Description
The present invention relates to a discharge plasma processing apparatus and method for generating plasma by glow discharge under pressure conditions near atmospheric pressure to perform surface modification, etching or CVD (chemical vapor deposition) of a material to be processed. In particular, the present invention relates to a discharge plasma processing apparatus and a processing method thereof capable of suppressing abnormal discharge during plasma processing.
In recent discharge plasma treatment, plasma is generated by glow discharge under pressure conditions near atmospheric pressure to treat the surface of a material to be treated. Such surface treatment includes surface modification, etching or CVD. The discharge plasma processing apparatus that performs these surface treatments mainly includes a direct type apparatus or an indirect type (remote) apparatus.
A direct-type discharge plasma processing apparatus includes a power supply electrode that discharges when a voltage is applied, and a ground electrode that is grounded so as to face the electrode. Is done. This direct-type discharge plasma processing apparatus generates a gas discharge in the space between the opposed electrodes to directly process the surface of the material to be processed.
On the other hand, an indirect discharge plasma processing apparatus includes a power supply electrode and a ground electrode facing each other, generates excited active species between the electrodes, and jets a gas flow containing the active species to the surface of the material to be processed. There is a surface treatment apparatus that treats the surface of a material to be treated (see Patent Document 1).
However, in such an apparatus configuration, abnormal discharge such as streamer discharge occurs between the discharge surface of the electrode and the contact surface of the solid dielectric plate that contacts the discharge surface, and the solid dielectric plate is damaged. There is. In order to avoid this streamer discharge, it is necessary to suppress the electric power input to the electrode, and the processing rate is limited by the suppression of the input electric power.
The present invention has been made in view of such problems, and the object of the present invention is to prevent damage to the electrode and the solid dielectric plate in contact with the electrode due to streamer discharge or the like, and to stabilize the processing capability. A high discharge plasma processing apparatus and a processing method thereof are provided.
The present inventors have elucidated the generation mechanism of streamer discharge, and have found an inexpensive and efficient solution as means for suppressing the streamer discharge. That is, when the surface temperature of the electrode is high, the inventors tend to concentrate the electric field in the gap formed by the discharge surface of the electrode and the contact surface of the solid dielectric plate with which the discharge surface contacts, It was found that streamer discharge occurs in the gap due to this electric field concentration. In addition, it is cheaper to prevent the air in the gaps from staying and suppress the heat generation of the electrodes themselves, rather than increasing the accuracy of the processed surface and completely eliminating the gaps between the electrodes and the solid dielectric plate. The idea was that the streamer discharge could be effectively suppressed.
Based on such an idea, in order to achieve the above object, a discharge plasma processing apparatus according to the present invention generates a plasma between a pair of opposed electrodes and performs a surface treatment of a material to be processed. The processing apparatus includes a solid dielectric that abuts against a facing surface of the at least one electrode, and the solid dielectric and the at least one electrode are opposed to the abutting surface of the solid dielectric. It is characterized in that it is arranged so that gas flows between it and the surface.
In the discharge plasma processing apparatus of the present invention configured as described above, since gas flows between the electrode and the solid dielectric, air does not stay between the electrode and the solid dielectric, A change (flow) can be given to the air, and the opposing surface of the electrode can be cooled, so that the occurrence of streamer discharge can be suppressed. Further, since the gas flows, the electrode is arranged in a non-adhered state without being constrained with the solid dielectric, so that no thermal stress such as a thermal expansion difference is generated between the electrode and the solid dielectric. Further, such an arrangement facilitates the attachment and removal of the solid dielectric, and improves the maintainability of the apparatus.
In the discharge plasma processing apparatus according to the present invention, the solid dielectric is in a case shape, and the at least one electrode is disposed in the case so as to form a gap as a gas flow path. It is a feature.
In the discharge plasma processing apparatus of the present invention configured as described above, since at least one of the electrodes is disposed so as to be surrounded by the case of the solid dielectric, the gas flow path is formed. It becomes easier to change the air (gas atmosphere) staying between the contact surface of the solid dielectric and the facing surface of the electrode more efficiently, and the entire electrode can be cooled. Further, in the discharge plasma processing apparatus of the present invention configured as described above, since the electrode is surrounded by the solid dielectric case, it is possible to suppress an arc from standing on the material to be processed directly from the electrode.
A discharge plasma processing method according to the present invention is a discharge plasma processing method for generating a plasma between a pair of opposed electrodes to perform a surface treatment of a material to be processed, which is in contact with a facing surface of the at least one electrode. A solid dielectric is preferably disposed, and gas is allowed to flow between the contact surface of the solid dielectric and the facing surface.
In the discharge plasma processing method of the present invention configured as described above, abnormal discharge such as streamer discharge is suppressed, and damage to the solid dielectric is prevented. The gas is allowed to flow in a gap formed between the facing surface of the electrode and the contact surface of the solid dielectric that is in contact with the facing surface to cool the facing surface of the electrode and the gap between the electrode and the solid dielectric Therefore, local electric field concentration can be avoided and abnormal discharge can be suppressed.
Furthermore, in the discharge plasma processing method according to the present invention, the solid dielectric is a case in which the at least one electrode is disposed so as to form a gap as a gas flow path, the case and the at least one electrode. The gas is circulated through the gap.
