Description
本発明は、概して、集積回路デバイス用のアルミニウム金属化層の形成に関し、さらに特定するとアルミニウム金属化層をウェハ上に形成する間に使用するウェハ台座カバーに関する。
この出願は、2003年5月13日に出願した仮特許出願番号60/470,120号の恩典を権利主張するものである。
集積回路デバイス(またはチップ)は、通常、シリコン基板および基板内のドープ領域から形成されるトランジスタのような半導体素子を含む。半導体基板の上に重なる平行層で形成された相互接続が半導体素子間の電気的接続を供給することで電気回路を構成する。通常、集積回路デバイス内でドープ領域と素子を相互接続するためにいくつか(例えば6〜9)の相互接続層(各々が「M」または金属化層と称される)が必要とされる。上部金属化層は、デバイス回路のオフチップをパッケージ構造のピンまたはリードなどに接続する導電性相互接続(例えばボンディング・ワイヤ)のための取り付け点を供給する。
各々の相互接続構造は複数の実質的に水平の導電性相互接続線もしくはリード、および複数の垂直な導電性ビアもしくはプラグを含む。第1もしくは最も下の段の導電性ビアは下にある半導体素子を上にある相互接続線へと相互接続する。上側の段のビアは下にある相互接続線と上にある相互接続線を接続する。相互接続構造は従来の金属堆積、フォトリソグラフィマスク処理、パターニングおよびエッチング技術を使用して形成される。水平方向の導電性相互接続層に普通に使用される1つの材料はアルミニウムを含む。相互接続線を形成するために、基板の上側表面上に配置された合金の誘電体層の上にアルミニウムが全面堆積され、その後、所望の相互接続線を形成するために従来の技術に従ってパターン化される。導電性ビアの材料は普通ではタングステンを含む。
物理学的蒸着法(PVD)としてやはり知られているスパッタリングは合金の誘電体層の上にアルミニウムを全面堆積するために知られている1つの技術である。従来技術のスパッタリング処理のチャンバ100の1つの範例が図1に例示されており、そこではウェハ装填の位置で、すなわちウェハがチャンバ内に装填される時点での部品類が例示されている。堆積処理中に真空に維持されるチャンバ100は、チャンバ100の底部付近に配置されたウェハ106上に堆積される材料から成るターゲット102を封入している。ターゲット102は直流電源110によって(通常は接地される)チャンバ・シールド108に関して負にバイアスされる。従来では、正に帯電したアルゴン・イオン116のプラズマを発生させるためにアルゴン分子が入り口112を経由してチャンバ100内に導入され、ターゲット102とチャンバ・シールド108(すなわちグラウンド)の間の電場によってイオン化される。アルゴン・イオン116は、それらが負に帯電したターゲット102に向かって加速するときに運動量を得る。
マグネット118は磁場を作り出し、それがアルゴン・プラズマを領域117に閉じ込め、そこでは増加したプラズマ密度がスパッタリング効果を高める。アルゴン・イオン116がターゲット102に衝突すると、イオンの運動量がターゲット材料の分子もしくは原子に移され、ターゲット102からこれらの分子もしくは原子をスパッタするかまたははじき出す。チャンバ100内の高密度のアルゴン・イオン116は、スパッタされた原子の有意の量がウェハ106の上側表面上に凝結することを確実化する。アルミニウムのケースでは、ターゲット材料はいかなる化学的もしくは組成的変化も受けずにウェハ106上に堆積される。チャンバの圧力、温度および堆積電力(すなわち電源110によってターゲット102に供給される電力(電圧と電流の積)の量)を含む様々なスパッタリング処理パラメータは、スパッタされた膜の所望の特性を達成するために変えられる可能性がある。概して、ターゲット電力が高くなるにつれてターゲット堆積速度が増加する。
堆積処理を開始する前に、ロボット・アーム(図1に示していない)がウェハ106をチャンバ100内に輸送し、複数のウェハ・リフト・ピン124の上でウェハ106を位置決めする。チャック126が上方に駆動されてピン124をチャック126内に引き込むと、ウェハ106はチャック126の上側表面129に被さった台座カバー128のパッド127の上に留まることになる。
