【発明の属する技術分野】
本願発明は、セラミック多層回路基板及びその製造方法に関する。
【0002】
【従来の技術及び発明が解決しようとする課題】
セラミック多層回路基板などの積層セラミック電子部品は、通常、表面に導体パターン(回路)が形成されたセラミックグリーンシートを積層する工程を経て製造されている。

ところで、セラミックグリーンシートに導体パターンを形成する方法の一つに、図18に示すように、セラミックグリーンシート51に所定のパターンのマスク52を施し、その上からレーザ光線などを照射することにより、セラミックグリーンシート51の表面に溝51aを形成し、この溝51aにマスク52の上から導体粉末53を埋め込んで、導体パターン54を形成する方法がある。そして、レーザ光線としては、CO2レーザを用いるのが、セラミック加工に適しているため好ましい。

しかし、上述のようにマスクを介してレーザ光線などを照射する方法においてCO2レーザを用いた場合、マスクが熱により変形し、繰返して使用することができなくなる。したがって、CO2レーザを用いることができず、生産性が低下するという問題点がある。

また、上記の方法では、複数種類の導体パターンを形成する場合に、各導体パターンごとにマスクが必要となりコストの増大を招くという問題点がある。

さらに、導体パターンの形状(回路形状)が、例えば、渦巻き形状のような複雑な形状になると、マスクの強度が低下し、溝にマスクの上から導体粉末を埋め込む際に必要なマスクの強度を保持することが容易ではなく、効率よく精度の高い導体パターンを形成することができないという問題点がある。
そこで、上記従来の方法の問題点を解消する方法として、マスクを用いずに導体パターンを形成することが考えられる。

例えば、図19(a)に示すように、キャリアフィルム20により一面(下面)が支持されたセラミックグリーンシート21に、回折格子により分光し、出力制御を行ったレーザビームを照射して、セラミックグリーンシート21は貫通するが、下面側のキャリアフィルム20は貫通しないように、セラミックグリーンシート21に貫通孔15を形成し、図19(b)に示すように、セラミックグリーンシート21の、貫通孔15を含む領域に、導電ペースト14をスクリーン印刷法により印刷することにより、貫通孔15に導電ペースト(導体)14を充填した後、図19(c)に示すように、キャリアフィルム20を剥離する方法が示されている(例えば、特許文献1参照)。
この方法によれば、マスクを使用することが不要になるため、マスクの変形が問題になるようなことがなく、生産性の高いCO2レーザを用いることが可能になる。

しかし、特許文献1の方法のように、CO2レーザを用いる場合、ライン幅あるいはライン間距離が50μm以下のファインライン回路(高アスペクト比の回路)を形成することは困難であるという問題点がある。
また、特許文献1の方法は、レーザ光を照射することにより、セラミックグリーンシートにビアホール(あるいはスルーホール)を形成する方法にかかるものであって、充填された導体から、所望のパターンを備えたファインライン回路を形成しようとするものではなく、この方法を改良して、多数個の貫通孔を連続して形成することにより回路用貫通領域を形成し、この回路用貫通領域に導電ペースト(導体)を充填して回路を形成しようとした場合、短絡を防止するため、セラミックグリーンシートの上面側の不要な導電ペースト(導体)を除去することが必要になるが、例えば、かき取りなどの方法でセラミックグリーンシート上の導電ペースト(導体)を確実に除去することは事実上困難であり、上記の方法をそのままファインライン回路の形成に適用することはできないのが実情である。

本願発明は、上記実情に鑑みてなされたものであり、セラミック多層回路基板及びその製造方法を提供することを目的とする。

【課題を解決するための手段】
上記目的を達成するために、本願発明(請求項1)のセラミック多層回路基板の製造方法は、
(a)セラミックグリーンシートの表裏両面側に、キャリアフィルム及び、該キャリアフィルムよりもセラミックグリーンシートへの密着強度が大きい粘着フィルムを配設してセラミックグリーンシートを挟み込み、キャリアフィルム側から、出力制御されたレーザ光を照射し、少なくとも、キャリアフィルムとセラミックグリーンシートを貫通させて、キャリアフィルム及びセラミックグリーンシートに貫通領域を形成する工程と、
(b)キャリアフィルムに形成された貫通領域から、セラミックグリーンシートに形成された貫通領域に導体を充填する工程と、
(c)貫通領域に導体が充填されたセラミックグリーンシートを含む複数のセラミックグリーンシートを積層して積層体を形成する工程と
を具備することを特徴としている。