Further, the discharge plasma processing method of the present invention configured as described above can not only further cool the entire electrode by flowing a gas inside the solid dielectric case surrounding the electrode, but also surround the electrode. In addition, the ejector effect that acts when the gas flows can be combined, and the air in the gap can be further changed. In addition, the discharge plasma processing method of the present invention configured as described above can be implemented at low cost without requiring significant apparatus modification. In addition, when an inert gas is used as the gas, plasma treatment can be performed safely.
According to the discharge plasma processing apparatus and the processing method of the present invention, the retention of air in the gap formed between the facing surface of the electrode and the contact surface of the solid dielectric that is in contact with the facing surface is prevented. In addition, since the contact surface of the electrode is particularly cooled, generation of streamer discharge can be suppressed during processing, and as a result, stable plasma processing can be performed without damaging the solid dielectric. As a result, the input power during processing can be increased, and the processing speed of plasma processing can be increased.
Hereinafter, embodiments of a discharge plasma processing apparatus according to the present invention will be described in detail with reference to the drawings. FIG. 1 is a block diagram showing the overall configuration of the discharge plasma processing apparatus according to the present embodiment, and FIG. 2 is a perspective view showing the main part of the discharge plasma processing apparatus of FIG. 4 is a cross-sectional view of main parts taken along the line AA in FIG. 2, and a cross-sectional view of main parts taken along the line BB in FIG. FIG. 5 shows an enlarged view of part C of FIG.
As shown in FIG. 1, the discharge plasma processing apparatus M of the present embodiment is a direct type apparatus that puts a workpiece W, which is a material to be processed, between opposed electrodes and forms a film on the surface of the workpiece W. The high
The
The controller 22 is a device that adjusts the input pulse voltage, and can arbitrarily set the peak voltage Vpp of the pulse voltage. Thus, the controller 22 controls the voltage applied to the
The
The purge
The
The
If it exceeds 20 mm, it becomes difficult to generate uniform discharge plasma.
Further, the three sets of
The
As shown in FIGS. 2 to 4, the
The
The
The
The
As shown in FIG. 1 to FIG. 3, the
The
Furthermore, the
Further, as shown in FIG. 5, the edge portion of the
The
The transport device 43 is a device that transports the workpiece W in a direction perpendicular to the arrangement of the three sets of
The
The operation of the discharge plasma processing by the plasma processing apparatus M configured as described above will be described below. First, as shown in FIG. 1, the film forming gas a and the purge gas b are operated by operating a valve (not shown) in the
As shown in FIG. 1, the film-forming gas a passes between the electrodes of the three sets of
Further, as shown in FIG. 5, by increasing the flow rate of the purge gas b, the
In this state, the work W preheated by the
When a discharge processing voltage is applied between the electrodes after this standby state, a discharge is generated between the workpiece W and the
By causing the purge gas b to flow on the surface of the

(Example)
In the above embodiment, the following experiment was performed. The hot electrode has a width of 230 mm, a thickness (work W traveling direction) of 12 mm, and a height of 10 mm. The case material is a ceramic case, and the discharge electrode has a width of about 1 mm. Discharge electrodes are arranged so that a purge gas flow path is formed, normal temperature nitrogen is flowed as purge gas at 5 liters per minute, and the controller of the high voltage generator is adjusted to increase the peak voltage and current value. A test was conducted.
(Comparative example)
The same test was performed with the same apparatus configuration as above except that no purge gas (nitrogen) was flowed.
In the example, at least the peak voltage Vpp could be increased to 13 kV and the current value to 2.5 A, and the ceramic case was not damaged and could be used continuously. Further, in the comparative example, when the peak voltage was increased to 11 kV and the current value was increased to 1.8 A, damage due to streamer discharge was observed on the surface of the ceramic case in contact with the discharge electrode.
Therefore, as in the embodiment, when nitrogen gas is allowed to flow through the ceramic case, which is a solid dielectric, the discharge electrode is cooled and the air in the gap formed on the discharge surface of the discharge electrode and the inner surface of the case is cooled. It was possible to increase the peak voltage that can be subjected to the discharge process because it was able to change and suppress local electric field concentration. As a result, the processing speed of the workpiece as the processing material can be increased, and the productivity can be improved. In addition, since the high voltage can be maintained, the use range of the surface treatment is expanded.
Although one embodiment of the present invention has been described in detail above, the present invention is not limited to the above-described embodiment, and various modifications can be made without departing from the spirit of the present invention described in the claims. Design changes can be made.
For example, in the present embodiment, a direct type discharge plasma processing apparatus is shown, but even with an indirect type discharge plasma processing apparatus, the same effect can be obtained by adopting the same configuration or method.
In this embodiment, the case of the solid dielectric is used. However, gas is generated between the facing surface (discharge surface) of the electrode to be discharged and the contacting surface of the solid dielectric that is in contact with the facing surface. The structure is not limited as long as it is a flowing device configuration. For example, the solid dielectric may be plate-shaped.
The power source is not limited to a pulse voltage, and may be a continuous wave voltage. As the pulse voltage, those having various waveforms such as an impulse type and a rectangular wave type can be used. When a plurality of power supplies are used, it is preferable that the pulse voltage is synchronized, but it is not always necessary to synchronize. Moreover, although three sets of hot electrodes were provided and the plasma treatment was performed, these may be applied as appropriate, and the number of these hot electrodes is not particularly limited.
Further, although the film forming gas is used as the processing gas, the gas may be appropriately selected according to the processing content. Moreover, although the inert gas of normal temperature was provided in order to cool the electrode for discharge, these may be cooled beforehand and will not be specifically limited if it is a gas chemically stabilized at the high temperature.
