Abstract
【解決手段】 半導体材料の層、有機材料の層及び金属材料の層を備える多層構造をなすとともに気体状物質を検出する電気機器であって、前記半導体材料の層が、結晶構造を備え、前記有機材料(2)の層が、1を超えない被覆度を備えるとともに、目的の形態で自立した分子構造を有する物質からなるとともに、前記有機材料の層を構成する分子が前記半導体材料の層を構成する結晶構造の原子と結合するとともに前記検出される気体状物質と相互作用をすることにより前記多層構造内の結合の障壁高さを調整し、前記金属材料(3)の層が、検出される気体状物質を透過可能であるとともに該気体状物質に対して化学的に不活性であることを特徴とする電気機器である。

Description
これら既知の機器は、主に、銅酸化物、亜鉛酸化物或いはスズ酸化物といった遷移金属酸化物を用いるものである。酸化物の電子密度は、気体の表面吸収によって変動する。これにより、計測可能な電気抵抗率の変動が得られる。この現象は、比較的低い操作温度環境で急速に生ずる。
例えば、フタロシアニン、ポルフィリン及び他の有機金属は、感受層の形成に用いられる。感受層は、単一の分子或いはポリマ層いずれかからなるものであり、適切な基材上に薄いフィルムとして配される。多様なセルフアセンブリ法を用いた分子の自己組織化によって、目的の有機基材を形成する方法も既知のものである。このような有機基材には、ラングミュア・フィルム(Langmuir Film)から金或いは他の金属上でセルフアセンブリ法により形成されたチオールなどがある。
本発明は、半導体材料の層、有機材料の層及び金属材料の層を備える多層構造をなすとともに気体状物質を検出する電気機器であって、前記半導体材料の層が、結晶構造を備え、前記有機材料(2)の層が、1を超えない被覆度を備えるとともに、所定形態で自立した分子構造を有する物質からなるとともに、前記有機材料の層を構成する分子が前記半導体材料の層を構成する結晶構造の原子と結合するとともに前記検出される気体状物質と相互作用をすることにより前記多層構造内の結合の障壁高さを調整し、前記金属材料(3)の層が、検出される気体状物質を透過可能であるとともに該気体状物質に対して化学的に不活性であることを特徴とする電気機器である。
用途の一例として、芳香族ニトロ誘導体或いは芳香族複素環ニトロ誘導体に基づく或いはこれを備える民事及び/又は軍事用途の爆発物を検出するための本発明のセンサの製造が挙げられる。芳香族ニトロ誘導体或いは芳香族複素環ニトロ誘導体として、TNT(2,4,6−トリニトロトルエン、2,4,6−trinitrotoluene)、テトリル(2,4,6−トリニトロフェニルメチルニトロアミン、tetryl、trinitro−2,4,6−phenylmethylnitroamine)、テトラニトロジベンゾ−1,3a,4,6a−テトラアザペンタレン(tacot、tetranitrodibenzo−1,3a,4,6a−tetraazapentalene)、或いは2,4,6−トリアジド[1,3,5]トリアジン(2,4,6−triazido[1,3,5]triazine)が例示できる。この用途に対しては、自立的有機層は、以下の化学式1の一般式で示される少なくとも1つの芳香族物質から開始して半導体表面を改質することにより得られる。
例えばこの種の分子には、3,5−ジヨードフェニルエチン(3,5−diiodophenylethyne)、3,5−(N,N−ジメチルアミノ)フェニルエチン(3,5−(N,N−dimethylamino)phenylethyne)、3,5−ジアミノフェニルエチン(3,5−diaminophenylethyne)、3−ヨード−5−アミノフェニルエチン(3−iodo−5−aminophenylethyne)などがある。
以下、本発明及び特に本発明のいくつかの用途をよりよく理解するための例を示す。
