および超小型機械デバイスでは、電気的に絶縁してい
る、あるいはより低い屈折率を持たせることによって周
囲物質とは異なる埋込み物質の領域が必要である。その
ような物質は、デバイスの製造中に1つまたはそれ以上
の埋込み半導体層を、電気的に絶縁している低い屈折率
の自然酸化物に選択的に変えることによって形成するこ
とができる。

成するため酸化される。GaInP層111はオプションで
あり、Al0.99Ga0.01As埋込み層120の下にあって、キ
ャビティ110をエッチングするためのエッチストップ
の役目を果たす。p形Al0.5In0.5Pクラッド層155はA
l0.99Ga0.01As埋込み層120の上にあるのに対し、n
形Al0.5In0.5Pクラッド層156はn形(Al0.6Ga0.4)0.5
In0.5Pバリヤ層185の下、n+GaAs基層171の上に
ある。2つのクラッド層155とクラッド層156の厚
さは一般に約1μmである。電気的接続はp電極105
とn電極106によって与えられる。電気的隔離は浅い

0.01As層430が結晶成長され、Al0.99Ga0.01As層43
0の上にGaAaキャップ層440が結晶成長される。次
に、酸化させるためAl 0.99Ga0.01As層430およびAl
0.99Ga0.01As層437へアクセスできるように、キャビ
ティ410と411がエッチングされる。図4bのキャ
ビティ411はAl 0.99Ga0.01As層437まで下方にエッ

とキャビティ411の側面部分420は水蒸気を使用し
て横方向に酸化され、GaAa層455内の導波路コア42
5、426、427に横方向閉込めを提供する。キャビ
ティ411の側面部分421は水蒸気を使用して横方向
に酸化され、導波路コア428に横方向閉込めを提供す
る。側面部分420、421、および422に関する酸
化の横方向範囲は図4bに示した実施列では一般に約4
μmであり、エッチングされたキャビティ411の幅は
約2μmである。

グされる。
射防止被膜、分散ブラッグ反射器(distributed Bragg
reflector:DBRと略す)として、あるいはマイクロレン
ズを作る方法として使用されているものを含む。酸化物
と隣接する半導体物質の屈折率の差は、もし層を酸化さ
せなければ達成することができるよりはるかに大きくす
ることができるので、DBRミラーは非常に高い反射率バ
ンド幅を持つことができ、そのため層厚さの変化の影響
を比較的を受けない。さらに、決められた反射率を達成
し、かつ結晶成長時間とコストを削減するには、より少
ないミラー層が必要である。たとえば、980nmの波
長において、GaAsと酸化AlAs間の屈折率の差は約2であ
り、GaAsとAlGaAs合金間の屈折率の差より約3.5倍大
きい。GaAsと酸化AlAs間の大きな屈折率の差は高い反射
率と広い反射バンド幅を与える。高い反射率バンド幅は
非酸化物質の場合より5倍以上広いので、特定の波長に
おいて高い反射率を生成するのに必要な層厚さの公差も
また約5倍以上緩和され、また反射スペクトルも層厚さ
の変化の影響を比較的受けない。したがって、決められ
た反射率を達成するには、より少ないミラー層と、厳し
くない厚さ公差が必要である。4対のGaAs層/酸化AlAs
層と比べて、約99.8%の反射率を達成するには、一
般に19対のGaAs層/AlAs層が必要である。

