本発明は、半導体装置の製造方法に関する。

【発明の背景】
半導体チップの集積回路形成面(能動面)に入射する光を遮断するために、半導体チップを搭載する基板の裏面に遮光用の接着テープを貼り付けて、半導体チップの誤動作を防止している。従来、遮光用の接着テープは、半導体装置が製品化された後に、改めて接着していた。しかし、製品化後に遮光用の接着テープを貼り付けることは煩雑であった。

本発明はこの問題点を解決するためのものであり、その目的は、製造プロセスにおいて半導体チップの遮光性を高めることができる半導体装置の製造方法を提供することである。

【課題を解決するための手段】
(1)配線基板の製造方法は、
ベース基板に金属箔を形成し、前記金属箔上にレジスト層を形成し、前記金属箔の前記レジスト層からの露出部をエッチングする工程を含む配線基板の製造方法であって、
前記ベース基板の両面に前記金属箔を形成し、
前記ベース基板の両面の側から前記金属箔の露出部を同時にエッチングして、前記ベース基板の一方の面に配線パターンを形成し、他方の面に前記一方の面の半導体チップの搭載領域に対応して金属膜を形成する。

これによれば、ベース基板の両面に金属箔を形成し、各面の金属箔を同時にエッチングすることで、ベース基板に配線パターンと金属膜とを同時に形成する。1工程で配線パターンと金属膜を形成できるので、この点でコストの削減ができる。また、金属膜は、半導体チップの搭載領域に対応して形成することで、例えば半導体チップの遮光性を高めることができる。これによって、製造プロセスにおいて、改めて工程を追加することなく、遮光性を高めることができる配線基板を製造できる。

図1〜図4は、参考例に係る配線基板の製造方法を説明するための図である。参考例に係る配線基板の製造方法は、例えば、COF(Chip On Film)用基板や、COB(Chip On Board)用基板の製造方法として適用するものであってもよい。

図1に示すように、ベース基板10の両面に金属箔12を形成する。ここで、ベース基板10は、有機系の材料から形成されたものであってもよい。有機系の材料から形成されたベース基板10として、例えばポリイミド樹脂等からなるフレキシブル基板が挙げられる。ベース基板10は、フレキシブル基板のような遮光性の低い性質を有するものに特に効果的である。また、ベース基板10は、上述とは別に、無機系の材料を含むものであってもよく、例えばセラミック基板、ガラス基板、又はガラスエポキシ基板などであってもよい。

金属箔12は、図1に示すように単一層であってもよく、あるいは複数層から形成されてもよい。金属箔12は、例えば、銅(Cu)、クロム(Cr)、チタン(Ti)、ニッケル(Ni)、チタンタングステン(TiW)、金(Au)、アルミニウム(Al)、ニッケルバナジウム(NiV)、タングステン(W)のいずれか一つ又は複数の材料によって形成されてもよい。金属箔12は、ベース基板10の各面において、同一材料からなるものを使用してもよく、あるいは別の材料からなるものを使用してもよい。また、金属箔12は、ベース基板10の各面において、同一の厚さで形成してもよく、あるいは異なる厚さで形成してもよい。

金属箔12は、ベース基板10に接着剤等で貼り付けてもよい。あるいは、スパッタリング等によって、ベース基板10上に膜を被着させて、金属箔12を形成してもよい。もしくは、ベース基板10に無電解メッキ等で金属箔12を設けてもよい。また、図1に示すように、金属箔12は、ベース基板10の面に全体に形成してもよいが、後の工程で金属箔12をエッチングして残す部分のあたりに部分的に形成してもよい。

図2に示すように、ベース基板10の金属箔12にレジスト層20を形成する。詳しくは、レジスト層20を金属箔12上でパターニングする。レジスト層20は、ベース基板10の一方の面の金属箔12において配線パターン14の形状に対応して形成し、他方の面の金属箔12において金属膜16の形状に対応して形成する。言い換えると、レジスト層20は、ベース基板10の一方の面において、配線パターン14として残す金属箔12の一部を覆って形成し、他方の面において、半導体チップ30の搭載領域に対応する領域を覆って形成する。この場合に、ベース基板10の金属膜16を形成する面では、ベース基板10の平面視において、半導体チップ30の外形以上の大きさで、その搭載領域にレジスト層20を形成してもよい。これにより、半導体チップ30の外形以上の大きさの金属膜16を形成できる。なお、レジスト層20のパターニングは、金属箔12に対して、ベース基板10の両面を同時に行ってもよい。

レジスト層20のパターニング方法として、例えば、レジスト層20をベース基板10の金属箔12の両面の全体に設け、その後にフォトリソグラフィ技術等を適用してパターニングしてもよい。すなわち、図示しないマスクを介して感光性のレジスト層20にエネルギーを照射、現像して形成してもよい。このときに、レジスト層20はポジ型及びネガ型レジストであることを問わない。あるいは、非感光性のレジスト層20をエッチングして形成してもよい。

あるいは、レジスト層20のパターニング方法として、インクジェット方式又は印刷方式を使用してもよい。例えば、インクジェット方式によれば、インクジェットプリンタ用に実用化された技術を応用することで、高速かつインクを無駄なく経済的に充填することが可能である。インクジェットヘッド(図示しない)は、例えばインクジェットプリンタ用に実用化されたもので、圧電素子を用いたピエゾジェットタイプ、あるいはエネルギー発生素子として電気熱変換体を用いたバブルジェットタイプ等が使用可能であり、吐出面積及び吐出パターンは任意に設定することができる。

