また、本発明に係る製造方法で製造した太陽電池パネル(図1)を、屋外での過酷な条件を模擬した確認実験も行った。予めAM1.5、全天日射基準太陽光(1000W/m2)で20時間の光暴露を行い性能安定化させた後に、JISC8938で規定された高温高湿試験(温度85℃、湿度85%、評価時間1000時間)にて、性能に変化が無いことを確認した。

透明導電層2として酸化錫膜(SnO2)を主成分とする透明電極膜を約500〜800nm、熱CVD装置にて約500℃で製膜処理する。この際、透明電極膜の表面は適当な凹凸のあるテクスチャーが形成される。透明導電層2として、透明電極膜に加えて、基板1と透明電極膜との間にアルカリバリア膜(図示されず)を形成しても良い。アルカリバリア膜は、酸化シリコン膜(SiO2)を50〜150nm、熱CVD装置にて約500℃で製膜処理する。
(3)図5(c):
その後、基板1をX−Yテーブルに設置して、レーザーダイオード励起YAGレーザーの第1高調波(1064nm)を、図の矢印に示すように、透明電極膜の膜面側から入射する。パルス発振:5〜20kHzとして加工速度に適切となるようにレーザーパワーを調整して、透明電極膜を発電セル5の直列接続方向に対して垂直な方向へ、溝10を形成するように幅約6〜10mmの短冊状にレーザーエッチングする。
溝10は基板1の端より5〜10mmの位置にてエッチングを終了させる。エッチングの終了はレーザー光の停止でも良いが、簡易的には基板1の非レーザーエッチング領域に金属性のマスキング板を設置することで対応が可能である。この基板1の端より5〜10mmの位置にてエッチングを終了させることにより、太陽電池パネル端部からの太陽電池モジュール6内部への外部湿分浸入の抑制に、有効な効果を呈する。
(4)図5(d):
プラズマCVD装置により、減圧雰囲気:30〜150Pa、約200℃にて光電変換層3としてのアモルファスシリコン薄膜からなるp層膜/i層膜/n層膜を順次製膜する。光電変換層3は、SiH4ガスとH2ガスとを主原料に、透明導電層2の上に製膜される。太陽光の入射する側からp層、i層、n層がこの順で積層される。光電変換層3は本実施形態では、p層:BドープしたアモルファスSiCを主とし膜厚10〜30nm、i層:アモルファスSiを主とし膜厚250〜350nm、n層:pドープした微結晶Siを主とし膜厚30〜50nmである。またp層膜とi層膜の間には界面特性の向上のためにバッファー層を設けても良い。
(5)図5(e)
基板1をX−Yテーブルに設置して、レーザーダイオード励起YAGレーザーの第2高調波(532nm)を、図の矢印に示すように、光電変換層3の膜面側から入射する。パルス発振:10〜20kHzとして加工速度に適切となるようにレーザーパワーを調整して、透明導電層2のレーザーエッチングラインの約100〜150μmの横側を、溝11を形成するようにレーザーエッチングする。
(6)図6(a)
裏面電極層4としてAg膜/Ti膜をスパッタリング装置により減圧雰囲気、約150℃にて順次製膜する。裏面電極層4は本実施形態では、Ag膜:200〜500nm、これを保護するものとして防食効果の高いTi膜:10〜20nmをこの順に積層する。n層と裏面電極層4との接触抵抗低減と光反射向上を目的に、光電変換層3と裏面電極層4との間にGZO(GaドープZnO膜)を膜厚:50〜100nm、スパッタリング装置により製膜して設けても良い。
(7)図6(b)
基板1をX−Yテーブルに設置して、レーザーダイオード励起YAGレーザーの第2高調波(532nm)を、図の矢印に示すように、基板1側から入射することで、レーザー光が光電変換層3で吸収され、このとき発生する高いガス蒸気圧を利用して裏面電極層4が爆裂して除去される。パルス発振:1〜10kHzとして加工速度に適切となるようにレーザーパワーを調整して、透明導電層2のレーザーエッチングラインの約250μm〜400μmの横側を、溝12を形成するようにレーザーエッチングする。
(8)図6(c)
発電領域を区分して、基板端周辺の膜端部においてレーザーエッチングによる直列接続部分が短絡し易い影響を除去する。基板1をX−Yテーブルに設置して、レーザーダイオード励起YAGレーザーの第2高調波(532nm)を、基板1側から入射することで、レーザー光が透明導電層2と光電変換層3で吸収され、このとき発生する高いガス蒸気圧を利用して裏面電極層4が爆裂して除去される。パルス発振:1〜10kHzとして加工速度に適切となるようにレーザーパワーを調整して、基板1の端部から5〜15mmの位置を、X方向絶縁溝15を形成するようにレーザーエッチングする。このとき、Y方向絶縁溝は設けない。
溝11は基板1の端より5〜10mmの位置にてエッチングを終了させる。エッチングの終了はレーザー光の停止でも良いが、簡易的には基板1の非レーザーエッチング領域に金属性のマスキング板を設置することで対応が可能である。この基板1の端より5〜10mmの位置にてエッチングを終了させることにより、太陽電池パネル端部からの太陽電池モジュール6内部への外部湿分浸入の抑制に、有効な効果を呈する。
(9)図7(a)
後工程のEVA等を介したバックシートとの健在な接着面を確保するために、基板1周辺(周囲領域14)の積層膜は、段差があるとともに剥離し易いため、この膜を除去する。まず、基板の端から5〜15mmで、前述の図6(c)工程で設けた絶縁溝15よりも基板端側における裏面電極層4/光電変換層3/透明導電層2において、初期の粗削りを回転砥石の研磨で行う。初期においては、太陽電池発電セル5の全積層膜厚の50%以上を占める裏面電極層4と光電変換層3の全てと透明導電層2の一部の粗削りを回転砥石の研磨で削る。粗削りの終了後、残りをブラスト研磨で膜の研磨除去を行う。次に、幅3〜5mmの#800炭化珪素系研磨材による回転砥石を用いて仕上げの研磨(ヘアライン処理)により残留した傷や溝においても周辺領域14を横切って太陽電池モジュール6側へと伸びる溝を断ち切る処理を行う。研磨屑や砥粒は基板1を洗浄処理して除去した。

端子箱取付け部分はバックシートに開口貫通窓を設けて集電板を取出す。この開口貫通窓部分には絶縁材を複数層を設置して外部からの湿分などの浸入を抑制する。

集電用銅箔などが所定位置に配置された後に、太陽電池モジュール6の全体を覆い、基板1からはみ出さないようにEVA(エチレン酢酸ビニル共重合体)等による充填材シートを配置する。
EVAの上に、防水効果の高いバックシートを設置する。バックシートは本実施形態では防水防湿効果が高いようにPTEシート/AL箔/PETシートの3層構造よりなる。
バックシートまでを所定位置に配置したものを、ラミネータにより減圧雰囲気で内部の脱気を行い約150〜160℃でプレスしながら、EVAを架橋させて密着させる。

(iii)高温高湿試験
製造方法の変更を実施したことによる、構造と製造条件が適切であることの最終確認には、屋外での過酷条件を模擬して、JISC8938に従い、20時間光暴露で予め性能を安定させた後に、高温高湿条件:温度85℃、湿度:85%、評価時間1000時間で性能に変化ないことを確認する。(外観変化が無く、初期性能値の95%以上を確保し、性能に変化ないことを確認する。