本願発明(請求項1)のセラミック多層回路基板の製造方法は、、キャリアフィルム及び、該キャリアフィルムよりもセラミックグリーンシートへの密着強度が大きい粘着フィルムによりセラミックグリーンシートを挟み込み、キャリアフィルム側から、出力制御されたレーザ光を照射し、少なくとも、キャリアフィルムとセラミックグリーンシートを貫通させて、キャリアフィルム及びセラミックグリーンシートに貫通領域を形成した後、キャリアフィルムに形成された貫通領域から、セラミックグリーンシートに形成された貫通領域に導体を充填するようにしているので、マスクを用いることなく、所望のパターンを有する微細な導体パターンを効率よく形成することが可能になる。
したがって、貫通領域に導体が充填されたセラミックグリーンシートを含む複数のセラミックグリーンシートを積層して積層体を形成することにより、高密度で、小型高性能のセラミック多層回路基板を効率よく製造することができるようになる。

すなわち、本願発明のセラミック多層回路基板の製造方法においては、図1に示すように、キャリアフィルム(入射側フィルム)1,及び粘着フィルム(裏面側フィルム)2により挟み込まれたセラミックグリーンシート3に対し、キャリアフィルム1上からレーザ光を照射するようにしているので、キャリアフィルム1に貫通領域(例えば、導体を充填することにより回路として機能する貫通領域や、導体を充填することによりビアホールとして機能する貫通領域)1aが形成される過程で照射されるレーザ光のエネルギーが減少し、セラミックグリーンシート3の表面に達したときの実質的なスポット径D2が、キャリアフィルム1に入射する際のスポット径D1よりも小さくなり、例えば、キャリアフィルム1に入射する際のスポット径D1が60μm程度である場合において、セラミックグリーンシート3の表面に達したときのスポット径D2を30μm程度にまで小さくすることが可能になる。したがって、幅(=スポット径D2)が例えば30μm程度と小さい貫通領域3aをセラミックグリーンシートに形成することが可能になる。

なお、レーザ光の照射面の形状(スポット形状)が、図4(a)に示すように円形である場合、円形の貫通孔を連続して形成することにより、図4(b),(c)に示すように、回路として必要な連続形状(例えば、帯状の形状)の貫通領域3aを形成することが可能である。
一方、ビアホール用の貫通領域を形成する場合には、スポット形状のレーザ光を所定の箇所に照射するだけでビアホール用の貫通領域(貫通孔)を形成することが可能である。ただし、貫通孔を複数形成することにより所望の形状の貫通孔を形成するように構成することも可能である。
そして、図2に示すように、キャリアフィルム1に形成された貫通領域1aから、セラミックグリーンシート3の貫通領域3aに導体(導電ペースト)4を充填した後、図3に示すように、キャリアフィルム1を剥離することにより、幅(=D2)が30μm以下の微細な回路(あるいはビアホール)5を効率よく形成することが可能になる。
なお、本願発明の方法によれば、焼成工程でセラミックグリーンシート3及び導体(導電ペースト)4が収縮するため、例えば、貫通領域3aの幅(=D2)が35μm程度である場合にも、焼成後に幅が30μm以下の回路(あるいはビアホール)5を形成することができる。

また、本願発明の方法により回路5を形成した場合、セラミックグリーンシート3を貫通する貫通領域3aに導体が充填されているため、回路5の厚みが大きく、低抵抗のファインライン回路を得ることが可能になる。
さらに、セラミックグリーンシート3に形成された貫通領域3aは、セラミックグリーンシート3を貫通しているので、その深さは一定で、セラミックグリーンシート3の厚みと同一となることから、積層した場合に、上下層の導体パターンの間隔を一定に保つことが可能になり、特性のばらつきを減少させることが可能になる。