チャック126が上方に移動し続けると、ウェハ106はウェハ/クランプ位置合わせチューブ・アセンブリ132によって支えられたクランプ・アセンブリ130(リング状構造)に接触する。チャック126は、クランプ130、ウェハ106、およびチャック126が図2に例示した処理位置になるまで上方移動を続ける。その後、堆積処理が開始される。スパッタリング処理中では、クランプとチャック126の間に発揮される力がウェハ106をパッド127に対して定位置に保持する。この最終の処理位置はソース対基板間隔と称され、そこではターゲット102がソースであり、ウェハ106が基板である。間隔はスパッタリング処理中に最適の堆積均一性を与えるように決定される。
堆積処理が終了すると、上記の工程が逆の順で実行され、それによってウェハ106がチャンバ100から取り出される。ロボット・アームは次の処理工程の実行のためにウェハを次のチャンバへと輸送する。

知られているように、クランプ130はウェハの周縁部だけに接触するリング状の構造である。一実施形態では、ウェハの直径は約200mmであり、約3mmの周縁部エッジの除外領域140(図3参照)を備え、そこでは半導体デバイスが加工されない。クランプ130はウェハの傾斜エッジ142の約1mm以内の接触点141でウェハ106と接触する。しかしながら、接触点141を越えて延びるクランプ領域143がウェハ106を陰にする。したがって、エッジの除外領域140は約3mm広い周縁部リング領域を含み、それが使用可能なウェハ面積を減少させる。
ウェハ106の表面上にアルミニウムをスパッタリングしている間、アルミニウム堆積物144がクランプ130の上側表面145上に形成されてウェハ106上に追加的な陰の効果を作り出す。この陰の効果は3mmのエッジ除外領域140を越えて延びる可能性がある。
チャンバ108内で堆積処理をしている間は上側表面145へのアルミニウムの堆積が続くので、図4に例示したように最終的にアルミニウム堆積物144が接触点147でウェハ106の上側表面146に接触する可能性がある。接触点147で、ウェハ106とクランプ130の間に溶接に似た効果が作り出される。これが生じると、アルミニウム堆積処理が完了した後にウェハ106がクランプ130から分離不可能になる可能性がある。
クランプ130の使用はまた、ウェハ106上で欠陥粒子の形成を引き起こす可能性がある。図1に戻ると、ウェハ/クランプ位置合わせチューブ・アセンブリ132はウェハ106に関してクランプ130を位置合わせするように調節可能である。しかしクランプ130とウェハ/クランプ位置合わせチューブ・アセンブリ132の間の金属−金属接触は、上側表面146上に落下してウェハ欠陥の可能性を作り、かつ処理の収率を下げる可能性のある粒子の発生源である。
クランプ130の使用に付随する一定の不具合を克服するための静電チャックが知られている。静電チャックはウェハ106とチャックの間に形成される電場によって発生する静電力でウェハ106を安定に、間隔を置いた位置に保持する。しかしながら、脱チャック処理中に、すなわちチャンバ100からウェハ106を取り出すときに裏面の粒子を発生することによって、この電場が材料の堆積処理に悪影響を及ぼすことが知られている。また、静電チャックを横切って無視できない程度の熱的勾配もあり、その結果、ウェハ106にわたってアルミニウム粒子にばらつきが生じる。特に、裏面粒子の程度の増大および粒子配向の変化が、特にウェハの中央部付近で観察された。静電チャックはウェハ・クランプ・システムよりもかなり高価であり、かつ短い使用期限を有する。
