁性塗料を塗布して磁場を作用させる手段、金型60に、弾性異方導電膜20の被支持部25に対応して強磁性体層を形成して磁場を作用させる手段を利用することができる。

【実施例】
以下、本発明の具体的な実施例について説明するが、本発明は以下の実施例に限定されるものではない。

〈実施例1〉
下記の条件に従って、フレーム板および異方導電膜成形用の金型を作製した。

非磁性体層(64,68):材質;ドライフィルムレジストを硬化処理したもの,凹所(64a,68a)の寸法;直径1.1mm(円形),深さ0.4mm,凹所(64a,68a)以外の部分の厚み;0.5mm(凹所部分の厚み0.1mm)

付加型液状シリコーンゴム100重量部に、平均粒子径が20μmの導電性粒子100重量部を添加して混合し、その後、減圧による脱泡処理を施すことにより、弾性異方導電膜成形用の成形材料を調製した。以上において、導電性粒子としては、ニッケルよりなる芯粒子に金メッキが施されてなるもの(平均被覆量:芯粒子の重量の20重量%)を用いた。
上記の金型(60)の上型(61)および下型(65)の表面に、調製した成形材料をスクリーン印刷によって塗布することにより、成形材料層(20A)を形成し、下型(65)の成形面上に、厚みが0.4mmのSUS304よりなる下型側のスペーサー(69a)を介して上記のフレーム板(10)を位置合わせして重ね、更に、このフレーム板(10)上に、厚みが0.4mmのSUS304よりなる上型側のスペーサー(69b)を介して上型(61)を位置合わせして重ねた。
そして、上型(61)および下型(65)の間に形成された成形材料層(20A)に対し、強磁性体層(63,67)の間に位置する部分に、電磁石によって厚み方向に2Tの磁場を作用させながら、100℃、1時間の条件で硬化処理を施すことにより、縦横の幅がそれぞれ22mmで、接続用導電部(22)の厚みが2.0mm、接続用導電部(22)のピッチが2mm、絶縁部(23)の厚みが1.2mm、被支持部(25)の厚み(二股部分の一方の厚み)が0.4mmの弾性異方導電膜(20)を形成し、以て、異方導電性コネクターを製造した。

得られた異方導電性コネクターの弾性異方導電膜(20)における接続用導電部(22)および被支持部(25)中の導電性粒子の含有割合を調べたところ、体積分率で、接続用導電部(22)が30%、被支持部(25)が10%であった。
また、被支持部(25)をその厚み方向に3%圧縮した状態において、当該被支持部(25)の厚み方向の体積固有抵抗を測定したところ、3×10-1Ω・mであり、被支持部(25)全体が除電用導電部(26)とされているものであった。

〈比較例1〉
フレーム板(10)の材質をSUS304(飽和磁化0.01wb/m2 )に変更したこと以外は、実施例1と同様にして異方導電性コネクターを製造した。
得られた異方導電性コネクターの弾性異方導電膜(20)の被支持部(25)を観察したところ、いずれも導電性粒子が殆ど存在していないことが確認された。
また、被支持部(25)をその厚み方向に3%圧縮した状態において、当該被支持部(26)の厚み方向の体積固有抵抗を測定したところ、8×105 Ω・mであった。

〈比較例2〉
弾性異方導電膜成形用の成形材料の調製において、導電性粒子の使用量を100重量部から35重量部に変更したこと以外は、実施例1と同様にして異方導電性コネクターを製造した。
得られた異方導電性コネクターの弾性異方導電膜(20)における被支持部(25)中の導電性粒子の含有割合を調べたところ、体積分率で3.5%であった。
また、被支持部(25)をその厚み方向に3%圧縮した状態において、当該被支持部(26)の厚み方向の体積固有抵抗を測定したところ、3×102 Ω・mであり、当該被支持部(25)には除電用導電部が形成されていないものであった。