酸化AlAs層720が交互に配置された高反射率のDBRミ
ラーは、図7a〜7cに示した垂直キャビティ表面放射
レーザ(VCSEL)700などの応用に使用することができ
る。図7aは、種々の埋込み高アルミニウム含有量層と
酸化層740の酸化を可能にするエッチングされたキャ
ビティ710を有するVCSEL700の平面図を示す。図
7bは、図7aの線7bに沿った断面図を示し、図7c
は、図7aの線7cに沿った断面図を示す。上部DBRミ
ラー799は一般に擬似正弦波状に徐々に変化する25
の層ペア(一般に、Al0.86Ga0.14As層798とAl0.16Ga
0.84As層797が交互に配置されている)から成ってい
る。上部DBRミラー799はドープされたシリコンであ
る。一般に、高いアルミニウム含有量を有するAlGaAs層
のアルミニウム含有量は、低屈折率を考慮して十分に高
くすべきであるが、容易に酸化させるほど高くすべきで
ない。低いアルミニウム含有量を有するAlGaAs層の組成
は、一般に、低アルミニウム含有量層がレーザ光放射波
長において非吸収性であるように、十分なアルミニウム
をもっていなければならない。Al0.86Ga0.14As層798
とAl0.16Ga0.84As層797の厚さは一般に0.15波長
であり、Al0.86Ga0.14As層798とAl0.16Ga 0.84As層7
97間のグレーデッドAlGaAs物質の総厚さは0.2波長
であるので、層ペア当りの0.5波長の全光学厚さが得
られる。上部DBRミラー799の上に、Al0.16Ga0.84As
電流拡散層(図示せず)とp形GaAs接触層(図示せず)が結
晶成長されている。
798は、GaAs層730と酸化AlAs層720が交互に配
置された4つの層ペアで構成されている。酸化AlAs層7
20はよりすぐれた構造完全性を得るため少量のGaを含
んでいるが、依然として迅速な酸化を許す。下部DBRミ
ラー798はn形GaAs基層777より上に位置してお
り、一般に下部DBRミラー798とGaAs基層777の間
に厚さ200nmのn形GaAaバッファ層がはさまれてい
る。典型的な波長、λ=980nmの場合、もしGaAs層
730の厚さが約69.5nmで、AlAs層720の厚さ
が約163.3nmであれば、屈折率の差が干渉効果を
引き起こし、それが高い反射を生み出す。AlAsは酸化さ
れると約10%だけ収縮するので、AlAs層720の初期
厚さは約179.6nmである。
00は、約1/4波長の厚さをもつ酸化Al0.94Ga0.06As
層740によって一般に形成された非酸化アパーチャ7
01を有している。活性領域750は一般に厚さ1波長
の独立した閉込めへテロ構造(SCH)から成っている。SCH
は4つのInAlGaAs量子井戸(図示せず)と、5つのAl0. 35
Ga0.42Asバリヤ層(図示せず)を有する。透明な最上部電
極780(一般に、インジウム錫酸化物)と最下部電極
790は電気接点になる。電流はエピタキシャル結晶成
長させたDBRミラー799を通り、活性層750を通過
し、DBRミラー798をまわって電極790に向かって
注入される。DBRミラー798は濃く酸化されたアルミ
ニウム層を含んでいるので、電流路の一部を形成しな
い。活性層750は下部Al0.16Ga0.84Asクラッド層77
0と上部Al0.58Ga0.32Asクラッド層760の間にはさま
れている。下部Al0.16Ga0.84Asクラッド層770に対す
るドーピングは、一般にn形で、1×1018/cm3〜
5×1018/cm3の範囲のドーピングレベルと、約1
00nm厚さを有する。VCSEL構造に関するこれ以上の
詳細は米国特許第5,978,408号を参照された
い。
長さに酸化させることによって作ることができる。本発
明に従って、図8は、エッチングされたキャビティ81
1を使用し、平面酸化を使用して製作されたマイクロレ
ンズ800を示す。図8の層801,802,803,