また、セラミックグリーンシート3の貫通領域3aへの導体4(図2)の充填時には、キャリアフィルム1がマスクとしての機能を果たすため、導体4を確実に貫通領域3aに充填することが可能になるとともに、余剰の導体は、キャリアフィルム1を除去する際に確実に除去されるため、所望のパターンを有する導体パターンを形成することが可能になり、ファインライン回路を効率よく形成することが可能になる。
なお、粘着フィルムを入射側フィルムとする場合には、入射側フィルムを確実に剥離できるようにするために、粘着フィルムとセラミックグリーンシートの密着強度を、キャリアフィルムとセラミックグリーンシートの密着強度より小さくすることが必要になるが、その場合には、入射側フィルム(粘着フィルム)とセラミックグリーンシートの境界部に導体が入り込み、にじみが生じるおそれがあるが、本願発明のセラミック多層回路基板の製造方法においては、入射側フィルムとしてキャリアフィルムが用いられており、キャリアフィルムとセラミックグリーンシートの密着強度は、上述のように、キャリアフィルムよりもセラミックグリーンシートへの密着強度を小さくして入射側フィルムとして用いるようにした場合の粘着フィルムよりも大きいので、入射側フィルムとセラミックグリーンシートの境界部に導体が入り込むという不具合が生じるおそれはない。したがって、セラミックグリーンシートの貫通領域への導体の充填時に、セラミックグリーンシートとキャリアフィルムの境界部に導体が入り込むことを抑制、防止して、にじみの発生を確実に防止することが可能になり、信頼性の高いセラミック多層回路基板を効率よく製造することが可能になる。

なお、セラミック多層回路基板を製造する場合においては、例えば、レーザ光が照射される側のフィルム(入射側フィルム)の表面に導体(導電ペースト)を塗布し、入射側フィルムの貫通領域から、セラミックグリーンシートの貫通領域に導体(導電ペースト)を充填し、導電ペーストを乾燥した後、入射側フィルムを剥離し、必要に応じて、セラミックグリーンシートの入射側フィルムを剥離した面にスクリーン印刷などの方法で配線パターンを形成したり、入射側フィルムを剥離した面を接合面として、他のグリーンシートと積層したりすることが行われることになる。したがって、セラミックグリーンシートの変形を招いたりすることなく、フィルム(入射側フィルム)を確実に剥離できることが必要になるが、本願発明(請求項1〜8)のセラミック多層回路基板の製造方法においては、レーザ光が照射される側のキャリアフィルム(入射側フィルム)より、セラミックグリーンシートへの密着強度が大きい粘着フィルムを用いるようにしているので、セラミックグリーンシートの変形を招いたりすることなく、キャリアフィルム(入射側フィルム)を確実に剥離することが可能になる。

また、セラミックグリーンシート3を挟み込むキャリアフィルム1,及び粘着フィルム2が、セラミックグリーンシート3の強度を補う補強材としての機能を果たすため、複雑な形状(例えば、図16に示すような渦巻き形状(スパイラル)の配線パターン12など)の導体パターン(回路)を形成した場合にも、取扱中の変形や破損などを防止することが可能になり、良好な取扱性を確保することができる。
なお、キャリアフィルム及び粘着フィルムとしては、PET(ポリエチレンテレフタレート)、PES(ポリエーテルサルフォン)、PEEK(ポリエーテルケトン)、PSF(ポリサルフォン)、PEI(ポリエーテルイミド)などの種々の樹脂からなるフィルムを用いることが可能であり、さらに他の材料からなるフィルムを用いることも可能である。

また、本願発明(請求項2)のセラミック多層回路基板の製造方法は、
(a)セラミックグリーンシートの表裏両面側にキャリアフィルム及び、該キャリアフィルムよりもセラミックグリーンシートへの密着強度が大きい粘着フィルムを配設してセラミックグリーンシートを挟み込み、キャリアフィルム側から、該キャリアフィルムとセラミックグリーンシートは貫通するが、粘着フィルムは貫通しないように出力制御されたレーザ光を照射して、キャリアフィルム及びセラミックグリーンシートに貫通領域を形成する工程と、
(b)キャリアフィルムに形成された貫通領域から、セラミックグリーンシートに形成された貫通領域に導体を充填する工程と、
(c)貫通領域に導体が充填されたセラミックグリーンシートを含む複数のセラミックグリーンシートを積層して積層体を形成する工程と
を具備することを特徴としている。