あるいは、ベース基板10の金属膜16を形成する面では、金属箔12上に、レジスト層20を金属膜16の形状に合わせて転写させることで、レジスト層20を形成してもよい。金属膜16は、配線パターン14の形状に比べて微細な精度を必要としないので、転写によって容易にレジスト層20を形成できる。

こうして、金属箔12上にレジスト層20をパターニングして形成することによって、金属箔12のレジスト層20からの露出部を形成する。次に、金属箔12のレジスト層20からの露出部をエッチングする。この場合に、ベース基板10の両面の側から、金属箔12の露出部を同時にエッチングする。例えば、ベース基板10の側部を図示しない冶具によって支持しておき、ベース基板10の両面の側から図示しないノズルによって、エッチング液22を噴射させて、ベース基板10の両面の金属箔12を同時にエッチングしてもよい。これによって、1工程で、ベース基板10の両面の金属箔12を同時にエッチングすることができる。なお、エッチング方式は、上述のようにエッチング液22などを用いたウェットエッチング方式を使用してもよく、ベース基板10の両方の側から同時にエッチングできれば、エッチングガスなどを用いたドライエッチング方式を使用してもよい。

図3及び図4は、配線基板1に半導体チップ30を搭載した図である。配線基板の製造方法によって、図3に示すように、ベース基板10の一方の面に配線パターン14を形成し、それと同時に他方の面に金属膜16を形成することができる。ここで、配線パターン14の形態は特に限定されない。例えば、配線パターン14は、図4に示すように、半導体チップ30の電極32等の電気的接続部である接合部15と、その接合部につながる配線とを有してもよい。この場合に、図示するように接合部15は、配線よりも面積の広い、いわゆるランド部となっていてもよい。また、各配線は、例えば半導体チップ30の搭載領域の内側から外側に至るように形成されてもよく、その形態は限定されない。

金属膜16は、半導体チップ30の搭載領域に対応して形成する。図3及び図4に示すように、金属膜16は、半導体チップ30の外形を含むように、その外形以上の大きさで形成してもよい。これによって、配線基板1に半導体チップ30を搭載したときに、半導体チップ30の面に、あらゆる方向から入射する光をほぼ確実に遮断することができる。

配線基板の製造方法によって製造された配線基板1に半導体チップ30を搭載することで、半導体チップ30の遮光性を高めることができる。ここで、半導体チップ30は、複数の電極32を有する。電極32は、半導体チップ30の内部に形成された集積回路の端子である。半導体チップ30の電極32の形成された側の面には、各電極32の少なくとも一部を避けて、SiO2、SiN、ポリイミド樹脂などからなるパッシベーション膜(図示しない)が形成されている。また、電極32上にバンプ34が形成されていてもよい。

半導体チップ30は、電極32に形成された側の面を対向させて、配線基板1に搭載する。すなわち、半導体チップ30を、配線基板1にフェースダウンボンディングする。この場合の電気的接続として、異方性導電膜(ACF)や異方性導電ペースト(ACP)等の異方性導電材料を使用して、導電粒子をバンプ34と配線パターン14との間に介在させてもよい。あるいは、Au−Au、Au−Sn、ハンダなどによる金属接合や、絶縁樹脂の収縮力によって、バンプ34と配線パターン14とを電気的に接続させてもよい。

(実施の形態)
図5及び図6は、本発明を適用した実施の形態に係る半導体装置の製造方法を説明するための図である。なお、本実施の形態でも、参考例で説明した内容を可能な限り適用することができる。

図5は、本実施の形態に係る基板40に、半導体チップ30を搭載した図である。本実施の形態に係る基板40は、ベース基板42に配線パターン52が形成されてなるものである。図5に示すように、ベース基板42は、長尺状をなすものであってもよい。ベース基板42はフレキシブル性を有する。ベース基板42は、リール・トゥ・リールの工程に使用されるものであってもよい。ベース基板42には、幅方向の両側端部であって、長さ方向に並ぶ複数のスプロケットホール44が形成されてもよい。スプロケットホール44に、図示しないスプロケットを噛み合わせることで、ベース基板42を長手方向に搬送することができる。なお、ベース基板42のその他の形態は、上述の参考例と同様であってもよい。

図5に示すように、第2領域60は、配線パターン52の延びる方向と同一方向に長く形成されてもよい。図5に示す例では、配線パターン52は、半導体チップ30の内側から外側に基板40の長手方向に延びて形成され、第2領域60は、第1領域50の配線パターン52を避けて基板40の幅方向に形成されている。ここで、例えば、半導体チップ30が基板40の幅方向に沿って長い形状を有して搭載される場合は、第2領域60は、半導体チップ30の形状に合わせて長い形状を有するように形成する。ところで、図5に示すように、長尺状の基板40の幅が十分に広くない場合は、第2領域60を基板40の幅方向に長くして確保できない場合がある。そこで、図5に示すように、第2領域60を、配線パターン52の隣に、その延びる方向と同一方向に長く形成してもよい。このような第2領域60の形態は、第2領域60を複数形成する場合に特に効果的である。なお、この場合の第2領域60を半導体チップ30と重なるように貼り付ける形態は後述する。
