【解決手段】基板10上に、下部電極層20と、Ib族元素とIIIb族元素とVIb族元素とからなる少なくとも1種のカルコパイライト構造の化合物半導体を主成分とする光電変換層30と、バッファ層40と、透光性導電層60が積層されてなる光電変換素子において、バッファ層40がアルカリ金属を含む化合物からなり、アルカリ金属がリチウム、ナトリウムおよびカリウムの少なくとも1種であり、バッファ層40を構成する化合物中のアルカリ金属の含有量が0.1at%以上、5at%以下であるものとする。

Description
バッファ層が、アルカリ金属を含む化合物からなり、
アルカリ金属が、リチウム、ナトリウムおよびカリウムのうちの少なくとも1種であり、
上記化合物におけるアルカリ金属の含有量が0.1at%以上、5at%以下であることを特徴とするものである。
IIIb族元素が、Al,Ga及びInからなる群より選択された少なくとも1種であり、
VIb族元素が、S,Se,及びTeからなる群から選択された少なくとも1種であることが好ましい。
所定金属のイオン、チオ尿素、1M以上のアルカリ金属イオンを含む化学浴析出用の反応液を用意し、
基板上に下部電極層および光電変換層がこの順に積層されてなるバッファ成膜用基板の、少なくとも光電変換層の表面を反応液に接触させることにより、光電変換層上にバッファ層を析出させることを特徴とする。
バッファ層を、本発明のバッファ層の製造方法により形成することを特徴とする。
なお、バッファ層40と透光性導電層60との間に所謂窓層を備えていてもよい。
バッファ層の組成は、例えば、X線光電子分光法(XPS)による測定により特定することができ、その測定結果からアルカリ金属の含有量を求めることができる。
バッファ層の成膜には、CBD法を用いる。
「CBD法」とは、一般式 [M(L)i] m+ ⇔ Mn++iL(式中、M:金属元素、L:配位子、m,n,i:正数を各々示す。)で表されるような平衡によって過飽和条件とさせることで、安定した環境で適度な速度で基板上に結晶を析出させる方法である。
チオ尿素の濃度は特に制限されず、0.01〜1.0Mが好ましい。
反応液の反応開始前のpHが9.0未満では、チオ尿素等の成分(S)の分解反応が進行しないか、進行しても極めてゆっくりであるため、析出反応が進行しない。チオ尿素の分解反応は下記の通りである。チオ尿素の分解反応については、Journal of the Electrochemical Society, 141, 205-210 (1994)及びJournal of Crystal Growth 299, 136-141(2007) 等に記載されている。
SC(NH2)2 + OH− ⇔ SH− + CH2N2 + H2O
SH− + OH− ⇔S2− + H2O
反応液の反応開始前のpHが12.0超では、錯形成剤等としても機能する成分(N)が安定な溶液を作る効果が大きくなり、析出反応が進行しないか、あるいは進行しても極めて遅い進行となってしまう。反応液の反応開始前のpHは好ましくは9.5〜11.5である。
基板10としては、特に制限されず、ガラス基板、表面に絶縁膜が成膜されたステンレス等の金属基板、Alを主成分とするAl基材の少なくとも一方の面側にAl2O3を主成分とする陽極酸化膜が形成された陽極酸化基板、Feを主成分とするFe材の少なくとも一方の面側にAlを主成分とするAl材が複合された複合基材の少なくとも一方の面側にAl2O3を主成分とする陽極酸化膜が形成された陽極酸化基板、Feを主成分とするFe材の少なくとも一方の面側にAlを主成分とするAl膜が成膜された基材の少なくとも一方の面側にAl2O3を主成分とする陽極酸化膜が形成された陽極酸化基板、及びポリイミド等の樹脂基板等を用いることができる。
