【発明の属する技術分野】
本発明は集積回路の製造工程で使用されるマスクまたはレチクル(以降、両者をあわせてマスクと称す)、特にはF2レーザー(波長157.6nm)を用いたリソグラフィ工程で使用されるマスクまたはレチクルに異物付着防止の目的で装着されるペリクルをマスクに貼着した後、マスクから剥離する方法に関する。

【従来の技術】
集積回路の製造工程で使用される光リソグラフィ工程においては、レジスト材を塗布した半導体ウェハを露光することによりパターン形成が行われる。この際に用いるマスクに傷・異物が存在していると、パターンとともに傷・異物がウェハ上に転写され、回路の短絡・断線等の原因となる。

このため、マスクの表面の異物よけとして、マスクの片面または両面にペリクルを装着する方法がとられている。

従来、ペリクルは、アルミニウムなどからなるペリクルフレームの開口部にニトロセルロース、フッ素樹脂などの有機樹脂からなる数nm〜数μmの厚みのペリクル膜を接着剤で貼り付けたものが用いられており、これをマスク上のパターンを覆うように固定して用いられていた。

近年、パターン微細化、高密度化の要求に応じて波長220nm以下の光を用いる露光が検討されている。しかし、前述の有機樹脂膜を使用したペリクルは、露光解像力を向上させるために短波長の露光光を使用すると、有機樹脂膜の有機分が分解されるため、耐久性が低い。そこで、短波長の露光系では、ペリクル膜として合成石英ガラスからなるペリクル板を用いることが検討されている。この合成石英ガラスは、例えば、珪素源と酸素源とを気相で反応させスートと呼ばれる酸化珪素からなる多孔質体を成長させ、この多孔質体を焼結して得られる実質的に酸化珪素のみからなる合成石英ガラスである。このような場合は、ペリクルフレームの材料としても、石英ガラスを用い、ペリクル板と熱膨張係数がほぼ等しくして露光時の熱の影響を受けにくくすることが好ましい。ペリクルフレームに用いられる石英ガラスは合成石英ガラスのほか、溶融石英ガラスも用いることができる。

【発明が解決しようとする課題】
ところで、従来、マスクよりペリクルを除去する方法としては、フレームの側面に設けた治具用くぼみに剥離用治具のピンを差し込み、治具を傾けて、てこの原理で剥離する方法、マスクとペリクルとの間にくさび状の治具を差し込んでペリクルをマスクから剥離する方法、ペリクルの周囲に溶剤を流したり、温水に24時間浸したりして、ペリクルの接着剤層を膨潤させて粘着力を低下させた後、くさび状の治具を用いてペリクルをマスクから剥離する方法等がある。

しかし、これらの方法ではマスクに傷が付き易く、またマスク自身が汚染されて洗浄等の後処理に多大の労力を要するという問題がある。つまり、ペリクルフレームが石英ガラス製だと、アルミニウムに比べて脆性が大きいため、剥離時にクレームが欠けやすく、その際に生じたパーティリクルがマスクに付着し、マスクを傷付けるおそれがある。付着したパーティクルは、マスク洗浄工程によっても除去が困難である。

本発明は、ペリクルフレームが石英ガラスからなった場合でも、ペリクルをマスクから剥離する際にパーティクルの発生を防ぐことができる方法を得ることを目的とする。

【課題を解決するための手段】
本発明は、マスク上に接着剤層を介して貼着されたペリクルのマスクからの剥離方法であって、張力をかけた糸状材を接着剤層の側面から接着剤層内に挿入し、接着剤層内を移動させることにより、接着剤層を破断することを特徴とするペリクルのマスクからの剥離方法を提供する。特に、糸状材は、降伏点が5MPa以上の繊維からなることが好ましい。

本発明によれば、ペリクルフレームが石英ガラスからなっている場合でも、ペリクルとマスクとの剥離によりフレームの割れなどによるパーティクルが生じにくく、マスクに異物の付着が少ない。

【発明の実施の形態】
図1は本発明におけるペリクルの一例の斜視図である。石英ガラス製のペリクルフレーム4の上面に平面状の透明なペリクル板2が接着剤層3により接着されている。ペリクルフレーム4には、一般に気圧調整用孔が設けられている。ここで気圧調整用孔にはフィルターが取り付けられている。ペリクルフレーム4とペリクル板2とでペリクル1を形成している。ペリクル板4は例えば、主鎖に環構造を有するフッ素系樹脂などの有機樹脂でもよく、合成石英ガラスでもよいが、F2レーザ用としては紫外線耐久性の高い合成石英ガラスが好ましい。ペリクル1は図2に示したように、マスク6に接着剤層5を介して装着されて使用される。

接着剤5の材質としては、フッ素系粘着剤がレーザーによる耐性もよく引き剥がし性も良好で、引き剥がし途中において糸状材が切れにくく、マスクから粘着剤を剥離した後にマスクに粘着剤の残留物が残りにくいために好ましい。

