制御部8は、ブロック部13a1のブロックを外側から順次上昇させて剥離動作を行う。例えば、制御部8はモータM4でプランジャ機構P4を駆動し、最も外側のブロックA4のみを数十μmから数百μm上昇させた後下降させて停止させる。上昇および下降速度は一定ではない。この結果、ブロックA4の周辺においてダイシングテープ16が盛り上がった突上げ部分が形成され、ダイシングテープ16とダイアタッチフィルム18の間に微小な空間、即ち剥離起点ができる。この空間によりアンカー効果、即ちダイDにかかるストレスが大幅に低減し、以後の剥離動作を確実に行うことができる。次に、制御部8はモータM3でプランジャ機構P3を駆動し、2番目に外側のブロックA3のみをブロックA4よりも高く上昇させ停止させる。次に、制御部8はモータM2でプランジャ機構P2を駆動し、3番目に外側のブロックA2のみをブロックA3よりも高く上昇させ停止させる。最後に、制御部8はモータM1でプランジャ機構P1を駆動し、最も内側のブロックA1のみをブロックA2よりも高く上昇させ停止させる。この剥離動作の際に、制御部8は、ブロックごとに有負荷トルク値を測定すると共に、測定した有負荷トルク値と予め記録された無負荷トルク値とからトルク値(ウェハの剥離力)を測定する。また、制御部8は、測定されたトルク値(ウェハの剥離力)と予め記録されたトルク値(ウェハの剥離力)と比較して異常があるかどうかを判定する。トルク値の測定および異常判断は、ウェハごとに最初にピックアップするダイのみに対して行う。
