【発明の属する技術分野】
この発明は、同一基板上に複数の発電領域を直列に接続して成る集積型薄膜太陽電池に関する。
【0002】
【従来の技術】
一般に、薄膜太陽電池は、ガラス等の透光性の基板を使用したものと、金属基板等の非透光性の基板を使用したものとに大別される。また、別の視点から見れば、表面絶縁層を形成した金属基板やガラス等の絶縁表面を有する基板を使用したものと、ステンレスやアルミニウム等の金属基板のごとく導電表面を有する基板を使用したものとに分けられる。このうち、基板が絶縁表面を有する場合は、単一基板上に複数の光起電力素子を直列に接続することによって所望の光起電力を得る所謂集積化と呼ばれる加工が施される場合が多い。

上記絶縁表面を有する基板上に形成される薄膜太陽電池は、下部電極層,光電変換層および上部電極層を順次積層して形成されるのであるが、これを集積化するためには、各層形成時に夫々の層をパターニングする工程が必要となる。

また、光入射側である上部電極層としては、一般に酸化物透明導電膜が用いられる。ところが、この酸化物透明導電膜の抵抗に起因する直列抵抗によって太陽電池の電力損失が生じ、太陽電池電流‐電圧特性における曲線因子(F.F.)が低下してしまう。そこで、上述のような直列抵抗損失を抑えるために、単位セル内で電流の流れる距離を短くする(つまり集積化)を行なう必要がある。

上記集積化のためのパターニング工程には、マスク蒸着法,フォトエッチング法およびレーザ・スクライブ法等が使用されるが、コスト上,工程上,得られる太陽電池の出力上の何れの点においてもレーザ・スクライブ法が他の方法より優れているために、レーザ・スクライブ法が重点的に開発されている。

従来、上記レーザ・スクライブ法を用いて絶縁表面を有する基板上に集積化された薄膜太陽電池を作製する方法として、図7〜図9に示すような方法がある。この方法においては、先ず、図9(a)および図9(b)に示すように、基板1上に下部電極層2を形成する。そして、図9(c)に示すように、下部電極層2にレーザ光3を照射するレーザ・スクライブ方法によって、下部電極層2を第1のパターニングライン4で短冊状に絶縁分離する。

次に、図9(d)に示すように、非晶質半導体で代表される光電変換層5を積層する。そうした後に、図9(e)に示すように、第1のパターニングライン4に平行な第2のパターニングライン6の位置にレーザ光7を照射して、下地の下部電極層2を損傷することなく光電変換層5のみを選択的に除去する。

次に、図9(f)示すように、上部電極層8を積層する。そして、図9(g)示すように、第2のパターニングライン6に平行であって、第2のパターニングライン6に関して第1のパターニングライン4とは反対側に位置する第3のパターニングライン9の位置にレーザ光10を照射して、下地の光電変換層5および下部電極層2を損傷することなく、上部電極層8のみを選択的に分割除去する。こうして、図7に示すような断面構造および図8に示すような平面形状の下部電極層2を有する集積型薄膜太陽電池が形成されるのである。

ところが、上述の方法の場合には、上記上部電極層8の分割工程の際に下地の光電変換層5にダメージを与え易く、そのために分割不良が生じて太陽電池特性の低下を招くという問題がある。

そこで、上述の問題を解決するために、特開平2‐264480号公報においては、上部電極層8を第3のパターニングライン9の位置でレーザ光によって除去するに先立って、下地の下部電極層2における第3のパターニングライン9に対応する位置を、両端部のみを残して除去するようにしている。こうすることによって、後に第3のパターニングライン9の位置で上部電極層8を分割する際に光電変換層5へのダメージがなく、この光電変換層5へのダメージによって分割不良が生じないのである。

【発明が解決しようとする課題】
しかしながら、上記図9に示す従来のレーザ・スクライブ法を用いた集積型薄膜太陽電池の製造方法、および、特開平2‐264480号公報に開示された集積型太陽電池の製造方法には、以下のような問題がある。

先ず、上記図9に示す集積型薄膜太陽電池の製造方法においては、上述した3段階のパターニング工程のうち、上部電極層8のみを選択的に除去する第3のパターニングは、上部電極層8を短冊状に絶縁分離して単位セル毎に分割するために施されるものである。したがって、複数の光起電力素子を直列に形成する集積化の工程において第3のパターニング加工が不完全であると、最終的に得られる太陽電池の発電領域内部に生じる漏れ電流によって曲線因子(F.F.)が低下し、結果として太陽電池出力の低下を招くことになる。

