また、窒化シリコン膜15a,15bの膜厚は、数μmとすることが好ましい。薄膜ヒータ12、電流電極13及び電圧電極14の膜構造としては、上述したように、Ta/W/Auの膜構造とすることが好ましい。また、中基板103側からCr膜、Au膜を順に成膜した二層構造であっても良い。

このように貫通孔16を形成して、その貫通孔16の底部に窒化シリコンの自立膜15bが配され、この窒化シリコン膜15bの下面に薄膜ヒータ2が配置されているので、図8(b)のマイクロ真空センサ1に比して熱伝導をより軽減し、熱容量をより小さくすることができる。その結果、マイクロ真空センサ11の消費電量をさらに軽減するとともに、センシングの時間をさらに短縮することができる。
(シリコンは熱伝導率が大きな物質の一つであり、その大きさは約150W/mKで、一方、窒化シリコンは20W/mK、ガラスは1W/mK程度である。また、熱伝導は熱が伝わるパスの断面積の大きさに反比例するため、窒化シリコンの自立膜15bは熱伝導率が小さく、かつ、伝熱パスの断面積が極めて小さいため熱伝導をより小さくすることができる。また、窒化シリコンの自立膜15bの体積は極めて小さいので、熱容量も小さくなる。これに対して、図8(b)で使用したガラスは熱伝導率の値が1W/mKと一桁小さいが、凹部5が形成された突出部分103eの厚さはコンマ数mmであり、窒化シリコンの自立膜15bの厚さ(数μm)よりも2桁大きいため、窒化シリコン膜15bより熱伝導は大きくなると考えられる。また、窒化シリコン膜15bに比べると体積は大きくなるため、熱容量も大きくなる。したがって、ガラスを使用した中基板103の突出部分103eに薄膜ヒータ2を形成した上記図8(b)のマイクロ真空センサ1に比して、窒化シリコンの自立膜15bに薄膜ヒータ12を形成したマイクロ真空センサ11の方が、熱伝導を軽減でき、熱容量をより小さくすることができる。)

薄膜ヒータの温度T、雰囲気の温度t、圧力pで定常状態にある場合には、薄膜ヒータのジュール発熱は外部に奪われる熱量に等しく、下記式(1)となる。

ここで、iは薄膜ヒータに流れる電流値、R(T)は温度Tのときの薄膜ヒータの抵抗値、Qgas(T-t, p)、 Qsolid(T-t)、 Qradiation(T-t)はそれぞれ雰囲気によって奪われる熱量、マイクロ真空センサを構成する部材及びマイクロ真空センサが接している部材(電流電極、電圧電極、リード線、反応装置本体など)に奪われる熱量、輻射によって奪われる熱量を示している。Qsolid(T-t)およびQradiation(T-t)は、薄膜ヒータと雰囲気の温度差のみに依存し、雰囲気の圧力に依存しない。一方、雰囲気に奪われる熱量Qgas(T-t, p)は、薄膜ヒータと雰囲気の温度差T-tおよび雰囲気の圧力Pに依存する。
今、雰囲気の圧力がpからP(P > p)に変化し、雰囲気に奪われる熱量Qgasが増大したとすると、薄膜ヒータの発熱i2Rよりも外部に奪われる熱量が大きくなる(下記式(2)参照)。

その結果、薄膜ヒータの温度Tが減少する。薄膜ヒータの温度を一定に保つためには、薄膜ヒータに印加する電流値を増大させてジュール熱発熱を上記(2)式の右辺と等しくなるようにすれば良い。定常状態となったときの電流値をI(I > i)とすると、下記式(3)となる。

