本願発明は、セラミック多層回路基板及びその製造方法に関する。

【従来の技術及び発明が解決しようとする課題】
セラミック多層回路基板などの積層セラミック電子部品は、通常、表面に導体パターン(回路)が形成されたセラミックグリーンシートを積層する工程を経て製造されている。

ところで、セラミックグリーンシートに導体パターンを形成する方法の一つに、図6に示すように、セラミックグリーンシート51に所定のパターンのマスク52を施し、その上からレーザ光線などを照射することにより、セラミックグリーンシート51の表面に溝51aを形成し、この溝51aにマスク52の上から導体粉末53を埋め込んで、導体パターン54を形成する方法がある。そして、レーザ光線としては、CO2レーザを用いるのが、セラミック加工に適しているため好ましい。

しかし、上述のようにマスクを介してレーザ光線などを照射する方法においてCO2レーザを用いた場合、マスクが熱により変形し、繰返して使用することができなくなる。したがって、CO2レーザを用いることができず、生産性が低下するという問題点がある。

また、上記の方法では、複数種類の導体パターンを形成する場合に、各導体パターンごとにマスクが必要となりコストの増大を招くという問題点がある。

さらに、導体パターンの形状(回路形状)が、例えば、渦巻き形状のような複雑な形状になると、マスクの強度が低下し、溝にマスクの上から導体粉末を埋め込む際に必要なマスクの強度を保持することが容易ではなく、効率よく精度の高い導体パターンを形成することができないという問題点がある。
そこで、上記従来の方法の問題点を解消する方法として、マスクを用いずに導体パターンを形成することが考えられる。

また、図7(a)に示すように、キャリアフィルム20により一面(下面)が支持されたセラミックグリーンシート21に、回折格子により分光し、出力制御を行ったレーザビームを照射して、セラミックグリーンシート21は貫通するが、下面側のキャリアフィルム20は貫通しないように、セラミックグリーンシート21に貫通孔15を形成し、図7(b)に示すように、セラミックグリーンシート21の、貫通孔15を含む領域に、導電ペースト14をスクリーン印刷法により印刷することにより、貫通孔15に導電ペースト(導体)14を充填した後、図7(c)に示すように、キャリアフィルム20を剥離する方法が提案されている(例えば、特許文献1参照)。
この方法によれば、マスクを使用することが不要になるため、マスクの変形が問題になるようなことがなく、生産性の高いCO2レーザを用いることが可能になる。

しかし、上記の方法のように、CO2レーザを用いる場合、ライン幅あるいはライン間距離が50μm以下のファインライン回路(高アスペクト比の回路)を形成することは困難であるという問題点がある。
また、上記の方法は、レーザ光を照射することにより、セラミックグリーンシートにビアホール(あるいはスルーホール)を形成する方法にかかるものであって、充填された導体から、所望のパターンを備えたファインライン回路を形成しようとするものではなく、この方法を改良して、多数個の貫通孔を連続して形成することにより回路用貫通領域を形成し、この回路用貫通領域に導電ペースト(導体)を充填して回路を形成しようとした場合、短絡を防止するため、セラミックグリーンシートの上面側の不要な導電ペースト(導体)を除去することが必要になるが、例えば、かき取りなどの方法でセラミックグリーンシート上の導電ペースト(導体)を確実に除去することは事実上困難であり、上記の方法をそのままファインライン回路の形成に適用することはできないのが実情である。

本願発明は、上記実情に鑑みてなされたものであり、セラミック多層回路基板及びその製造方法を提供することを目的とする。

【課題を解決するための手段】
上記目的を達成するために、本願発明(請求項1)のセラミック多層回路基板の製造方法は、
(a)セラミックグリーンシートの表裏両面側に一方のフィルム及び他方のフィルムを配設してセラミックグリーンシートを挟み込み、一方のフィルム側から、出力制御されたレーザ光を照射し、一方のフィルム及びセラミックグリーンシートに貫通領域を形成するとともに、セラミックグリーンシートを貫通したレーザ光を、部分的に他方のフィルムを貫通させて、他方のフィルムに貫通孔を形成する工程と、
(b)他方のフィルムに形成された貫通孔を介して真空吸引を行いつつ、一方のフィルムに形成された貫通領域から、セラミックグリーンシートに形成された貫通領域に導体を充填する工程と、
(c)貫通領域に導体が充填されたセラミックグリーンシートを含む複数のセラミックグリーンシートを積層して積層体を形成する工程と
を具備することを特徴としている。

