Abstract
【解決手段】プラズマ原子層成長装置100は、基板1Sを保持するための下部電極BEと、下部電極BEと対向する対向面を有し、かつ、下部電極BEとの間でプラズマ放電を発生させるための上部電極UEとを備える。さらに、プラズマ原子層成長装置100は、上部電極UEの対向面に複数のビス13aで固定された導体防着部材10aと、複数のビス13bで導体防着部材10aと固定された導体防着部材10bとを備える。このとき、平面視において、複数のビス13aと複数の13bとは、互いに重ならないように配置されている。

Description
<原子層成長装置に特有の事情>
例えば、プラズマCVD装置では、基板を保持する下部電極と、下部電極と対向配置される上部電極との間に複数の原料ガスを供給しながら、下部電極と上部電極との間にプラズマ放電を生じさせる。これにより、プラズマCVD装置では、プラズマ放電で生じた活性種(ラジカル)による化学反応により、基板上に膜を形成する。このとき、プラズマCVD装置では、主にプラズマ放電が形成されている領域(放電空間)に膜が形成される。これは、プラズマCVD装置で使用される原料ガスとして、放電空間に局在化させるために拡散しにくい性質を有している原料ガスが使用されるとともに、複数の原料ガスからプラズマ放電によって活性種(ラジカル)が生じて初めて膜材料が形成されるからである。したがって、プラズマCVD装置では、放電空間から離れた場所(プラズマ放電が生じない場所)には膜が形成されにくい傾向を示すことになる。
図1は、本実施の形態1におけるプラズマ原子層成長装置100の全体構成を模式的に示す断面図である。本実施の形態1におけるプラズマ原子層成長装置100は、原料ガスと反応ガスとを交互に供給することにより、基板1S上に原子層単位で膜を形成するように構成されている。その際、反応活性を高めるため、基板1Sを加熱することができる。
次に、本実施の形態1における絶縁防着部材CTMの構成について説明する。図2は、上部電極UEを離間して囲むように設けられた本実施の形態1における絶縁防着部材CTMの構成を模式的に示す図である。図2において、二点鎖線で示す直方体が上部電極UEの模式的な構成を示している。図2に示す上部電極UEは、導体防着部材10a(図2では、図示を省略)と導体防着部材10b(図2では、図示を省略)とを介して、図1に示す下部電極BEと対向する表面SURと、表面SURと交差する側面SS1と、側面SS1の反対側に位置する側面SS2と、表面SURおよび側面SS1と交差する側面SS3と、側面SS3の反対側に位置する側面SS4とを有する。
本実施の形態1におけるプラズマ原子層成長装置100には、例えば、図2に示すように、平面視において、上部電極UEを囲むように絶縁防着部材CTMが設けられている。これにより、上部電極UEの周囲に設けられた絶縁支持部材ISMに膜が付着することを防止できる。すなわち、プラズマ原子層成長装置100では、(1)原子層単位で膜を形成すること、(2)成膜容器の隅々まで原料ガスや反応ガスが行き渡ること、(3)プラズマ放電が生じていない場所でも原料ガスと反応ガスとが反応しやすいことという性質を有することから、上部電極UEと下部電極BEで挟まれた放電空間から離れた場所に設けられている絶縁支持部材ISMにおいても膜が付着する。特に、上部電極UEの周囲に設けられた絶縁支持部材ISMは、放電空間に近いこともあり、膜の付着が生じやすい。したがって、本実施の形態1では、平面視において、上部電極UEの周囲を囲むように絶縁防着部材CTMを設けている。これにより、上部電極UEの周囲に配置された絶縁支持部材ISMに膜が付着することを効果的に防止することができる。
