【産業上の利用分野】この発明は、エッチング方法に関
し、特に堆積性のガスを含むエッチングのオーバーエッ
チング工程の改善に係る。

【従来の技術】従来、ポリシリコン膜のエッチングガス
としては、オーバーエッチングに至るまで六弗化イオウ
(SF6)/二弗化メタン(CH2F2)/塩素(Cl2)
系のガスが用いられている。このガス系のうち二弗化メ
タン(CH2F2)は、堆積性のガスであり、エッチング
の際側壁保護膜を生成して、異方性加工に寄与している
ことが知られている。ところで、この種のエッチング
は、例えば図3に示すような有磁場マイクロ波エッチン
グ装置が用いられている。図中1はベルジャ型の石英チ
ャンバであり、2は石英チャンバ1内の電極である。こ
の電極2上にウェハWが載置される。図中3はマイクロ
波ジェネレータ、4はマイクロ波導波管、5はマグネト
ロン電源、6はRF電源、7はコイル直流電源、8,9
は磁場コイルを示している。

【発明が解決しようとする課題】しかしながら、上記し
たエッチング装置でSF6/CH2F2/Cl2系ガスを使
用して複数のウェハを順次連続処理した場合、堆積性ガ
スを用いているため処理室(石英チャンバ)内壁面に堆
積物が付着して失透が生ずる。さらに、連続処理に伴な
って処理室内温度が上昇するため、処理室の内壁に付着
した堆積物がウェハ面に再堆積し、ポリシリコン膜のエ
ッチングレートの再現性が悪化し、ポリシリコン膜の下
地SiO2膜との選択比が著しく低下する。図4に示す
グラフは、有磁場マイクロ波エッチング装置でSF6/
CH2F2/Cl2ガスをエッチングガスとして用いてウ
ェハを1枚ずつエッチング処理を施して25枚まで連続
処理したときの、ポリシリコン膜のエッチングレート
と、SiO2膜のエッチングレート及びポリシリコン膜
/SiO2膜の選択比を示している。このグラフから対
SiO2膜選択比が連続処理に伴なって著しく低下する
ことが判る。また、このようにエッチングレートの再現
性が悪くなると、ポリシリコン膜の加工形状の制御性も
低下する。
【0004】この発明は、このような従来の問題点に着
目して創案されたものであって、その解決しようとする
課題は、ポリシリコン膜のエッチングレートの再現性を
良好にし、エッチングに伴う処理室内の失透を減少させ
るにはどのような手段を講じればよいかという点にあ
る。

【課題を解決するための手段】そこで、この発明は、チ
ャンバ内で半導体基板上の材料膜を六弗化イオウ、二弗
化メタン及び塩素ガスを用いてエッチングした後、同一
のチャンバ内で塩素ガスのみを用いて、オーバーエッチ
ング工程とチャンバ内壁の堆積物除去を同時に行うもの
である。

【作用】半導体基板上の材料膜をSF6、CH2F2及
びCl2ガスを用いてエッチングすることにより、材料
膜の加工側壁部に側壁保護膜が形成され、良好な異方性
加工が可能となる。また、オーバーエッチングをCl2
ガスのみを用いて行なうため、エッチング処理室の内壁
に付着した堆積物を塩化物として除去し、処理室の失透
を抑制する作用がある。このため、複数の半導体基板
(ウェハ)を連続処理しても、処理室内壁に堆積物が存
在しないため、半導体基板上に再堆積物が付着すること
がなく、エッチングレートの再現性が良好となる。

【実施例】以下、この発明に係るエッチング方法の詳細
を図面に示す実施例に基づいて説明する。本実施例は、
図3に示すエッチング装置を用いてポリシリコン膜のエ
ッチングとオーバーエッチングを行なう。エッチングガ
スはSF6、CH2F2及びCl2ガスを用い、オーバ
ーエッチングはCl2のみを用いて行なう。
【0008】先ず、図1(A)に示すように、シリコン
基板11上にSiO2膜12を形成し、SiO2膜12上
にポリシリコン膜13をCVD法により堆積させる。次
に、レジスト14をフォトリソグラフィー技術でパター
ニングする。
【0009】次に、半導体基板(ウェハ)を図3に示す
有磁場マイクロ波エッチング装置の電極2上に載置し、
SF6、CH2F2及びCl2ガスをエッチングガスと
して用いてポリシリコン膜13のエッチングを行なう。
図1(B)は、エッチング中のポリシリコン膜13の構
造を示している。上記ガス系のうちCH2F2は堆積性ガ
スであるため、ポリシリコン膜1の加工された側壁に側
壁保護膜15が付着する。この側壁保護膜15が付着す
ることにより、ポリシリコン膜13は良好に異方性加工
される。このエッチングにおいては、エッチング装置の
処理室である石英チャンバ1の内壁面には、従来と同様
堆積物が付着する。
【0010】次に、上記エッチングの後に、エッチング
ガスを塩素(Cl2)ガスのみに切り換える。図1
(C)はオーバーエッチング工程を示している。このよ
うに塩素単体のオーバーエッチングプロセスにすること
により、堆積物は塩化物となり石英チャンバ1外へ排出
される。このため、石英チャンバ1の失透は抑えられ、
温度上昇に伴うウェハへの再堆積が起るのを防止でき
る。ここで、塩素ガスのみを用いるオーバーエッチング
の条件は、以下に示す通りとした。

圧力…20〜30mTorr
μ波パワー…190〜220mA
RFパワー…10W以上
温度…20℃
なお、塩素のみを用いるオーバーエッチングの条件は、
Cl2の流量,圧力,μ波パワー,RFパワーの4つの
パラメータがある。Cl2流量については、50〜20
0SCCMの範囲で用いることで連続処理によるエッチ
ングレートの均一性流量に依存せず安定していた。ま
た、圧力については、エッチングレートの圧力に対する
依存はないが、均一性は圧力を下げると悪化した。この
実施例では、圧力を20〜30mTorrとした。さら
に、μ波についても、エッチングレートのμ波依存性は
ないが、均一性はμ波パワーを上げると悪化した。そこ
で、この実施例では、190〜220mAとした。RF
パワーについては、7W以下で使用するとエッチングレ
ートの均一性の再現性がなくなるため、10W以上で使
用することで再現性が良好となった。
【0012】図2は、本実施例によってオーバーエッチ
ングを行ない、ウェハ1枚組目から25枚目までのポリ
シリコン膜及びSiO2膜のエッチングレート、並びに
ポリシリコン膜/SiO2膜選択比を示したグラフであ
る。このグラフから判るように、本実施例では、オーバ
ーエッチングプロセスでのポリシリコン膜のエッチング
レートが、連続処理の前半で194nm、後半で207
nmと同程の値となり、再現性が良好であった。これに
対し従来は、図4に示すグラフから判るように、処理前
半で375nm、後半で137nmと著しく変化してい
る。
【0013】以上、実施例について説明したが、本発明
は、これに限定されるものではなく、構成の要旨に基づ
いて各種の変更が可能である。
【0014】例えば、上記実施例においては、ポリシリ
コン膜のエッチングガスとしてSF6、 CH2F2 及びC
l2を用いたが、これらに酸素(O2)を加えることも可
能である。
【0015】また、本実施例では、図3に示すような有
磁場マイクロ波エッチング装置を用いたが他のタイプの
装置を用いても勿論よい。

【発明の効果】以上の説明から明らかなように、この発
明によれば、半導体基板上の材料膜のエッチングレート
の再現性を良好にする効果がある。また、エッチングに
伴なう処理室の失透を減少させるクリーニング効果があ
る。さらに、エッチングレートの再現性を良好にしたた
