Abstract
Description
The present invention relates to a cleaning / drying apparatus for cleaning so-called contamination, flux, and the like adhering to an electronic component and drying the electronic component in a manufacturing process of a small electronic component or the like. More specifically, the present invention relates to a cleaning / drying apparatus that performs cleaning of the electronic component using high-pressure steam and continuously performs a drying process after cleaning.
The manufacturing process of an electronic component includes a so-called cleaning process for cleaning and removing substances adhering to the electronic component in various processes. Conventionally, in such a cleaning process, an organic solvent such as IPA (isopropyl alcohol), a mixture of a surfactant and a solvent, pure water, or the like is used as a cleaning liquid, and vibration at an ultrasonic level is further applied. This was performed by a so-called ultrasonic cleaning method with improved cleaning efficiency (see Patent Documents 1 and 2). However, as is well known, the external dimensions of electronic components have been steadily reduced in size, and the objects to be removed that have to be removed by cleaning have changed to smaller ones. For this reason, there is a need for the development and introduction of a cleaning method that enables efficient removal of foreign matter that has entered a narrow gap that cannot be handled by conventional ultrasonic cleaning methods, or fine substances called so-called contamination. Yes.
Here, as a so-called trench cleaning method that is a fine gap provided in a semiconductor wafer or the like, for example, cleaning methods disclosed in
According to the apparatus disclosed in the cited document 6, it is possible to perform steam spraying on various positions on the object to be cleaned. In addition, by spraying a small amount of steam and changing the spraying position or spraying direction as appropriate, various objects to be cleaned can be cleaned only by spraying high-pressure steam. However, in the actual cleaning process, it is necessary to dry the object to be cleaned after that, and it is necessary to prevent new contamination from adhering to the object to be cleaned between the two steps of cleaning and drying. is there. In addition, when an appropriate vapor cannot be supplied in the cleaning process, there is a possibility that the probability of this re-adhesion of contamination will increase.
The present invention has been made in view of the above situation, and facilitates the provision of appropriate steam at the time of cleaning, and the cleaning-drying process can be performed without a time lag, and contamination re-adhesion is suitably prevented. An object is to provide a possible washing and drying apparatus.
In order to solve the above problems, a cleaning / drying apparatus according to the present invention includes a stage unit that rotatably supports an object to be cleaned around a predetermined axis, and a cleaning fluid for the object to be cleaned supported by the stage unit. The stage unit has a nozzle part capable of spraying, a case housing the stage unit and the nozzle part, and an exhaust pipe connected to an exhaust system for discharging substances generated by the cleaning from the case. A low-speed rotation mode for spraying the fluid and a high-speed rotation mode for drying an object to be cleaned; the cleaning fluid is saturated steam, and further includes a saturated steam generation unit that generates saturated steam. Yes.
In the washing and drying apparatus described above, the saturated vapor generation unit includes a fluid passage having a fluid inlet and an outlet, a heating source that heats the fluid that passes through the fluid passage, a fluid passage and a heating source. And a heat conduction piece that is filled in the heater case and transmits heat generated by the heating source to the fluid passage, and the heat conduction piece includes the heating source and the fluid inside the heater case. It is preferable that it is filled so as to cover the passage.
In this case, it is more preferable that the heat conductive pieces are filled at a predetermined filling density to form a gap in the heater case. The saturated steam generation unit further includes a temperature measuring means that is disposed inside the heater case and measures the internal temperature of the heater case, and a heat insulating material that covers the heater case and keeps the heater case warm. Is more preferably obtained by forming a tubular member into a spiral shape.
In the above-described cleaning / drying apparatus, it is preferable that the nozzle portion has a plurality of nozzles, and the plurality of nozzles can spray the cleaning fluid onto the cleaning surface of the object to be cleaned at different angles. In this case, it is more preferable that the nozzle portion has a nozzle having an ejection shaft capable of spraying the cleaning fluid perpendicularly to the cleaning surface of the object to be cleaned.
According to the present invention, by providing two types of high-temperature and high-pressure fluid appropriately and easily to the cleaning device, it is possible to provide a saturated vapor suitable for cleaning, and the cleaning-drying process can be performed in a single device. This makes it possible to eliminate the time lag. That is, it is possible to provide a cleaning / drying apparatus that has a high cleaning ability and can be suitably dried because it is possible to provide an appropriate vapor with a simple cleaning apparatus.
An embodiment of the present invention will be described below with reference to the drawings. 1A and 1B are diagrams showing a schematic configuration of a cleaning / drying apparatus according to an embodiment of the present invention. FIG. 1A shows a state when a cleaning process is executed, and FIG. 1B shows a state when a drying configuration is executed. Each state is shown. The cleaning /
The
The
FIG. 1A shows a state where the
After completion of the cleaning process, the
Then, the structure which supplies saturated vapor | steam with respect to the
Here, for example, the
In the present embodiment, in order to control the pressure and temperature of the steam supplied to the
Here, a saturated vapor that is preferably used as a cleaning fluid in the present invention will be described. In the present invention, a fluid in which a liquid and a vapor of the same substance, such as water and water vapor, are in heat parallel is defined as a saturated vapor. In this state, liquid phase and gas phase water coexist, and the rate at which water evaporates and the rate at which it aggregates are the same. Usually, such a saturated vapor pressure is referred to as a saturated vapor pressure, and is indicated by a unit of atmospheric pressure such as Pa (Pascal). Saturated steam is excellent in use as a heat source because it can be heated rapidly and uniformly by latent heat heating, the pressure and temperature can be temporarily set, and the heat transfer coefficient is high. In the present invention, a saturated vapor in which such a liquid phase and a gas phase are mixed is described as the cleaning liquid. However, the apparatus is not limited to the saturated vapor, and depending on the conditions of the object to be cleaned, superheated steam or boiling water is used. You may perform washing by.
Next, details of the
The
The
The
As the
The heat supplied by the
In addition, about the heat
In the above-described embodiment, the
In the present invention, the case inside 9b of the
In addition, the
Next, the form of the
The

From this stage, the object to be cleaned 70 is rotated, and subsequently, saturated steam ejected from the
In the above-described embodiment, the
In the present invention, by using saturated steam, heat can be sufficiently transmitted to the
By using the cleaning /
As described above, the cleaning and drying apparatus according to the present invention has a simple structure, so that the apparatus can be easily and inexpensively constructed. By using saturated vapor as a cleaning medium, for example, a magnetic component that is a fine electronic component is used. Contaminants such as cutting fluid residues in the head core that fit into a fine space and are difficult to remove by conventional cleaning methods can be suitably removed, and the parts can be dried. Therefore, it is applicable not only as a cleaning / drying apparatus for fine electronic components, but also as a cleaning / drying apparatus for a cleaning object having a complicated shape having a difficult-to-clean area, and also a cleaning object made of a so-called soft material. Is possible.