ただし、上部電極UE(導体防着部材10a、10b)と絶縁防着部材CTMとの間に隙間が形成されると、微細な隙間を含む成膜容器内の隅々まで膜が形成されてしまうというプラズマ原子層成長装置の特性から、上部電極UE(導体防着部材10a、10b)と防着部材CTMとの隙間に膜が形成されてしまうことになる。つまり、上部電極UEを支持する絶縁支持部材ISMに膜が付着することをほぼ完全に防止して、絶縁支持部材ISMのメンテナンスフリー化を実現する観点からは、上部電極UE(導体防着部材10a、10b)と絶縁防着部材CTMとの間に隙間を設けるという構成では、充分とは言えず、さらなる工夫が必要とされるのである。そこで、本実施の形態1では、上部電極UE(導体防着部材10a、10b)と絶縁防着部材CTMとの間に隙間を設けながら、上部電極UEを支持する絶縁支持部材ISMに膜が付着することをほぼ完全に防止するために工夫を施している。
上述したように、本実施の形態1におけるプラズマ原子層成長装置100では、平面視において、上部電極UEの周囲を囲むように絶縁防着部材CTMが設けられている。これにより、本実施の形態1におけるプラズマ原子層成長装置100によれば、上部電極UEの周囲に配置された絶縁支持部材ISMに膜が付着することを効果的に防止することができる。この結果、上部電極UEを固定する絶縁支持部材ISMを取り外して、絶縁支持部材ISMに付着した膜をウェットエッチングにより除去する必要性が低減される。これにより、本実施の形態1におけるプラズマ原子層成長装置100によれば、絶縁支持部材ISMで支持される上部電極の取り付け位置が変わることに起因する成膜条件の変化を抑制することができ、これによって、基板1S上に形成される膜の品質の変動を抑制することができると考えられる。ところが、上部電極の取り付け位置が変わることに起因する成膜条件の変化を抑制する観点からは、上述した対策では不充分であることを本発明者は新たに見出したので、この点について説明する。
図3は、上部電極UEの下面に設けられる導体防着部材10の取り付け構造に関する工夫の必要性を説明する図である。図3に示すように、基板1Sと対向する上部電極UEの下面(対向面)には、導体防着部材10が設けられている。この導体防着部材10は、導体防着部材10を貫通する貫通孔11と、上部電極UEの下面に設けられ、かつ、貫通孔11と連通する溝12とにわたって挿入されたビス13によって固定されている。
図4は、本実施の形態1における特徴点を説明する図である。すなわち、図4は、導体防着部材の取り付け構造に関する特徴点を説明する図である。本実施の形態1におけるプラズマ原子層成長装置100は、例えば、図4に示すように、基板1Sを保持するための下部電極BEと、下部電極BEと対向する対向面(下面)を有し、かつ、下部電極BEとの間でプラズマ放電を発生させるための上部電極UEとを備えることを前提とする。そして、本実施の形態1におけるプラズマ原子層成長装置100では、上部電極UEの下面に複数のビス13aで導体防着部材10aが固定され、かつ、導体防着部材10aの下面に複数のビス13bで導体防着部材10bが固定されている。このとき、本実施の形態1における特徴点は、例えば、図4に示すように、複数のビス13aと複数のビス13bとは、互いに重ならないように配置されている点にある。言い換えれば、本実施の形態1における特徴点は、例えば、平面視において、複数のビス13aと複数のビス13bとは、互いに離間して配置されている点にある。
次に、本実施の形態1における変形例について説明する。図6(a)は、導体防着部材10aと導体防着部材10bとを示す断面図である。図6(a)において、導体防着部材10aは、複数のビス13aによって、図示しない上部電極に固定されている。一方、導体防着部材10bは、複数のビス13bによって、導体防着部材10aに固定されている。
次に、本実施の形態1における原子層成長方法について説明する。図7は、本実施の形態1における原子層成長方法を説明するフローチャートであり、図8(a)〜図8(e)は、基板上に膜を形成する工程を模式的に示す図である。
