Abstract
【解決手段】少なくとも一方が酸化物であり、且つ互いに異なる材料からなる第1及び第2の領域を有する基板を用意する工程、及びバイアススパッタリング法により、該第1及び第2の領域のいずれか一方に選択的に成膜する工程を有する膜の製造方法。第1及び第2の領域が共に、酸化物からなるのが好ましい。一つ以上の元素からなる構成元素群と、構成元素群の異なる複数の領域を有する基体、基体に堆積させるための一つ以上の元素からなる原料元素群と、イオン化した元素を照射する気相成膜方法である。

Description
こうした微細構造体の作製手法としては、フォトリソグラフィーなどの微細パターン形成技術を代表される半導体加工技術によって直接的に微細構造体を作製する手法が挙げられる。これらパターンに対して特定の材料を選択的に堆積させること、付着させることはプロセス数の削減に大きく効果をもたらすことから非常に興味を持たれる分野である。
同非特許文献1では、加速電圧500eVで、Si領域とW(タングステン)領域とからなる基板上に、Arイオンを用いて、アルミニウム(Al)を成膜することが記載されている。そして、斯かる場合、Si領域上にのみ、Alが選択的に成膜できることが記載されている。

前記バイアススパッタリング法により、成膜される材料が金属材料であるのが好ましい。
また、本発明は、一つ以上の元素からなる構成元素群と、構成元素群の異なる複数の領域を有する基体、基体に堆積させるための一つ以上の元素からなる原料元素群と、イオン化した元素を照射する気相成膜方法である。その気相成膜方法において、該基体上の特定の構成元素群からなる領域のみに原料元素群を副生成物なしに堆積させることを特徴とする選択的成膜方法である。
また、前記の成膜方法がスパッタリング法であることを特徴とする。

更にまた別の本発明は、前記スパッタリング率Rn-a[atoms/ion]、Rn-u[atoms/ion]等を無数の材料に対して数値計算の手法により算出して、データベース化した情報を記録した記録媒体である。
本発明者らが検討したところによると、上記非特許文献1においては、(成膜される場合には)成膜レートが非常に高い状態を利用して、2つの領域(SiとW)上への成膜レートに明瞭な差を設けて、選択スパッタを実現している。
例えば、加速電圧500eVの場合、SiO2上に成膜されたAlがArイオンにより、再スパッタ(成膜されたものが剥がれることを意味する。)される割合と、Ta2O5上のAlが再スパッタされる割合の差異は2倍程度と見積もられる。再スパッタ割合は、Ta2O5上の方が高い。
本発明では、これを利用して、酸化物領域上への選択スパッタを実現している。
図1を用いて本発明の成膜方法により得られる膜構成の詳細な説明を行う。
基体101は、基板102上に形成された無数の領域Rn[n=1,2,3…]103があり、例えば、左から構成元素群が異なる領域R1が104、R2が105、R3が106である。この基体101の領域Rn[n=1,2,3…]103に向けて、ガス種イオン107と堆積元素群a108を照射する。このことにより、構成元素群の異なる領域Rn[n=1,2,3…]103において、以後に述べるある条件のもとにおいて、領域R2105のみに堆積元素群a108が堆積される。これが、本発明の選択的成膜によって得られる膜構成である。
従来のスパッタリング法による成膜においては、ターゲットからスパッタリング現象により弾き飛ばされた原料元素が基体へ堆積する場合に基板へのバイアスの印加により拡散の促進や再スパッタを起こさせる。それにより、膜の密着度や平坦性などを改善する試みがされているが、パターニングすることや選択成長・選択成膜を試みるという報告がなかった。しかしながら、本発明者らの鋭意検討により、現状のスパッタリング装置という範疇に留まらず、基体への原料の堆積過程において基体を構成する領域が複数の領域から構成されている場合に選択的な成長を達成可能であることを見出した。
まず、基体を構成する複数の領域Rn[n=1,2,3,・・・]103を定義する。この領域Rn[n=1,2,3,・・・]103は、構成元素群がそれぞれ異なることを前提として判別されるものである。また、図8の模式図のように擬似的に領域Rn[n=1,2,3,・・・]103上に堆積を考えている堆積元素群a108が0.3nm(第一原子層厚さとして近似)堆積した状況を仮定ないし準備する。シミュレーションないし実測によりガス種イオン107をあるエネルギーで照射した場合に得られる領域Rn[n=1,2,3,・・・]103における堆積元素群a108のスパッタリング率Rn-a801を算出し、数値化する。ここで、0.3nmとしたのは第一原子層分の厚さを近似的に0.3nmとしたものである。

が少なくとも選択成長を達成させるために重要である。

である。この差が大きければ大きいほどプロセスのマージンが取れ、堆積元素や照射イオンのバラツキなどを容易に吸収することが可能である。
つまり、上記堆積元素群a108がSiである場合のスパッタリング率を俯瞰するとTi上のSiのスパッタリング率は9.04×10-3で、Pt上のSiのそれは2.01×10-1である。その比は22.2であるから上記条件を十分満たすため、基体上の複数の領域を構成させるのに有効な組み合わせの一つであることが判断可能となる。さらに、Ru上のSiのスパッタリング率は8.90×10-2で、Ta上のSiのそれは1.88×10-1であり、その比は2.11である。上記条件を十分満たすためこの組み合わせも選択的成長に適していると判断可能である。そして、当然イオンの照射量を最適化することにより、Ti上にSiは堆積するがPt上には堆積しない状況が達成できる。また、Pt上のSiのスパッタリング率とTa上のSiのスパッタリング率の比を取ると1.07である。上記判断基準に漏れるため基体構成元素の組み合わせとしてPtとTaを採った場合には、本発明の選択成長の可能性が極めて低い状況であることが判断できる。ただし、上記はプロセスガスがアルゴンである場合における比率であるから、他のガス種イオン107を用いた場合には当然比率が異なる。