従来、この第3のパターニングには、図9に示すようにレーザ・スクライブ法を用いる他に、マスク蒸着法やエッチング法が多く用いられている。

上記レーザ・スクライブ法においては、上記上部電極層8を成膜した後に、加工対象物を載せたステージを走査しながらレーザ光10を照射し、上部電極層8を熱的または分子的に蒸発させて選択除去する。尚、その場合、加工対象物を載せたステージを固定してレーザ光10を走査してもよいし、両者を併用してもよい。

しかしながら、その場合、下地の光電変換層5や下部電極層2を損傷すると、隣接セル間が下部電極層2まで完全に絶縁分離されてしまって、複数の光起電力素子が直列に接続されていない状態になる。または、直列抵抗損失を生じてしまう場合もある。さらには、下地の光電変換層5や下部電極層2を損傷しない場合であっても、光電変換層5にレーザ光10に起因する熱的な影響が及んで低抵抗化することによって隣接セル間の絶縁分離が不完全なものとなり、漏れ電流が生じて太陽電池特性の低下を招くこともある。

一方、上記マスク蒸着法においては、成膜時に基板とマスクを密着させる必要があり、そのために光電変換層を損傷して漏れ電流を生じたり、太陽電池モジュールの大面積化が困難であると言う問題がある。さらに、上記マスクの位置決め精度が、レーザ・スクライブ法におけるレーザ加工に比べて低く、分離溝幅が太くなる。そのために、実際の発電には寄与しない(すなわち、発電有効面積の損失となる)直列接続部の面積を増大させる原因となる。

また、上記エッチング法においては、上記上部電極層を成膜した後に、スクリーン印刷等によってエッチングレジストをパターニング印刷し、エッチング液によって上部電極層を溶解除去してパターニングを行なう。この方法においては、上記印刷における位置決め精度がレーザ加工の場合に比べて低く、分離溝幅が太くなる。そのために、上記マスク蒸着法の場合と同様に、損失面積の増大を招くと共に、集積型薄膜太陽電池を大面積化する場合、安定した品質でのパターニング印刷が困難であるという問題がある。また、上記上部電極層は光入射側に在るために、太陽電池で用いられるような可視光領域の透過率の高いエッチングレジストを用いるか、あるいは、エッチング後にレジストを除去する必要がある。しかしながら、何れにしても太陽電池への入射光損失を招き、太陽電池特性を低下させる。それと同時に、一般に有機溶剤を溶媒として用いるレジスト液の取り扱いやエッチング液の処理等が必要であり、工業的に大量生産する場合には生産コストの増大を招き、環境への影響も懸念される等の問題もある。

何れにせよ、上記上部電極層8上からレーザ光10を照射して上部電極層8を選択的に除去するレーザ・スクライブ法や、成膜時にマスクを用いて上部電極層のパターニングを行なうマスク蒸着法や、エッチングレジストをパターニング印刷した後に上部電極層のエッチング処理を行なうエッチング法においては、再現性よく良好な加工を行なうことが難しく、工業的に大量生産する場合には、歩留りの低下や生産コストの増大を招く恐れがあるのである。

また、上記特開平2‐264480号公報に開示された集積型太陽電池の製造方法においては、上部電極層8をレーザ光10によって除去するに先立って、下地の下部電極層2における第3のパターニングライン9に対応する位置を、両端部のみを残して除去するようにしている。その場合に、予め下地の下部電極層2を除去する方法としてレーザ・スクライブ法を用いる場合には、レーザ光によって幅広の加工を行なう際に複数回数の走査を必要とするために、製造タクトの大幅な低下を招くという問題がある。また、マスク蒸着法を用いる場合には、位置決め精度の低さ等の理由によって、非発電部面積の増大を招く等の問題がある。

そこで、この発明の目的は、上部電極層の分離加工を高歩留りで高速に行うことができる集積型薄膜太陽電池を提供することにある。

【課題を解決するための手段】
上記目的を達成するため、この発明は、絶縁表面を有する基板上に順次積層された下部電極層,光電変換層および上部電極層をパターニング加工して形成された複数の発電領域が,上記基板上において直列に接続されて成る集積型薄膜太陽電池において、互いに隣接する発電領域間で上記上部電極層を電気的に分離するパターニングラインの直下における上記下部電極層の部分に、周囲の下部電極層とは電気的に分離された絶縁分離領域を設けたことを特徴としている。

