Abstract
【解決手段】半導体放射線検出器1は、カソードCおよびアノードAの電極で挟まれる半導体結晶11aがCdTe、CdZnTe、GaAs、TlBrのうち少なくとも一つの半導体結晶を用いてなり、電極のうち少なくとも一方の電極は、複数の金属からなる積層構造とされており、第1層がPtまたはAuで形成され、第2層が第1層のPtまたはAuよりも硬度の低い金属から形成されていることを特徴とする。第2層はInからなり、無電解メッキ法によって形成される。また、第2層の上に金属がさらに積層されて形成される。

Description
ここで、半導体結晶として使用されるCdTe等は、軟らかく脆い材料であることが知られており、半導体放射線検出器の組立工程において、前記のように電極板を押圧して接着を行うと、半導体結晶に結晶転位が生じ易いという難点を有していた。
半導体結晶に対してこのような結晶転位が生じると、半導体放射線検出器の暗電流が増加し、半導体放射線検出器の検出特性が劣化するという問題があった。
さらに、他方の電極にIn、Ti、Alのいずれかを用い、また、In、Ti、Alのいずれかを第1層とする2つ以上の組合せとする層とすることによって、半導体結晶の他方の電極を好適に機能させることができる。特に、Inを第1層とすることによって、電極としての機能と、電極板を接着する際の押圧力を緩和する緩衝材としての機能とを他方の電極にもたせることができる。したがって、検出特性の劣化を好適に防止することができる。
(第1実施形態)
本実施形態の半導体放射線検出器(以下では単に、検出器という)1は、図1(a)に示すように、4枚の半導体素子11と、半導体素子11の間および半導体素子11の両端に配置された電極板12C,12Aとを有して積層構造とされている。
半導体結晶11aとカソードCとの接合は、オーミック接合であり、半導体結晶11aとアノードAとの接合は、ショットキー接合である。
カソードCの第2層を形成するInは、無電解メッキ法によって第1層のPtの上(外側)に形成される。
また、カソードCの第2層のInの上にさらに電極として利用可能な他の金属を積層してもよい。また、第1層のPtの上に、電極として利用可能な他の金属を第2層として積層して、そのさらに上にInを積層してもよい。
はじめに、半導体結晶11aの一方の面に電子ビーム蒸着法によってInを約100nm被着してアノードAを形成する。その後、他方の面に無電解メッキ法によってPtを約50nm被着してカソードCの第1層を形成する。
次に、カソードCの第1層の上(外側)に無電解メッキ法によってInを約100nm被着してInからなる第2層を形成する。ここで、Inの無電解メッキは、例えば、塩化インジウム6g/L、チオ尿素55g/L、酒石酸40g/Lにより作成したメッキ液によって行う。
これによって第1層のPtに第2層のInが積層されたカソードCと、InからなるアノードAを備えた半導体素子11が得られる。
なお、前記したように、カソードCの第1層,第2層の形成は、いずれも無電解メッキ法で行われるので、室温環境での形成が可能であり、蒸着法等によって行う場合のように、高温に晒されることがない。したがって、これより前の工程で形成されたアノードAのInに、熱による影響が及ぶことを防止することができる。
放射線検出装置30の検出器1は、図2に積層構造を簡略して示すように、カソードC用の電極板12C側が接地され、アノードA用の電極板12A側が、直流高圧電源15を介してアナログ計測回路40に設けられた信号処理回路40Aに接続されている。直流高圧電源15は、検出器1に電荷収集用の電圧500〜800Vを印加する。つまり、逆方向バイアス電圧(例えば、カソードCがグラウンド電位で、アノードAが+500V、即ち、カソードCに対してアノードAが500V高くなるような逆方向印加電圧)がかけられている。
その結果を図3に示す。図3に示す結果から、エネルギー分解能の平均値を求めたところ、2.1%という高いエネルギー分解能を得ることができた。
第1の比較例の検出器としては、カソードC側の電極をPtの単層で形成したものを使用した。つまり、第1の比較例の検出器では、本実施形態の検出器1のようなInの第2層をカソードCに形成せずに、Ptからなる単層のカソードCに、導電性接着剤14を介して電極板12Cを直接に押圧して製作した。
その結果を図4に示す。図4に示す結果から、エネルギー分解能の平均値を求めたところ、3.7%となり、本実施形態の検出器1に比べて、つまり、カソードCの第2層としてInを積層形成した検出器1に比べて、大幅なエネルギー分解能の低下が見られた。
カソードC(Pt)付近の半導体結晶11a(CdTe単結晶)の断面を観察すると、Inの第2層が積層形成された本実施形態の検出器1では、図5に示すように、結晶転位が見られなかった。
