【発明の属する技術分野】
本発明は,半導体チップの製造方法にかかり,特に,裏面に接着フィルムが貼り付けられた半導体チップの製造方法に関する。

【従来の技術】
従来,半導体チップをリードフレームにダイボンディングする方法としては,リードフレーム上のタブ部分にダイボンド材料を供給し,その上に半導体チップを載置して接着する方法が一般的である。このダイボンディング方法では,ダイボンド材料として樹脂ペーストが多用されている。この樹脂ペーストをリードフレームに供給する方法としては,スタンピング方式,ディスペンシング方式,スクリーン印刷方式などが採用されているが,これらのうちディスペンシング方式が最も多用されている。

このディスペンシング方式は,シリンジ内に樹脂ペーストを充填し,ディスペンサーにより樹脂ペーストをタブ上に圧力吐出する方法である。しかしながら,このような方法では,樹脂ペーストをタブ全面に均一に塗布することが困難であり,硬化時に接着層にボイドが発生してしまうという問題があった。

かかる樹脂ペーストを用いたダイボンディング方法の問題を解決するため,樹脂ペーストの代わりに,フィルム状の接着剤を用いる方法が提案されている(例えば,特許文献1および2参照)。しかし,かかる方法では,半導体チップのサイズに応じて接着フィルムを予め切断しておかなければならない。従って,微小なサイズの半導体チップに対しては,切断した接着フィルムを正確に貼り合わせることが困難であるだけでなく,生産性も低下してしまうという問題があった。

このような問題を解決する手法として,ダイアタッチフィルム等の接着フィルムを半導体ウェハの裏面にヒータ等で予め熱圧着しておき,この接着フィルム付きの半導体ウェハをダイシングテープ上に貼り付けた上で,半導体ウェハと接着フィルムとを同時にダイシングして,接着フィルム付き半導体チップを製造する手法が提案されている(例えば,特許文献3参照)。かかる方法によれば,ダイボンド材料である接着フィルムと半導体ウェハとを同時に分割できるので,あらゆるチップサイズに柔軟に対応できるとともに,半導体ウェハに対して接着フィルムを容易に貼り合わせることができるという利点がある。

【発明が解決しようとする課題】
しかしながら,上記従来の接着フィルム付き半導体チップの製造方法では,以下のような問題点がある。

半導体チップを製造するに際しては,半導体ウェハをダイシングする前に,半導体ウェハを裏面研削して薄くすることが一般的である。この裏面研削時においては,半導体ウェハの表面に保護テープが貼り付けられるので,当該裏面研削後の半導体ウェハの表面には上記保護テープが貼り付けられたままの状態となっている。かかる状態の半導体ウェハの裏面に対して,上記従来の手法のように接着フィルムを180℃程度の温度で熱圧着すると,半導体ウェハの表面に貼り付けられている上記保護テープが溶融したり,保護テープの糊が溶融して半導体ウェハに残留したりしてしまうという問題があった。

このような問題の解決策としては,半導体ウェハ表面から保護テープを剥離した上で,接着フィルムを貼り付けるという手法が考えられる。しかし,保護テープを剥離するためには,半導体ウェハ裏面にサポート部材(テープなど)を使用しなければならず,加えて,この状態から接着フィルムを半導体ウェハ裏面に貼り付けるためには,上記サポート部材を剥離するために半導体ウェハ表面にさらに別のサポート部材を使用しなければならない。このように,保護テープを剥離した上で接着フィルムを貼り付けるためには,多くの貼り替え工程が必要となるので,作業が繁雑であり,生産性が大幅に低下する。

また,上記問題の別の解決策としては,接着フィルムを熱圧着以外の方法で半導体チップ裏面に貼り付ける手法も考えられる。しかし,現状では,半導体ウェハ裏面に対して接着フィルムを十分な粘着力で貼り付けることが可能な手法は開発されていない。

従って,実際には,半導体ウェハの裏面に接着フィルムを貼り付けた後に,半導体ウェハと接着フィルムとを同時に切断するという手法によっては,接着フィルム付き半導体チップを製造することができなかった。従って,接着フィルム付き半導体チップを製造するためには,上記のように,半導体ウェハを半導体チップに分割した後に,半導体チップの形状に合わせて切断した接着フィルムを貼り付ける手法を用いざるを得ないというのが現状であった。