したがって、雰囲気のpからPへの圧力変化は、薄膜ヒータの温度Tを一定に保つ消費電力i2R(T)からI2R(T)への変化として観測できるというものである。
なお、上述の説明では、温度一定の条件で行ったが、センシングの際には下記のような電流一定の方法で行うのが簡便である。
すなわち、前述のように、マイクロ真空センサのジュール発熱と熱損失がつりあった定常状態では、上記式(1)の定常状態となり、雰囲気の圧力がpからPに増大すると、雰囲気に奪われる熱量が増大するため、上記式(2)の非定常状態となり、その結果、マイクロ真空センサの温度が減少する。
一般的に金属の電気抵抗値は、温度上昇とともに線形的に増大する。したがって、マイクロ真空センサの抵抗体に金属膜を用いた場合には、雰囲気に奪われる熱量が増加し、温度が減少すると、金属膜の抵抗値が減少する。電流値をiに固定し、圧力Pにおいて再び定常状態となったときの温度をT’( < T)とすると、下記式(4)となる。

すなわち、電流値を固定した場合、雰囲気の圧力が増大すると、雰囲気に奪われる熱量が増加するため、センサ温度が下がり、マイクロ真空センサの消費電力あるいは抵抗値は減少する。
逆に、電流値を固定した場合、雰囲気の圧力が減少した場合には、雰囲気に奪われる熱量が減少するため、センサ温度が上昇し、マイクロ真空センサの消費電力あるいは抵抗値は増大する。

また、この中基板103Aの角部103gAのうち、上基板102Aとの接合面である上面中央部には、厚さ方向(薄膜ヒータ2A側)に窪む凹部5Aが形成されている。凹部5Aは、中基板103Aの上基板102Aとの接合面に形成されたいずれも溝である、燃料供給流路部171A、改質流路部172A、連通溝173A、一酸化炭素除去器の空気供給流路部174A、一酸化炭素除去流路部175Aと同一面側に配置されている。そして、この凹部5Aの下側に薄膜ヒータ2Aが配置されている。凹部5Aは、縁103aAと縁103bAから離間して形成されており、凹部5Aを形成する底面から上基板102A側に向けて外側に広がるように傾斜したテーパ面を有した側断面視台形状をなしている。そして、このように凹部5Aを形成して、中基板103Aの角部103gAの板厚を薄くすることにより、凹部5Aの下側に配される薄膜ヒータ2Aの熱容量を小さくすることができる。

さらに、中基板103Aに、フォトリソグラフィ法とサンドブラスト法を用いて、燃料供給流路部171A、改質流路部172A、連通溝173A、一酸化炭素除去器の空気供給流路部174A、一酸化炭素除去流路部175Aを形成し、さらに貫通孔176A、切欠き211A〜216Aを形成する際に、同時に中基板103Aの角部103gAの厚さを薄くしてマイクロ真空センサ用の凹部5Aを形成する。このようにして凹部5Aを、中基板103Aの燃料供給流路部171A、改質流路部172A、連通溝173A、一酸化炭素除去器の空気供給流路部174A、一酸化炭素除去流路部175Aと同一面側に形成する。
また、上基板102Aには切欠き102fAを形成し、下基板120Aには切欠き120fAを形成する。

特に、マイクロ真空センサ1Aが中基板103Aの角部103gAに配置され、反応装置本体1A内に収納されているので、断熱真空容器150A内の真空度をセンシングすることができるとともに小型化を図ることができる。
また、マイクロ真空センサ1Aは、薄膜ヒータ2Aの温度が70℃程度でセンシング可能であることから、消費電力を小さくすることができる。
また、マイクロ真空センサ1Aは、中基板103Aの角部103gAのうち、薄膜ヒータ2Aの上側に位置する上面中央部に凹部5Aが形成され、板厚が薄くなっているので、発熱部の熱容量が小いので、この点においても消費電力を小さくでき、かつ、マイクロ真空センサ1Aとしての応答速度が速くなる。

また、上記実施の形態では、断熱容器内に収容される反応装置は3枚の基板からなる例を示したが、2枚または4枚以上の基板からなるものであってもよい。
また、上記実施の形態では、真空センサの薄膜ヒータ部材が電熱パターン(反応器加熱用ヒータ)の部材と全て同じ場合の例を示したが、真空センサの少なくとも一部の部材が電熱パターン(反応器加熱用ヒータ)の少なくとも一部の部材(例えばAu膜)のみと共通で、真空センサの製造プロセスが電熱パターン(反応器加熱用ヒータ)の製造プロセスとの共通化が一部に限られるものであってもよいことは言うまでもない。