クランプおよび静電チャックの両方で、望ましいウェハ温度を維持するために埋め込みヒータがチャックを所定の温度(例えば約300℃)に加熱する。両方のチャック・タイプで、ウェハ温度をチャック温度に維持するようにチャック126をウェハ106に熱的に結合させるためにウェハ106の裏でガス(普通はアルゴン)が流される。ガスはチャック126内のオリフィス149を通してウェハ裏側へと導入される。図1および2を参照されたい。スパッタされた原子の衝突による摩擦力がウェハの温度をチャック温度以上に上げる可能性があるので、ガス(裏側冷却と称する)はウェハ106とチャック126の間を流れるときにウェハ106を冷却する。ガスからの熱伝達で、チャックはヒート・シンクとしてもやはり役立つことが可能である。裏側冷却ガスは、チャンバの真空を維持するように動作可能なクライオジェニック・ポンプ(図示せず)によってチャンバ108から引き抜かれる。もしも裏側冷却ガスがウェハ底面にわたって均等に配分されない場合、堆積層にホット・スポットとそれに付随するアルミニウムの欠陥が現れる可能性がある。裏側冷却ガスが無いとウェハ温度が時間と共に上昇し、プラズマ温度に近づくことが観察された。そのような過剰なウェハ温度は堆積したアルミニウムの欠陥の原因となる可能性があり、またウェハを破損する可能性もある。したがって、裏側冷却の使用と共に堆積処理中にチャック温度(およびクランプ・タイプのチャックではクランプ)を制御することが、材料の堆積処理を向上させるようにウェハ温度の制御を供給することが知られている。
エレクトロマイグレーションは集積回路デバイスのアルミニウムの相互接続リードに関して知られている問題である。長く、薄いアルミニウム・リードによって搬送される電流はリード内で入力側から出力側に大きさが減少する電場を発生する。また、リード内を流れる電流によって生じる熱が熱的勾配を確立する。導体中のアルミニウム原子は移動性となって2つの勾配の方向で導体内を拡散する。第1に観察される効果は薄肉化であり、極端なケースでは導体は開回路に進展し、デバイスは機能不全になる。
銅、シリコンおよびアルミニウムの合金を含むアルミニウム合金の使用がエレクトロマイグレーション効果を低減させることが可能であることは知られている。しかしながら、これらのアルミニウム合金は堆積装置と方法に関して増大した複雑さを呈し、純アルミニウムとは異なるエッチング速度を示し、所望のエッチング効果を達成するために処理の変更を必要とする。純アルミニウムと比較すると、合金は増大した膜の抵抗率、したがって増大したリードの抵抗率を有する可能性がある。
集積回路デバイス内の相互接続リードはまた、動作時に熱的に誘導される膨張と収縮のせいでかなりの機械的応力下にある可能性がある。これらの効果は、相互接続金属が分離して空隙を形成する応力空隙故障メカニズムの原因となる。
アルミニウム粒子の配向と粒子のサイズがアルミニウム相互接続リードのエレクトロマイグレーションと応力空隙特性に影響を与えることが示された。特に、<111>面に沿ったアルミニウム粒子配向が最小のエレクトロマイグレーション効果を作り出すことは知られている。従来技術によると、アルミニウムが典型的な積層構造であるチタン/窒化チタン積層の上に堆積されるとき、アルミニウム粒子の配向は下にあるチタンの配向によって支配される。窒化チタンの配向もやはりチタンの配向によって支配される。したがって、もしもチタンの配向が正しい場合(例えば<002>のミラー指数)、上に重なるアルミニウムは高い確率で<111>配向を有するであろう。従来技術によると、ウェハ温度はアルミニウムの粒子サイズおよび粒子の配向に影響を与える。
本発明は、ウェハ上に材料を堆積させるための物理学的蒸着法のチャンバを教示する。本チャンバは堆積処理中にウェハを支持するためのチャック、チャックの上側表面に被せられ、チャックの側壁を越えて延びる台座カバーを含む。ウェハは台座カバーの上に配置されることが可能である。台座カバーはその中に周縁部の円周の溝を規定する。
本発明の前述およびその他の特徴は、添付の図面に具体的に示したような本発明のさらに特定した以下の説明から明らかになるであろう。そこでは同様の参照番号は様々な図面を通じて同じ部品に関する。図面は必ずしも縮尺通りではなく、本発明の原理を具体的に示すことに重点が置かれている。