この違いは、カソードCのPtのモース硬度が4.3であるのに対して、Inのモース硬度が1.2であり、Inの方が軟らかい性質を備えているため、このようなInがカソードC側に使用された本実施形態の検出器1では、形成時の押圧力がInによって好適に緩和されたためであると考えられる。このような検出器1では、半導体結晶11aに結晶転位が生じないので、入射されるγ線の吸収によって発生した電荷の電極への収集効率が好適に行われ、これによって、高いエネルギー分解能が得られたと考えられる。
これに対して、第1の比較例の検出器では、成形時の押圧力がPtを通じて半導体結晶11aに直接的に作用し、これによって、カソードC付近の半導体結晶11aに数多くの結晶転位が生じたものと考えられる。
そして、このような結晶転位が生じると、入射されるγ線の吸収によって発生した電荷の電極への収集効率が低下してしまい、前記結果のようにエネルギー分解能の低下を来したと考えられる。
第2の比較例の検出器としては、カソードC側の第2層としてInを積層形成するが、その形成方法は、無電解メッキ法ではなく電子ビーム蒸着法によって形成したものを製作した。なお、Inを電子ビーム蒸着法によって形成する時のカソードCおよび半導体結晶11aの温度は、約220℃であった。したがって、無電解メッキ法によるInの形成が前記したように室温環境で形成されることと比較して、晒される温度に大きな隔たりを生じた。
その結果を図7に示す。図7に示す結果から、エネルギー分解能の平均値を求めたところ、2.5%となり、本実施形態の検出器1のように無電解メッキ法によってInを形成したものに比べて、エネルギー分解能の低下が見られた。
手法としては、アノードAのInと、半導体結晶11a(CdTe単結晶)とにおけるIn、Cd、Teの原子数の比率を、アノードAの表面からカソードCへ向けての距離に対して分析することにより行った。分析の方法はSIMS(二次イオン質量分析)法を用いた。
その結果を図8,図9に示す。図8がカソードCのInを無電解メッキ法で形成した場合であり、図9がカソードCのInを電子ビーム蒸着法で形成した場合である。
これらの図から明らかであるように、図9のInを電子ビーム蒸着法で形成した場合には、図8の無電解メッキ法による場合に比べて、アノードAのInが半導体結晶11aのCdTe単結晶中に深く、およそ400nm近傍まで拡散していることが分かった。
撮像装置31には、計測空間31aを取り囲むようにして、前記検出器1が配線基板24(図1(a)参照)に多数搭載されたプリント基板Pが配置されている。
検査時には、各検出器1のアノードAとカソードCの間に直流高圧電源15からの直流高電圧が印加され、被検体Hの体内から放射性薬剤に起因して放射されたγ線が、検出器1によって検出される。すなわち、PET用の放射性薬剤から放出された陽電子の消滅時に一対のγ線が約180°の反対方向に放出され、別々の検出器1で検出される。検出されたγ線検出信号は、該当するアナログ計測回路40の信号処理回路40A(図2参照)に入力され、アナログ計測回路40からADC16に入力されて前記したように信号処理が行われる。そして、図示しないデジタルASICによって、γ線を検出した検出器1の位置情報およびγ線の検出時刻情報がデータ処理装置33に入力され、データ処理装置33によって、1つの陽電子の消滅により発生した一対のγ線を一個として計数し、その一対のγ線を検出した2つの検出器1の位置をそれらの位置情報を基に特定する。また、データ処理装置33は、同時計測で得た計数値および検出器1の位置情報を用いて、放射性薬剤の集積位置、すなわち悪性腫瘍位置での被検者Hの断層像情報(画像情報)を作成する。この断層像情報は表示装置34に表示される。
このようなPET撮像装置30’によれば、エネルギー分解能および位置分解能の精度を向上することができる。
(1)カソードCは、第1層がPtとされ、第2層が第1層のPtよりも軟らかい(硬度の低い)Inとされた積層構造とされているので、検出器1の組立工程において、第2層のInが、これよりも硬いPtからなる第1層に対して緩衝材として機能し、導電性接着剤14を介して電極板12C,12Aを接着する際の押圧力を好適に緩和することができる。これによって、半導体結晶11aに結晶転位が生じることがなくなり、検出器1の検出特性の劣化を好適に防止することができる。
(2)カソードCの第2層のInは、無電解メッキ法によって形成されるので、第2層のInの形成にあたって半導体結晶11aが高温に晒されることがなくなり、前工程において半導体結晶11aのアノードA側に対して融点温度の低いInが電極として形成されていたとしても、このアノードAのInおよびこれに接する半導体結晶11aが熱の影響を受けて劣化することがない。したがって、検出器1の検出特性の劣化を好適に防止することができる。
(3)アノードA側にIn、Ti、Alのいずれかを用い、また、In、Ti、Alのいずれかを第1層とする2つ以上の組合せとする積層構造とすることによって、半導体結晶11aのアノードA側の電極を好適に機能させることができる。特に、アノードAをInを用いた単層、あるいはInを第1層とした積層構造とすることによって、Inに電極としての機能と電極板を接着する際の押圧力を緩和する緩衝材としての機能とを併せ持たせることができる。したがって、検出特性の劣化を好適に防止することができる。
