従来、有機エレクトロルミネッセンス(以下、有機ELと略記する)表示装置などの電気光学装置においては、基板上に複数の回路素子、陽極、正孔輸送層、EL物質などの電気光学物質で形成される発光層、また、陰極などが積層され、それらを封止基板によって基板との間に挟んで封止した構成を具備しているものがある。具体的には、ガラス基板等の透明基板上に、インジウム錫酸化物(ITO:Indium Tin Oxide)、酸化スズ(SnO2)、等の透明導電材料からなる陽極と、ポリチオフェン誘導体(以下、PEDOTと略記する)等のドーピング体からなる正孔輸送層と、Alq3等の発光物質からなる発光層と、Al等の高融点金属材料や金属化合物からなる陰極とを順次積層したものである。
このような電気光学装置においては、陽極側から注入された正孔と、陰極側から注入された電子とが、蛍光能を有する発光層内で再結合し、励起状態から失活する際に発光する現象を利用している。

この電気光学装置においては、正孔輸送層となるPEDOTにPSS(ポリスチレンスルフォン酸)をドープしたPEDOT:PSSが採用され、その一種であるバイトロン−p(Bytron-p:バイエル社製)などを好適に用いることが多い。
このPSSは、酸性材料であり、PEDOT:PSSを陽極上に積層形成すると、陽極の一部が溶解し、陽極とPEDOT:PSSは絡み合って密着し、渾然一体となった接合状態となる。
このように陽極とPEDOT:PSSとを密着させた接合状態にすることで、陽極と正孔輸送層との間においては、高い導電性が得られ、十分な電荷移動が行われるので、発光層は良好に発光する。

【発明が解決しようとする課題】
ところで、上記従来の電気光学装置においては、酸性のPEDOT:PSSにより高い導電性が得られる反面、陽極の溶解によって生成した金属イオンが発光層中に拡散してしまい、発光特性の悪化、発光物質の輝度の低下及び電気光学装置の短寿命化を招いてしまうという問題があった。

本発明は、このような事情を考慮してなされたもので、その目的は、PEDOT:PSS等を有した酸性溶液による陽極の溶解性を制御しつつ、発光特性を悪化させることなく発光物質の輝度を維持し、電気光学装置の長寿命化を図ると共に、製造コストを低減した電気光学装置及びその製造方法、並びにそのような電気光学装置を備えた電子機器を提供することにある。

【課題を解決するための手段】
上記の目的を達成するために、本発明は以下の手段を採用した。
即ち、対向する電極間に、発光層と、正孔輸送層とが形成された電気光学装置において、前記電極のうち少なくとも一方の電極はインジウム錫酸化物からなり、前記正孔輸送層は、ポリチオフェン誘導体にポリスチレンスルフォン酸が添加されたものであり、前記一方の電極は、前記正孔輸送層に添加された前記ポリスチレンスルフォン酸に対する溶解性が制御されており、前記一方の電極は、電気光学装置の検査を行うためのダミー領域にダミーパターンを有しており、前記一方の電極は、波長175nm〜254nmの紫外線を用いて、100〜300℃の温度範囲で20〜120分間UV−オゾン処理が施されていることを特徴とするものである。
ここで、対向する電極とは、陽極と陰極とによって構成され、発光層に対して正孔と電子を供給し、また、高い導電性を有した金属酸化物等の金属材料によって形成されたものである。
また、正孔輸送層とは、陽極の正孔を発光層に効率的に供給するものであり、例えば、PEDOT:PSS等によって構成されている。なお、この正孔輸送層は、広義として正孔注入層の機能を含むものとする。
また、正孔輸送層を形成する際に用いる酸性溶液とは、PEDOT:PSS等の正孔輸送層を形成する材料に、蒸発又は揮発可能な溶媒を加えて液状化させたものである。このような酸性溶液は、電極に対して後述のスピンコーティング法によって塗布され、又は後述の材料吐出法によって吐出された後に、乾燥処理が施されることで、溶媒が蒸発し、正孔輸送層が形成される。
従って、本発明によれば、陽極は正孔輸送層を形成する際に用いる酸性溶液に対する溶解性が制御されていることから、所望の耐酸性及び溶解性が得られ、基板上に形成された陽極とこの酸性溶液とが接触した際には、陽極と酸性溶液との界面において浸食反応が生じ、陽極の金属がイオン化し、この金属イオンは酸性溶液中に所定の濃度で一様に拡散する。この状態で基板を乾燥処理することによって、酸性溶液中の溶媒が蒸発し、所定の濃度の金属原子を備えたPEDOT:PSS等からなる正孔輸送層が形成される。このように陽極と正孔輸送層は絡み合って密着し、渾然一体となった接合状態となり、正孔輸送層にとって好適な導電性が得られ、好適に正孔輸送が行われる。
即ち、陽極と正孔輸送層との間においては、高い導電性が得られ、十分な電荷移動が行われるので、発光層は良好に発光し、陽極の溶解に起因する発光特性の悪化が抑制され、発光物質の輝度の維持及び電気光学装置の長寿命化を達成することができる。

