Description
i)少なくとも一つの低圧の容量結合プラズマ源において該ポリマーマトリックスのための前駆体及び該ナノ粒子のための前駆体を活性化して、それにより、該ナノ粒子のための前駆体物質が負イオンにイオン化されること、

iv)基体上に化学蒸気相からの該活性化された前駆体及び該ナノ粒子の沈積を許して、コーティングを形成すること
を含む。
反応器設計は、網目を調和させることにより供給される、13.56MHzにおける1kWの電力に各々接続された二つの容量結合プラズマシステムを含む(図1)。該プラズマはパルス化されていてもいなくてもよく、好ましくはこれらはパルス化される。粒子合成のための前駆体及びガス、例えば、TEOS及び酸素が、例えば、示された頂部入口を通って領域Iに供給され得、ここで、それらは、ラジオ周波数(r.f.)電極網(即ち、ラジオ周波数電流を運ぶ電極として作用する網)と領域Iを規定するチャンバーの頂部及び底部プレートとの間に形成されたプラズマにより活性化され得る。
粒子は、容量結合r.f.放電を使用して合成され、捕獲され、かつ監視された。鋼基体テーブルが操作電極として作用し、かつプラズマを含むために接地された鋼ケージにより囲まれた。一つの実験において、冷却システムは実行されず、そして基体は典型的には、典型的には約10分間持続されたところのフィルム成長又は粒子合成の間に100℃の温度に達した。赤外スペクトル測定は、二つのユニットから成るところのMidac M2500-C Fourier変換赤外分光計(FTIR)を使用してなされた。検出ユニットは、Mercury Cadmium Telluride (MCT)検出器を収容していた一方、電源ユニットは、Michelson干渉計及びグローバー源を収容していた。二つの装置ユニットは反応器の夫々の側に位置付けられ、かつ赤外光線(φ=2cm)は、3mmだけ、基体テーブルをクリアする操作電極の上を通過した。スペクトルは、信号対ノイズ比を改善するために1cm−1のスペクトル分解能を使用してかつ10連続スキャンを平均して記録された。赤外スペクトルは、Peak Fit (SystatSoftware)を使用してデコンボリュート(deconvolute)され、かつ吸収特徴の高さは、種濃度における変化を監視するために使用された。
容量プラズマにおける粒子形成は、FTIR分光計によりインサイツで観察されることができた[33]。支配的な酸素プラズマにおけるTEOSの分解生成物は、CO2(2300cm-1)、CO (2200cm-1)、HCOOH(1776cm-1)、CH4(2900cm-1)及びH2O又はOH (3500〜4000cm-1及び1500〜2000cm-1)、並びに残存TEOS (1000〜1250cm-1)であった。固体SiO2に対応する横断光(T.O.)振動モードはまた、(1066cm-1)において同定されることができた。前駆体ガス流を切り、そしてプラズマ放電を維持することにより、粒子は、電力を供給された電極上のシースに接近した領域に捕獲されることができた。粒子は、アルゴン放電中に不確定な時間の間に捕獲されることができたことが分かった。固体SiO2のIRピークは、沈積後に集められた粒子から取られたIR吸収スペクトルと比較することにより確かめることができた。バルク又は表面吸収のいずれかからもたらされる赤外線の計算された消光は、SiO2及びSiOのためにシミュレーションされた。測定された粒子ピークは、バルク及び表面SiO2合成ピークに殆ど類似することが分かった。実験後に集められた粒子から取られたXPS測定は、32.5%Si、67.5%O及び0.4%CにおけるバルクSiO2の殆ど粒子組成であるべき粒子組成を示し、これは2.1のO/Si及び0.4%の炭素不純物を与える。電力を供給された電極上のシース領域における高電界の故に捕獲された粒子は、FTIR分光分析により監視された。固体状態のSiO2ピークを監視することにより、プラズマからの粒子の成長、捕獲及び損失が時間の関数として観察された。粒子核形成の間に、SiO2ピークは鋭く増加し、かつ前駆体流が反応器に向けられた2分後に最大に到達することが分かった。TEOSとしての粒子核形成の間に余り迅速でなく増加されたTEOS信号は、粒子形成及び成長反応において消費された。2分間後、第一の粒子はプラズマ成長をもたらすために十分に大きく成長し、かつ平衡が、粒子形成/成長と、赤外線の外及び基体上への粒子落下との間に到達された。4分において前駆体流は切られ、そしてアルゴンのみが放電内に投与された。この点においてSiO2吸収ピークの低下が見出されて、プラズマシースからのいくらかの粒子の損失を示した。前駆体流を切ると、プラズマ条件は、TEOSにより引起された低いneを持つO2により引起された電気的負の放電の条件から、より高いneを持つ電気的正に変化した。この粒子損失は、前駆体ガスを徐々に置き換えたアルゴン(おそらく、より高いイオン抵抗の結果)のようなプラズマ条件における変化にあるとされた。