本発明において、使用される糸状材は、パーティクル発生の心配が少なく、すべりが良く、かつ接着剤層に糸状材を押し込む際の力が小さくてすむPTFE(ポリテトラフルオロエチレン)等のフッ素樹脂からなることが好ましい。糸状材の強度は使用される接着剤の種類によって適切なものを選べばよいが、ペリクルのマスクからの剥離作業中に糸状材が切れないためには、降伏点が5MPa以上あるのが好ましく、より好ましくは10MPa以上である。

使用される糸状材としては繊維束でもよく繊維単体でもよいが、繊維単体の方がパーティクルの発生が少なくため好ましい。糸の直径は、マスクおよびペリクルフレームを傷付けるおそれを減らすため、接着剤層5の厚みより細いことが好ましい。また、接着剤層の半分以下の直径を持った糸を使用すれば、接着剤がペリクルフレームからはみ出す量を減らすことができるためより好ましい。

また、接着剤層に溶剤を流し込んだり、レチクル全体を温水に浸したりすることによって接着剤層を膨潤させた後に糸状材を接着剤層に挿入させることも可能であるが、マスクが汚染されて洗浄等の後処理に多大の労力が必要になる場合がある。このため糸状材に溶剤を付着させるか、あるいは付着させながら挿入できるものが、マスクの汚染を最小限におさえることができるため好ましい。

本発明におけるペリクルのマスクからの剥離方法においては、マスク6とペリクルフレーム4との間のペリクルの接着剤層5に、図1に示すように緊張させた糸を手前から挿入し、挿入側から反対側(矢印方向)に引っ張ることにより接着剤層5をペリクルフレーム4とマスク6との間で破断して、ペリクル1とマスク8を引き剥がす。必要ならば糸状材を左右に往復させることで挿入を円滑に行うことができる。

本発明によって剥離されたペリクルは、傷やパーティクルの付着が少なく。エアーブローや簡易な洗浄で再利用できる。この際、ペリクル全体を再利用してもよいし、ペリクルフレームだけを再利用してもよい。

【実施例】
以下実施例によって本発明をより具体的に説明するが、本発明は本実施例に限定されない。

石英ガラス製で板厚5.8mmの鏡面研磨平板から、エンドミルを用いて外寸149mm×122mm、内寸145mm×118mmの長方形の枠体を切り出し、各角部に半径5mmの丸みをつけ、さらに側面をダイヤモンド砥粒により研磨して全面鏡面加工された高さ4.0mmペリクルフレームを作成した。このペリクルフレームの相対向する側面に直径が2mmの孔を複数個ずつ開けてガス排出孔およびガス導入孔とした後、厚さ0.8mmで、ペリクルフレームの外寸に一致する平面形状のペリクル板をフッ素系粘着剤を用いて接着してペリクルを製造した。また石英フレームの他端面にフッ素系粘着剤の厚さ0.5mmの層を形成した。
次いで、図1に示すように、直径0.104mmのフロロナイロン製糸を緊張させた状態で二点保持し、ゆっくり糸を粘着剤層に押し入れていき、層に平行に移動した。途中で使用したテフロン(登録商標)糸が破断することもなく粘着剤層を容易にペリクルとマスクとの間との結合を破壊することでき両者を分離できた。

使用した糸については降伏点測定を後述の方法にて測定した結果7.3MPaであった。後述の欠点検査機で測定した結果、マスクの傷もなくまた異物も発見できなかった。

なお、上記のように作成したマスク付きペリクル構造体を温水に24時間浸して、ペリクルの粘着剤層を膨潤させて粘着力を低下させた後、くさび状の治具を用いてペリクルをマスクから剥離し途中でペリクルフレーム一部が破壊された。

また、降伏点が4.2MPaのナイロン製糸を用いた場合には、途中で、使用したナイロン糸が破断し、ペリクルとマスクとの間との結合を破断できない場合があった。

降伏点測定に関しては、JIS K7127にしたがってテンシロン試験機UTM−250005kN(東洋計器(株)製)で行った。

【発明の効果】
本発明の方法によれば、マスクを傷付けたり、汚染したりすることなく容易にマスクに貼着されたペリクルを剥離することができる。

In recent years, exposure using light having a wavelength of 220 nm or less has been studied in response to demands for pattern miniaturization and high density. However, the pellicle using the above-described organic resin film has low durability because the organic component of the organic resin film is decomposed when exposure light having a short wavelength is used to improve the exposure resolution. Therefore, in a short wavelength exposure system, it has been studied to use a pellicle plate made of synthetic quartz glass as a pellicle film. This synthetic quartz glass is substantially made of silicon oxide obtained by, for example, growing a porous body made of silicon oxide called soot by reacting a silicon source and an oxygen source in a gas phase and sintering the porous body. [Problems to be solved by the invention]
By the way, conventionally, as a method of removing the pellicle from the mask, a method of peeling by the lever principle by inserting a pin of a peeling jig into a jig recess provided on the side surface of the frame and tilting the jig. FIG. 1 is a perspective view of an example of a pellicle according to the present invention. A flat transparent pellicle plate 2 is bonded to the upper surface of a pellicle frame 4 made of quartz glass with an adhesive layer 3.