また、本発明の電気光学装置は、先に記載の電気光学装置であり、電極はUV−オゾン処理又はO2プラズマ処理が施されていることを特徴とするものである。
ここで、UV−オゾン処理とは、O2(酸素)が供給され、かつ、所定の圧力に維持された容器内において、電極を有した基板が所定の温度に加熱され、この基板に対して175nm〜254nmの範囲の波長を有する紫外光を照射することでO2が活性化してオゾンが生成され、これが電極上の有機物等の不純物を除去して洗浄効果が促進されると共に、電極表面の物性を変化させるものである。例えば、電極がITO等の金属酸化物である場合、インジウム、錫及び酸素のストイキオメトリや、ITOの酸性溶液に対する溶解性及び抵抗値等が変化すると考えられている。
また、O2プラズマ処理とは、O2が供給され、かつ、所定の圧力に維持された容器内において、電極が形成された基板が所定の温度に維持され、容器内に設けられた平行平板電極やアンテナ等に印加された高周波電力よってプラズマが生成し、O2が励起分解され、これが電極上の有機物等の不純物を除去して洗浄効果が促進されると共に、電極表面の物性を変化させるものである。
従って、本発明によれば、先に記載の電気光学装置と同様の効果を奏すると共に、陽極の正孔輸送層を形成する際に用いる酸性溶液に対する溶解性がUV−オゾン処理又はO2プラズマ処理によって制御されるので、所望の耐酸性及び溶解性が得られ、好適な電気光学装置を提供することができる。

また、更に本発明の電気光学装置の製造方法は、対向する電極間に形成された発光層と正孔輸送層と、前記電極のうち少なくとも一方の電極と前記発光層と前記正孔輸送層とが形成された開口部を有するバンクとを有する電気光学装置の製造方法において、前記電極のうち少なくとも一方の電極をインジウム錫酸化物によって形成する工程と、ポリチオフェン誘導体にポリスチレンスルフォン酸が添加された前記正孔輸送層を形成する工程と、 前記正孔輸送層に添加された前記ポリスチレンスルフォン酸に対する、前記一方の電極の溶解性を制御するとともに、前記バンクに対するプラズマによるダメージを抑制するために、波長175nm〜254nmの紫外線を用いて、100〜300℃の温度範囲で20〜120分間UV−オゾン処理を前記一方の電極に施す工程と、を有することを特徴とするものである。
UV−オゾン処理においては、プロセスのパラメータとなる紫外線波長を175nm〜254nm、照射時間を20〜120分間、基板温度を100〜300℃に設定し、紫外線を電極に照射することによって、電極の表面の物性を変化させて、正孔輸送層に対する耐溶解性を高くすることができる。
従って、本発明によれば、先に記載の電気光学装置と同様の効果を奏すると共に、好適な電気光学装置を提供することができる。