上記構成によれば、上部電極層を電気的に分離するパターニングラインの直下における下部電極層に、周辺と電気的に絶縁された絶縁分離領域が設けられている。したがって、上部電極層におけるパターニングラインに沿って上部電極層を絶縁分離する際の光電変換層に対するダメージは、上記絶縁分離領域の上部領域内に生ずることになり、上記発電領域として機能する部分には生じないことになる。その結果、従来のごとく上記光電変換層や下部電極層を損傷しないように慎重にレーザ光を操作する必要もなくなる。つまり、高歩留りで高速な加工を行うことが可能になるのである。

また、この発明の集積型薄膜太陽電池は、上記上部電極層分離用のパターニングラインに沿って、上記上部電極層,光電変換層および下部電極層を貫通する分離溝を設けることが望ましい。

上記構成によれば、上記上部電極層を絶縁分離する際には、上記上部電極層,光電変換層および下部電極層を一括して溝状に除去すればよい。したがって、従来のごとく上記上部電極層のみを絶縁分離する場合に比して、再現性に優れた良好な特性の集積型薄膜太陽電池が得られる。

また、この発明の集積型薄膜太陽電池は、上記分離溝を、下部電極層の絶縁分離領域内を通過して設けることが望ましい。

上記構成によれば、上記分離溝をレーザ光によって形成する場合、レーザ光の照射による加工溝周縁部への熱的な影響等が、上記絶縁分離領域内および上記絶縁分離領域の上部領域内に確実に制限される。その結果、上記熱的な影響等よる分離不良が防止されて、特性および歩留の向上が図られる。

また、この発明の集積型薄膜太陽電池は、上記下部電極層の絶縁分離領域を、閉ループ状の絶縁線で囲まれた領域と成すことが望ましい。

上記構成によれば、上記絶縁分離領域をレーザ光で形成する場合は、レーザ光を1周させて閉曲線を描くだけでよい。したがって、ある幅を有する上記絶縁分離領域が、レーザ光を複数回の走査して上記下部電極層を除去して形成される場合に比して容易に形成される。こうして、全体としてレーザ光の走査回数が飛躍的に減少されて、加工時間の大幅な短縮が図られる。ここで、上記「閉ループ状の絶縁線」とは、閉ループの内側と外側とを電気的に絶縁するために閉ループ状に配設された絶縁性を有する線の概念である。

また、この発明の集積型薄膜太陽電池は、上記分離溝の長さを、上記絶縁分離領域における上記パターニングラインの延在方向への長さよりも長くすることが望ましい。

上記構成によれば、上記分離溝の長さが上記絶縁分離領域よりも長いために、上記分離溝の両端部は上記絶縁分離領域の両端から突出することなる。したがって、上記分離溝をレーザ光で形成する場合に、レーザ加工精度にずれがあったとしても上記絶縁分離領域内において確実に絶縁分離が行われる。

また、この発明の集積型薄膜太陽電池は、上記絶縁分離領域における上記パターニングラインの延在方向と直交する方向への幅を、100μm以上且つ1mm以下にすることが望ましい。

上記構成によれば、上記絶縁分離領域の幅が100μm以上であるため、隣接する発電領域間が良好に絶縁分離される。また、1mm以下であるため、非発電領域が実用上問題が無い程度の面積に抑えられる。

また、この発明の集積型薄膜太陽電池は、上記パターニングラインの間隔を15mm以下にすることが望ましい。

上記構成によれば、上記上部電極層のパターニングラインの間隔が15mm以下であるため、透明導電膜で構成される上記上部電極層による抵抗損失が、実用上問題が無い程度に抑えられる。

【発明の実施の形態】
以下、この発明を図示の実施の形態により詳細に説明する。尚、以下、非透光性基板上に作製した集積型薄膜太陽電池を例に説明するが、透光性基板上に作製した集積型薄膜太陽電池にも同様に適用できるものである。

<第1実施の形態>
図1は、本実施の形態の集積型薄膜太陽電池における縦断面図(図1(a))および上面透視図(図1(b))である。また、図2は、図1における下部電極層12のパターニング形状を示す。また、図3は、図1に示す集積型薄膜太陽電池の製造プロセスを示す縦断面図である。以下、図1,図2および図3に基づいて、本実施の形態における集積型薄膜太陽電池について詳細に説明する。

本実施の形態においては、絶縁表面を有する不透光性基板として、例えばボリイミドを主成分とする高分子樹脂等の耐熱性を有する高分子樹脂を表面にコーティングしたステンレス基板11を用いる。そして、図3(b)に示すように、基板11の片面に、スパッタリング法によって、下部電極層12として、Ag,ZnO等を連続して積層する。その場合、成膜手段はスパッタリング法のみに限られるものではなく、例えば蒸着法等によっても差し支えない。