部分的に2,4−ジアミノフェニルエチン(2,4−diamino−phenylethyne)で被覆することにより単結晶基板表面が改質される。2,4−ジアミノフェニルエチンは基板表面にヒドロシリル化反応により化学的に結合される。ヒドロシリル化反応は、Si−C共有結合の形態を有する遷移金属の有機金属錯体を触媒として行われる。Si−C共有結合は、アリルエテニル断片を基板表面に安定的に結合させる。このような反応は以下の手順にしたがって行われる。
(1)パイレックスガラス(登録商標)から形成されるビーカ内のAPM混合液(NH3(32vol%):H2O2(30vol%):2回蒸留水=1:1:5(体積比))中で、約80℃で10分間エッチングする。その後、パイレックスガラス(登録商標)から形成されるビーカ内の冷却された2回蒸留水中で2分間攪拌下に洗浄する。
(2)テフロン(登録商標)からなるビーカ内のHF希釈溶液(HF(50vol%):H2O=1:50(体積比)の溶液)中で、室温にて30秒間攪拌下にエッチングする。その後、パイレックスガラス(登録商標)から形成されるビーカ内の2回蒸留水中で、室温にて2分間攪拌下に洗浄する。
(3)パイレックスガラス(登録商標)から形成されるビーカ内のHPM混合液(HCl(37%):H2O2(30%):H2O=1:1:5(体積比))中で、10分間、約80℃でエッチングする。その後、パイレックスガラス(登録商標)から形成されるビーカ内の2回蒸留水中で、2分間、室温にて攪拌下に洗浄する。
(4)HF希釈溶液(HF(50vol%):H2O=1:50(体積比))中で、室温にて30秒間攪拌下に処理する。その後テフロン(登録商標)からなるビーカ内で2回蒸留水によりすすぎ洗いし、空気中或いは窒素雰囲気下で乾燥させる。
単結晶基材の表面は、ベンジル1-エチニル-3,5-(N,N-ジメチルアミノ)-安息香酸エチル(benzyl 1-ethynyl-3,5-(N,N-dimethylamino)-benzoate)で単結晶基材表面の一部を覆うことで改良される。ベンジル1-エチニル-3,5-(N,N-ジメチルアミノ)-安息香酸エチルは、化学的に基材表面と結合する。この結合は、Si-C共有結合の形成を伴う遷移金属の有機金属錯体によって反応促進されたヒドロシリル化反応によって行われる。Si-C共有結合は、アリルエテニルの断片を下記手順に従って安定的に結合させる。
(1)このようにして得られたサンプルは、アンモニア過水混合液(APM混合液)(NH3 (32 vol%) : H2O2 (30 vol %) : 2回蒸留水 体積比は1:1:5)内で10分間エッチングされる。エッチングはパイレックスガラス(登録商標)で形成されたビーカ内で行われ、エッチング温度は約80℃である。その後、2分間、パイレックスガラス(登録商標)で形成されたビーカ内の冷却された2回蒸留水内で撹拌しながら、洗浄が行われる。
(2)HF希釈溶液(HF(50 vol%) : H2O=1:50(体積比))で、30秒間、室温で、テフロン(登録商標)で形成されたビーカ内で撹拌しながらエッチングを行う。その後、パイレックスガラス(登録商標)で形成されたビーカ内の2回蒸留水内において室温下で撹拌しながら2分間洗浄を行う。
(3)HPM混合液(HCl (37%) : H2O2 (30%) : H2O = 1:1:5(体積比))で10分間エッチングを行う。エッチングはパイレックスガラス(登録商標)で形成されたビーカ内で80℃の温度で行われる。その後、室温で、パイレックスガラス(登録商標)で形成されたビーカ内の2回蒸留水で撹拌しながら2分間の洗浄が行われる。
(4)HF希釈溶液(HF(50 vol%) : H2O=1:50(体積比))で、30秒間、室温で撹拌しながら処理(Treatment)を行う。その後、テフロン(登録商標)で形成されたビーカ内の2回蒸留水内において室温下で撹拌しながら2分間サンプルがゆすがれる。そして、空気乾燥される。或いは窒素を流しながら乾燥される。
