〈ダイシングテープの作製〉
冷却管と、窒素導入管と、温度計と、撹拌装置とを備える反応容器内で、アクリル酸ドデシル100モル部と、アクリル酸2-ヒドロキシエチル(2HEA)20モル部と、これらモノマー成分100質量部に対して0.2質量部の重合開始剤としての過酸化ベンゾイルと、重合溶媒としてのトルエンとを含む混合物を、60℃で10時間、窒素雰囲気下で撹拌した(重合反応)。これにより、アクリル系ポリマーP1を含有するポリマー溶液を得た。当該ポリマー溶液中のアクリル系ポリマーP1の重量平均分子量(Mw)は45万であった。次に、このアクリル系ポリマーP1を含有するポリマー溶液と、2-メタクリロイルオキシエチルイソシアネート(MOI)と、付加反応触媒としてのジブチル錫ジラウリレートとを含む混合物を、室温で48時間、空気雰囲気下で撹拌した(付加反応)。当該反応溶液において、MOIの配合量は、上記アクリル酸ドデシル100モル部に対して20モル部であり、アクリル系ポリマーP1における2HEA由来ユニットないしその水酸基の総量に対する当該MOI配合量のモル比率は1である。また、当該反応溶液において、ジブチル錫ジラウリレートの配合量は、アクリル系ポリマーP1100質量部に対して0.03質量部である。この付加反応により、側鎖にメタクリレート基を有するアクリル系ポリマーP2を含有するポリマー溶液を得た。次に、当該ポリマー溶液に、アクリル系ポリマーP2100質量部に対して1質量部のポリイソシアネート化合物(商品名「コロネートL」,東ソー株式会社製)と、2質量部の光重合開始剤(商品名「イルガキュア127」,BASF社製)とを加えて混合し、且つ、当該混合物の室温での粘度が500mPa・sになるように当該混合物についてトルエンを加えて希釈し、粘着剤溶液を得た。次に、シリコーン離型処理の施された面を有するPETセパレータ(厚さ38μm)のシリコーン離型処理面上にアプリケーターを使用して粘着剤溶液を塗布して塗膜を形成し、この塗膜について130℃で2分間の加熱乾燥を行い、PETセパレータ上に厚さ10μmの粘着剤層を形成した。次に、ラミネーターを使用して、この粘着剤層の露出面にエチレン−酢酸ビニル共重合体(EVA)製の基材(商品名「RB-0104」,厚さ130μm,倉敷紡績株式会社製)を室温で貼り合わせた。以上のようにしてダイシングテープを作製した。
アクリル樹脂(アクリル酸エチルとアクリル酸ブチルとアクリロニトリルとグリシジルメタクリレートとの共重合体,重量平均分子量は120万,ガラス転移温度は0℃,エポキシ価は0.4eq/kg)54質量部と、固形フェノール樹脂(商品名「MEHC-7851SS」,23℃で固形,明和化成株式会社製)4.5質量部と、液状フェノール樹脂(商品名「MEH-8000H」,23℃で液状,明和化成株式会社製)1.5質量部と、シリカフィラー(商品名「SO-C2」,平均粒径は0.5μm,株式会社アドマテックス製)40質量部とを、メチルエチルケトンに加えて混合し、室温での粘度が700mPa・sになるように濃度を調整し、接着剤組成物を得た。次に、シリコーン離型処理の施された面を有するPETセパレータ(厚さ38μm)のシリコーン離型処理面上にアプリケーターを使用して接着剤組成物を塗布して塗膜を形成し、この塗膜について130℃で2分間の加熱乾燥を行い、PETセパレータ上に厚さ10μmのダイボンドフィルム(DAF)を作製した。
上述のダイシングテープからPETセパレータを剥離した後、ダイシングテープにおいて露出した粘着剤層と、セパレータを伴う上述のダイボンドフィルムとを、ラミネーターを使用して室温で貼り合わせ、積層シート体を得た。次に、この積層シート体に対し、ダイシングテープのEVA基材の側からセパレータに至るまで加工刃を突入させる打抜き加工を行った。具体的には、積層シート体を一方向に10m/分の速度で流しつつ、その方向に直交する軸心まわりに回転可能に配され且つ円形打抜き加工用のトムソン刃をロール表面に巻き付けられた加工刃付き回転ロールの加工刃付き表面を、積層シート体のEVA基材側に所定の押圧力を伴って当接させて打抜き加工を行った。この打抜き加工に使用した回転ロールの円周長さ即ち周囲長さは378.9mmである。また、回転ロール表面に巻き付けられたトムソン刃は、SUS製であり、直径370mmの円を打抜き加工可能にロール表面に配置されており、刃の高さは0.3mmであり、刃先のなす刃角は50ーである。このような打抜き加工により、ダイシングテープとダイボンドフィルムとが一括的に加工形成され、ダイシングダイボンドフィルムがセパレータ上に形成された。この後、形成されたダイシングダイボンドフィルムの周囲の材料積層部をセパレータ上から取り除いた。ダイシングテープにおける粘着剤層に対しては、基材の側から紫外線を照射した。紫外線照射においては、高圧水銀ランプを使用し、照射積算光量を350mJ/cm2とした。以上のようにして、ダイシングテープとダイボンドフィルム(DAF)とを含む積層構造を有する実施例1〜4の各ダイシングダイボンドフィルムを作製した。