熱重量分析(TGA)測定は、オーブン中に既知の質量の試料を置き、かつ不活性(Ar又はN2)又は酸化性(O2又はO2/N2)のいずれかの雰囲気下で試料質量の変化を監視することにより実行された。試料質量の変化を監視することに加えて、異なる温度において試料により吸収されたエネルギーを監視することが、物質の構造における変化を示すために取られた。TGAからの結果は、半導体プロセス中に新しい物質を組み込むときに典型的に遭遇するような、後沈積プラズマ又は熱処理の間に物質がどのように反応するかを予言することを助け得る。TGAは、5℃/分に設定された温度勾配速度を使用して、純粋なN2及びN2中の20%O2の両方の雰囲気におけるフィルム沈積の後に集められた粒子において実行された。両方の測定は、800℃を超える温度まで熱的に安定であるべき粒子を示す。14%の重量損失は両者の測定のために観察されて、酸化性雰囲気中で粒子の更なる酸化が生じていないことを示した。温度差における正の勾配は、試料中での発熱反応を示しており、かつ負の勾配は吸熱的化学変化を示している。初期の負の勾配は、発熱反応が初期の加熱の間に生じつつあることを示唆する故にむしろ混乱している。可能な説明は、この時間の間に、試料中の任意のSi-OH基が、水を遊離しかつSiO2を形成するために反応し得ることである。試料からの水の蒸発は吸熱プロセスであったが、SiO2及びH2Oの全体の形成は発熱であった。該試料は、TGA測定の後に黒化又は分解の信号を示さず、再び、プラズマ生成された粒子が非常に安定であることを示した。
低kフィルムは、上流(領域I)及び下流(領域II)のプラズマの両方の組み合わせを使用して合成された。TEOS(テトラエトキシシラン)は、Bronkhorst Hi-Tec CEM (Controlled Evaporation and Mixing)システム(Bronkhorst, Ruurlo, オランダ国)を使用して投与され、そして加熱されたガスライン(80℃)においてO2及びAr流と一緒にされ、そして次いで、上流のプラズマ中に供給された。TMSE(1,2-ビス[トリメチルシリルオキシ]エタン)が、キャリヤーガスとしてArを使用するバブラーシステムを使用して投与され、そして下流のプラズマ中に加熱されたガスライン(80℃)を経て供給された。
物質の誘電率は、この章への導入部において議論されたように物質の組成及び多孔度により影響される。誘電率におけるこれら両方の現象の影響は図5に見られ得る。r.f.バイアスポテンシャルを増加すること(図5a)は、フィルム表面に衝撃を与えてイオンのエネルギーを増加することによりフィルム密度を高めるために知られている。多孔度の続く低下は誘電率を増加させる。TEOS/O2粒子プラズマなしの両方の同一の条件下で沈積されたフィルム(図5a)は、ナノコンポジットフィルムのために観察されたより低いk値が真に多孔性粒子の組み込みに帰すことを示して、より一層高いk値を示す。
方法A: 1cm2の試料がSi基体から調製され、そして60nmの金の前方接触層を伴ってスパッタリングされる。銀ペイントが試料の後側に施与されて、ケイ素ウエハに対する良好な電気的接触を確保する。試料は次いで、二つの接点の間に据え付けられ、そしてHewlett Packard 4284A Precision LCR メータ(20Hz〜1MHz)(図10)に接続され、そしてキャパシタンスが、50と100mVの1kHzと1MHzの発振ポテンシャルにおいて測定される。

半導体及びミクロ電子産業において使用される沈積システムにおいて、粒子生成は、いくつかのプラズマ処理工程の所望されない副生成物である。ダスト汚染の結果としての装置故障はよく知られている問題であり、かつそれが回避されるかもしれないと言う希望において粒子形成及び移送メカニズムへの研究を促した。粒子汚染に関する文献の著名な分野は、産業プロセスにおけるその広く行き渡った適用の故にシラン化学物質を扱う。粒子は、TEOS及びHMDSOプラズマ放電において観察されているけれども、それらが形成されるところのメカニズムを解明することは殆どなされていない。このことは多分、炭素化学物質の添加と共にもたらされたこれらのガス混合物の追加された複雑さに部分的に起因する。