である。もちろん、Rn-a>Rn'-aを満たすこととなる。
上述の堆積元素群a108のスパッタリング率(Rn-a801)のみでなく、数値計算により領域Rn[n=1,2,3,・・・]103に堆積元素群a108を0.3nm堆積させた状況とする。そこでの領域Rn[n=1,2,3,・・・]103を構成する元素群のスパッタリング率(Rn-u802と定義)を算出する。ここでは、堆積元素群a108をSiとする。このRn-u802はRn-a801と異なり0.3nm厚さのスパッタリング率ではなく、領域Rn[n=1,2,3,・・・]103を構成する十分厚い領域からのスパッタリング率で同じ厚みからの数値でないことに注意を擁する。

また、本発明において、スパッタリング率とは、図8に示すように、表面一層のスパッタリング率をRn-a801、表面一層分の下部にある領域Rn[n=1,2,3,・・・]103を構成する材料のトータルのスパッタリング率をRn-u802として表現する。図6(a)に示す従来のスパッタリング率と異なる。
実施例1
本実施例は、基体へのイオン照射と堆積元素の照射から特定の領域に選択的成膜が可能かどうかを示すものである。
本実施例は、成膜方法がスパッタリング法、特にイオン照射もマグネトロンカソードから基体へのバイアス印加にて行う場合を示す。
本実施例は、スパッタリング率の算出にシミュレーション結果を用いる妥当性を示すものである。
まず、図8に示すようにPt上にSiが0.3nm堆積した状況に50eVのArイオンが入射した場合のスパッタリング率Rn-aをシミュレーションより算出すると2.01×10-1である。さらに、Ti上にSiが0.3nm堆積した状況に50eVのArイオンが入射した場合のスパッタリング率をシミュレーションにより算出すると9.04×10-3である。従って、実施例1においてイオンの照射粒子のレートを100[ions/sec・nm2]としている。それで、Pt上のSiの離脱レートとTi上のSiの離脱レートがそれぞれ20.1[atoms/sec・nm2]、0.904[atoms/sec・nm2]と算出できる。従って、実施例1でのSiの堆積レートが4.5[atoms/sec・nm2]であったので、Pt上には離脱が優位で堆積が起こらず、Ti上には堆積が進行することがわかる。
これにより、シミュレーションと実験との整合性の確認が可能である。
本実施例は、離脱レートが近いもの同士間の条件に関するものであり、本発明の選択的成膜が達成られるための条件の一つに関する。

本実施例は、本発明の選択的成膜が達成されるための関係を堆積元素の照射量、イオンの照射量等に関して示すものである。
Sa[atoms/sec・nm2]>Rn'-a[atoms/ion]・Gion[ions/sec・nm2]
よって、上記関係式が成り立つようにGion、Sa、Rn-a、Rn'-aを選択することで、本発明の選択的成膜が可能であることが確認できる。これは、実施例3においてPt上のSiの離脱レートとTi上のSiの離脱レートがそれぞれ20.1[atoms/sec・nm2]、0.904[atoms/sec・nm2]と算出される。実施例1でのSiの堆積レートが4.5[atoms/sec・nm2]であった場合に、Pt上には離脱が優位で堆積が起こらず、Ti上には堆積が進行するということからも立証される。
本実施例は、本発明の選択的成膜が効果的に進行する条件を示す。
実施例4に示す堆積元素のスパッタリング率(Rn-a)のみでなく、数値計算により領域Rnに堆積元素aを0.3nm堆積させた状況でのRnを構成する元素のスパッタリング率(Rn-uと定義)を算出する。ここでは、堆積元素aをSiとする。
つまり、
Rn-a/Rn-u>1
が成り立つことが好ましいということが確認できる。
本実施例では、領域Rnを構成元素群が酸化物である場合について示す。
まず、領域構成元素がSiO2とTa2O5から構成されている基体を準備し、Siをそれぞれに対して0.3nm堆積させた状態のスパッタリング率を算出すると以下の表5のようになる。
本実施例では、堆積元素群がAlSiの2元系である場合について示す。AlSi膜は、相分離構造でAlのシリンダーとSiのマトリックスからなるという特徴を有している。
本実施例は、Rn-aやRn-uを無数の材料系に対して数値計算し、データベースの構築が可能であることを示す。

Claims (4)
- 少なくとも一方が酸化物であり、且つ互いに異なる材料からなる第1及び第2の領域を有する基板を用意する工程、及びバイアススパッタリング法により、該第1及び第2の領域のいずれか一方に選択的に成膜する工程を有することを特徴とする膜の製造方法。
- 前記第1及び第2の領域が共に、酸化物からなる請求項1記載の膜の製造方法。
- 前記バイアススパッタリング法により、成膜される材料が金属材料である請求項1記載の膜の製造方法。
- 前記バイアススパッタリング法による加速電圧を100eV以下にして成膜することを特徴とする請求項1記載の膜の製造方法。