また、次に本発明の電気光学装置の製造方法は、先に記載の電気光学装置の製造方法であり、スピンコート法により前記正孔輸送層を形成することを特徴とするものである。
ここで、スピンコート法とは、高速回転可能なスピンナーと呼ばれる支持部に基材を固定し、これを回転させ回転中の基材の中央に液状化された材料の溶液を滴下し、遠心力を利用して基材上に均一な層を一様に形成する方法である。また、この基材を乾燥処理することで材料の溶液に含まれる溶媒又は液体を蒸発させて材料を固着させる工程を含むものとする。
なお、液状化とは、所定の材料を蒸発又は揮発可能な液体中に含ませることによって液体状とすることを意味する。従って、例えば溶媒に材料を溶かして液体状とすること、及び材料を液体中に分散させて液体状とすることを含むものとする。後者の場合、材料は粉体として形成されてもよいし、粉砕されて砕片とされていてもよい。また、材料吐出法によって製造可能であれば、他の形態をとることにより液状化してもよい。
従って、本発明によれば、先に記載の電気光学装置と同様の効果を奏すると共に、液状化された正孔輸送層の材料を上記のスピンコート法によって形成されるので、好適な電気光学装置を提供することができる。

また、次に本発明の電気光学装置の製造方法は、先に記載の電気光学装置の製造方法であり、材料吐出法を施すことによって、前記正孔輸送層を形成することを特徴とするものである。
ここで、材料吐出法とは、液状化された材料インクを吐出ヘッドに充填し、吐出ヘッドと基材に対向させ、吐出ヘッドと基材とを相対移動させながら、材料インクを吐出して、所望のパターンを形成するものである。また、この基材を乾燥処理することで材料インクに含まれる溶媒又は液体を蒸発させて材料を固着させる工程や、予め基材にプラズマ処理することで親インク化又は撥インク化を施す工程等は、材料吐出法に関係する工程であることから、このような一連の工程を含むものとする。
従って、本発明によれば、先に記載の電気光学装置と同様の効果を奏すると共に、液状化された正孔輸送層の材料を上記の材料吐出法によって吐出し、パターンが形成されるので、一様な層膜を形成してから部分的に層膜を除去してパターンを形成するという材料及び製造工程の無駄が低減され、製造が容易になり、製造コストを低減することができる。

このような電子機器としては、例えば、携帯電話機、移動体情報端末、時計、ワープロ、パソコンなどの情報処理装置などを例示することができる。このように電子機器の表示部に、本発明の表示装置を採用することによって、好適な電子機器を提供することが可能となる。

【発明の実施の形態】
以下では、本発明に係る電気光学装置およびその製造方法、並びに電子機器の実施の形態について、図面を参照して説明する。なお、係る実施の形態は、本発明の一態様を示すものであり、この発明を限定するものではなく、本発明の技術的思想の範囲内で任意に変更可能である。なお、以下に示す各図においては、各層や各部材を図面上で認識可能な程度の大きさとするため、各層や各部材ごとに縮尺を異ならせてある。

〔第1の実施形態〕
本発明の電気光学装置の第1の実施形態として、電気光学物質の一例である電界発光型物質、中でも有機エレクトロルミネッセンス(EL)材料を用いたEL表示装置について説明する。図1は本実施形態に係るEL表示装置の配線構造を示す模式図である。

図1に示すEL表示装置(電気光学装置)1は、スイッチング素子として薄膜トランジスタ(Thin Film Transistor、以下では、TFTと略記する)を用いたアクティブマトリクス方式のEL表示装置である。

EL表示装置1は、図3及び図4に示すように、基板20と封止基板30とが封止樹脂40を介して貼り合わされている。基板20、封止基板30および封止樹脂40とで囲まれた領域には、乾燥剤45が挿入されるとともに、窒素ガスが充填された窒素ガス充填層46が形成されており、水分及び酸素のEL表示装置1内部への浸入を抑制し、EL表示装置の長寿命化を図った構成となっている。
なお乾燥剤45に代えてゲッター剤を用いてもよい。

基板20は、いわゆるトップエミッション型のEL表示装置の場合には、この基板20の対向側である封止基板30側から発光光を取り出す構成であるので、透明基板及び不透明基板のいずれも用いることができる。不透明基板としては、例えば、アルミナ等のセラミック、ステンレススチール等の金属シートに表面酸化などの絶縁処理を施したものの他に、熱硬化性樹脂、熱可塑性樹脂などが挙げられる。
また、いわゆるバックエミッション型のEL表示装置の場合には、基板20側から発光光を取り出す構成であるので、基板20は、透明あるいは半透明のものが採用される。例えば、ガラス、石英、樹脂(プラスチック、プラスチックフィルム)等が挙げられ、特に、安価なソーダガラス基板が好適に用いられる。