二つの著名なメカニズムが、低圧放電における粒子の現れを説明するために提案された。プラズマ処理のための典型的な圧力において中性種の間の化学反応のための断面は余りにも小さ過ぎて発見された粒子の過剰を説明できない。反応断面はイオンのためにより数オーダー高い大きさであるが、正イオンは、それらがコーティングを形成するために反応するか又は電子を集めてそして中和するために反応するかのいずれかであるところの容器壁に対して容易に失われる。SiH4プラズマへの研究は、負に荷電されたイオンがいくつかのガス中で形成され得て、そして反応器壁におけるシース中において対抗するポテンシャルにより跳ね返されて放電内に捕獲されることを明らかにした。負イオンは支配的には、電子衝撃が中性子を引き離して中性種及び負イオンを形成するところの生成物分離付着プロセス(product dissociative attachment process)である。捕獲された負イオンは、均一な粒子成長のための核形成中心として作用する。高い負イオン濃度を引起すフッ素及び酸素の高い電気陰性度は、エッチングプロセスにおける粒子生成の原因であると信じられている。負イオンの存在はまた、プラズマ性質に影響を及ぼし、かつ貴ガス、例えば、アルゴンから形成された電気的正のプラズマの性質と異なることをそれらに生じせしめる。電子付着プロセスを経る電子密度の損失は、イオン化速度を維持するために電子温度を高める。高い負イオン濃度(ときどき10より高いファクター、即ち、ne)において、負チャージの殆どが負イオン及びシースポテンシャル低下により運ばれ、そして電流が電子によりなお運ばれる故に、プラズマはより抵抗性になる。
この研究に使用された電極構成において、静電気力及び熱泳動力(thermophorestic force)は、r.f.電極から粒子を押し離すために作用する(図8参照)。これらの力は、電極に向って粒子を押し下げるために作用するところの、イオン及び中性の抵抗(Fid,Fnd)並びに重力(Fg)により打ち消される(式(11)から(15)を参照) (図8)。これらの力の相対的大きさは、全ての力が反応器における位置の関数である故に粒子の位置を決定する。

静電プラズマにおける粒子形成は、FTIR分光法でインサイツで観察され得た。支配的酸素プラズマでのTEOSの沈積生成物は、CO2(2300cm−1)、CO(2200cm−1)、HCOOH(1776cm−1)、CH4(2900cm−1)及びH2O又はOH(3500〜4000cm−1及び1500〜2000cm−1)、及び残存TEOS(1000〜1250cm−1)であった。固体SiO2に対応する横断光(T.O.)振動モードがまた、(1066 cm−1)において同定されることができた。前駆体ガス流を切りかつプラズマ放電を維持することにより、粒子は、電力を供給された電極の上のシースに近接する領域に捕獲されることができた。粒子は、アルゴン放電における不明確な時間の間に捕獲され得たことが分かった。固体SiO2IRピークは、沈積実験後に集められた粒子から採られたIR吸収スペクトルと比較されることにより証明されることができた(図14)。
もし、光子エネルギーが分子におけるエネルギー状態間の遷移に匹敵するなら、分子は放射を吸収し得る。振動エネルギー遷移のために、エネルギー相違は、電磁スペクトルの赤外領域における波長に対応する。遷移のための選択則は、遷移の間に分子双極子モーメントの変化があるに違いないことを述べている。それ故、等核2原子分子を除く殆ど全ては赤外放射を吸収して、IR分光法を化学システムを同定するために理想的にする。赤外分光法の詳細な記述のために、Griffiths[Chemical Infrared Fourier Transform Spectroscopy, Griffiths P. R., Wiley & Sons, ニューヨーク, (1975)]及びPelikan [Applications of Numerical Methodsin Molecular Spectroscopy, Pelikan P, Ceppan M., Liska M., CRC Press, ロンドン, (1993)]を参照せよ。プラズマシース中に捕獲された粒子を監視するためのFTIR吸収分光法の適用がここに与えられている。
ここで、C3は定数である。
図16に示されているように、典型的なプラズマ実験のための粒子数密度が吸収データから評価され得る。実験後に集められた粒子のESEM画像は、約100nmの粒子半径を示す。1066cm−1に中心付けられたSiO2吸収ピークと粒子寸法のこの評価を結合することは、約1014m−3の粒子密度npの評価を提供する。これは、散乱信号が、純粋なTEOS/O2プラズマにおいて合成されて粒子のために何故観察されるかを説明する。
