本技術の各種の実施形態は、一般に、基板の平坦化に関する。より具体的には、本技術のいくつかの実施形態は、公称平面基板上の平坦化として知られる精密表面トポグラフィー最適化のための多用途システム及び方法に関する。
平坦化は、半導体デバイス加工製造の分野における重要なプロセスステップである。焦点深度を所望のリソグラフィー公差内に維持することにより、フィーチャ解像度の損失なしに、複数の平面層上でのフォトリソグラフィーを実行することが可能になる。その使用は、トランジスタ回路のフロントエンド半導体デバイス処理、並びに、加工製造された回路の包装体等のバックエンド半導体デバイス処理用途の両方において一般的である。プロセス要件は、下地パターン及び所望のプロセス性能に応じて変わり得るが、このような平坦化を達成するためのインクジェットの使用のいくつかの一般的な態様を以下に説明した。
1.変化するフィーチャ(例えば、変化する密度、ピッチ、フィーチャサイズ等)の存在下でのグローバル(又はほぼグローバル)平坦化と、
2.フロントエンド及びバックエンドの両方における既存リソグラフィープロセスとの適合性と、である。
これらの目標は、PAINTプロセスの裏でソフトウェア及びハードウェアの両方を最適化することによって達成できる。

先に記載された分析アプローチは、個々の液滴のモデリングに依存する。これらの分析モデルは、分子動力学、格子ボルツマン技法又はナビエ-ストークス方程式の数値解等のツールを用いてシミュレーションすることができる。典型的な平坦化シナリオでは、数万の液滴が分配されてよく、これは、初期膜を形成するための個々の液滴の広がり及び濡れ挙動を解くために実質的な計算馬力の使用を必要とするであろう。このような計算リソースは、スーパーコンピュータ又はサーバのクラスタの形で利用可能にすることができるが、そのようなリソースが利用可能でない状況もあり得る。そのようなシナリオでは、分析モデルの使用は、経験的及び統計的技法で増強することができる。これらの技法は、実験データのみに依存するか、若しくは、数滴分の液滴のモデリングからの分析的洞察を実験データと組み合わせて、基板パターン存在下での数滴分の液滴挙動を説明する統計的に関連するモデルを開発することができる。
連続膜を形成しながらレジスト液滴を結合する際の重要な問題は、気泡軽減の問題である。このような気泡及び空隙の存在は、最終平坦化膜に欠陥を引き起こす可能性があり、気泡に捕獲されたガスが、気孔率が低いために基板又はスーパーストレートを通って放出されない場合に、発生する可能性がある。これはまた、膜厚及び下地フィーチャの制約のために、液滴が互いに離れて配置され得る領域でも問題である。気泡捕獲の軽減は、液滴が結合するのに要する時間を増加させることによって、又は、レジスト及びレジストに接触する二の表面を通って迅速に溶解することができるCO2等の気体を環境に提供することによって達成されてよい。
PAINTの重要な側面の一つは、個々の液滴を用いて薄い流体膜が形成される基板とスーパーストレートとの間の薄膜流体の進展の決定である。本開示では、ナノスケールのフィーチャを有する基板を含むPAINTプロセスの実施形態を説明する。薄膜の進展及びそれに対する任意のモデルは、関連するプロセス時間スケールを定義する膜厚の程度に依存する。いくつかの実施形態は、パターンの存在が局所的に膜厚値を変化させると仮定すると、基板の異なる領域に対して様々な膜厚値を使用することができる。これは、基板の異なる領域の平坦化に対する正確さ要件に従うであろう。
高い液滴位置の正確さ及び精度の達成は、基板トポグラフィーを平坦化する場合に、PAINTプロセスにとって重要な要件である。これは、パターン化基板上の液滴の挙動が、パターンジオメトリーに対して液滴がどこにあるかによって影響されるためである。先に議論したように、液滴は、パターン化基板との相互作用に基づいて、接触線ピン止め、浮揚、又は突刺しを呈し得る。この挙動が異なる基板にわたって一貫している限り、液滴の体積及び位置を得るためのフィーチャとして組み込むことができる。これは、繰り返し可能であるが望ましくない平坦化性能を有する系統的なホットスポット又は領域に関する情報を提供できるセンドアヘッド(send-ahead)ウエハを用いて、精密な実験を介して行うことができる。これらの系統的なホットスポットは、システムのシミュレーション、又は、センドアヘッドウエハを用いたシミュレーションと精密な実験との組み合わせから決定されてもよい。これらの系統的なホットスポットは、次のメカニズム、即ち、(格子等の異方性フィーチャ、接触線ピン止め、基板上のパターンから生じる可能性がある)予期しない流れの非対称性、液滴体積における不正確さ、液滴位置、スーパーストレートを基板と配列させる際の誤差、収縮、蒸発等によって引き起こされ得るが、これらに限定されない。
