本実施の形態にかかるインプリントシステム300は以上のように構成されている。次に、そのインプリントシステム300で行われるインプリント処理について説明する。図19は、このインプリント処理の主な処理フローを示し、図20は、このインプリント処理の各工程におけるテンプレートTとウェハWの状態を示している。

先ず、テンプレート搬送体12によって、テンプレート搬入出ステーション2から処理ステーション3にテンプレートTが搬送される(図19の工程B1)。処理ステーション3では、テンプレートTの表面T1の洗浄(図19の工程B2)、表面T1への離型剤Sの塗布(図19の工程B3)、離型剤Sの乾燥(図19の工程B4)、テンプレートT上の離型剤Sへのアルコールの塗布(図19の工程B5)、アルコールの乾燥除去(図19の工程B6)が順次行われ、テンプレートTの表面T1に離型剤Sが成膜される。なお、これら工程B2〜B6は、前記実施の形態における工程A2〜A6と同様であるので、詳細な説明を省略する。

このように処理ステーション3においてテンプレートTに所定の処理を行い、インプリントユニット310へテンプレートTを搬送中に、ウェハ搬入出ステーション311では、ウェハ搬送体322により、カセット載置台320上のウェハカセットCWからウェハWが取り出され、アライメントユニット323に搬送される。そして、アライメントユニット323において、ウェハWのノッチ部の位置に基づいて、ウェハWの向きが調整される。その後、ウェハWは、ウェハ搬送体322によってインプリントユニット310に搬送される(図19の工程B7)。なお、ウェハ搬入出ステーション311において、ウェハカセットCW内のウェハWは、その被処理面が上方を向くように収容されており、この状態でウェハWはインプリントユニット310に搬送される。

インプリントユニット310に搬入されたウェハWは、昇降ピン342に受け渡され、ウェハ保持部341上に載置され保持される。続いて、ウェハ保持部341に保持されたウェハWを水平方向の所定の位置に移動させて位置合わせをした後、レジスト液ノズル352をウェハWの径方向に移動させ、図20(a)に示すようにウェハW上にレジスト液が塗布され、塗布膜としてのレジスト膜Rが形成される(図19の工程B8)。このとき、制御部200により、レジスト液ノズル352から供給されるレジスト液の供給タイミングや供給量等が制御される。すなわち、ウェハW上に形成されるレジストパターンにおいて、凸部に対応する部分(テンプレートTの転写パターンCにおける凹部に対応する部分)に塗布されるレジスト液の量は多く、凹部に対応する部分(転写パターンCにおける凸部に対応する部分)に塗布されるレジスト液の量は少なくなるように塗布される。このように転写パターンCの開口率に応じてウェハW上にレジスト液が塗布される。

ウェハW上にレジスト膜Rが形成されると、ウェハ保持部341に保持されたウェハWを水平方向の所定の位置に移動させて位置合わせを行うと共に、テンプレート保持部360に保持されたテンプレートTを所定の向きに回転させる。そして、図20(a)の矢印に示すようにテンプレートTをウェハW側に下降させる。テンプレートTは所定の位置まで下降し、テンプレートTの表面T1がウェハW上のレジスト膜Rに押し付けられる。なお、この所定の位置は、ウェハW上に形成されるレジストパターンの高さに基づいて設定される。続いて、光源363から光が照射される。光源363からの光は、図20(b)に示すようにテンプレートTを透過してウェハW上のレジスト膜Rに照射され、これによりレジスト膜Rは光重合する。このようにして、ウェハW上のレジスト膜RにテンプレートTの転写パターンCが転写され、レジストパターンPが形成される(図19の工程B9)。