一方のフィルム及び他方のフィルムによりセラミックグリーンシートを挟み込み、一方のフィルム側から、出力制御されたレーザ光を照射し、一方のフィルム及びセラミックグリーンシートに貫通領域を形成するとともに、セラミックグリーンシートを貫通したレーザ光を、部分的に他方のフィルムを貫通させて、他方のフィルムに貫通孔を形成し、この貫通孔を介して真空吸引を行いつつ、一方のフィルムの貫通領域から、セラミックグリーンシートの貫通領域に導体を充填するようにした場合、セラミックグリーンシートの貫通領域に確実に導体を充填することが可能になり、さらに信頼性の高い導体パターン(回路やビアホールなど)を形成することができるようになるとともに、このようにして回路やビアホールなどが形成されたセラミックグリーンシートを含む複数のセラミックグリーンシートを積層することにより、高密度で、小型高性能のセラミック多層回路基板を効率よく製造することができるようになる。
なお、他方のフィルムに形成される貫通孔は、1個でもよく、また、独立した複数個の貫通孔であってもよい。例えば、貫通領域が帯状の回路用貫通領域である場合には、貫通領域に沿って、独立した複数の貫通孔を形成し、真空吸引を行いつつ、一方のフィルムの貫通領域から、セラミックグリーンシートの回路用貫通領域に導体を充填することにより、導体をより確実に貫通領域に充填することができて望ましい。

また、請求項2のセラミック多層回路基板の製造方法は、前記貫通領域が、導体が充填されることにより回路として機能する回路用貫通領域及び/又は導体が充填されることによりビアホールとして機能するビアホール用貫通領域であることを特徴としている。

CO2レーザは、生産性が高く、しかも、セラミックグリーンシートを構成するセラミック自体による吸収率が高く、セラミックの加工に適していることから、本願発明のセラミック多層回路基板の製造方法に好適に用いることができる。

また、請求項4のセラミック多層回路基板の製造方法は、レーザ光を、回折格子を通過させることにより分光し、分光された複数のレーザ光を、一方のフィルム側からセラミックグリーンシートの複数の領域に同時に照射することにより、セラミックグリーンシートに前記貫通領域を形成することを特徴としている。

また、請求項5のセラミック多層回路基板の製造方法は、一方のフィルムとして、レーザ光吸収剤を含有する樹脂フィルムを用いることを特徴としている。

一方のフィルムとして、レーザ光吸収剤を含有する樹脂フィルムを用いることにより、照射されるレーザ光のエネルギーを、一方のフィルムが吸収しやすくなるため、より低い出力でレーザ加工を行い、微細な貫通領域を精度よく形成することが可能になる。
すなわち、レーザ発振器が低出力になると、レーザ光に含まれる熱エネルギーも小さくなり、レーザ加工時に一方のフィルムに伝わる熱量が少なくなる。一方のフィルムの表面の溝幅を決定するのは、レーザ光のスポット径と熱量であり、熱量が少なくなると、溝幅をスポット径に近づけることが可能になる(熱量が大きくなりすぎると、一方のフィルムを溶融して溝幅が広がる)ため、微細で高精度のファインライン回路を形成することが可能になる。

なお、本願発明において用いることが可能なレーザ光吸収剤としては、使用するレーザ光の波長において吸収を示す顔料を含む種々の材料を用いることが可能であり、好ましい顔料としては、例えばアゾ系、キナクリドン系、イソインドリノン系、アントラキノン系、ジオキサジン系、ペリレン系、ペリノン系、フタロシアニン系、DPP系等の各種有機顔料や無機顔料などが例示される。
また、この請求項5の場合にも、樹脂フィルムとしては、PET(ポリエチレンテレフタレート)、PES(ポリエーテルサルフォン)、PEEK(ポリエーテルケトン)、PSF(ポリサルフォン)、PEI(ポリエーテルイミド)などの種々の樹脂からなるフィルムを用いることが可能である。

また、本願発明(請求項6)のセラミック多層回路基板は、
請求項1〜5のいずれかに記載のセラミック多層回路基板の製造方法により製造されたセラミック多層回路基板であって、積層体の内部に、前記貫通領域に導体が充填されることにより形成された回路及び/又はビアホールが配設された構造を有していることを特徴としている。

本願発明(請求項6)のセラミック多層回路基板は、請求項1〜5のセラミック多層回路基板の製造方法により製造されたものであり、高密度で、所望の特性を備えた、信頼性の高いセラミック多層回路基板を提供することが可能になる。
また、複雑な形状のファインライン回路を備えたセラミックグリーンシートを用いたものである場合、高密度で、小型高性能のセラミック多層回路基板を提供することができる。

