Claims (20)
- 第1面を有するパターニングデバイスの第1構造と、
第2面を有し、前記第1面および前記第2面が互いに対向する前記パターニングデバイスの第2構造と、
前記第1面上に形成され、前記第2面と対向し、複数のバッフルを備えるトラップと、を備え、
前記対向する第1面および第2面の間にギャップが形成されることを特徴とするパターニングデバイス。 - 前記複数のバッフルは、高ハマカー(Hamaker)定数を持つ材料を備えることを特徴とする請求項1に記載のパターニングデバイス。
- 前記トラップは、前記第1面の少なくとも一部により形成されることを特徴とする請求項1に記載のパターニングデバイス。
- 前記複数のバッフルは、前記第1面から突出する側壁を備えることを特徴とする請求項1に記載のパターニングデバイス。
- 前記トラップは、汚染粒子が前記ギャップを通過するのを抑制するよう構成されることを特徴とする請求項1に記載のパターニングデバイス。
- 前記複数のバッフルの一つずつは、互いに平行な第1側壁および第2側壁を備えることを特徴とする請求項1に記載のパターニングデバイス。
- 前記複数のバッフルの一つずつは、互いに平行でない第1側壁および第2側壁を備えることを特徴とする請求項1に記載のパターニングデバイス。
- 複数の溝をさらに備え、前記複数の溝の一つずつは、前記複数のバッフルのうち隣り合うバッフル間に位置し、それぞれのバッフルの幅とは異なる溝幅を有することを特徴とする請求項1に記載のパターニングデバイス。
- 複数の溝をさらに備え、前記複数の溝の一つずつは、前記複数のバッフルのうち隣り合うバッフル間に位置し、それぞれのバッフルの幅と同じ溝幅を有することを特徴とする請求項1に記載のパターニングデバイス。
- 前記トラップの一部は、前記第2面上に形成されることを特徴とする請求項1に記載のパターニングデバイス。
- 第1面を有するパターニングデバイスの第1構造と、
第2面を有し、前記第1面および前記第2面の間にギャップが形成される前記パターニングデバイスの第2構造と、
前記第1面に取り付けられ、前記第1面から突出する複数のバッフルを備える第1トラップと、を備えることを特徴とする装置。 - 前記第2面に取り付けられる第2トラップをさらに備えることを特徴とする請求項11に記載の装置。
- 前記第1トラップおよび前記第2トラップは、汚染粒子が前記ギャップを通過するのを抑制するよう構成されることを特徴とする請求項12に記載の装置。
- 前記複数のバッフルの一つずつは、前記ギャップを通過する汚染粒子の特性に基づいて構成される対向する第1側壁および第2側壁を備えることを特徴とする請求項11に記載の装置。
- 前記複数のバッフルは、高ハマカー定数を持つ材料を備えることを特徴とする請求項11に記載の装置。
- 汚染粒子を抑制するよう構成されるトラップを備え、前記トラップは、装置の表面上に形成され、前記表面から突出する複数のバッフルを備えることを特徴とする装置。
- 前記複数のバッフルは、高ハマカー定数を持つ材料を備えることを特徴とする請求項16に記載の装置。
- 前記複数のバッフルの一つずつは、前記汚染粒子の特性に基づいて構成される対向する第1側壁および第2側壁を備えることを特徴とする請求項16に記載の装置。
- 前記第1側壁および前記第2側壁は、前記表面の一部により形成されることを特徴とする請求項18に記載の装置。
- 前記複数のバッフルのそれぞれのバッフル間の間隔は、前記汚染粒子の特性に基づいて構成されることを特徴とする請求項16に記載の装置。