次に、図3(c)に示すように、レーザ光13を用いたレーザ・スクライブ法によって、下部電極層12に分割溝14を形成して短冊状のユニットセルに絶縁分割する(第1のパターニング)。さらに、図3(d)に示すように、下部電極層12における後に上部電極層に対して分離溝を加工する位置の直下に矩形溝15(図2参照)を形成し、矩形溝15で囲まれて周辺と電気的に絶縁された矩形の絶縁分離領域を形成する。本実施形態においては、分割溝14の幅を50μmとする一方、その間隔を10mmとする。また、矩形溝15の幅を50μmとする一方、その間隔(絶縁分離領域幅)を300μmとしている。尚、レーザ光13としては、Qスイッチドライブを用いた連続発振Nd:YAGレーザの第2高調波(SHG:波長λ=532nm)を使用した。

ここで、上記分割溝14および矩形溝15の形成は、照射レーザ光13を上記絶縁分離領域の幅方向へ所定距離だけ移動する毎にオン/オフすることによって行う。本実施の形態においては、レーザ加工装置の光路中に高速メカニカルシャッタを設け、照射レーザ光13の移動距離に応じて上記高速メカニカルシャッタを開閉することによって照射レーザ光13のオン/オフを行なった。尚、照射レーザ光13のオン/オフ制御は他の方法によって行うことも可能であり、例えばレーザ光路中に電気光学効果を利用した高速シャッタを設ける方法や、レーザ発振器のQスイッチ制御信号を照射レーザ光の移動距離に応じて制御する方法等がある。

次に、図3(e)に示すように、光電変換層16として、非晶質半導体薄膜や微結晶半導体薄膜等をプラズマCVD(化学蒸着)等の手段によって積層する。さらに、図3(f)に示すように、第1パターニングライン14に平行であって近接した位置(第2パターニングライン)に、光電変換層16上からレーザ光17を照射して光電変換層16を選択除去する。こうして、後に形成する上部電極層と下部電極層12とを電気的に接続するための加工溝18を形成する(第2のパターニング)。ここで、光電変換層16として用いる半導体薄膜としては、水素化非晶質シリコンで代表されるシリコン系半導体や化合物半導体を用いる。

次に、図3(g)に示すように、上記上部電極層19としてITO(インジュウム錫酸化物)をスパッタリング法等によって成膜する。尚、上部電極層19の成膜は、下部電極層12の場合と同様に、蒸着法等の他の手段によって行っても差し支えない。但し、上部電極層19の成膜領域は、図1(b)に示すように、光電変換層16の領域よりも狭くする。こうして、上部電極層19と下部電極層12とが、加工溝18以外の個所で直接に接触することを防止するのである。

次に、図3(h)に示すように、上記下部電極層12における絶縁分離領域の幅方向中間部における第1パターニングライン14に平行な位置(第3パターニングライン)に、上部電極層19上からレーザ光20を照射することによって、上部電極層19,光電変換層16および下部電極層12を一括して除去し、上部電極層19を絶縁分離するための分離溝21を50μm幅で形成する(第3のパターニング)。

その場合、図1(b)に示すように、上記分離溝21の両端部を、下部電極層12の矩形溝15の両端よりも、発電有効領域外側に100μmずつ突出させる。こうすることによって、レーザ加工装置の加工精度のずれによる加工不良を防止するのである。

以上の手順によって、図1(a)に示すような断面構造および図1(b)に示すような各層の平面形状を有する集積型薄膜太陽電池が形成される。尚、図1(b)から容易に分かるように、光電変換層16の幅は下部電極層12の幅よりも狭く、光電変換層16の側端が矩形溝15の両端に掛かるようにしている。したがって、分離溝21によって発電有効領域が完全に分離される。その際に、分離溝21の両端部は矩形溝15の両端よりも突出しているので、レーザ加工精度にずれがあっても、矩形溝15内で発電有効領域が完全に分離されるのである。また、上記上部電極層19の側端は、光電変換層16の側端の内側に位置している。したがって、上部電極層4と下部電極層2とが加工溝18以外の個所で接触することはないのである。

本実施の形態によって形成した有効発電寸法300mm×300mmの集積型薄膜太陽電池の出力特性は、AM1.5(100mW/cm2)において、曲線因子=0.66,最大出力=8.3Wであった。