本発明は,従来の半導体チップの製造方法が有する上記問題点に鑑みてなされたものであり,本発明の目的は,半導体ウェハ裏面に対して接着フィルムを熱圧着することなく好適に貼り付けた上で,かかる半導体ウェハおよび接着フィルムをともに切断して,接着フィルム付き半導体チップを好適に製造することの可能な,新規かつ改良された半導体チップの製造方法を提供することである。

【課題を解決するための手段】
上記課題を解決するため,本発明の第1の観点によれば,半導体ウェハの表面に保護テープを貼り付ける,第1の工程と;半導体ウェハの裏面を研削する,第2の工程と;少なくともエラストマー樹脂からなる粘着層を表面側に有するダイシングテープの表面に,少なくともエラストマー樹脂からなる接着フィルムを貼り付ける,第3の工程と;ダイシングテープを裏面側から真空吸着しながら,半導体ウェハの裏面を,ダイシングテープの表面に貼り付けられた接着フィルムに押圧して貼り付ける,第4の工程と;真空吸着を行いながら,半導体ウェハの表面から保護テープを剥離する,第5の工程と;真空吸着を行いながら,半導体ウェハと,半導体ウェハの裏面に貼り付けられた接着フィルムとをダイシングして,接着フィルム付き半導体チップに分割する,第6の工程と;真空吸着を解除して,ダイシングテープの表面から接着フィルム付き半導体チップをピックアップする,第7の工程と;を含むことを特徴とする,半導体チップの製造方法が提供される。

かかる構成により,エラストマー樹脂からなるダイシングテープおよび接着フィルムは,通常時には微粘着性を有するが,真空吸着すると密着力が増加するという特性を発揮する。かかるダイシングテープおよび接着フィルムを利用することにより,半導体ウェハの裏面に対して接着フィルムを熱圧着することなく貼り付けた上で,双方をダイシングし,接着フィルム付き半導体チップを好適に製造することができる。

即ち,第3の工程では,ダイシングテープの粘着層に接着フィルムを微粘着性により貼り付けることができる。また,真空吸着を行っている第4,5および6の工程では,真空吸着によりダイシングテープおよび接着フィルムの密着力が増加するので,ダイシングテープにより接着フィルムを好適に固着できるとともに,接着フィルムにより半導体ウェハを好適に固着できる。さらに,第4の工程では,半導体ウェハを接着フィルムに押圧することにより,双方の密着力がより高まる。また,第5の工程では,半導体ウェハ表面と保護テープとの間の粘着力よりも,半導体ウェハ裏面と接着フィルムとの間の粘着力,および接着フィルムとダイシングテープとの間の粘着力の方が大きいので,保護テープのみを好適に剥離できる。また,第6の工程では,ダイシングテープ上に安定的に固定された半導体ウェハと接着フィルムを一緒にダイシングして,半導体チップに分割できる。これにより,半導体チップサイズに応じた形状・大きさで,接着フィルムを分割することができる。また,第7の工程では,真空吸着を解除することにより,ダイシングテープおよび接着フィルムの密着力が元の微粘着性に戻るので,接着フィルム付き半導体チップをダイシングテープから好適にピックアップして搬送できる。このとき,分割された接着フィルムの粘着力は,硬質で鏡面的な半導体チップ裏面との間の粘着力の方が,軟質で微細な凹凸のあるダイシングテープ表面との間の粘着力よりも大きい。従って,接着フィルムとダイシングテープ表面との間で剥離が生じ,分割された接着フィルムは半導体チップに伴ってピックアップされる。

また,上記第3工程では,押圧部材によって接着フィルムをダイシングテープの表面に圧着する,ように構成してもよい。かかる構成により,接着フィルムとダイシングテープ表面との間に気泡が入らないようにして,双方を密着させることができる。

また,上記ダイシングテープは,ポリエチレンテレフタラート,ポリオレフィンまたはポリ塩化ビニルの少なくともいずれかからなる基材に,シリコーン粘着剤を塗布して構成される,ように構成してもよい。かかる構成により,上記半導体チップの製造方法を好適に実現可能なダイシングテープを提供できる。