急勾配及び可変密度を有する基板上のナノスコピックフィーチャの存在は、スーパーストレートと基板との間に挟まれた液体の薄い連続膜の進展を複雑にする可能性がある。モデルに基づく予測が関与する場合には、高度に非線形で計算コストがかかる可能性があり、そのため、モデルを線形化及び単純化することが望ましい可能性がある。従って、モデルは、スーパーストレートに必要な最適な幾何学的パラメータを決定するために、経験的な実験的証拠で増強することができる。
平坦化のためのPAINTの実行は、リアルタイム、ほぼリアルタイム、又はオフライン条件で平坦化プロセスの性能を決定するために、インサイチュ計測と組み合わせることができる。このインサイチュ計測は、光学に基づく(例えば、薄膜反射率測定)又はチップに基づく(例えば、AFMに基づく)計測であり得る。AFMシステムは、ホットスポット領域で位置決めするために個々にアドレス可能な単一のAFM又はAFMアレイとすることができる。計測のための、又は(以下に開示される)粒子事象の検出のための光学技法は、撮像システムの使用に依存してよく、その場合、そのような撮像システムは、軸外画像からのシグネチャを最小にするテレセントリックレンズと結合されてよい、ラインスキャンカメラ又はエリアカメラであり得る。高解像度のためには、ラインスキャンカメラが好ましい実施形態であってよい。なぜなら、これらのカメラをインラインで設置し、UV LEDのリニアアレイと併せて用いることで、UV硬化が別個のステーションで行われる際に基板の運動から利益を得ることができるからである。グレースケールカメラを用いることでも、より高い解像度を生じ得るが、ハイパースペクトルシグネチャが所望される場合には、RGBカメラもこの目的のために用いられてよい。このようなカメラの画素サイズは、100μm未満、10μm未満又は1μm程度の小さいものであってもよい。
スーパーストレートの基板からの分離もPAINTプロセスにおいて重要なステップであり、平坦化膜への損傷を最小にして行うべきである。この目的のために、先に開示されたような形状制御システムが有用であり得る。この状況で分離を可能にする他の方法は、中空中心の内外に移動できるピンを備えたシールドを有することである。このシールドは、スーパーストレートの裏側に実質的に接触して分離中に支えを強化するように、UV光を露光して後方に移動させる必要がある場合に、外に移動させることができる。ピンは、Geckskin(例えば、http://geckskin.umass.eduを参照)等の接着剤の助けを借りて増強され得る。或いは、スーパーストレートチャックは、そのようなGeckskinのような接着剤の助けを借りて分離中にスーパーストレートのエッジに取り付けることができる折り畳み可能なウイングを有することができる。第3の戦略は、エッジで熱を用いて部分的に又は実質的に蒸発させることができるスーパーストレート上の犠牲高分子膜を用いることであってよい。この蒸発は、エッジに隙間を生じさせ、スーパーストレートの基板からの分離を可能にするであろう。
ナノインプリントリソグラフィーにおける重要な欠陥メカニズムの一つは、気泡又は空隙の捕獲である。これらは、典型的には、2滴以上の液滴が実質的に結合することができないか、又はテンプレートのナノスケールフィーチャを実質的に満たすことができない場合に生じる。これらの欠陥は、しばしば、かなり繰り返し可能であり、偶発誤差というよりもむしろ、系統誤差として分類することができる。ナノスケールフィーチャの充填は、典型的には毛管ピン止めの現象に依存し、そこではナノスケールフィーチャに起因して、移動メニスカスがテンプレート内で急峻な遷移に遭遇する。メニスカスは、急峻な遷移を横切るように強制され、従ってフィーチャを充填することができるが、これは、その遷移によって提示される抵抗に打ち勝つ有意な毛管圧がある場合に限られる。フィーチャがかなり高い場合、メニスカスは、それらを完全に濡らすことができず、従って、空隙の捕獲につながる可能性がある。