サンプルは反応装置に載置される。反応装置は一晩110℃の温度に保たれたオーブン内に載置され、予め乾燥状態にされる。反応装置を窒素雰囲気下においた後、ヒートガンで更に加熱する。同時に、50mLの無水塩化メチレンが30分間ガス洗浄装置内で脱酸化される。94mgの触媒Ru(CO)HCl(PPh3)3が、300mgのベンジル1-エチニル-3,5-(N,N-ジメチルアミノ)-安息香酸エチル(benzyl 1-ethynyl-3,5-(N,N-dimethylamino)-benzoate)前駆体とともに、空気の侵入を防ぐように可能な限り素早く反応装置に投入される。反応装置を閉塞した後、20mLの塩化メチレン(サンプルを覆うのに必要な量である)が追加され、反応装置に投入された内容物は、約22時間撹拌下に置かれ、反応が促される。この撹拌状態に置かれた期間の後、シリンジを用いて、溶液が抽出される。そして、サンプルが、ガス抜きされた無水CH2Cl2で乾燥される。この間、反応装置は窒素雰囲気下におかれ、撹拌が維持される。
そして、サンプルが取り出され、超音波処理がなされる。超音波処理は、まず塩化メチレン内で行われ、次に水中で行われる。そして、再度、超音波処理が、塩化メチレン内で行われる(室温で5分間程度)。
その後、この反応に用いられた溶液は取り除かれ、サンプルが塩化メチレンで洗浄される。最後に、サンプルが、10分間CH2CH2内で超音波処理され、その後10分間水中で超音波処理される。
1,2-(メチレンジオキシ)ベンゼン(1,2-(methylenedioxy)benzene)で単結晶基材表面の一部が被覆されることで、単結晶基材の表面の改良がなされる。1,2-(メチレンジオキシ)ベンゼンは、基材表面に化学的に結合する。この結合は、Si-C共有結合の形態を有する有機金属複合材を用いた求核置換により行われる。有機金属複合体は、アリル断片を基材表面に結合させる。この結合は、以下の手順にしたがって行われる。
(1)このようにして得られたサンプルは、アンモニア過水混合液(APM混合液)(NH3 (32 vol%) : H2O2 (30 vol %) : 2回蒸留水 体積比は1:1:5)内で10分間エッチングされる。エッチングはパイレックスガラス(登録商標)で形成されたビーカ内で行われ、エッチング温度は約80℃である。その後、パイレックスガラス(登録商標)で形成されたビーカ内の冷却された2回蒸留水内で撹拌しながら、2分間洗浄が行われる。
(2)冷却されるとともにHF希釈溶液(HF(50 vol%) : H2O=1:50(体積比))で、30秒間、室温で、テフロン(登録商標)で形成されたビーカ内で撹拌しながらエッチングを行う。その後、パイレックスガラス(登録商標)で形成されたビーカ内の2回蒸留水内において室温下で撹拌しながら2分間洗浄を行う。
(3)HPM混合液(HCl (37%) : H2O2 (30%) : H2O = 1:1:5(体積比))で10分間エッチングを行う。エッチングはパイレックスガラス(登録商標)で形成されたビーカ内で80℃の温度で行われる。その後、室温で、パイレックスガラス(登録商標)で形成されたビーカ内の2回蒸留水で撹拌しながら2分間の洗浄が行われる。
(4)HF希釈溶液(HF(50 vol%) : H2O=1:50(体積比))で、30秒間、室温で撹拌しながら処理(Treatment)を行う。その後、テフロン(登録商標)で形成されたビーカ内の2回蒸留水内において室温下で撹拌しながら2分間サンプルがゆすがれる。そして、空気乾燥される。或いは窒素を流しながら乾燥される。
有機金属反応物を準備するために、2つの首部を有するフラスコが一晩110℃の温度に保たれたオーブン内に載置され、乾燥される。反応装置を窒素雰囲気下においた後、ヒートガンで更に加熱する。
そして、73mgのマグネシウム(チップ状或いは粒状)がフラスコ内に投入される。フラスコの主要首部は、ゴム製のプラグで閉塞される。再度、ヒートガンで15分間の加熱が行われる。