〔異方導電性コネクターの評価〕
実施例1および比較例1〜2に係る異方導電性コネクターの各々について、その性能評価を以下のようにして行った。
異方導電性コネクターの弾性異方導電膜における接続用導電部に対応するパターンに従って電極が形成された2つの電極板を用意し、一方の電極板上に異方導電性コネクターをその弾性異方導電膜における導電部の各々が当該電極板の電極上に位置するよう位置合わせした状態で固定し、この異方導電性コネクター上に、他方の電極板をその電極の各々が当該異方導電性コネクターの弾性異方導電膜における導電部上に位置するよう位置合わせした状態で固定した。
そして、温度25℃、相対湿度30%の環境下において、他方の電極板によって異方導電性コネクターの弾性異方導電膜をその接続用導電部の厚み方向の歪み率が25%となるよう加圧し、この状態で1秒間保持した後、異方導電性コネクターの弾性異方導電膜から他方の電極板を引き離し、更に、2秒間経過後に他方の電極板によって異方導電性コネクターの弾性異方導電膜を加圧した。この操作を1サイクルとして合計5000サイクル行った後、40秒間以内に異方導電性コネクターの弾性異方導電膜の表面電位を測定した。
以上において、表面電位の測定は、トレック・ジャパン製の表面電位測定装置「モデル520」を用い、図21に示すように、弾性異方導電膜20の機能部21における4つの個所A〜Dについて行った。
また、表面電位が50V以上である場合には、例えば回路装置の検査において、被検査回路装置に破壊等の悪影響を及ぼすおそれがある。
以上の結果を下記表1に示す。

表1の結果から明らかなように、実施例1に係る異方導電性コネクターによれば、測定個所A〜Dのいずれにおいても、表面電位の値が50V未満であり、長時間使用した場合であっても、弾性異方導電膜の表面に電荷が蓄積されることが抑制され、これにより、静電気による悪影響を排除することができることが確認された。
これに対し、比較例1〜2に係る異方導電性コネクターにおいては、測定個所A〜Dのいずれにおいても、表面電位の値が50V以上であり、長期間の使用により、異方導電膜の表面に電荷が蓄積され、高い電圧の静電気を帯びるものであった。

【発明の効果】
本発明の異方導電性コネクターによれば、弾性異方導電膜には、接続用導電部を有する機能部の周縁に被支持部が形成されており、この被支持部がフレーム板の貫通孔の周辺部に固定されているため、変形しにくくて取扱いやすく、また、例えばフレーム板に位置決め用マークを形成することにより、接続すべき回路装置との電気的接続作業において、当該回路装置に対する位置合わせおよび保持固定を容易に行うことができる。
そして、弾性異方導電膜における被支持部に除電用導電部が形成されているため、この除電用導電部がフレーム板を介してアースに電気的に接続されることにより、当該弾性異方導電膜の表面に生じた静電気が当該除電用導電部を介して除電される。その結果、弾性異方導電膜の表面に電荷が蓄積されることを防止または抑制することができるので、静電気による悪影響を排除することができる。
また、弾性異方導電膜における熱による面方向の膨張がフレーム板によって規制されるため、フレーム板を構成する材料として線熱膨張係数の小さいものを用いることにより、温度変化による熱履歴を受けた場合にも、接続すべき回路装置に対する良好な電気的接続状態が安定に維持される。

仮に、プローブ部材の加圧動作および剥離動作を繰り返し行うことによって、異方導電性コネクターにおける弾性異方導電膜の表面が静電気を帯び、当該静電気が放電する場合であっても、その放電が除電用導電部において生じる結果、当該弾性異方導電膜における接続用導電部および検査対象である回路装置などに与える影響が排除され、高い安全性で回路装置の電気的検査を行うことができる。

An anisotropic conductive elastomer sheet has conductivity only in the thickness direction, or has a pressure-conductive conductive portion that shows conductivity only in the thickness direction when pressed in the thickness direction, and is soldered. Or it has the features that it is possible to achieve a compact electrical connection without using mechanical fitting or other means, and that a soft connection is possible by absorbing mechanical shock and strain. Therefore, using such features, for example, in the fields of electronic computers, electronic digital watches, electronic cameras, computer keyboards, etc., circuit devices such as printed circuit boards and leadless chip carriers, liquid crystal panels, etc. It is widely used as a connector for achieving electrical connection.