本発明による特定の台座カバーを詳細に説明する前に、本発明が複数の構成要素の新規でかつ決まりきったものでない組み合わせにあることに気付くべきである。したがって、これらの構成要素は図中で従来の構成要素で表されており、当業者にとって容易に明白となる詳細で本開示を分かりにくくしないように、ここで説明する利点を有して適切な本発明に対する特異的な詳細のみを示す。
図5および6は、2003年7月8日に出願し、出願番号10/615,583号を割り当てられた「Apparatus and Method for Producing a <111> Orientation Aluminum Film for an Integrated Circuit Device」というタイトルの共通所有の特許出願に述べられ、かつ権利請求された物理学的蒸着法のチャンバに使用するためのクランプの無いチャック150を例示している。図5では、複数の構成要素はウェハ充填の位置で例示されている。図6は堆積処理の位置で同じ複数の構成要素を例示している。
ウェハの重さが下方向に向けて力を発揮し、それが台座カバー128のパッド127に対してウェハ106を保持する。ウェハの裏側冷却は不要である。したがって、裏側冷却が無い場合、ウェハ106の底面に対して向けられる冷却剤流体の力は存在せず、クランプの使用によるような冷却剤流体の力に耐えるための付加的な下方向への力を必要としない。都合のよいことに、クランプの使用を避けると従来技術のクランプ130によって隠されるウェハのエッジの除外領域140に半導体デバイスを加工することが可能となる。
ウェハ温度がアルミニウムの粒子サイズと粒子配向の両方に影響を与えることが決定された。下にある材料層は、スパッタされたアルミニウムが好ましい配向で成長するような所定の配向でなければならない。粒子配向に与えるウェハ温度の影響は下地層(例えばチタン)の配向ほど重要ではない可能性はあるが、ウェハが所定の温度範囲内に維持されるとき、<111>の結晶配向を示すアルミニウム原子の数は増加する。望ましい温度にウェハを維持することはアルミニウム材料層の適切な成長に必要な熱的特性を提供する。もしも堆積の熱的特性が適切に維持されない場合、目標材料の合金はアルミニウム粒界へ凝結し、それがアルミニウム膜の成長に有害な効果を有するであろう。アルミニウム膜のそのような変質はアルミニウム原子の配向に直接影響を与える。
さらに、約245℃と285℃の間のウェハ温度が<111>の結晶面の実質的に大部分の粒子を備えた都合のよいアルミニウム粒子サイズ(約0.8ミクロン)を作り出すことも決定された。本発明の教示によって、チャック温度、ウェハ温度、およびウェハ温度とチャック温度の間の関数的依存性に影響を与える様々なチャンバと処理のパラメータを考慮にいれながら、チャック温度はこの範囲のウェハ温度を達成するように制御される。
ウェハ温度を制御するために、ウェハ温度に影響を与える様々な制御されない処理の影響は最小限にされるべきである。図6の構成で、ウェハ106はターゲット102から約45mmの距離となるように間隔を置かれ、プラズマおよび衝突する堆積粒子の摩擦力によって生じる熱はウェハ106にとって支配的な熱源ではない。そうではなく、温度制御器158の制御下にあるチャック・ヒータ156によって加熱されるとき、ウェハ温度は主としてチャック150から出る放射熱流によって決定される。ウェハ106はチャック126と直接物理的に接触せず、台座カバー128のパッド127の高さ(通常、パッド127は約2mmの高さである)でそこから離れているので、ウェハ106とチャック150の間に存在するのは最小限の伝導熱流である。
約350℃と450℃の間のチャック温度が約245℃と285℃の間のウェハ温度を生じさせることが決定された。約450℃のチャック温度でこのクランプ無しの処理のウェハ温度は従来技術のクランプ処理のウェハの温度と合致し、堆積された膜の特性はクランプのあるチャックで観察されたそれらと実質的に同様になる。
