Abstract
Description
The present invention relates to a mass flow controller for controlling a mass flow rate of a process gas or the like used in a semiconductor manufacturing apparatus within a certain range, and a mass flow control method for an actual gas.
In a semiconductor manufacturing apparatus, in order to perform film formation on the surface of a silicon substrate, etching or cleaning inside the substrate, various process gases, for example, inert gases such as N 2 gas and He gas, and reduction of H 2 gas, etc. Corrosive gas such as toxic gas and hydrogen fluoride gas (hereinafter referred to as HF gas) is used. In order to realize miniaturization and high integration of integrated circuits, the mass flow controller detects the actual gas flow rate with a flow sensor, and the opening of the flow control valve that opens and closes the gas flow path based on the flow signal Adjust. In this mass flow control device, the sensor sensitivity is determined corresponding to the calibration gas (for example, N 2 gas). Therefore, the flow rate of the inflow gas (actual gas) is measured, and the mass flow conversion factor (conversion) is converted to this measured value. Factor) to control the flow rate corresponding to the actual gas. However, among various process gases, for example, HF gas has a property that two or more identical molecules are bonded by an intermolecular interaction other than a covalent bond when the temperature or pressure fluctuates and behaves like a single molecule. Therefore, it becomes easy to generate multimolecular aggregates such as bimolecular aggregates (H 2 F 2 ) and hexamolecular aggregates (H 6 F 6 ). When the polymolecular aggregate is generated, the physical properties of the gas change, so that the mass flow rate (hereinafter simply referred to as the flow rate) cannot be controlled with high accuracy.
Therefore, conventionally, in order to detect the flow rate with high accuracy, the temperature or pressure of the HF gas is adjusted in consideration of the fact that the physical properties of the HF gas depend on the temperature and pressure. For example, it has been proposed to heat a flow rate control device to dissociate association of HF molecules and to control the flow rate of HF gas in a single molecule state using the flow rate control device (see Patent Document 1).
In addition, the clustered (aggregate-formed) HF gas is diluted below a partial pressure lower than the pressure at which the association can occur to dissociate the HF gas molecules to form a single molecule state by a flow control device. It has been proposed to control the flow rate (see Patent Document 2).
However, when the heating means and the dilution gas supply means are added to the flow rate control device as described in
Accordingly, an object of the present invention is to provide a flow rate control device and a real gas mass flow rate control method capable of controlling the gas flow rate with high accuracy and at low cost regardless of the type and properties of the gas to be controlled. is there.

According to the mass flow control device and the actual gas mass flow control method of the present invention, the flow rate sensor is controlled by the environmental correction coefficient, which is the ratio of the actual gas flow rate to the calibration gas flow rate, depending on the actual gas temperature and pressure. The flow rate signal or flow rate setting signal (target value for flow rate control) is corrected, and the corrected setting signal is compared with the flow rate signal from the flow rate sensor, or corrected with the flow rate setting signal (target value for flow rate control). Compared with the flow rate signal from the flow rate sensor, the drive of the flow rate control valve is controlled, so that the gas flow rate can be controlled with high accuracy regardless of the type and properties of the gas to be controlled. In particular, even in the case of gas such as HF gas whose properties vary greatly depending on temperature and pressure conditions, it is possible to calculate and control an accurate flow rate corresponding to the temperature and pressure of the actual gas without special equipment. Therefore, cost reduction of equipment can be realized.