また,上記課題を解決するため,本発明の別の観点によれば,半導体ウェハの表面に保護テープを貼り付ける,第1の工程と;半導体ウェハの裏面を研削する,第2の工程と;半導体ウェハの裏面に,少なくともエラストマー樹脂からなる接着フィルムを貼り付ける,第3の工程と;少なくともエラストマー樹脂からなる粘着層を表面側に有するダイシングテープを,裏面側から真空吸着しながら,半導体ウェハの裏面に貼り付けられた接着フィルムを,ダイシングテープの表面に押圧して貼り付ける,第4の工程と;真空吸着を行いながら,半導体ウェハの表面から保護テープを剥離する,第5の工程と;真空吸着を行いながら,半導体ウェハと,半導体ウェハの裏面に貼り付けられた接着フィルムとをダイシングして,接着フィルム付き半導体チップに分割する,第6の工程と;真空吸着を解除して,ダイシングテープの表面から接着フィルム付き半導体チップをピックアップする,第7の工程と;を含むことを特徴とする,半導体チップの製造方法が提供される。

以下に添付図面を参照しながら,本発明の好適な実施の形態について詳細に説明する。なお,本明細書及び図面において,実質的に同一の機能構成を有する構成要素については,同一の符号を付することにより重複説明を省略する。

(第1の実施の形態)
以下に,本発明の第1の実施の形態にかかる半導体チップの製造方法について説明する。

まず,図1に基づいて,本実施形態にかかる半導体チップの製造方法に用いられるダイシングテープの構成について説明する。なお,図1(a)および図1(b)は,本実施形態にかかるダイシングテープ10を示す斜視図および部分拡大断面図である。

図1(a)に示すように,ダイシングテープ10は,例えば,略円盤形状を有する薄いゴム状の粘着シートである。このダイシングテープ10は,例えば,半導体ウェハ等をダイシングするときに,半導体ウェハ等の裏面に貼り付けられて,半導体ウェハを固着する機能を有する。かかるダイシングテープ10は,図1(b)に示すように,例えば,基材10bと,この基材10bの表面上に塗布されたエラストマー樹脂からなる粘着層10aと,から構成される。

基材10bは,例えば,PET(ポリエチレンテレフタラート),ポリオレフィン,あるいはポリ塩化ビニル等の合成樹脂材で構成されている。このうち,例えばポリオレフィンは,柔軟性及び伸張性に優れるため,基材10bの材質として好ましい。この基材10bの厚さは,例えば,50〜150μmである。

粘着層10aは,ダイシングテープ10の表面側に形成された粘着性を有する層であり,半導体ウェハ等を固着する機能を有する。このようなダイシングテープ10の粘着層10aとしては,従来では,アクリル系の粘着剤等が主に用いられてきたが,本実施形態では,微粘着性を有するエラストマー樹脂等からなる粘着剤を用いる点が特徴的である。

このエラストマー樹脂は,ゴム状弾性体の総称であり,天然ゴム,合成ゴム等に代表される弾性の顕著な高分子化合物である。本実施形態では,かかるエラストマー樹脂からなる粘着剤として,例えば,シリコーン樹脂からなる粘着剤であるシリコーン粘着剤を採用している。このシリコーン粘着剤は微粘着性を有する粘着剤であり,かかるシリコーン粘着剤を上記基材10bの表面上に例えば塗布することにより,粘着層10aが構成される。かかるシリコーン粘着剤からなる粘着層10aは,厚さが例えば25〜500μmであり,ゴム硬度が例えば10〜100°である。また,かかる粘着層10aの表面は,例えば,平滑面に限らず,例えばドット状,格子状またはスジ状などの目付をしたものであってもよい。

次に,以上のように構成されたダイシングテープ10の作用について説明する。なお,以下では,ダイシングテープ10の粘着層10a側(表側)の面を表面といい,ダイシングテープ10の基材10b側(裏側)の面を裏面ということとする。

上記のようにダイシングテープ10は,粘着層10aが例えばシリコーン粘着剤で構成されているので,表面が微粘着性を有し,比較的硬度が高い。このため,ダイシングテープ10は,比較的粘着力が低い粘着テープとして,一時的な接着に適している。従って,かかるダイシングテープ10の表面に貼り付けられた対象物を剥離する際には,高い粘着力を有する一般的な粘着テープと比して,容易に剥離することができる。

さらに,本願発明者の鋭意努力により,かかるダイシングテープ10は,通常時には微粘着性を有するが,真空吸着を行うと密着力(粘着力)が増加するという特性があることが分かっている。なお,ここでいう密着力とは,ダイシングテープ10が,貼り付けられた対象物を引き付けて固着させる力をいい,もともと有していた微粘着力をも含む力である。