チャック温度は主として制御可能なチャック・ヒータ156によって実質的に決定されるが、チャック126とウェハ106の間の熱伝達もやはりPVDチャンバ100の一定の特性によって影響を受ける。例えば、チャック126からウェハ106へと向かう熱流はウェハ106とチャック126の上側表面129の間の距離、すなわち台座カバー128上のパッド127の高さによって決まる。ウェハ温度はまた、堆積処理の継続時間すなわちウェハ106が高温の堆積プラズマおよびスパッタされた粒子の摩擦力に晒される時間によっても決まる。
付け加えると、一実施形態では、PVDチャンバ100内に入ったウェハの温度は(一実施形態では光学的パイロメータを使用して)測定されることが可能であり、チャック温度を設定することで判断されることが可能である。投入時の温度はウェハが受けた前の処理、および前のチャンバからチャンバ100へとウェハ106を移すのに要する時間によって決まる。或る種の処理ツールでは、ウェハがツールのチャンバ間を移動する間にウェハ温度が約0.5℃/秒低下することが知られている。したがって、一実施形態では、温度制御器158によって制御されるときのチャック温度もやはり初期のウェハ温度に対して敏感であり、それによって約285℃のウェハ温度が本発明のPVD処理を通して維持される。
さらに別の実施形態では、堆積処理中にウェハ温度が決定され、それに応答してチャック・ヒータ156を制御するために温度値が温度制御器158へとフィードバックされる。
図7はウェハ106の一部、チャック126、パッド127および従来技術の台座カバー128の拡大断面図である。台座カバー128の要素であるパッド127はウェハ106を台座カバー128の上側表面201の約2mm上で保持する。図示したように、台座カバー128はチャック126に被せられる。従来、台座カバーは堆積位置にウェハが無く、治具が活性化される場合に、チャック上に材料が堆積するのを避けるためにPVDの治具に使用される。したがって、台座カバーは材料が誤って台座カバー上に堆積される場合に容易に取り外され、新たな台座カバーと取り替えられることが可能である。損傷した台座カバーの交換はチャック126の交換よりもかなり単純かつ安価である。堆積処理中に、台座カバー128はまた、概してチャック126を取り巻く領域202に位置するチャンバ部品をシールドすることにも役立つ。
図7に見られるように、堆積処理中に(図5および6に描いたように)ウェハ106上に重なって下方向に力を与えるクランプが存在しないと、従来技術の台座カバー128の周縁部表面210の上にアルミニウムの塊208が形成される。アルミニウム塊208は物理学的蒸着処理中に堆積され、チャンバ100内のその後の堆積の各々の間に成長し続ける。もしもアルミニウム塊208が(例えばエッジ214で)ウェハ106の上側表面212を越えて延びると、チャンバ100からウェハ106を取り出すためにリフト・ピン124が上げられるときにウェハ106は自由に台座カバー128から持ち上げられない。それどころか、リフト・ピンがウェハ106に上向きの力を加え、かつ上側表面212とエッジ214の間の接触がウェハ106に下向きの力を与えるとウェハ106が割れる可能性がある。
本発明の一実施形態によると、台座カバー220はその周縁のエッジ領域224の周りに溝222を有する。図8の断面図を参照されたい。一実施形態では、溝222は周縁部エッジ領域224からフライス削りすることによって形成される。従来技術の台座カバー128と本発明の台座カバー220の間の質量の違いは他の処理パラメータを変える必要が生じるほどチャンバ200の熱容量に影響を与えるものではないことが決定された。妨害アルミニウム塊208が堆積するのに要する処理時間がはるかに長いので、台座カバー220は従来技術の台座カバー200よりも大幅に長い寿命を示す。
図9は台座カバー220、溝222およびウェハ106の上面図を例示している。
図10に例示した別の実施形態では、台座カバー230はチャック126の上に、かつそれに接して配置される。台座カバー230は支持部材231および支持部材231から下方向に延びる側壁232を含む。側壁232がウェハ106のエッジ214を越えて延びることはない。したがって、堆積処理中にアルミニウムが上に蓄積する可能性がある露出表面を台座カバー230が与えることはない。