本実施の形態1における原子層成長方法は、プラズマを使用して基板上に膜を形成する。ここで、本実施の形態1における原子層成長方法は、(a)基板が配置された成膜容器内に原料ガスを供給する工程と、(b)(a)工程の後、成膜容器内に第1パージガスを供給する工程と、(c)(b)工程の後、成膜容器内に反応ガスを供給する工程と、(d)(c)工程の後、成膜容器内に第2パージガスを供給する工程とを備える。このとき、本実施の形態では、(a)工程と(b)工程と(c)工程と(d)工程とにわたって、さらに、成膜容器内に不活性ガスを供給している。
本実施の形態1における原子層成長方法では、例えば、TMAを原料として使用し、かつ、酸素ガスを反応ガスとして使用し、かつ、窒素ガスをパージガスとして使用することにより、酸化アルミニウム膜を形成することができる。特に、基板上に形成される酸化アルミニウム膜は、有機EL素子の発光層を保護する保護膜の一部を構成する膜として形成することができる。
<改善の検討>
図9は、本実施の形態2におけるプラズマ原子層成長装置100の模式的な全体構成を示す図である。図9において、本実施の形態2におけるプラズマ原子層成長装置100では、前記実施の形態1のように、上部電極UEの下面に別部品からなる導体防着部材10aと導体防着部材とを設ける構成とは異なり、下部電極BE上に配置された基板1Sと対向する上部電極UEの下面に単体の導体防着部材10が設けられている。
本実施の形態2における基本思想は、ビスを基板と平面的に重ならない位置に設けるという導体防着部材の取り付け構造に対する工夫を前提構成として、この前提構成を採用しながらも、導体防着部材の内部に電位差が生じることを抑制するための思想である。具体的に、本実施の形態2における基本思想は、上述した前提構成を採用することにより顕在化する導体防着部材の撓みの発生を是認しながらも、導体防着部材の撓みに起因して導体防着部材の内部に発生する電位差を抑制するための思想である。特に、本実施の形態2における基本思想は、導体防着部材に撓みが発生しても、撓んだ導体防着部材と上部電極との電気的な接触の均一性を向上することにより、防着部材の内部に発生する電位差を抑制する思想である。以下では、撓んだ導体防着部材と上部電極との電気的な接触の均一性を向上するという本実施の形態2における基本思想を具現化する本実施の形態2における特徴点について、図面を参照しながら説明することにする。
本実施の形態2における特徴点は、例えば、図12に示すように、基板1Sと平面的に重ならない位置に配置されたビス13によって上部電極UEに固定される導体防着部材10と、上部電極UEとの間に、上部電極UEの厚さ方向(z方向)に伸縮性を有する導電部材15を配置する点にある。これにより、図12に示すように、導体防着部材10に撓みが発生したとしても、導体防着部材10と上部電極UEとの間の電気的な接触の均一性向上を図ることができる。つまり、図12に示すように、導体防着部材10と上部電極UEとの間に挟み込まれるように配置されている導電部材15は、上部電極UEの厚さ方向に伸縮性を有する。このことから、導体防着部材10が撓むことによって、導体防着部材10の端部から中央部に向って、z方向のサイズが連続的に変化する隙間が発生してとしても、この隙間のz方向のサイズに対応して、導電部材15が伸縮する。このため、本実施の形態2における特徴点によれば、導体防着部材10に撓みが発生した場合であっても、導体防着部材10の端部から中央部に向って、導体防着部材10と上部電極UEとの間の電気的な接触の均一性を確保することができる。これにより、本実施の形態2における特徴点によれば、導体防着部材10の内部に電位差が発生することを抑制することができる。この結果、本実施の形態2における特徴点によれば、導体防着部材10に撓みが発生することにより生じる隙間を介した意図しない放電を防止できる。つまり、本実施の形態2における特徴点によれば、放電空間におけるプラズマ放電の不良を抑制することができ、これによって、基板1S上の膜の形成に悪影響が及ぶことを抑制することができる。
本実施の形態3におけるプラズマ原子層成長装置は、前記実施の形態1における特徴点と、前記実施の形態2における特徴点とを備えている。

- 基板を保持するための第1電極と、