熱重量分析(TGA)は、熱安定性及び物質の構造における情報を提供するために使用される。該測定は、オーブン中で制御された雰囲気下に公知の質量の試料を加熱することにより実行される。熱安定性は、不活性(Ar又はN2)又は酸化性(O2又はO2/N2)雰囲気下に試料質量の変化を監視することにより決定される。試料質量の変化を観察することに加えて、異なる温度において試料により吸収されるエネルギーを監視することはまた、物質構造の変化を示し得る。TGAからの結果は、新しい物質を半導体プロセスに導入するときに典型的に遭遇するような後沈積プラズマ又は熱プロセスの間にいかに反応するかを予言することを助け得る。TGAは、5℃/分に設定された温度勾配速度を使用して、純粋なN2及びN2中の20%のO2雰囲気の両方においてフィルム沈積の後に集められた粒子において実行された(図17参照)。両方の測定は、800℃を超える温度まで熱的に安定である粒子を示す。14%の重量損失が両方の測定のために観察されて、粒子の更なる酸化が酸化性雰囲気下において生ずることを示した。試料はTGA測定の後に黒色化又は分解を示さず、再び、プラズマ製造された粒子が非常に安定であることを示した。
TES/O2ガス混合物からの粒子の合成、捕獲は、容量結合放電を使用してうまく立証された。TGAにより示唆された高い熱安定性は、赤外中の優勢なSi-O基と結合されて、粒子がシリカ様であることを示唆している。しかし、粒子が非常に多孔性であるようである。多孔性は、TEOS及びHMDSOのようなシロキサン前駆体から沈積されたプラズマ沈積されたフィルムに存在することを知られており、そして高いバイアスポテンシャルがフィルム密度を増加するために使用される。しかし、粒子は、それらを取り囲むプラズマグロー及びシースに捕獲された負イオンから形成され、そしてそれ故、それらに衝突するイオンのエネルギーは、電極の上のシース領域におけるより一層低い(段落粒子上の力を参照)。緻密な十分に酸化されたSiO2網目の形成が高いエネルギー入力を要求する故に、エネルギーは緻密な粒子を形成するために利用し得ない。これに加えて、後沈積から集められた粒子は、静電気力により容易に影響を受けるところの非常に軽い構造に凝集する。小角x線回折(SAXS)測定はまた、粒子構造内に長い範囲の秩序を示さない。全てのこれらの観察は、粒子が非常に多孔性のSiO2網目から成ることを示唆する。
Claims (32)
- 化学蒸着により基体上に低誘電率コーティングを製造し、かつポリマーマトリックス中にナノ粒子を導入することを含む方法であって、
i)少なくとも一つの低圧の容量結合プラズマ源において該ポリマーマトリックスのための前駆体及び該ナノ粒子のための前駆体を活性化して、それにより、該ナノ粒子のための前駆体物質が負イオンにイオン化されること、
ii)該イオン化プラズマの電界において該負イオンを捕獲すること、
iii)該捕獲された負イオン上への追加の活性化された前駆体物質の縮合を許して、それにより、該プラズマ中で該活性化された前駆体からナノ粒子の形成を許すこと、及び
iv)該基体上に化学蒸気相からの該活性化された前駆体及び該ナノ粒子の沈積を許して、コーティングを形成すること
を含む方法。 - 該コーティングが、2.0未満、より好ましくは1.9未満の誘電率kを示すところの請求項1記載の方法。
- 該ナノ粒子のための前駆体及び該マトリックスのための前駆体が、化学蒸気相のプラズマ活性化沈積のための少なくとも二つの別々のプラズマ源において活性化され、かつ該複数の活性化された前駆体が基体上に化学蒸気相から沈積されてコーティングを形成する前に、該複数の活性化された前駆体が一緒にされるところの請求項1又は2記載の方法。
- 該コーティングが無機及び有機成分を含み、かつこれらの成分のための前駆体が、化学蒸気相のプラズマ活性化沈積のための少なくとも二つの別々のプラズマ源において活性化されるところの請求項1〜3のいずれか一つに記載の方法。
- 二つの活性化された前駆体の一つが、他の前駆体の活性化のためのプラズマを通過し、その後、該活性化された前駆体が一緒にされるところの請求項3又は4記載の方法。
- 活性化された無機前駆体が、有機前駆体の活性化のためのプラズマを通過するところの請求項5記載の方法。
- 活性化された有機前駆体が、無機前駆体の活性化のためのプラズマを通過するところの請求項5記載の方法。