堆積用チャンバの供給業者および関連機器の製造業者は、まとめてキットと称される一定のチャンバ部品類を堆積チャンバ内の(約800キロワット時の)使用期間の後に洗浄するサービスを提供する。そのようなキットの1つは様々な交換可能なチャンバ部品を含み、それらが堆積処理中に交換不可能なチャンバ部品をシールドする。台座カバーはシールド用部品キットの一部品である。キット部品類は堆積用チャンバから取り外されて製造業者へと送られ、そこで酸浴槽および他の知られている方法を使用してそれらが洗浄され、それによってステンレス鋼のキット部品からアルミニウムが除去される。本発明の教示による、例えば図8または10に描いたような台座カバーはシールド用部品キットに含まれる可能性がある。図8の実施形態の溝222でもって、台座カバー220の洗浄の間の時間的間隔は従来技術の台座カバーの洗浄の間隔の4倍の長さになる可能性がある。
好ましい実施形態を参照して本発明を説明してきたが、本発明の範囲から逸脱することなく様々な変形が為され、かつ同等の構成要素がそれらの構成要素に置き換えられることが可能であることは当業者によって理解されるであろう。本発明の範囲はさらに、ここに述べた様々な実施形態から由来する構成要素のいかなる組み合わせも含む。付け加えると、本発明の本質的な範囲から逸脱することなく特定の状況を本発明の教示に合わせるように改造が為されることが可能である。したがって、本発明は、本発明を実施するために考慮される最良のモードとして開示した特定の実施形態に限定されるものではなく、本発明が添付の特許請求項の範囲に入るすべての実施形態を含むことを意図する。
Claims (13)
- ウェハ上に材料を堆積させるための物理学的蒸着法のチャンバであって、
ウェハを支えるためのチャックを含み、チャックが上側表面およびそこから下方向に延びる側壁を有し、
上側表面に被せられ、かつ側壁を越えて延びる台座カバーを含み、台座カバーがその中に周縁部の円周の溝を規定し、
ウェハが台座カバーの上に配置されることが可能であるチャンバ。 - 台座カバーがさらにその上側表面の上に複数のパッドを有し、それによってウェハが複数のパッドの上に配置されることが可能となる、請求項1に記載の物理学的蒸着法のチャンバ。
- ウェハ上にアルミニウムを堆積させるためのアルミニウム・ターゲットをさらに含む、請求項1に記載の物理学的蒸着法のチャンバ。
- ウェハ上に材料を堆積させるための物理学的蒸着法のチャンバであって、
ウェハを支えるための上側表面を有するチャック、
上側表面に被せられ、かつ下方向に向いて開口部を規定する側壁を有する台座カバーを含み、
チャックが開口部内に配置され、かつウェハが台座カバーの上に配置されることが可能であって側壁を越えて延びるチャンバ。 - 台座カバーがさらに台座カバーの上側表面の上に複数のパッドを有し、それによってウェハが複数のパッドの上に配置されることが可能となる、請求項4に記載の物理学的蒸着法のチャンバ。
- 材料の堆積処理のための台座カバーであって、処理中に、チャックによって支えられた半導体ウェハの上に材料が堆積され、台座カバーがチャックとウェハの中間に配置され、カバーが、
周縁部に円周の溝を規定するディスク、およびその底面から延びる下方向に向いた側壁を含み、側壁がさらに開口部を規定し、
材料の堆積処理中にウェハがディスクの上に配置されることが可能であり、
材料の堆積処理中にチャックが開口部の中に配置されることが可能である台座カバー。 - ディスクの上側表面の上に複数のパッドをさらに有し、それによって材料の堆積処理中にウェハが複数のパッドの上に配置されることが可能となる、請求項6に記載の台座カバー。
- 台座カバーの材料がステンレス鋼を含む、請求項6に記載の台座カバー。
- 材料堆積処理の材料が材料堆積処理中に台座カバーの上に堆積され、かつそこから除去することが可能である、請求項6に記載の台座カバー。