図2に示すデータテーブルは、異なる温度Tm(mは1以上の整数で、T1、T2、T3‥と右列になるほど温度が高くなる)ごとに、複数の圧力Pn(nは1以上の整数で、P1、P2、P3‥と下行になるほど圧力が高くなる)に対応して、校正ガス(例えばN2ガス)の流量に対する実ガスの流量の比率である、複数の環境補正係数CFm,n(CF1,1、、CF1,2、CF1,3‥)がテーブル化されたものである。 The data table shown in FIG. 2 shows a plurality of pressures Pn (n is 1) for each different temperature Tm (m is an integer of 1 or more, and the temperature increases in the right column as T 1 , T 2 , T 3 ...). Corresponding to P 1 , P 2 , P 3, and the like, the pressure increases as it goes down), and is a ratio of the flow rate of the actual gas to the flow rate of the calibration gas (for example, N 2 gas). The environmental correction coefficient CF m, n (CF 1,1,, CF 1,2 , CF 1,3 ...) Is tabulated. For example, in the case of HF gas, these environmental correction factors are theoretically values of 1 or less, approximately 1.0 when the pressure is low (for example, 20 kPa or less), and 1. The numerical value of the environmental correction coefficient increases as the temperature becomes lower than 0 and the temperature increases. The values of the environmental correction factors CF tabulated in FIG. 2 are actually measured when the actual gas is supplied so that the maximum flow rate (100% flow rate) that can be set by the mass flow control device is output. It is a value calculated from the value.
Also, a temperature T x (temperature between T m and T m + 1 ) intermediate between the temperatures described in FIG. 2 and a pressure P y (P n and P n + 1 ) intermediate between the pressures described in FIG. In the case of calculating the environmental correction coefficient CFx , y at the time of the pressure between (2), the environmental correction coefficient can be calculated by linear interpolation as shown in the equation (1). In the equation (1), CF x, n represents an environmental correction coefficient at the temperature T x (T m <T X <T m + 1 ) and the pressure P n and is obtained from the equation (2). CF x, n + 1 represents an environmental correction coefficient at a temperature T x (T m <T X <T m + 1 ) and a pressure P n + 1, and is obtained from Equation (3). Here, CF m + 1, n , CF m, n , CF m + 1, n + 1 , and CF m, n + 1 in the formula (2) and the formula (3) are respectively the temperature temperature T m + 1 , indicating environmental correction coefficient in the pressure P n, the temperature temperature T m, the environment correction coefficient at the pressure P n, the temperature temperature T m + 1, the environment correction coefficient at the pressure P n + 1, the temperature temperature T m, the environmental correction factor at the pressure P n + 1 .

In

In STEP5, the correction set value SP1 (see FIG. 4) is further corrected to calculate the final correction set value SP2 (see FIG. 5). In both figures, the horizontal axis represents the flow rate setting signal, the vertical axis represents the gas flow rate, the straight line X (dashed line) represents the characteristics when the calibration gas is flowed through the flow sensor linearized with the calibration gas, and the curve Y ( A thick solid line) indicates characteristics when an actual gas to be controlled is flowed, and these characteristics are stored in the
In STEP 6, the drive voltage of the flow control valve is calculated based on the final correction set value SP2 and the flow signal FO (flow sensor output). That is, the
Next, in STEP 7, the drive signal is converted into a DC voltage by the D /
In this control circuit, the flow rate setting signal SP is corrected depending on the actual temperature and pressure so as to correspond to the actual use state based on the environmental correction coefficient CF. High-accuracy flow rate control according to actual use conditions can be performed without any change.

(Control flow 2)
According to the control device of FIG. 1, the control flow shown in FIG. 6 can be executed by incorporating another program in the control circuit 9 (ROM 110). In this control flow, STEPs 11 to 13 and 17 are the same as
そこで、流量センサからの流量信号FOは実際の流量QAに対応する補正流量信号FO1(流量QAと直線Xとの交点S5におけるセンサからの流量信号)に補正される。
In STEP14, the flow rate signal FO from the
In

Also in this control circuit, the flow rate setting signal SP is corrected so as to correspond to the actual gas based on the environmental correction coefficient, so that highly accurate flow rate control can be performed. Further, according to this control circuit, the flow rate signal FO from the flow rate sensor is continuously converted to the final correction set value SP2 with an analog signal without digital conversion, and the drive signal is output to the drive circuit. As shown in the figure, there is no control cycle delay that occurs when the drive signal is calculated and output by the digital operation circuit, and continuous control can be performed regardless of the resolution of the D / A converter.
[Embodiment 3]
The present invention is not limited to the above-described embodiment, and various modifications can be made. For example, as shown in FIG. 10, the temperature sensor 7 and the pressure sensor 8 may be provided separately from the

In the flow control device shown in FIGS. 1, 8, and 10, the main part can have the following structure. As the flow sensor, a thermal flow meter or a differential pressure flow meter can be used. For example, in the case of a thermal flow meter, a
When a thermal flow meter is used, heat exchange cannot be performed when the gas flow rate flowing through the sensor portion increases, so that a temperature difference cannot be obtained (the flow rate cannot be measured) in parallel with the