本願発明(請求項2)のように、キャリアフィルムとセラミックグリーンシートは貫通するが、粘着フィルムは貫通しないようにセラミックグリーンシートに貫通領域を形成するようにした場合、粘着フィルムによるセラミックグリーンシートの強度を補う機能(補強機能)が十分に発揮され、渦巻き形状などの複雑な形状の回路を形成する場合にも、セラミックグリーンシートの渦巻き形状(スパイラル)の中心部近傍の強度を十分に確保することが可能になり、導体の充填に十分に耐えることが可能になる。したがって、充填不良を引き起こしたりすることなく、導体パターンの形状の自由度を向上させることが可能になり、複雑な形状の回路を確実に形成することができるようになる。
そして、貫通領域に導体が確実に充填されたセラミックグリーンシートを含む複数のセラミックグリーンシートを積層することにより、高密度で、小型高性能のセラミック多層回路基板を効率よく製造することができるようになる。

また、本願発明(請求項3)のセラミック多層回路基板の製造方法は、
(a)セラミックグリーンシートの表裏両面側にキャリアフィルム及び、該キャリアフィルムよりもセラミックグリーンシートへの密着強度が大きい粘着フィルムを配設してセラミックグリーンシートを挟み込み、キャリアフィルム側から、出力制御されたレーザ光を照射し、キャリアフィルム及びセラミックグリーンシートに貫通領域を形成するとともに、セラミックグリーンシートを貫通したレーザ光を、部分的に粘着フィルムを貫通させて、粘着フィルムに貫通孔を形成する工程と、
(b)粘着フィルムに形成された貫通孔を介して真空吸引を行いつつ、キャリアフィルムに形成された貫通領域から、セラミックグリーンシートに形成された貫通領域に導体を充填する工程と、
(c)貫通領域に導体が充填されたセラミックグリーンシートを含む複数のセラミックグリーンシートを積層して積層体を形成する工程と
を具備することを特徴としている。

なお、粘着フィルムに形成される貫通孔は、1個でもよく、また、独立した複数個の貫通孔であってもよい。例えば、貫通領域が帯状の回路用貫通領域である場合には、貫通領域に沿って、独立した複数の貫通孔を形成し、真空吸引を行いつつ、キャリアフィルムの貫通領域から、セラミックグリーンシートの回路用貫通領域に導体を充填することにより、導体をより確実に貫通領域に充填することができて望ましい。

また、請求項4のセラミック多層回路基板の製造方法は、前記貫通領域が、導体が充填されることにより回路として機能する回路用貫通領域及び/又は導体が充填されることによりビアホールとして機能するビアホール用貫通領域であることを特徴としている。

(a)形成すべき貫通領域を、所定の間隔をおいて位置する複数のグループに分割し、少なくとも、キャリアフィルム及びセラミックグリーンシートに所定のグループの貫通領域を形成するとともに、キャリアフィルムに形成された貫通領域から、セラミックグリーンシートに形成された前記貫通領域に導体を充填し、
(b)前記キャリアフィルムを剥離して、貫通領域の形成されていない別のフィルムに貼り替えた後、少なくとも、貼り替えたフィルム及びセラミックグリーンシートに他のグループの貫通領域を形成するとともに、貼り替えたフィルムに形成された貫通領域から、セラミックグリーンシートに形成された前記貫通領域に導体を充填し、
(c)前記複数のグループに分割された各グループの貫通領域のすべてに導体が充填されるまで前記(b)の工程を繰り返して行うこと
を特徴としている。

なお、形成すべき貫通領域を、複数のグループに分割する場合のグループの数には特に制約はなく、2以上の任意の数のグループに分割することが可能である。ただし、グループ数が増えるとフィルムの貼り替え回数が多くなるため、あまり多くのグループに分割することは好ましくない。
また、分割されたグループの数が2の場合、請求項5の(a)及び(b)の工程で、すべての貫通領域の形成、及び形成された貫通領域への導体の充填が終了するので、(c)の工程は不要になるが、本願発明は、このような、グループの数が2である場合も含むものである。

レーザ光が入射する入射側フィルムとして、レーザ光吸収剤を含有する樹脂フィルムを用いることにより、照射されるレーザ光のエネルギーを、入射側フィルムが吸収しやすくなるため、より低い出力でレーザ加工を行い、微細な貫通領域を精度よく形成することが可能になる。
すなわち、レーザ発振器が低出力になると、レーザ光に含まれる熱エネルギーも小さくなり、レーザ加工時に入射側フィルムに伝わる熱量が少なくなる。入射側フィルムの表面の溝幅を決定するのは、レーザ光のスポット径と熱量であり、熱量が少なくなると、溝幅をスポット径に近づけることが可能になる(熱量が大きくなりすぎると、入射側フィルムを溶融して溝幅が広がる)ため、微細で高精度のファインライン回路を形成することが可能になる。