デバイスの製造過程において、AlとAl2O3との熱膨張係数差に起因した基板の反り、及びこれによる膜剥がれ等を抑制するには、図2の左図に示すようにAl基材11の両面側に陽極酸化膜12が形成されたものが好ましい。
下部電極(裏面電極)20の主成分としては特に制限されず、Mo,Cr,W,及びこれらの組合せが好ましく、Moが特に好ましい。下部電極(裏面電極)20の膜厚は制限されず、200〜1000nm程度が好ましい。下部電極20は、例えば、基板上にスパッタ法により成膜することができる。
光電変換層30の主成分としては特に制限されず、高光電変換効率が得られることから、少なくとも1種のカルコパイライト構造の化合物半導体であることが好ましく、Ib族元素とIIIb族元素とVIb族元素とからなる少なくとも1種の化合物半導体であることがより好ましい。
既述の通り、バッファ層40と透光性導電層60との間に窓層として絶縁層を備えていてもよい。この絶縁層は、光を取り込む中間層であり、光励起された電子、ホールの再結合を阻害し、発電効率向上に寄与するものである。絶縁層の組成も特に制限ないが、i−ZnO等が好ましい。その膜厚は特に制限されず、10nm〜2μmが好ましく、15〜200nmがより好ましい。成膜方法は、特に制限されないが、スパッタ法やMOCVD法が適している。一方で、バッファ層40を液相法により製造する場合、製造プロセスを簡易にするためには液相法を用いることも好ましい。
透光性導電層(透明電極)60は、光を取り込むと共に、下部電極20と対になって、光電変換層30で生成された電流が流れる上部電極として機能する層である。透光性導電層60の組成としては特に制限されず、ZnO:Al等のn−ZnO等が好ましい。透光性導電層60の膜厚は特に制限されず、50nm〜2μmが好ましい。透光性導電層60の成膜方法としては特に制限されないが、窓層と同様、スパッタ法やMOCVD法、反応性プラズマ蒸着法、イオンプレーティング法等が適している。一方で、製造プロセスを簡易にするためには液相法を用いることも好ましい。
グリッド電極70は、素子から電力を取り出すために用いられる電極であり、その主成分としては特に制限されず、Al等が挙げられる。グリッド電極70の膜厚も特に制限されず、0.1〜3μmが好ましい。
本発明は上記実施形態に限定されるものではなく、本発明の趣旨を逸脱しない範囲内において、適宜設計変更可能である。
基板として、下記の基板1,2を用意した。
基板1:ソーダライムガラス(SLG)基板。
基板2:100μm厚ステンレス(SUS)−30μm厚Al複合基材を陽極酸化してAl表面にアルミニウム陽極酸化膜(AAO)を形成した陽極酸化基板のAAO表面にソーダライムガラス(SLG)層を備えた基板。基板2の各層の厚みはSUS(100μm),Al(20μm),AAO(10μm),SLG(0.2μm)である。
KCN10%水溶液の入った反応槽を用意し、バッファ成膜用基板の最表面であるCIGS層の表面を室温で3分間分浸漬させてCIGS層表面の不純物除去を行った。取り出した後に十分に水洗を行った。
基板1を用いた。
水溶液(I)として硫酸亜鉛水溶液(0.18[M])、水溶液(II)としてチオ尿素水溶液(チオ尿素0.30[M])、水溶液(III)としてクエン酸三ナトリウム水溶液(2.4[M])、及び水溶液(IV)としてアンモニア水(0.3[M])をそれぞれ調製した。次に、これらの水溶液のうち、I,II,IIIを同体積ずつ混合して、硫酸亜鉛0.06[M],チオ尿素0.10[M],クエン酸三ナトリウム0.8[M]となる混合溶液を完成させ、この混合溶液と,0.3[M]のアンモニア水を同体積ずつ混合して反応液1を得た。水溶液(I)〜(IV)を混合する際には、水溶液(IV)を最後に添加するようにした。透明な反応液とするには、水溶液(IV)を最後に添加することが重要である。反応液1は硫酸亜鉛0.03[M],チオ尿素0.05[M],クエン酸三ナトリウム0.4[M]、アンモニア0.15[M]である。この反応液1中のアルカリ金属はナトリウムであり、その濃度は1.2Mである。得られた反応液1のpHは10.4であった。
