【従来の技術】薄層太陽電池の場合、その効率は、該薄
層太陽電池の吸収能によって決定される。しかしなが
ら、シリコン太陽電池においては、経済的な検討の末に
縮小された作用領域の膜厚が、短絡電流を減少させるこ
とになった。他方で、これを補うために、電池の作用領
域において、できるだけ高い吸収能を有する層系が使用
されなければならなかった。この場合、シリコンよりも
少ないバンド間隔を有する材料、即ち、ゲルマニウムの
使用に大きな期待がかけられている。シリコン−ゲルマ
ニウム化合物(SiGe)は、殊に、純粋なシリコン半
導体テクノロジーに対する適合性によって、既に、しば
らく前から、傑出した性能により知られている。

合した半導体層系の層表面におけるエネルギー挙動の結
果、エピタキシャルインゼル成長が行われる。温度が、
固体表面上での拡散メカニズムを制御するが、これは、
層製造の際の特に重要なパラメータである。析出は、有
利に500〜700℃の温度範囲内で行われる。僅かに
p−ドープされたベース層(2 1015cm- 3;図
1、3、4参照)とn−ドープされたエミッタ層との間
には、500〜750nmの厚さのp−ドープされたS
i分離層が存在しており、該分離層が、p−n接合部
を、Si/SiGeヘテロ接合部から空間的に分離し、

はSiGe二重ポット中で発光し、局在化した孔は、S
i価電子帯中への局在化した状態の熱放出又はトンネル
による僅かに深いGe/SiGe量子井戸ポットの局在
化した状態の空間電荷帯域中での強力な電界(強力なバ
ンド屈曲)及び外部Si接点への拡散電圧によって拡大
し、これによって、光電流の一部となり、Si参照電池
に比して電池の効率を決定的に向上させる。

Claims (6)
- 【請求項1】 シリコン−ゲルマニウム薄層太陽電池に
おいて、シリコン基板(1、2、3)の上に、シリコン
とゲルマニウムとからの層順序から構成された量子井戸
構造体が、シリコンp−nダイオード接合部(6、7)
の空間電荷帯域中に対応配置されていることを特徴とす
る、シリコン−ゲルマニウム薄層太陽電池。 - 【請求項2】 量子井戸構造層(41)、湿潤層(4
2)、Geインゼル層(43)及び、シリコンよりも僅
かなバンドギャップを有する量子井戸構造体を有するS
i被覆層(5)の繰り返し順序からなる層順序から構成
されている、請求項1に記載の太陽電池。 - 【請求項3】 第一の量子井戸層(44)、Ge層(4
5)、第一のSi層(46)、第二のGe層(47)、
第二の量子井戸層(48)及び、シリコンよりも僅かな
バンドギャップを有する量子井戸構造体を有するSi被
覆層(5)の繰り返し順序からなる層順序から構成され
ている、請求項1に記載の太陽電池。 - 【請求項4】 Ge層(49)、Si層(410)の第
一の繰り返し順序及び、第一の順序と、シリコンよりも
僅かなバンドギャップを有する量子井戸構造体を有する
Si被覆層(5)とからなる第二の繰り返し順序からな
る層順序から構成されている、請求項1に記載の太陽電
池。 - 【請求項5】 該順序が、各層の10〜20回の繰り返
しを含む、請求項2から4までのいずれか1項に記載の
太陽電池。 - 【請求項6】 層順序を、分子線エピタクシー(MB
E)、低圧気相エピタクシー(LP−CVD)又は超高
真空気相エピタクシー(UHV−CVD)を用いて製造
する、請求項1から5までのいずれか1項に記載の太陽
電池の製造法。
