Description
軸受が設置される定盤に排気穴を設け、該排気穴を通じて気体の排気を行うことで、軸受に直接排気用配管を接続する必要を無くし、真空チャンバー内に設置される各種装置の配置の自由度を高めることができる。

Claims (4)
- 表面に給気穴及び排気穴が設けられた定盤と、前記定盤上に設置された固定体と、前記固定体に微小隙間を介して係合するとともに前記定盤との間にも微小隙間が形成され、前記固定体及び定盤に対し非接触状態で移動可能とされた移動体と、前記給気穴を介して移動体に給気するための前記定盤に接続された給気用配管と、給気された気体を前記排気穴を介して排気するための前記定盤に接続された排気用配管と、を備えた静圧気体軸受であって、前記移動体の底板には、前記移動体底板の底面で、かつ、前記給気穴と対応する位置に設けられた給気溝と、前記給気溝から給気された気体を前記固定体と移動体との微小空間及び前記移動体と定盤との微小空間に吹き出して前記移動体を前記定盤及び固定体から浮上せしめるエアーパッドと、前記エアーパッドの周囲に設けられる気体回収溝及びこの気体回収溝につながる排気用内部配管を含む強制排気機構を有し、前記給気溝は前記移動体底面に形成された前記気体回収溝にて囲まれ、前記給気穴より前記給気溝へ供給される給気による圧力により、前記底板と前記定盤との間に微小隙間を生じさせて前記固定体に沿って移動可能とし、前記排気用配管により給気された気体の排気を行うようにしたことを特徴とする静圧気体軸受。
- 前記静圧気体軸受が真空中で使用可能としたことを特徴とする請求項1に記載の静圧気体軸受。
- 前記定盤表面に設けられた前記排気穴が、真空チャンバー外部又は内部に設置された真空ポンプと接続されていることを特徴とする請求項2に記載の静圧気体軸受。
- 前記定盤表面に設けられた前記排気穴が、真空チャンバー外部及び内部に設置された真空ポンプと接続されていることを特徴とする請求項2に記載の静圧気体軸受。