ウム組成を異ならせることによって達成される。酸化プ
ロセスが垂直方向に進行するのを防止するため、酸化層
801,802,803,804,805,806,8
07,808,809、810の間に、薄い非酸化層8
50を置かなければならない。たとえば、もしマイクロ
レンズ800が25μmの半径と10μmの焦点距離を
有していれば、本発明に係る実施例は表1で説明され
る。表1に記載した実施例の場合、各層のアルミニウム
組成は、同じ酸化時間における要求された酸化物の長さ
に基づいて決まる。AlxGa1-xAsの各層の厚さは1μmで
ある。400℃におけるアルミニウム組成の関数とし
て、AlGaAsの酸化速度に基づいて、酸化フロントが球面
を形成するように、各層のアルミニウム組成、すなわち
各層801,802,803,804,805,80
6,807,808,809、810のアルミニウム含
有量が選定される。もしより滑らかな酸化物先端を所望
ならば、層の厚さを減らし、もっと多くの層を追加して
もよい。しかし、、横方向酸化技術を使用して非球面レ
ンズを作ることもできることに留意すべきである。
レクトロニクスや光学デバイスを集積することが望まし
いことが多い。エッチド・キャビティ法は、オプトエレ
クトロニクス集積回路内のデバイスの間に電気的隔離領
域を形成する容易な手段を提供する。図9は、エッジ放
射半導体レーザ1005と共に集積されたGaAs金属−半
導体電界効果トランジスタ(MESFET)905と9011か
ら成る本発明に係る実施例を示す。MESFETトランジスタ
905はゲート931、ドレーン932、およびソース
933から成っている。MESFETトランジスタ911はゲ
ート941、ドレーン942、およびソース943から
成っている。信号は、相互接続ワイヤ991、992に
沿ってそれぞれゲート941、931に接続している接
触パッド950に入力される。ソース943は相互接続
ワイヤ993によって接触パッド955へ接続されてお
り、接触パッド955はグラウンドに達している。相互
接続ワイヤ994はドレーン942とソース933とを
接続している。p接触パッド965は相互接続ワイヤ9
95によってエッジ放射レーザ1005のp接点に接続
されており、通路960は相互接続ワイヤ996によっ
てドレーン932へ接続されており、エッジ放射レーザ
1005のn接点に達している。
みAlAs層1010を酸化させるためのアクセスを提供す
る(図10参照)。埋込みAlAs層1010はMESFETトラ
ンジスタ905とMESFETトランジスタ911の両方をエ
ッジ放射半導体レーザ1005から電気的に隔離する作
用をする。MESFETトランジスタ911からMESFETトラン
ジスタ905を電気的に隔離するために、浅いイオン注
入が使用されている。図10は、図9の線10に沿った
断面を示す。MESFETトランジスタ905、911のゲー
ト領域は一般に低いレベルの1017/cm3までドープ
されている。ドレーン932とドレーン942の各領域
とソース933とソース943の各領域におけるより高
いドーピングレベルは、よりすぐれたオーム接点を考慮
に入れており、イオン注入によって達成することができ
る。p+層1020、真性層1030、およびn+層1
040は、エッジ放射半導体レーザ1005のためのダ
イオード構造を形成している。

層内に酸化フロントの形状1101〜1104が形成さ
れる。図12のつなぎ合わされた酸化フロントの形状1
102、1103、1104は、湾曲した導波路119
8の形を定める酸化フロントパターン1199を形成す
る。酸化フロントパターン1199は、キャビティ11
12〜1114から生まれた酸化フロントの形状110
2〜1104が集まって、湾曲した導波路1198であ
る自然酸化物で形が定められた通路を形成するように、
キャビティ1112〜1114を整列させることによっ
て生成される。湾曲した導波路は能動デバイス(たとえ
ばリング・レーザ)や、集積光学デバイス(たとえばマ
ッハ・ゼンダー変調器)に対する用途を有する。