上記のバッファ層成膜後に、200℃にて1時間アニール処理を行うことによりバッファ層を形成した。
基板1に代えて基板2を用いた点以外は実施例1と同様にしてバッファ層を形成した。
反応液中にバッファ成膜用基板を浸漬する時間(反応時間)を60分とした点以外は、実施例1と同様にしてバッファ層を形成した。
基板1に代えて基板2を用いた点以外は実施例3と同様にしてバッファ層を形成した。
反応液中にバッファ成膜用基板を浸漬する時間(反応時間)を90分とした点以外は、実施例1と同様にしてバッファ層を形成した。
基板1に代えて基板2を用いた点以外は実施例5と同様にしてバッファ層を形成した。
硫酸亜鉛0.03[M],チオ尿素0.05[M],クエン酸三カリウム0.4[M]、アンモニア0.15[M]である反応液2を調製した。
この反応液2を用いた点以外は実施例1と同様にしてバッファ層を形成した。
基板1に代えて基板2を用いた点以外は実施例7と同様にしてバッファ層を形成した。
硫酸亜鉛0.03[M]、チオ尿素0.05[M]、クエン酸三リチウム0.4 [M]、アンモニア0.15[M]である反応液3を調製した。この反応液3を用いた点以外は実施例1と同様にしてバッファ層を形成した。
基板1に代えて基板2を用いた点以外は実施例9と同様にしてバッファ層を形成した。
硫酸亜鉛0.16[M]、チオ尿素0.6[M]、アンモニア7.5[M]である反応液4を調製した。すなわち比較例1の反応液4にはアルカリ金属イオンが含まれていない。
反応液4を用い、反応液の温度を80℃、反応液中にバッファ成膜用基板を浸漬する時間(反応時間)を40分とした点以外は、実施例1と同様にしてバッファ層を形成した。
酢酸亜鉛0.025[M]、チオ尿素0.4[M]、アンモニア2.5[M]である反応液5を調製した。反応液1〜4とはZn源が異なり、また、反応液5にはアルカリ金属イオンが含まれていない。
反応液5を用い、反応液の温度を80℃、反応液中にバッファ成膜用基板を浸漬する時間(反応時間)を180分とした点以外は、実施例1と同様にしてバッファ層を形成した。
硫酸亜鉛0.03[M]、チオ尿素0.05[M]、クエン酸三ナトリウム0.03[M]、アンモニア0.15[M]である反応液6を調製した。反応液6中のアルカリ金属イオン濃度は0.09[M]である。
反応液6を用いた点以外は実施例3と同様にしてバッファ層を形成した。
予め1cm角にカットしたCIGS基板(基板上にCIGS層が形成されたもの)に、実施例1〜実施例10、及び比較例1〜3と同様の条件で、バッファ層まで成膜し、得られたサンプルの組成分析を実施した。測定には、バッファ層を成膜してX線光電子分光法(XPS)により、深さ方向の組成分析を実施した。一例として実施例3の結果を図5に示す。図5は、バッファ層表面からエッチング深さ方向を横軸に、各元素の濃度を縦軸に示している。なお、図5に示す濃度は、サンプルを構成する元素であるO,C,Na,S,Zn,Cu,Ga,In,Seの合計含有量に対するそれぞれの元素の濃度である。測定はこれら元素すべてに対して行っているが、図5には、O,C,S,ZnおよびCuのみを示している。
装置:X線光電子分光分析装置PHI社製 Quantera SXM
X線源:単結晶分光AlKα線
出力/分析領域:25W/φ100μm
Pass Energy:深さ方向分析 Narrow Scan-280.0eV(0.25eV/Step)
ジオメトリ:θ=45°(θ:試料表面と検出器との角度)