【発明の実施の形態】
以下、本願発明の実施の形態を示してその特徴とするところをさらに詳しく説明する。

[実施形態1(本願発明が関連する発明の実施形態)]
この実施形態1では、図1〜3を参照しつつ、セラミック多層回路基板を製造する方法について説明するとともに、セラミック多層回路基板の製造過程で、本願発明の方法により、セラミックグリーンシートに回路を形成する方法について説明する。

(1)まず、図3(a)に示すように、キャリアフィルム2上に、セラミックスラリーをドクターブレードなどによりシート状に成形して、セラミックグリーンシート3を形成した後、セラミックグリーンシート3を、キャリアフィルム2とともに、所定の大きさに切断する。

(2)それから、図3(b)に示すように、PET基材(厚み50μm)に、粘着層としてアクリル系粘着材を約10μmの厚みで塗布した粘着フィルム1を、セラミックグリーンシート3のキャリアフィルム2により支持されていない方の面(上面(図3(b))に配設し、粘着フィルム1とセラミックグリーンシート3の間の空気を抜いて粘着フィルム1をセラミックグリーンシート3と密着させる。
ただし、粘着フィルム(一方のフィルム)1及びキャリアフィルム(他方のフィルム)2によりセラミックグリーンシート3を挟み込む方法は、上記の方法に限られるものではなく、例えば、セラミックグリーンシートを成形する際に上下両面側からフィルムで挟み込む方法など、種々の方法を採用することが可能である。
なお、この実施形態1では、上記の一方のフィルム(粘着フィルム)1が、レーザ加工時の入射側フィルムとして機能し、かつ、キャリアフィルム2が裏面側フィルムとして機能するように構成されている。

(3)そして、図1(a),(b),図2(a),(b)及び(c)に示すように、フィルム1,2により挟み込まれたセラミックグリーンシート3に対し、粘着フィルム(入射側フィルム)1上から出力制御されたレーザ光(CO2レーザ光)を照射し、入射側フィルム1に貫通領域1aを形成するとともに、セラミックグリーンシート3に貫通領域(回路用貫通領域)3aを形成する。
この実施形態1で用いたレーザ光の照射面の形状(スポット形状)は、図2(a)に示すように円形であり、回路として必要な連続形状(例えば、帯状の形状)を得るために、円形の貫通孔を連続して形成して、図2(b)、(c)に示すように、直線的な回路状貫通領域3aを形成した。
なお、この実施形態1では、レーザ光の入射側フィルム1の表面のスポット径D1を約60μmとし、互いに隣り合うスポットとスポットの距離(ピッチ)Pを、スポット径D1の約1/2の30μmとした。

この実施形態1において、入射側フィルム1としてPETフィルムを用いた場合、レーザ光の熱影響範囲は入射側フィルム1の表面からの距離が大きくなるほど(すなわち、深度が深くなるほど)小さくなるので、入射側フィルム1に形成される貫通領域1aの断面形状は、図1(a)に示すように、テーパ状となり、セラミックグリーンシート3の表面における実質的なスポット径D2(すなわち、回路用貫通領域3aの幅)(図2(c))は30μm程度となる。
なお、この実施形態1では、レーザ光が、入射側フィルム1とセラミックグリーンシート3を貫通して、入射側フィルム1には貫通領域1aが形成され、セラミックグリーンシート3には回路用貫通領域3aが形成されるが、裏面側フィルム(キャリアフィルム)2は貫通しないようにした。

(4)それから、図3(c)に示すように、入射側フィルム1の表面に導体(導電ペースト)4を塗布し、入射側フィルム1の貫通領域1aから、セラミックグリーンシート3の回路用貫通領域3aに導体(導電ペースト)4を充填した後、入射側フィルム1の表面の余分な導体(導電ペースト)をかき取る。
なお、導体4としては、銅、ニッケルなどの卑金属、金、銀、白金、Ag−Pdなどの貴金属及びその合金などを導電成分とする導電ペーストなど、積層電子部品の製造に用いられている種々の材料を用いることが可能である。

(5)導電ペースト4を乾燥した後、図3(d)に示すように、入射側フィルム1を剥離する。なお、入射側フィルム(粘着フィルム)1としては、この剥離工程で、セラミックグリーンシート3がキャリアフィルム2から剥離しないように剥離させることが可能な程度の粘着力を有する粘着フィルムを選択して用いる。