画素電極23は、ITO等の透明導電膜によって構成され、印加された電圧によって、正孔を有機EL層60に向けて注入するものであり、仕事関数が高く導電性を有している。画素電極23を形成するための材料としては、ITOに限るものではなく、いわゆるトップエミッション型のEL表示装置の場合には、特に光透過性を備えた材料を採用する必要はなく、好適な材料であればよい。また、いわゆるバックエミッション型のEL表示装置の場合には、光透過性を備えた公知の材料を採用することができる。例えば、金属酸化物が挙げられるが、インジウム錫酸化物(ITO)、もしくは、金属酸化物に亜鉛(Zn)を含有した材料、例えば、酸化インジウム・酸化亜鉛系アモルファス透明導電膜(Indium Zinc Oxide:IZO/アイ・ゼット・オー)(登録商標))(出光興産社製)を採用することができる。
また、画素電極23の表面には、UV−オゾン処理又はO2プラズマ処理が施され、正孔注入/輸送層70を形成する際に用いる酸性溶液に対する溶解性が制御され、所望の耐酸性及び溶解性が得られる。

正孔注入/輸送層70を形成するための材料としては、例えばポリチオフェン誘導体、ポリピロール誘導体など、または、それらのドーピング体などが採用できる。より具体的には、例えば、PEDOT:PSSの一種であるバイトロン−p(Bytron-p:バイエル社製)などを好適に用いることができる。PEDOT:PSSを用いて正孔注入/輸送層70を形成する際には、蒸発又は揮発可能な溶媒をPEDOT:PSSに加えたph4以下の酸性を示す分散溶液を、スピンコーティング法又はインクジェット法(材料吐出法)によって画素電極23上に塗布又は吐出し、更に乾燥処理を施して溶媒を蒸発させることで、正孔注入/輸送層70が形成される。

有機EL層60を形成するための材料としては、蛍光あるいは燐光を発光することが可能な公知の発光材料を用いることができる。具体的には、(ポリ)フルオレン誘導体(PF)、(ポリ)パラフェニレンビニレン誘導体(PPV)、ポリフェニレン誘導体(PP)、ポリパラフェニレン誘導体(PPP)、ポリビニルカルバゾール(PVK)、ポリチオフェン誘導体、ポリメチルフェニルシラン(PMPS)などのポリシラン系などが好適に用いられる。
また、これらの高分子材料に、ペリレン系色素、クマリン系色素、ローダミン系色素などの高分子系材料、例えば、ルブレン、ペリレン、9,10-ジフェニルアントラセン、テトラフェニルブタジエン、ナイルレッド、クマリン6、キナクリドン等の低分子材料をドープして用いることができる。

電子注入層52は、有機EL層60に電子を注入する役割を果たすものであり、この形成材料としては、特に限定されることなく、オキサジアゾール誘導体、アントラキノジメタン及びその誘導体、ベンゾキノン及びその誘導体、ナフトキノン及びその誘導体、アントラキノン及びその誘導体、テトラシアノアンスラキノジメタン及びその誘導体、フルオレノン誘導体、ジフェニルジシアノエチレン及びその誘導体、ジフェノキノン誘導体、8−ヒドロキシキノリン及びその誘導体の金属錯体等が例示される。具体的には、先の正孔輸送層の形成材料と同様に、特開昭63−70257号、同63−175860号公報、特開平2−135359号、同2−135361号、同2−209988号、同3−37992号、同3−152184号公報に記載されているもの等が例示され、特に2−(4−ビフェニリル)−5−(4−t−ブチルフェニル)−1,3,4−オキサジアゾール、ベンゾキノン、アントラキノン、トリス(8−キノリノール)アルミニウムが好適とされる。