ヨウ素結晶並びに4mgの無水THFがシリンジを用いて追加される。フラスコ内の内容物が磁気撹拌下で還流される。
フラスコに投入されたマグネシウムと等しいモル数の4-ブロモ-1,2-(メチレンジオキシ)ベンゼン(4-bromo-1,2-(methylenedioxy)benzene)がゆっくりと追加される。そして、反応が窒素雰囲気下で2時間行われる。或いは、マグネシウムが完全になくなるまで行われる。そして、溶液がグリニャール試薬の典型的な琥珀色をなすようになる。
20mgのCH2Cl2がサンプルとともにシリンジにより反応装置内に供給される(反応装置は、110℃の温度で一晩予め乾燥されている)。50μLのBr2(純度99%)がシリンジを用いて追加される。そして、反応装置内の内容物が、撹拌下で、300Wのタングステン・フィラメント・ランプを用いて10分間照射される。
その後、シリンジを用いて、臭素処理された混合液を抽出する。窒素雰囲気下にある反応装置内に残るサンプルは、その後、脱酸素処理を施された無水CH2Cl2で洗浄される。
略乾燥状態にされた反応装置(洗浄のために用いられた塩化メチレンを完全に蒸発させた後)を用いて、予め用意されたグリニャール試薬が自己組織化に用いられる。
無水THF(シリンジにより追加されたもの)が追加され、サンプルを溶液で完全に覆うようにする。サンプルは撹拌されながら、40℃の窒素雰囲気下で約20時間反応を促される。
この反応の期間の後、溶液がシリンジにより抜き取られる。そして、サンプルはTHFでゆすがれる。サンプルをゆすいでいる間、反応装置は窒素雰囲気状態に保たれ、磁気撹拌されている。
この時点で、サンプルが取り出される。そして、取り出されたサンプルは、まず塩化メチレン内で超音波処理を受ける。そして、水中で超音波処理を受けた後、再度、塩化メチレン内で超音波処理される(5分間、室温)。

Claims (22)
- 半導体材料の層、有機材料の層及び金属材料の層を備える多層構造をなすとともに気体状物質を検出する電気機器であって、
前記半導体材料の層が、結晶構造を備え、
前記有機材料(2)の層が、1を超えない被覆度を備えるとともに、目的の形態で自立した分子構造を有する物質からなるとともに、前記有機材料の層を構成する分子が前記半導体材料の層を構成する結晶構造の原子と結合するとともに前記検出される気体状物質と相互作用をすることにより前記多層構造内の結合の障壁高さを調整し、
前記金属材料(3)の層が、検出される気体状物質を透過可能であるとともに該気体状物質に対して化学的に不活性であることを特徴とする電気機器。 - 前記電気機器が芳香族ニトロ誘導体を検出し、
前記多層構造の前記有機材料の層が少なくとも1つの置換されたフェニレジンから生成されてなることを特徴とする請求項1記載の電気機器。 - 前記半導体材料の層が単結晶シリコンからなることを特徴とする請求項2又は3記載の電気機器。
- 前記金属材料の層が、多孔質の金からなることを特徴とする請求項3又は4記載の電気機器。
- 前記半導体材料の層が、Si、SiC、Si3N4或いはSixGe1-X合金或いは或いはGaAs、InSb、InP、AlxGa1-xAsといった周期表のIII及びVの族の二種化合物、多種化合物或いは元素からなることを特徴とする請求項2記載の電気機器。
- 前記金属材料の層が、金、白金、パラジウム、これら金属からなる合金或いはこれら金属と他の金属からなる合金から構成されることを特徴とする請求項6又は7記載の電気機器。
- 前記電気機器が燃焼混合ガス中の臭いを有する気体成分を検出し、
前記半導体材料が単結晶シリコンからなることを特徴とする請求項1記載の電気機器。 - 前記電気機器が燃焼混合ガス中の臭いを有する気体成分を検出し、
前記半導体材料が半導体合金からなることを特徴とする請求項1記載の電気機器。 - 前記電気機器が燃焼混合ガス中の臭いを有する気体成分を検出し、