このような特性が得られる理由は定かでないが,エラストマー樹脂からなる粘着層10aの密着力が,粘着層10aと対象物との接触面積に依存していることが原因であると思われる。即ち,当該粘着層10aの表面には微少な凹凸が複数存在するが,ダイシングテープ10を例えば真空チャックによって裏面側から真空吸引して固定すると,ダイシングテープ10の表面が引っ張られて当該凹凸が小さくなる。これにより,粘着層10aと対象物との接触面積が増加するので,粘着層10aの密着力も増加すると考えられる。

このように,エラストマー樹脂等からなるダイシングテープ10は,真空吸着すると粘着層10aの密着力が増加し,一方,真空を解除すると粘着力が元の微粘着性に戻るという特性を有する。以下に説明する半導体チップの製造方法は,かかるダイシングテープ10の特性を利用して,半導体ウェハの裏面に,ダイアタッチフィルム等の接着フィルムを貼り付けてから,かかる半導体ウェハおよび接着フィルムを同時にダイシングすることにより,ダイボンディング用の接着剤付き半導体チップを好適に製造する方法を実現するものである。

次に,図2〜図7に基づいて,本実施形態にかかる半導体チップの製造方法について説明する。なお,図2は,本実施形態にかかる半導体チップの製造方法を示すフローチャートである。また,図3〜5および図7は,本実施形態にかかる半導体チップの製造方法の工程説明図である。また,図6は,本実施形態にかかる半導体チップの製造方法におけるダイシング工程でダイシングされた半導体ウェハを示す部分拡大断面図である。

図2に示すように,まず,ステップS100では,半導体ウェハ30の表面に保護テープ10が貼り付けられる(ステップS100:第1の工程)。図3(a)に示すように,本実施形態にかかる半導体ウェハ30は,例えば,略円盤形状を有するシリコンウェハなどであり,その大きさは,外径が例えば8インチであり,厚さが例えば約150μmである。半導体ウェハ30の表面には,前工程であるウェハ処理工程等で回路(半導体素子)32が形成されている。なお,以下では,半導体ウェハ30の表面とは,回路32が形成された側の面をいい,半導体ウェハ30の裏面とは,上記表面とは反対側の面をいうものとする。また,かかる半導体ウェハ30を切断して形成された半導体チップについても,表面および裏面の定義は同様とする。

本ステップでは,このような半導体ウェハ30の表面に保護テープ20が貼り付けられる。この保護テープ20は,裏面研削時において半導体ウェハ30を固着してその表面を保護するための粘着テープであり,例えば,UV(紫外線)硬化型のグラインディングテープなどである。この保護テープ20は,例えばアクリル系の粘着剤(厚さが例えば20μm)をポリオレフィン等の基材(厚さが例えば110μm)に塗布して構成され,UV照射により粘着力が低下する性質を有する。かかる保護テープ20の粘着力は,例えば,UV照射前で2.06N/25mm,UV照射後で0.05N/25mmである。

次いで,ステップS102では,半導体ウェハ30が裏面研削される(ステップS102:第2の工程)。具体的には,図3(b)に示すように,高速回転する研削砥石15を備えたグラインダー16などを用いて,半導体ウェハ30の裏面が全面的に平面研削される。この際,半導体ウェハ30の表面は,保護テープ20によって保護されているので,回路12が,研削くずや研削台(図示せず。)との接触等により破損することを防止できる。

かかる裏面研削により,図3(c)に示すように,半導体ウェハ30を例えば50μm程度にまで薄くできる。このような極薄の半導体ウェハ30は,保護テープ20上に,回路32が形成された表面側で固着された状態となっている。さらに,上記のような裏面研削後には,後工程で保護テープ20を半導体ウェハ30から剥離しやすいように,例えば,保護テープ20に対してUV照射して,保護テープ20の粘着力を低下させておく。

さらに,ステップS104では,ダイシングテープ10の表面にダイアタッチフィルム40が貼り付けられる(ステップS104:第3の工程)。具体的には,図4(a)に示すように,まず,ウェハリング7に貼り付けられたダイシングテープ10が,例えば,粘着層10a側(表面側)を上向きにして,チャックテーブル3上に載置される。このチャックテーブル3は,例えば,微細な孔を複数有するポーラスセラミック材等で作成された真空チャックであり,その下部から例えば真空ポンプ等で真空引きすることにより,上面に載置された対象物を真空吸着することができる。