(6)それから、図3(e)に示すように、上記のようにして形成したセラミックグリーンシート3の、入射側フィルム1が剥離された面(上面)に、必要に応じて配線パターン(電極パターン)12をスクリーン印刷などの方法により印刷、塗布する。
なお、他の所定のセラミックグリーンシートについても、上述の(1)〜(6)と同様の手順で、必要な処理、加工を行い、所望の回路などを備えたセラミックグリーンシートを形成する。

(7)また、上記回路用貫通領域3aに充填した導体(回路)を層間で接続するためのビアホールを備えたセラミック層として、図3(g)に示すように、他のセラミックグリーンシート13について、上記回路用貫通領域3aの形成方法に準じる方法により、入射側フィルムに貫通領域を形成するとともに、セラミックグリーンシートにビアホール用貫通領域6を形成し、このビアホール用貫通領域6への導電ペースト4の充填を行った後、さらに、図3(g)に示すように、他のセラミックグリーンシート13の表面に導体を印刷、塗布して、配線パターン(印刷配線パターン)12aを形成する。

(8)それから、上述のようにして形成した各セラミックグリーンシート3及び13を、図3(h)に示すように1枚ずつ仮圧着しながら積層した後、本プレスを行って積層体8を形成する。
なお、積層方法としては、例えば、金属又は樹脂プレート上に、粘着フィルム1が剥離された露出面が下になるように1層目のセラミックグリーンシート3(又は13)を載置した後、裏面側フィルム(キャリアフィルム2)を剥離し、その上に、粘着フィルム1が剥離された露出面を下、キャリアフィルム2が上になるようにして、セラミックグリーンシート3(又は13)を積み重ね、セラミックグリーンシート3(又は13)内に含まれるバインダーや可塑剤の接合力を利用して、熱と圧力によりセラミックグリーンシート3(又は13)どうしを仮圧着し、その後、キャリアフィルム2を剥離することを繰り返す方法を用いることが可能である。

(9)そして、図3(i)に示すように、積層体8を個々の素子9に分割し、焼成した後、導電性ペーストを塗布して焼付けることにより外部電極(端面電極)10を形成し、この外部電極10に、Niめっき、Snめっきなどを施す。これにより、内部に回路などが配設された素子9の側面に、内部の回路と導通する外部電極10が形成されたセラミック多層回路基板Aが得られる。

上述のように、この実施形態1においては、図1(a)に示すように、フィルム1,2により挟み込まれたセラミックグリーンシート3に対し、一方のフィルム(入射側フィルム)1上からレーザ光を照射するようにしているので、照射されるレーザ光のエネルギーが、入射側フィルム1に貫通領域1aが形成される過程で減少し、セラミックグリーンシート3の表面に達したときの実質的なスポット径D2が、入射側フィルム1に入射する際のスポット径D1よりも小さくなるため、例えば幅が30μm程度の微細な回路用貫通領域3aをセラミックグリーンシートに形成することが可能になる。

なお、未焼成の素子9(図3(i))を焼成する工程で、セラミックグリーンシート3及び導体(導電ペースト)4(図1(b)など)が収縮するため、例えば、回路用貫通領域3aの幅が30μmをいくらか超えるような場合にも、ライン幅が30μm以下の回路5を形成することができる。
また、回路用貫通領域3aに導体4が充填されているため、回路5の厚みが大きく、低抵抗のファインライン回路を得ることができる。さらに、回路用貫通領域3aは、セラミックグリーンシート3を貫通しているので、その深さは一定で、セラミックグリーンシート3の厚みと同一となることから、積層体中の上下層の回路間隔を一定に保つことが可能になり、特性のばらつきを減少させることができる。

また、セラミックグリーンシート3の回路用貫通領域3aへの導体4の充填時には、入射側フィルム1がマスクとしての機能を果たすため、導体4を確実に回路用貫通領域3aに充填することが可能になるとともに、余剰の導体を入射側フィルム1とともに除去して、所望のパターンを有するファインライン回路を効率よく形成することができる。

また、入射側フィルム1及び裏面側フィルム2が、セラミックグリーンシート3の補強材としての機能を果たすため、例えばスパイラルなど複雑な回路を形成した場合にも、取扱中の変形や破損などを防止することが可能になり、良好な取扱性を確保することができる。

