Claims (26)
- 第1支持部材に支持された光学系を介してエネルギビームにより物体を露光する露光装置であって、
前記物体を保持し、所定の二次元平面に沿って移動可能な移動体と、
前記移動体が前記二次元平面に沿って移動する際のガイド面を形成するガイド面形成部材と、
前記移動体を駆動する第1駆動系と、
前記ガイド面形成部材を介して前記光学系と反対側に前記ガイド面形成部材から離間しかつ前記第1支持部材とは分離して配置された第2支持部材と、
前記移動体と前記第2支持部材との一方に設けられた前記二次元平面に平行な計測面に計測ビームを照射し、前記計測面からの光を受光する前記移動体と前記第2支持部材との他方に少なくとも一部が設けられた第1計測部材を含み、該第1計測部材の出力を用いて前記移動体の少なくとも前記二次元平面内の位置情報を求める第1計測系と、
前記第2支持部材の位置情報を求める第2計測系と、
を備える露光装置。 - 前記第2計測系は、前記第1支持部材と前記第2支持部材との一方に取り付けられ、前記第1支持部材と前記第2支持部材との他方に計測ビームを照射し、該計測ビームの戻り光を受光するセンサを有し、該センサの出力を用いて、前記第2支持部材の前記第1支持部材に対する相対的な位置情報を求める請求項1に記載の露光装置。
- 前記第2支持部材は、前記二次元平面に平行に配置された梁状部材である請求項2に記載の露光装置。
- 前記梁状部材は、その長手方向の両端部が前記第1支持部材にそれぞれ対向し、

前記第2支持部材の位置情報を求める第2計測系と、
を備える露光装置。 - 前記移動体支持部材は、前記第2支持部材の前記光学系側に前記移動体に対向して配置され、前記移動体に対向する側の一面に前記二次元平面に平行なガイド面が形成された定盤である請求項24に記載の露光装置。
- 請求項1〜25のいずれか一項に記載の露光装置を用いて物体を露光することと、
前記露光された物体を現像することと、を含むデバイス製造方法。
