Abstract
Description
- 長尺半導体ナノ粒子が分散する液体を、少なくとも2つの電極を有する基材の表面に塗布し、上記基材の表面に塗布した上記長尺半導体ナノ粒子を、上記電極により生成される電場内で整列させること;
- 上記整列した長尺半導体ナノ粒子を、上記基材の表面から半完成発光ダイオードの表面に移送すること;
- 上記長尺半導体ナノ粒子を有する上記半完成発光ダイオードに1又は2以上の構成要素をマウントすることにより、発光ダイオードを完成させること;
を有する、方法により達成される。
発光ダイオードに適切な半導体ナノロッド又はナノワイヤは当業者に既知である。
CdS、CdSe、CdTe、ZnO、ZnS、ZnSe、ZnTe、(Zn,Cd)S、(Zn,Cd)S、(Zn,Cd)Se、(Zn,Cd)Te、Cd(S,Se)、Cd(Se,Te)、Zn(S,Se)、Zn(Se,Te)、HgS、HgSe、HgTe、(Hg,Cd)Te。
InP、InSb、InAs、GaP、GaAs、GaSb、GaN、AlN、InN、(Al,Ga)As、(In,Ga)N。
CuInSe2、CuInS2。
PbS、PbSe、PbTe、SnS、SnSe、SnTe。

(i) 前記中間担体の表面を、前記基材表面上に存在する前記整列した半導体ナノ粒子と接触させる工程;
(ii) 前記半導体ナノ粒子の少なくとも一部が前記中間担体の表面上に残っている状態で、前記中間担体が前記基材から除かれる工程;
(iii) 前記ナノ粒子が存在する前記中間担体の表面を、前記半完成LEDの表面と接触させる工程;
(iv) 前記半導体ナノ粒子の少なくとも一部が前記半完成LEDの表面上に残っている状態で、前記中間担体が前記半完成LEDから除かれる工程。
Claims (13)
- 偏光発光を有する発光ダイオードを製造する方法であって、
- 長尺半導体ナノ粒子が分散する液体を、少なくとも2つの電極を有する基材の表面に塗布し、上記基材の上記表面に塗布した上記長尺半導体ナノ粒子を、上記電極により生成された電場内で整列させること;
- 上記整列した長尺半導体ナノ粒子を、上記基材の上記表面から半完成発光ダイオードの表面に移送すること;
- 上記長尺半導体ナノ粒子を有する上記半完成発光ダイオードに1又は2以上の構成要素をマウントすることにより、上記発光ダイオードを完成させること;
を有する、方法。 - 前記長尺半導体ナノ粒子が半導体ナノロッド又は半導体ナノワイヤである、請求項1に記載の方法。
- 前記電極が前記基材の前記表面に存在する;請求項1又は2に記載の方法。
- 前記電極の少なくとも1つが前記基材中に埋め込まれている;請求項1又は2に記載の方法。
- 前記電極が分岐し、相互嵌合電極配置を形成する;請求項1~4のいずれか1項に記載の方法。
- 前記電極が相互に重ね合わせた配置にある;請求項1、2又は4に記載の方法。
- 前記電場が交番電場である;請求項1~6のいずれか1項に記載の方法。
- 前記移送が、前記整列した長尺半導体ナノ粒子を前記基材の前記表面から中間担体の表面に移送し、次いで、上記中間担体の上記表面から前記半完成発光ダイオードの前記表面に移送することを有する;請求項1~7のいずれか1項に記載の方法。
- 前記中間担体が、スタンプ、熱脱離粘着テープ又はポリマーフィルムである;請求項8に記載の方法。
- 前記移送が、前記整列した長尺半導体ナノ粒子が存在する前記基材の前記表面を、前記半完成発光ダイオードの前記表面と接触させ、次いで、前記長尺半導体ナノ粒子の少なくとも一部が前記半完成発光ダイオードの前記表面に残っている状態で、前記基材を前記半完成発光ダイオードから除くことを有する;請求項1~7のいずれか1項に記載の方法。
- 前記移送が、複数の層を、前記基材の前記表面に存在する前記整列した長尺半導体ナノ粒子に塗布し、これらの層は前記半完成発光ダイオードを形成するものであり、次いで、前記長尺半導体ナノ粒子の少なくとも一部が前記半完成発光ダイオードの前記表面に残っている状態で、前記基材を前記半完成発光ダイオードから除くことを有する;請求項1~7のいずれか1項に記載の方法。
- エミッタ層であって、長尺半導体ナノ粒子がその中に存在するエミッタ層を有し、上記長尺半導体ナノ粒子により放射された光は、偏光依存分光法により測定される少なくとも0.35の偏光度を有する、発光ダイオード。
- 請求項1~11のいずれか1項に記載の方法により得ることができる、請求項12に記載の発光ダイオード。