上述のように、本実施の形態においては、上記レーザ光13を用いたレーザ・スクライブ法によって、下部電極層12に分割溝14を形成して短冊状のユニットセルに絶縁分割する際に、後に上部電極層19を絶縁分離するための分離溝21を形成する位置の直下に矩形溝15を形成して、周辺と電気的に絶縁された絶縁分離領域を形成する。そして、上部電極層19に分離溝21を形成する場合には、下部電極層12における上記絶縁分離領域の幅方向中間部で、レーザ光20によって、上部電極層19,光電変換層16および下部電極層12を一括して除去するようにしている。

このように、上記下部電極層12に矩形溝15によって周辺と電気的に絶縁された絶縁分離領域を形成するので、分離溝21を上記絶縁分離領域内に形成することによって、加工ダメージの発生を絶縁分離領域内および絶縁分離領域の上部領域内に止めることができ、下地の光電変換層16における上記発電領域として機能する部分にダメージを与えることはない。したがって、従来のごとく光電変換層16や下部電極層12を損傷しないように慎重にレーザ光20を操作する必要もなく、高歩留りで高速な加工を行うことができる。さらに、レーザ光20の照射による上記絶縁分離領域の周辺部への熱的な影響等による分離不良を防止でき、特性を向上することができる。すなわち、高効率な集積型薄膜太陽電池を、低コストで作製することができるのである。

また、上記分離溝21を形成する場合は、レーザ光20によって、上部電極層19,光電変換層16及び下部電極層12を一括して除去するようにしている。したがって、従来のごとく上部電極層19のみを絶縁分離する場合に比して、再現性に優れた良好な特性の集積型薄膜太陽電池を得ることができる。

また、上記絶縁分離領域を矩形溝15によって矩形状に成しているので、レーザ光の複数回の走査を行った場合と同等以上の幅を有する上記絶縁分離領域を、レーザ光20を1周させて矩形溝15を形成するだけで容易に加工することができる。したがって、全体としてレーザ光の走査回数を飛躍的に減少させることができ、加工時間の大幅な短縮を図ることができるのである。

尚、上記分割溝14の間隔(本実施の形態においては10mm)は、広くした場合には、上部電極層19としての透明導電膜(ITO)の抵抗が金属の抵抗に比べて高いために抵抗損失が増大することになる。したがって、15mm以下にすることが望ましい。さらには、上記絶縁分離領域幅(本実施形態においては300μm)は、狭い場合には、レーザ光13を照射したことによる上記絶縁分離領域の周辺部への熱的影響等のために上部電極層19の電気的分離が不十分なものとなる。また、逆に広い場合には、非発電領域である集積加工部分の面積が増大して太陽電池特性の低下を招くことになる。したがって、100μm以上且つ1mm以下にすることが望ましい。

<第2実施の形態>
図4は、本実施の形態の集積型薄膜太陽電池における縦断面図である。また、図5は、図4における下部電極層32のパターニング形状を示す。また、図6は図4に示す集積型薄膜太陽電池の製造プロセスを示す縦断面図である。以下、図4,図5および図6に基づいて、本実施の形態における集積型薄膜太陽電池について詳細に説明する。

本実施の形態においては、絶縁表面を有する不透光性基板として、陽極酸化によって表面をアルマイトでコーティングしたアルミニウム基板31を用いる。そして、図6(b)に示すように、基板31の片面に、スパッタリング法によって、下部電極層32として、Ag,Al,ZnO等を連続して積層する。

次に、図6(c)に示すように、レーザ光33を用いたレーザ・スクライブ法によって、下部電極層32に分割溝34を形成して、短冊状のユニットセルに絶縁分割する(第1のパターニング)。さらに、上記第1実施の形態の場合と同様に、図6(d)に示すように、下部電極層32における後に上部電極層に対して分離溝を加工する位置の直下に矩形溝35(図5参照)を形成して、周辺と電気的に絶縁された絶縁分離領域を形成する。

次に、図6(e)および図6(f)に示すように、光電変換層36および上部電極層37を連続して成膜する。そして、図6(g)に示すように、第1パターニングライン34に平行であって近接した位置(第2パターニングライン38)に、上部電極層37上からレーザ光39を照射して上部電極層37と下部電極層32とを電気的に接続する(第2のパターニング)。

次に、図6(h)に示すように、上記第1実施の形態の場合と同様に、下部電極層32における上記絶縁分離領域の幅方向中間部における第1パターニングライン34に平行な位置(第3パターニングライン)に、上部電極層37上からレーザ光40を照射することによって、上部電極層37,光電変換層36および下部電極層32を一括して除去し、上部電極層37を絶縁分離するための分離溝41を形成する(第3のパターニング)。