ダイシングテープとダイボンドフィルムとを別個に打抜き加工した後に両者を貼り合わせたこと以外は実施例1〜4の各ダイシングダイボンドフィルムと同様にして、比較例1のダイシングダイボンドフィルムを作製した。比較例1において、ダイシングテープは、セパレータを伴った状態で直径370mmに打抜き加工し、ダイボンドフィルムは、セパレータを伴った状態で直径330mmに打抜き加工した。貼り合わせにおいては、ダイシングテープの中心とダイボンドフィルムの中心とが一致するように位置合わせしつつ行った。
実施例1〜4および比較例1の各ダイシングダイボンドフィルムにおけるダイボンドフィルムについて、次のようにして粘着力を測定した。まず、ダイシングテープからダイボンドフィルムを剥離し、そのダイボンドフィルムにおいてダイシングテープに貼着されていた側の面に裏打ちテープ(商品名「BT-315」,日東電工株式会社製)を貼り合わせ、当該裏打ちフィルムから試験片(幅10mm×長さ100mm)を切り出した。次に、試験片を被着体たるSUS板に貼り合わせ、2kgのローラーを1往復させる圧着作業によって試験片と被着体とを圧着させた。そして、室温での30分間の放置の後、引張試験機(商品名「オートグラフAGS-J」,株式会社島津製作所製)を使用して、SUS板に対するダイボンドフィルム試験片の180°剥離粘着力を測定した。本測定において、測定温度ないし剥離温度は23℃とし、引張角度は180°とし、引張速度は300mm/分とした。引張試験において最初の10mm分の示す剥離力を除外したうえでの剥離力の平均値を180°剥離粘着力(N/10mm)とした。その測定結果を表1に掲げる。
実施例1〜4の各ダイシングダイボンドフィルムの端部を走査型電子顕微鏡または光学顕微鏡を使用して観察し、図14において模式的に示す離隔距離d1,d2を測定した。ダイシングダイボンドフィルムにおいて観察対象とした端部は、上述のダイシングダイボンドフィルム製造過程の打抜き加工工程におけるMD方向(積層シートが流された方向)の前方端部である。離隔距離d1は、ダイシングテープ10の粘着剤層12の外周端12eとダイボンドフィルム20の外周端20eとのフィルム面内方向Dの距離である。離隔距離d2は、ダイシングテープ10の基材11の外周端11eとダイボンドフィルム20の外周端20eとのフィルム面内方向Dの距離である。その測定結果を表1に掲げる。
実施例1〜4および比較例1のセパレータ付きダイシングダイボンドフィルムのそれぞれについて、ウエハマウント装置(MA-3000III,日東精機株式会社製)を使用して所定のウエハ(直径12インチ)に貼り合わせる過程でのセパレータ剥離時におけるダイボンドフィルムの捲れの有無を確認した。ウエハの貼合わせは、貼合わせ速度5mm/秒、温度60℃、および圧力0.15MPaの条件で行った。実施例1〜4および比較例1のセパレータ付きダイシングダイボンドフィルムのそれぞれ10枚について当該捲れ試験を行った。10枚のダイシングダイボンドフィルムにおいてダイボンドフィルムに捲れが生じなかった場合を良(〇)と評価し、1枚以上のダイシングダイボンドフィルムにおいてダイボンドフィルムの捲れが生じたものの、その捲れがウエハ貼着用領域(ダイボンドフィルムにおける外周端から内方15mmまでの外側領域よりも内方の領域)に至っていない場合を可(△)と評価し、1枚以上のダイシングダイボンドフィルムにおいてウエハ貼着用領域に至る捲れがダイボンドフィルムに生じた場合を不良(×)と評価した。その評価結果を表1に掲げる。

Claims (7)
- 基材と粘着剤層とを含む積層構造を有するダイシングテープと、
前記ダイシングテープにおける前記粘着剤層に剥離可能に密着しているダイボンドフィルムとを備え、
前記ダイボンドフィルムの外周端は、フィルム面内方向において前記粘着剤層の外周端から500μm以内の距離にある、ダイシングダイボンドフィルム。 - 前記ダイボンドフィルムの外周端は、フィルム面内方向において前記基材の外周端から1000μm以内の距離にある、請求項1に記載のダイシングダイボンドフィルム。
- 前記ダイボンドフィルムは、温度23℃、剥離角度180°および引張速度300mm/分の条件での剥離試験においてSUS平面に対して0.3〜20N/10mmの180°剥離粘着力を示す、請求項1または2に記載のダイシングダイボンドフィルム。
- 前記粘着剤層の厚さは30μm以下であり、且つ、前記ダイボンドフィルムの厚さは150μm以下である、請求項1から3のいずれか一つに記載のダイシングダイボンドフィルム。
- 前記粘着剤層の厚さに対する前記ダイボンドフィルムの厚さの比の値は、0.1〜30である、請求項1から4のいずれか一つに記載のダイシングダイボンドフィルム。
- 直径が345〜380mmの範囲内または245〜280mmの範囲内にある円盤形状を有する、請求項1から5のいずれか一つに記載のダイシングダイボンドフィルム。
- ダイボンドフィルム位置合わせ用マークを有しない、請求項1から6のいずれか一つに記載のダイシングダイボンドフィルム。