(4)本実施形態の検出器1を用いたPET撮像装置30’においては、検出器1の検出特性の劣化が好適に防止されることによって、エネルギー分解能および位置分解能の精度を向上することができる。
本発明の第2実施形態である検出器を説明する。本実施形態の検出器1Aは、図11にその一部を示すように、カソードCおよびアノードAの両方の電極が積層構造とされており、ともに、第1層がPtとされ、第2層がInとされた2層構造とされている点が異なっている。なお、半導体結晶11aは、第1実施形態と同様のものを使用しており、矩形の板状体を呈している。
はじめに、半導体結晶11aの両方の面に無電解メッキ法によってPtを約50nm被着してカソードCおよびアノードAの第1層をそれぞれ形成する。
その後、このようにして形成したカソードCおよびアノードAの第1層の上に、無電解メッキ法によってInを約100nm被着して、カソードCおよびアノードAの第2層をそれぞれ形成する。
Inの無電解メッキは、塩化インジウム6g/L、チオ尿素55g/L、酒石酸40g/Lにより作成したメッキ液によって行う。
これによって半導体結晶11aの両方の面に、第1層がPtとされ、第2層がInとされたカソードCおよびアノードAが形成される。
なお、前記したように、第1層,第2層の形成は、いずれも無電解メッキ法で行われるので、室温環境での形成が可能であり、蒸着法等によって行う場合のように、高温に晒されることがない。
なお、アナログ計測回路40、ADC16、データ処理装置33、表示装置34は、前記実施形態と同一であるので詳細な説明は省略する。
この場合も、面形状が5mm角の図示しない半導体素子を積層して製作した比較例の検出器を、1024個用いて放射線検出装置30を構成し、線源強度2500kBqのセシウム137(137Cs)の662keVγ線を使用して、その特性を測定した。そして、得られたγ線スペクトルの半値全幅を662keVで規格化したものをエネルギー分解能として算出した。すると、エネルギー分解能の平均値は約8%であり、前記のように第2層としてInを形成した場合に比べてエネルギー分解能の低下が見られた。
なお、カソードCおよびアノードAの第1層は、Ptで形成したものに限られることはなく、Auで形成してもよい。また、第2層は、Inに限られることはなく、第1層に用いられる金属(Pt,Au)よりもそれぞれ硬度の低い金属であればよい。例えば、第2層に、In等を主成分とする合金(モース硬度:約1.2〜2.4)を用いることができる。
このSPECT撮像装置50を、図12を参照して説明する。SPECT撮像装置50は、一対の放射線検出ブロック52,52、回転支持台(回転体)57、データ処理装置35、および表示装置34を備える。

Claims (8)
- カソードおよびアノードの電極で挟まれる半導体結晶がCdTe、CdZnTe、GaAs、TlBrのうち少なくとも一つの半導体結晶を用いてなる半導体放射線検出器であって、
前記電極のうち少なくとも一方の電極は、複数の金属からなる積層構造とされており、
第1層がPtで形成され、
第2層が前記第1層のPtよりも硬度の低い金属から形成されていることを特徴とする半導体放射線検出器。 - カソードおよびアノードの電極で挟まれる半導体結晶がCdTe、CdZnTe、GaAs、TlBrのうち少なくとも一つの半導体結晶を用いてなる半導体放射線検出器であって、
前記電極のうち少なくとも一方の電極は、複数の金属からなる積層構造とされており、
第1層がAuで形成され、
第2層が前記第1層のAuよりも硬度の低い金属から形成されていることを特徴とする半導体放射線検出器。 - 前記第2層はInからなることを特徴とする請求項1または請求項2に記載の半導体放射線検出器。
- 前記一方の電極は、前記第2層の上に金属がさらに積層されてなることを特徴とする請求項1から請求項3のいずれか1項に記載の半導体放射線検出器。
- 前記第2層のInは、無電解メッキ法によって形成されることを特徴とする請求項3または請求項4に記載の半導体放射線検出器。
- 前記一方の電極とは異なる他方の電極は、In、Ti、Alのいずれかであることを特徴とする請求項1から請求項5のいずれか1項に記載の半導体放射線検出器。
- 前記一方の電極とは異なる他方の電極は、In、Ti、Alのいずれかを第1層とする2つ以上の組合せからなる積層構造であることを特徴とする請求項1から請求項5のいずれか1項に記載の半導体放射線検出器。
- 請求項1から請求項7のいずれか1項に記載の半導体放射線検出器を用いた放射線検出装置であって、
複数の前記半導体放射線検出器が取り付けられた配線基板を有し、被検体を支持するベッドが挿入される計測領域を取り囲み、前記計測領域の周囲に配置された複数のプリント基板と、
複数の前記半導体放射線検出器から出力された放射線検出信号を基に得られた情報を用いて画像を生成する画像情報作成装置と、を備えた放射線検出装置。