Claims (35)
- インクジェットを用いてパターン化基板を平坦化する方法であって、
前記パターン化基板のグローバル及びナノスケールトポグラフィーとパターン情報とを決定する工程と、
前記グローバル及びナノスケールトポグラフィーと前記パターン情報とに基づいて、液滴パターンを決定する工程と、
前記パターン化基板上に前記液滴パターンを分配する工程と、
実質的に連続した膜を形成するために分配された液滴に起因する前記パターン化基板とスーパーストレートとの間のギャップを閉じる工程と、
前記実質的に連続した膜を硬化する工程と、
前記スーパーストレート及び前記パターン化基板を、前記パターン化基板上の前記実質的に連続した膜から分離する工程と、
を含むことを特徴とする方法。 - 前記液滴パターンは、プロセスのモデル、最適化スキーム、及び実験データから決定されることを特徴とする請求項1に記載の方法。
- 前記パターン化基板の前記グローバル及びナノスケールトポグラフィーと前記パターン情報を表すデータで符号化されたデジタルファイルをロードする工程を更に含むことを特徴とする請求項1に記載の方法。
- 前記液滴パターンは、前記グローバル及びナノスケールトポグラフィーと前記パターン情報、スーパーストレートジオメトリー、スーパーストレート材料特性、平坦化材料特性、インクジェット液滴解像度、インクジェットノズルピッチ、及び公差情報を含む入力によるモデルベースの最適化を用いて計算されることを特徴とする請求項1に記載の方法。
- 前記スーパーストレートの表面は、広がる前方の位置で、前記基板の表面よりも実質的に凸状であることを特徴とする請求項1に記載の方法。
- 前記スーパーストレートは犠牲膜を有しており、当該方法は、前記スーパーストレートを前記基板から分離するための剥離を開始するように前記犠牲膜をアブレーションする工程を更に含むことを特徴とする請求項1に記載の方法。
- 半導体デバイスダイのサブ領域における平坦化性能に優先順位を付ける工程を更に含むことを特徴とする請求項1に記載の方法。
- 前記半導体デバイスダイの前記サブ領域は、後続のリソグラフィープロセスにおいて最高のリソグラフィー解像度が必要とされる前記半導体デバイスダイの一部に対応することを特徴とする請求項7に記載の方法。
- 前記サブ領域は、露光中に、フォトリソグラフィースキャナの走査方向に直交して配列され、前記フォトリソグラフィースキャナは、その焦点が表面トポグラフィー制御から利益を得る下流プロセスであることを特徴とする請求項7に記載の方法。
- 前記インクジェットは、前記サブ領域に平行に配列されることを特徴とする請求項7に記載の方法。
- 前記ギャップは第1のステーションで閉じられ、硬化することは第2のステーションで行われることを特徴とする請求項1に記載の方法。
- 硬化することは、所望のプロセス時間の終わりに行われ、前記所望のプロセス時間は、気泡が実質的に軽減されるように十分に長くなるように選択され、また望ましくない寄生が平坦化性能に影響を及ぼさないように十分に短くなるように選択されることを特徴とする請求項11に記載の方法。
- 前記スーパーストレートの厚さは、空間的に変化するように設計されることを特徴とする請求項1に記載の方法。
- ナノインプリントリソグラフィープロセスにおいて、気泡又は空隙から生じるホットスポットを軽減するための方法であって、
基板上の、粒子、気泡又は空隙によって引き起こされるホットスポットを識別する工程と、
前記ホットスポットの特性に基づいて、蒸発制御、圧力ゾーンチャック、デジタルマイクロミラーデバイス又はプログラマブルヒータアレイを含む補償解決策を識別する工程と、
前記ホットスポットを軽減するために前記補償解決策を実装する工程と、
