Abstract
Description
図1,2,3は順に、本発明の半導体装置の製造方法を説明した縦断面図であり、図3は製造された半導体装置も示している。
本発明者等は、図1,2で示す製造方法でコレクタリードフレームと半導体素子を接合し、その際に、半導体素子とSn系はんだ材料の間に介在するCu層中のCuが重力によってSn系はんだ材料中を落下し、コレクタリードフレームと半導体素子の間にCu6Sn5となって偏析するか否かを確認する実験をおこなった。
Claims (1)
- 半導体装置を構成する複数の部品のうち、Sn系はんだ層にて第一部品と第二部品を接続して半導体装置を製造する半導体装置の製造方法であって、
前記第一部品は前記Sn系はんだ層が形成される表面にNi被膜を備えており、
重力方向の下方から順に、前記第一部品、Sn系はんだ材料、Cu層、該Cu層と接合されている前記第二部品を積層し、
前記Sn系はんだ材料の固相線温度以上で液相線温度以下の温度雰囲気下で30秒以上加熱することで、前記Sn系はんだ材料が溶融し、凝固してなるSn系はんだ層を形成し、該Sn系はんだ層と前記第一部品の間にCu6Sn5もしくは(Cu,Ni)6Sn5の金属間化合物層を形成し、全体を樹脂モールドして半導体装置を製造する半導体装置の製造方法。