[実施形態2(本願発明が関連する他の発明の実施形態)]
実施形態1においては、上記(3)の工程で、照射面の形状が円形で、スポット径D1が約60μmのレーザ光を、スポット径D1の1/2の約30μmのピッチで照射し、円形の貫通孔を連続して形成することにより、直線的な貫通溝(回路用貫通領域)を形成するようにしたが、この実施形態2では、出力制御され、回折格子によって分光された複数のCO2レーザ光を、形成されるべき一つの回路内における複数の領域に同時に照射することにより、任意の貫通領域(回路用貫通領域)を同時に複数個形成するようにした。
なお、その他の構成は、上記実施形態1の場合と同様であることから、重複を避けるため、ここでは説明を省略する。

この実施形態2の場合のように、回折格子によって分光されたCO2レーザ光をセラミックグリーンシートの複数の領域に同時に照射することにより、短時間で効率よく回路用貫通領域を形成することが可能になり、生産性を大幅に向上させることができるようになる。

なお、CO2レーザ光を分光してセラミックグリーンシートの複数の領域に同時に照射するようにした場合、レーザ加工時のレーザ発振器の必要エネルギーは、単一領域にCO2レーザ光を照射する場合に比べて分光数倍となる。
その結果、単一領域にCO2レーザ光を照射する場合には、その出力が微少で安定して制御することが困難であるが、CO2レーザ光を分光してセラミックグリーンシートの複数の領域に同時に照射するようにした場合には、全体としての出力が大きくなることから、安定して出力制御を行うことが可能になり、出力のばらつきを低減することが可能になるという効果が得られる。
例えば、表1に示すように、レーザエネルギーが0.1mJの場合、単一領域にCO2レーザ光を照射する場合には、出力ばらつきが±0.1mJとなるのに対して、CO2レーザ光を10のレーザ光に分光してセラミックグリーンシートの複数の領域に同時に照射するようにした場合には、全体としてのレーザエネルギーが1.0mJで、出力ばらつきが全体として±0.1mJとなり、各CO2レーザ光当たりの出力ばらつきは±0.01mJにまで低減することから、加工精度を大幅に向上させることが可能になる。

[実施形態3(本願発明が関連するさらに他の発明の実施形態)]
この実施形態3では、入射側フィルム1(図1(a),図2(a))として、例えばアゾ系、キナクリドン系、イソインドリノン系、アントラキノン系、ジオキサジン系、ペリレン系、ペリノン系、フタロシアニン系、DPP系等の顔料を、レーザ光吸収剤として含有する樹脂フィルムを用いた。
また、樹脂フィルムとしては、PET(ポリエチレンテレフタレート)からなるフィルムを用いた。
その他の構成は、上記実施形態1の場合と同様であることから、重複を避けるため、ここでは説明を省略する。

この実施形態3のように、入射側フィルムとして、レーザ光吸収剤を含有する樹脂フィルムを用いているので、照射されるレーザ光のエネルギーを、入射側フィルムが吸収しやすく、より低い出力でレーザ加工を行い、微細な回路用貫通領域を精度よく形成することが可能になる。すなわち、レーザ発振器が低出力になると、レーザ光に含まれる熱エネルギーが小さくなり、レーザ加工時に入射側フィルムに伝わる熱量が少なくなり、溝幅をスポット径に近づけることが可能になる(熱量が大きくなりすぎると、入射側フィルムを溶融して溝幅が広がる)ため、微細で高精度のファインライン回路を形成することが可能になる。

[実施形態4(本願発明の実施形態)]
上記実施形態1では、レーザ光が裏面側フィルムを貫通しないようにしたが、この本願発明の実施形態である実施形態4では、図4(a),(b)に示すように、レーザ光を照射して、入射側フィルム1及びセラミックグリーンシート3に貫通領域1a,回路用貫通領域3aを形成する工程で、セラミックグリーンシート3を貫通したレーザ光を、部分的に裏面側フィルム2を貫通させて、裏面側フィルム2に、セラミックグリーンシート3に形成された回路用貫通領域3aに沿うように、独立した複数の貫通孔2a(図4(a),(b))を形成した。
なお、この実施形態4では、セラミックグリーンシート3に幅が約30μmの回路用貫通領域3aが形成されるようにするとともに、裏面側フィルム2に、下面側の直径D3(図4(b))が約10μmの略円形の貫通孔2aが複数個形成されるようにした。

それから、図5(a)に示すように、このセラミックグリーンシート3を、表裏両面に入射側フィルム1及び裏面側フィルム2が配設された状態で、連続気泡を含む多孔質板からなるテーブル11上に載置し、裏面側フィルム2に形成された貫通孔2aから真空吸引を行いつつ、入射側フィルム1に形成された貫通領域1aに導体を供給し、図5(b)に示すように、セラミックグリーンシート3に形成された回路用貫通領域3aに導体(導電ペースト)4を充填した。