Ar+エッチング条件
加速電圧:1kV、ラスターサイズ:2×2mm、レート:約2.6nm/min(SiO2の場合)
Sが検出されなくなった位置においてもZnが存在することも確認できた。これはCBD工程において、CIGS層にZn2+が拡散したためと考えられる。
実施例1〜10、及び比較例1〜3で作製したバッファ層上に、スパッタリング法により膜厚300nmのAlドープ導電性酸化亜鉛薄膜からなる透光性導電膜を成膜した。次いで、グリッド電極としてAl電極を蒸着法により形成して光電変換素子(単セルの太陽電池)を作製した。
なお、各実施例及び比較例について8個のセルを作製した。各例における8個のセルは1枚の基板上に各層を形成した後に、所定サイズで切り出して作製した同一同時工程で得られたものである。
得られた実施例および比較例の光電変換素子(各8セル)について、ソーラーシミュレーターを用いて、Air Mass(AM)=1.5、100mW/cm2の擬似太陽光を用いた条件下で、光電変換効率を測定した。なお、光電変換効率の測定は光照射を30分実施した後に行った。

Claims (9)
- 基板上に、下部電極層と、Ib族元素とIIIb族元素とVIb族元素とからなる少なくとも1種のカルコパイライト構造の化合物半導体を主成分とする光電変換層と、バッファ層と、透光性導電層が積層された光電変換素子であって、
前記バッファ層が、アルカリ金属を含む化合物からなり、
該アルカリ金属が、リチウム、ナトリウムおよびカリウムのうちの少なくとも1種であり、
前記化合物における前記アルカリ金属の含有量が0.1at%以上、5at%以下であることを特徴とする光電変換素子。 - 前記バッファ層を構成する化合物が、Cd,Zn,In,及びSnからなる群より選ばれる少なくとも1種の金属、硫黄および酸素を含むものであることを特徴とする請求項1記載の光電変換素子。
- 前記金属がZnであることを特徴とする請求項2記載の光電変換素子。
- 前記アルカリ金属の含有量が、0.5at%以上、2.5at%以下であることを特徴とする請求項1から3いずれか1項記載の光電変換素子。
- 前記バッファ層の厚みが、1nm以上、100nm以下であることを特徴とする請求項1から4いずれか1項記載の光電変換素子。
- 前記Ib族元素が、Cu及びAgからなる群より選択された少なくとも1種であり、
前記IIIb族元素が、Al,Ga及びInからなる群より選択された少なくとも1種であり、
前記VIb族元素が、S,Se,及びTeからなる群から選択された少なくとも1種であることを特徴とする請求項1から5いずれか1項記載の光電変換素子。 - 請求項1から6のいずれか1項記載の光電変換素子が複数集積化されてなることを特徴とする太陽電池。
- 基板上に、下部電極層と、Ib族元素とIIIb族元素とVIb族元素とからなる少なくとも1種のカルコパイライト構造の化合物半導体を主成分とする光電変換層と、バッファ層と、透光性導電層が積層された光電変換素子におけるバッファ層の製造方法であって、
所定金属のイオン、チオ尿素、1M以上のアルカリ金属イオンを含む化学浴析出用の反応液を用意し、
前記基板上に前記下部電極層および前記光電変換層がこの順に積層されてなるバッファ成膜用基板の、少なくとも前記光電変換層の表面を前記反応液に接触させることにより、該光電変換層上にバッファ層を析出させることを特徴とするバッファ層の製造方法。 - 基板上に、下部電極層と、Ib族元素とIIIb族元素とVIb族元素とからなる少なくとも1種のカルコパイライト構造の化合物半導体を主成分とする光電変換層と、バッファ層と、透光性導電層が積層された光電変換素子の製造方法において、
前記バッファ層を、請求項8記載のバッファ層の製造方法により形成することを特徴とする光電変換素子の製造方法。