前記第1電極と対向する対向面を有し、かつ、前記第1電極との間でプラズマ放電を発生させるための第2電極と、
前記第2電極の前記対向面に複数の第1接続部材で固定された第1導体防着部材と、
複数の第2接続部材で前記第1導体防着部材と固定された第2導体防着部材と、
を備え、
平面視において、前記複数の第1接続部材と前記複数の第2接続部材とは、互いに重ならないように配置されている、原子層成長装置。 - 請求項1に記載の原子層成長装置において、
前記複数の第2接続部材の個数は、前記複数の第1接続部材の個数よりも少ない、原子層成長装置。 - 請求項1に記載の原子層成長装置において、
平面視において、前記複数の第2接続部材は、前記基板と離間する位置に配置されている、原子層成長装置。 - 請求項1に記載の原子層成長装置において、
前記原子層成長装置は、平面視において前記第2電極を離間して囲む絶縁防着部材を有する、原子層成長装置。 - 請求項4に記載の原子層成長装置において、
前記絶縁防着部材と前記第1導体防着部材との間、および、前記絶縁防着部材と前記第2導体防着部材との間には、隙間が存在し、
前記原子層成長装置は、前記隙間に不活性ガスを供給する不活性ガス供給部を有する、原子層成長装置。 - 請求項1に記載の原子層成長装置において、
前記原子層成長装置は、さらに、前記第2電極と前記第1導体防着部材との間に設けられた伸縮性を有する導電部材を有する、原子層成長装置。 - 請求項1に記載の原子層成長装置において、
前記複数の第1接続部材のそれぞれは、前記第1導体防着部材を貫通する第1貫通孔と前記第2電極に設けられた第1溝とにわたって挿入される第1ビスであり、
前記複数の第2接続部材のそれぞれは、前記第2導体防着部材を貫通する第2貫通孔と前記第1導体防着部材に設けられた第2溝とにわたって挿入される第2ビスである、原子層成長装置。 - 基板を保持するための第1電極と、
前記第1電極と対向する対向面を有し、かつ、前記第1電極との間でプラズマ放電を発生させるための第2電極と、
前記第2電極の前記対向面に複数の第1接続部材で固定された第1導体防着部材と、
複数の第2接続部材で前記第1導体防着部材と固定された第2導体防着部材と、
を備え、
平面視において、前記複数の第1接続部材と前記複数の第2接続部材とは、互いに離間して配置されている、原子層成長装置。 - 基板を保持するための第1電極と、
前記第1電極と対向する対向面を有し、かつ、前記第1電極との間でプラズマ放電を発生させるための第2電極と、
前記第2電極の前記対向面に複数の接続部材で固定された導体防着部材と、
前記第2電極と前記導体防着部材との間に設けられた伸縮性を有する導電部材と、
を備え、
平面視において、前記複数の接続部材のそれぞれは、前記基板と離間する位置に配置されている、原子層成長装置。 - 請求項9に記載の原子層成長装置であって、
平面視において、前記導電部材は、前記基板と重なる位置に配置されている、原子層成長装置。 - 請求項9に記載の原子層成長装置において、
前記原子層成長装置は、平面視において前記第2電極を離間して囲む絶縁防着部材を有する、原子層成長装置。 - 請求項11に記載の原子層成長装置において、
前記絶縁防着部材と前記複数の接続部材のそれぞれとの間には、隙間が存在し、
前記原子層成長装置は、前記隙間に不活性ガスを供給する不活性ガス供給部を有する、原子層成長装置。 - 請求項9に記載の原子層成長装置において、
前記複数の接続部材のそれぞれは、前記導体防着部材を貫通する貫通孔と前記第2電極に設けられた溝とにわたって挿入されるビスである、原子層成長装置。 - 請求項9に記載の原子層成長装置において、
前記導体防着部材は、撓んでいる、原子層成長装置。 - 請求項9に記載の原子層成長装置において、
平面視において、前記導体防着部材は、前記基板よりも大きい、原子層成長装置。 - 請求項15に記載の原子層成長装置において、
前記導体防着部材の平面寸法は、370mm×470mmよりも大きく、
前記導体防着部材の厚さ寸法は、10mm以下である、原子層成長装置。