陰極50は、図3〜4に示すように、実表示領域4及びダミー領域5の総面積より広い面積を備え、それぞれを覆うように形成されている。陰極50は、画素電極23の対向電極として、電子を有機EL層60に注入する機能を備え、仕事関数が低い材料から構成される。
陰極50を形成する材料としては、例えばカルシウム金属又はカルシウムを主成分とする合金を有機EL層60側に積層して第1の陰極層とし、その上層にアルミニウム又はアルミニウムを主成分とする合金、もしくは銀又は銀−マグネシウム合金などを積層して第2の陰極層とした積層体を採用することができる。なお、第2の陰極層は第1の陰極層を覆って、酸素や水分などとの化学反応から保護するとともに、陰極50の導電性を高めるために設けられる。したがって、化学的に安定で仕事関数が低く、単層構造でもよく、また金属材料に限るものではない。また、いわゆるトップエミッション型のEL表示装置を形成するための材料としては、透明性を備えた公知の材料として、ITOが好適に採用される。その他の透明性を備えた金属として、金属酸化物に亜鉛(Zn)を含有した材料、例えば、酸化インジウム・酸化亜鉛系アモルファス透明導電膜(Indium Zinc Oxide:IZO/アイ・ゼット・オー)(登録商標))(出光興産社製)等を採用することができる。

次に、実表示領域4に設けられた駆動用TFT123の近傍の構成について、図5を参照して説明する。図5は画素領域Xを図2のA−B方向に沿った断面を示している。
図5に示すように、基板20の表面には、SiO2を主体とする下地保護層281を下地として、その上層にはシリコン層241が形成されている。このシリコン層241の表面は、SiO2および/またはSiNを主体とするゲート絶縁層282によって覆われている。なお、本明細書において、「主体」とする成分とは、構成成分のうち最も含有率の高い成分を指すこととする。

ここで、UV−オゾン処理とは、O2が供給され、かつ、所定の圧力に維持された容器内において、電極を有した基板が所定の温度に加熱され、この基板に対して175nm〜254nmの範囲の波長を有する紫外光を照射することでO2が活性化してオゾンが生成され、これが電極上の有機物等の不純物を除去して洗浄効果が促進されると共に、電極表面の物性を変化させるものである。
本実施形態のUV−オゾン処理においては、波長185nm及び254nmの紫外線を発するランプを備えたUV照射装置を用いて、300℃に加熱された基板に対して紫外線を2時間照射し、更に、O2ガス供給量、紫外線ランプの電力量等の条件を調整することによって、画素電極23を形成する際のPEDOT:PSSの分散溶液に対する溶解性が制御され、所望の耐酸性及び溶解性が得られる。
これにより、所望の耐酸性を有する画素電極23の表面を形成することが可能になる。

このようなインクジェット法によれば、吐出ヘッド(図示略)に正孔注入/輸送層70の材料となるPEDOT:PSS等を含む材料インクを充填し、吐出ヘッドの吐出ノズルを親液性制御層25に形成された上記開口部25a内に位置する電極面23cに対向させ、吐出ヘッドと基材(基板20)とを相対移動させながら、吐出ノズルから1滴当たりの液量が制御された液滴を電極面23cに吐出する。次に、吐出後の液滴を乾燥処理して材料インクに含まれる極性溶媒を蒸発させることにより、正孔注入/輸送層70が形成される。
材料インクとしては、例えば、PEDOT:PSSをイソプロピルアルコールなどの極性溶媒に溶解させたものを用いることができる。ここで、吐出された液滴は、親インク処理された電極面23c上に広がり、親液性制御層25の開口部25a内に満たされる。その一方で、撥インク処理された有機バンク層221の上面では、液滴がはじかれて付着しない。従って、液滴が所定の吐出位置からはずれて有機バンク層221の上面に吐出されたとしても、該上面が液滴で濡れることがなく、弾かれた液滴が親液性制御層25の開口部25a内に転がり込む。

また、正孔注入/輸送層70は、インクジェット法を用いて、PEDOT:PSSにより形成されるので、好適な電気光学装置を提供することができると共に、材料及び製造工程の無駄が低減され、製造が容易になり、製造コストを低減することができるという利点がある。