を含むことを特徴とする方法。 - 前記ホットスポットは、粒子によって引き起こされ、且つ、液相又はUV硬化後固相で画像化する高解像度撮像システムを用いて識別され、前記粒子は、スーパーストレートと基板との間に依然として捕獲されていることを特徴とする請求項14に記載の方法。
- ナノインプリントリソグラフィープロセスから生じる系統的なホットスポットを軽減する方法であって、
前記ナノインプリントリソグラフィープロセスの開始前にホットスポットの識別する工程と、
前記ホットスポットの特性に基づいて、蒸発制御、圧力ゾーンチャック、デジタルマイクロミラーデバイス、又はプログラマブルヒータアレイを含む補償解決策を識別する工程と、
前記ホットスポットを軽減するために前記補償解決策を実装する工程と、
を含むことを特徴とする方法。 - 前記ホットスポットの特性に基づいて前記ホットスポットを分類する工程と、
前記ホットスポットを補償する液滴パターンを計算する工程と、
前記液滴パターンを適用する工程と、
を更に含むことを特徴とする請求項16に記載の方法。 - 前記補償解決策は、アナログ液滴体積制御を含むことを特徴とする請求項16に記載の方法。
- 前記ホットスポットは、前記ナノインプリントリソグラフィープロセスにおける上流プロセス、インプロセス又は下流プロセスから生じる系統的なホットスポットであることを特徴とする請求項16に記載の方法。
- 前記ホットスポットは、平坦化プロセスにおける上流プロセス、インプロセス又は下流プロセスに由来する系統的なホットスポットであることを特徴とする請求項16に記載の方法。
- 前記補償解決策は、前記ホットスポットの近傍内領域にのみ適用されることを特徴とする請求項16に記載の方法。
- 前記圧力ゾーンチャックは、スーパーストレート上、基板上又は前記ホットスポットの近傍の両側で圧搾するように構成されたプログラマブル圧力ゾーンチャックであることを特徴とする請求項16に記載の方法。
- 前記プログラマブルヒータアレイは、前記ホットスポットの近傍に熱毛管流れを誘発するように構成されることを特徴とする請求項16に記載の方法。
- 前記補償解決策は、所望の平坦化を達成するために系統的なホットスポットを軽減するようにスーパーストレートの厚さ変動を選択することを含む、ことを特徴とする請求項16に記載の方法。
- 前記選択された厚さ変動は、空間座標の滑らかな関数であるか、又は前記空間座標のステップ関数であることを特徴とする請求項24に記載の方法。
- 前記厚さ変動は、アライメントマークによって識別される関数であることを特徴とする請求項24に記載の方法。
- 前記アライメントマークは、基板上のアライメントマークに対して10ミクロン未満まで位置合わせされることを特徴とする請求項26に記載の方法。
- 基板上のアライメントマークに対して1ミクロンよりも良好に位置合わせされたアライメントマークに基づいて前記厚さ変動の関数を選択する工程を更に含むことを特徴とする請求項24に記載の方法。
- 前記ホットスポットは、可変プロセス時間、可変パターン密度又は接触線ピン止めを含む系統的なホットスポットであることを特徴とする請求項16に記載の方法。
- 平坦化のためのシステムは、
プロセッサと、
該プロセッサの制御下にある基板形状変調チャックと、
前記プロセッサの制御下にあるスーパーストレート形状変調チャックと、
前記プロセッサにより実行されたときに、マシンに、基板及びスーパーストレートの接触の開始と実質的にコンフォーマルな接触の完了との間の全期間で、前記基板及び前記スーパーストレート間の相対曲率を最大化するために前記基板及び前記スーパーストレートの時間変動形状――ここで、前記基板及び前記スーパーストレートの接触の開始と実質的にコンフォーマルな接触の完了との間の少なくとも一の時点において、前記スーパーストレート及び前記基板の曲率の少なくとも一方は凹状である――を識別させる、自身に格納された命令セットを有するメモリと、
を備えることを特徴とするシステム。 - 少なくとも100μm、少なくとも10μm又は少なくとも1μmのカメラ画素サイズを有するカメラを更に備えることを特徴とする請求項30に記載のシステム。
- RGB又はグレースケールであるカメラを更に備えることを特徴とする請求項30に記載のシステム。