なお、本願発明において用いることが可能なレーザ光吸収剤としては、使用するレーザ光の波長において吸収を示す顔料を含む種々の材料を用いることが可能であり、好ましい顔料としては、例えばアゾ系、キナクリドン系、イソインドリノン系、アントラキノン系、ジオキサジン系、ペリレン系、ペリノン系、フタロシアニン系、DPP系等の各種有機顔料や無機顔料などが例示される。
また、この請求項8の場合にも、樹脂フィルムとしては、PET(ポリエチレンテレフタレート)、PES(ポリエーテルサルフォン)、PEEK(ポリエーテルケトン)、PSF(ポリサルフォン)、PEI(ポリエーテルイミド)などの種々の樹脂からなるフィルムを用いることが可能である。

以下、本願発明の実施の形態を示してその特徴とするところをさらに詳しく説明する。

この実施形態1では、図1〜5を参照しつつ、セラミック多層回路基板を製造する方法について説明するとともに、セラミック多層回路基板の製造過程で、本願発明の方法により、セラミックグリーンシートに回路を形成する方法について説明する。

なお、この実施形態では、キャリアフィルム1がレーザ加工時の入射側フィルムとして機能し、粘着フィルム2が、レーザ加工時の裏面側フィルムとして機能するように構成されている。

なお、この実施形態1では、レーザ光の入射するキャリアフィルム1の表面のスポット径D1を約60μmとし、互いに隣り合うスポットとスポットの距離(ピッチ)Pを、スポット径D1の約1/2の30μmとした。

なお、この実施形態では、レーザ光が、キャリアフィルム1とセラミックグリーンシート3を貫通して、キャリアフィルム1には貫通領域1aが形成され、セラミックグリーンシート3には回路用貫通領域3aが形成されるが、裏面側フィルム(粘着フィルム)2は貫通しないようにした。

その後、キャリアフィルム1の表面の余分な導体(導電ペースト)をかき取る。
なお、導体4としては、銅、ニッケルなどの卑金属、金、銀、白金、Ag−Pdな
どの貴金属及びその合金などを導電成分とする導電ペーストなど、積層電子部品の製造に用いられている種々の材料を用いることが可能である。

例えば、表1に示すように、レーザエネルギーが0.1mJの場合、単一領域にCO2レーザ光を照射する場合には、出力ばらつきが±0.1mJとなるのに対して、CO2レーザ光を10のレーザ光に分光してセラミックグリーンシートの複数の領域に同時に照射するようにした場合には、全体としてのレーザエネルギーが1.0mJで、出力ばらつきが全体として±0.1mJとなり、各CO2レーザ光当たりの出力ばらつきは±0.01mJにまで低減することから、加工精度を大幅に向上させることが可能になる。

[実施形態3]

したがって、貫通領域に導体が充填されたセラミックグリーンシートを含む複数のセラミックグリーンシートを積層して積層体を形成することにより、高密度で、小型高性能のセラミック多層回路基板を効率よく製造することができるようになる。

なお、粘着フィルムを入射側フィルムとする場合には、入射側フィルムを確実に剥離できるようにするために、粘着フィルムとセラミックグリーンシートの密着強度を、キャリアフィルムとセラミックグリーンシートの密着強度より小さくすることが必要になるが、その場合には、入射側フィルム(粘着フィルム)とセラミックグリーンシートの境界部に導体が入り込み、にじみが生じるおそれがあるが、本願発明のセラミック多層回路基板の製造方法においては、入射側フィルムとしてキャリアフィルムが用いられており、キャリアフィルムとセラミックグリーンシートの密着強度は、上述のように、キャリアフィルムよりもセラミックグリーンシートへの密着強度を小さくして入射側フィルムとして用いるようにした場合の粘着フィルムよりも大きいので、入射側フィルムとセラミックグリーンシートの境界部に導体が入り込むという不具合が生じるおそれはない。したがって、セラミックグリーンシートの貫通領域への導体の充填時に、セラミックグリーンシートとキャリアフィルムの境界部に導体が入り込むことを抑制、防止して、にじみの発生を確実に防止することが可能になり、信頼性の高いセラミック多層回路基板を効率よく製造することが可能になる。
