【発明の属する技術分野】
この発明は、検査や測定のために吸着載置テーブルに被測定対象物(たとえばウエハ)を吸引吸着させる際に使用するテーブル用アダプターや被測定対象物用アダプター、並びにこれらのアダプターを用いる異物検査装置に関するものである。

【従来の技術】
従来の載置テーブルは、一つのサイズのウエハを一つの吸着タイプのみで載置吸着するものであった。

小さいサイズ、例えば4インチや6インチなどのウエハを測定する場合には、略等間隔で一様な吸着孔を設けて、ウエハの略全面を吸着していた。

最近、描画サイズも微細化の一途をたどると共に、ウエハサイズが拡大され、8インチ用ウエハや12インチ用ウエハに関しては、従来あまり問題とされなかったウエハ裏面のゴミが問題にされるようになってきている。

【発明が解決しようとする課題】
検査装置は、ウエハのサイズが異なってくると、異なるサイズのウエハを一つの検査装置で検査したいという要望が生じてくる。

また、従来の測定データとの比較のためには、従来と同じ条件で検査することが望ましい。

このように、異なるサイズのウエハを測定することや、吸着タイプを変更することなどの要望が出ている。

しかし、従来の異物検査装置においては、1つの吸着載置テーブルは特定の1つのサイズのウエハを載置吸着するものであった。したがって、2種類以上のサイズのウエハに対しては、2種類以上の吸着載置テーブルを用いていた。つまり、2種類以上のサイズのウエハに対しては、2種類以上の異なるサイズの吸引チャックを用いていた。

本発明は、異なるサイズのウエハを測定することや、吸着タイプを変更することを可能にするアダプターと異物検査装置を提供することを目的とする。

【発明の実施の形態】
本発明は、検査や測定のために吸着載置テーブルに被測定対象物を吸引吸着させるアダプターや異物検査装置を改良したものである。とくに、異なるサイズの被測定対象物を吸引吸着させて、測定、計測を行うことを可能とする吸着載置テーブル用アダプターや被測定対象物用アダプター、並びにこれらのアダプターを用いる異物検査装置を改良したものである。

本発明の好ましい実施例においては、アダプターが第1接触面と第2接触面を有する。つまり、アダプターは、第1サイズ用吸着載置テーブルに取り付く第1接触面と、被測定対象物を吸引吸着させる第2サイズ用第2接触面とを有する。第1接触面は第1サイズを有し、第2接触面は第2サイズを有する。第1接触面と第2接触面は、全面吸着タイプ又は周辺吸着タイプである。これらのサイズやタイプの組合せの一例が表1に示されている。表1に示されている第1〜第8実施例は、あとで詳細に説明する。