- 該マトリックスが有機成分を含み、かつ該ナノ粒子が無機成分を含むところの請求項1〜7のいずれか一つに記載の方法。
- 該多孔性のナノ粒子が、容量結合プラズマ中で発生されるところの請求項1〜8のいずれか一つに記載の方法。
- 容量結合プラズマがパルス化されて、該化学蒸気相から該ナノ粒子の沈積を許すところの請求項9記載の方法。
- マトリックスが、容量結合プラズマ中で発生されるところの請求項1〜10のいずれか一つに記載の方法。
- 容量結合プラズマがパルス化されて、該化学蒸気相から該ナノ粒子の沈積を許すところの請求項11記載の方法。
- 該イオン化プラズマが、2000°K未満、好ましくは1000°K未満、より好ましくは約400〜500°Kの中性ガス温度を有するところの請求項1〜12のいずれか一つに記載の方法。
- 該ナノ粒子のための又は該無機成分のための前駆体が、ケイ素‐炭素、ケイ素‐水素、ケイ素‐窒素、ケイ素‐ハライド、及び/又はケイ素‐酸素結合を含むところの請求項1〜13のいずれか一つに記載の方法。
- 該ナノ粒子のための又は該無機成分のための前駆体が、オルガノシリコン化合物、シリコンアルコキシド、シロキサン、シラン、シラザン、シリコンカルボキシレート、又はシリコン‐β‐ジケトネートを含むところの請求項14記載の方法。
- 該マトリックスのための又は該有機成分のための前駆体が、アルカン、アルキン、アルケン、アレーン、及び任意的に全体的に又は部分的に、(シクロ)アルキル、アリール、アラルキル、アリル、メトキシ、ハロゲン、ヒドロキシ、アミノ、ニトロ、又はシアノ置換されたこれらの誘導体を含むところの請求項1〜15のいずれか一つに記載の方法。
- 有機成分のための前駆体が、単鎖アルカン、アクリレート、スチレン又は炭素‐フッ素化合物を含むところの請求項1〜15のいずれか一つに記載の方法。
- 有機成分のための前駆体が、オルガノシリコン化合物、有機金属化合物、金属有機化合物若しくはp‐キシリレン、及び/又は任意的に官能化された、これらから誘導された化合物を含むところの請求項1〜15のいずれか一つに記載の方法。
- 該少なくとも二つの別々のプラズマ源が、0.01〜1000ミリバール、好ましくは0.1〜50ミリバールの圧力下にあるところの反応器中に位置付けられているところの請求項3〜18のいずれか一つに記載の方法。
- プラズマが、前駆体物質、アルゴンガス及び任意的に酸素の混合物を放電に導くことにより形成されるところの請求項1〜19のいずれか一つに記載の方法。
- 該ナノ粒子が、450nm未満、好ましくは1〜200nm、より好ましくは100nm未満、更に好ましくは50〜150nmの直径を有するところの請求項1〜20のいずれか一つに記載の方法。
- 該少なくとも二つのプラズマ源が、少なくとも一つの容量結合プラズマを含むところの請求項3〜21のいずれか一つに記載の方法。
- 該少なくとも二つのプラズマ源が、少なくとも二つの容量結合プラズマを含むところの請求項3〜21のいずれか一つに記載の方法。
- 請求項1〜23のいずれか一つに記載の方法により得られ得、かつポリマーマトリックスに組み込まれたナノ粒子を含むところのコーティング。
- 該コーティングの表面が、450nm未満の直径、より好ましくは200nm未満の直径、更に好ましくは100nm未満の直径を有するナノ粒子が該コーティング中に存在する故にでこぼこである一方、該コーティング中のナノ粒子の存在が、裂かれたコーティングの断面から肉眼で認識できないところの請求項24記載のコーティング。
- 請求項24又は25記載のコーティングを含む製品。
- 化学蒸気相のプラズマ活性化沈積によって基体にコーティングを施与するための装置であって、該装置が、基体のための担体を備えられた反応器空間及び少なくとも二つの容量結合プラズマ源を含み、かつ該複数のプラズマ源が、少なくとも二つのプラズマ中で活性化された該複数の前駆体が基体に沈積される前に一緒にされるように、処理方向に位置付けられているところの装置。
- プラズマ源が、二つの活性化された前駆体の一つが、基体に沈積される前に他の前駆体の活性化のためのプラズマを通過するように、処理方向に位置付けられているところの請求項27記載の装置。
- 無機前駆体のための入口、及び有機前駆体のために入口を更に含むところの請求項27又は28記載の装置。
- プラズマ源の一つが直接プラズマを形成するところの請求項27〜29のいずれか一つに記載の装置。
- プラズマ源がパルス化しているところの請求項27〜30のいずれか一つに記載の装置。
- 蒸気相のための移送手段を更に含むところの請求項27〜31のいずれか一つに記載の装置。