め、Al0.98Ga0.02As埋込み層1320はエッチングされ
たキャビティ1321を通してアクセスされる。図13
aに示した酸化フロント1325の周期的波形の形状は
周期的屈折率変化に変化する。周期性が1/2波長の整
数の倍数であるように設計した場合の周期的屈折率変化
は、レーザ作用をする分布帰還機構を提供する。たとえ
ば、AlGaAsに一般的であるAlGaAs埋込み層1320の
3.5の屈折率と、DFBレーザ1300の820nmの
波長のために、酸化フロントの格子周期を約117nm
にする必要がある。図13bは、DFBレーザ1300の
層構造を示す。、nGaAs基層1329上に、n形Al0.7G
a0.3As下部クラッド層1330が一般に約1μmの厚さ
に結晶成長される。そのn形Al0.7Ga0 .3Asクラッド層1
330の上に、n形Al0.4Ga0.6As導波路層1331が一
般に0.12nmの厚さに結晶成長される。n形Al0.4G
a0.6As導波路層1331とp形Al0.4Ga0.6As導波路層1
332の間に、GaAs量子井戸活性層1335がある。p
形Al0.7Ga0.3As上部クラッド層1336は、酸化可能な
p形Al0.98Ga0.02As埋込み層1320によってp形Al
0.4Ga0.6As導波路層1335から分離されている。p形
GaAs層1340はキャッピング層として作用する。

1401が堆積される。

チングされる。p形Al0.5In0.5Pクラッド層155とそ
の下にある半導体層は、ドライエッチング、例えば反応
性イオンエッチング(RIE)または化学的支援イオンビー
ムエッチング(CAIBE)によって、一般にGaInPエッチスト
ップ層111まで下方にエッチングされる。例えば、Ga
Asをベースとするエッジ放射レーザ構造100のエッチ
ングされたキャビティ110は、塩素をベースとする反
応性イオンエッチングまたは化学的支援イオンビームエ
ッチングを使用して、ドライエッチングすることができ
る。
イエッチング技術またはウェットエッチング技術のどち
らかを使用してエッチングすることができる。
a RIBE ECR 3608を使用する化学的支援イオンビームエ
ッチング装置(CAIBE)と、8 SCCM Cl2、 2 SCCM BCl3、5
SCCM Arから成る混合ガスを使用する。混合ガスは、3
50Wのマイクロ波パワーと1200ガウスの磁界によ
る電子サイクロトロン共振(ECR)で活性化される。活性
化されたガスは550Vで試料に向かって加速され、2
8%デュティサイクルで電子エミッタによって中和され
る。試料は100℃に加熱される。エッチング速度はキ
ャビティのサイズによって決まり、直径2μmの円形キ
ャビティの場合は約1,000オングストローム/分で
ある。
ッチングツール、たとえばPlasmaQuest ECRリアクタを
使用する反応性イオンエッチング(RIE)を使用して実施
することができる。RIEエッチングの例は、1 SCCM C
l2、10 SCCM BCl3、および13.5 SCCM ArのECR活性化混
合ガスと、400Wのマイクロ波パワーと33WのRFパ
ワーを使用している。エッチングチャンバ圧力は2.1
torr に調整され、試料温度は4℃に設定される。エッ
チング速度は同様にキャビティのサイズによって決ま
り、直径2μmの円形パターンの場合は約730オング
ストローム/分で、直径10μm以上のキャビティの場
合は1,300オングストローム/分である。RIE装置
はPlasmaQuest ECRリアクタである。
はウェットエッチングを使用して作ることは難しいが、
ウェットケミカル装置で大きなキャビティをあけること
は、実行可能なオプションである。AlGaAsをエッチング
できる化学物質の混合物は1H3PO4 : 1 H2O2 : 30 H2Oで
ある。ここで、数字は体積比を示す。化学物質を別の比
率で混合することも可能である。さらに、他の化学物質
たとえばHCl/H2O2やH2SO4/H2O2を使用することもでき
る。

チングの場合より高く設定すべきである。AlGaAsおよび
InGaAsP以外の物質に対するエッチングプロセスは必要
なとき開発することができる。

トライプ170の酸化を防止するように注意を払うべき

ストレート導波路構造400および500は、それぞれ
導波路コア425,426、427および526、52

れは、受動導波路構造400及び500のSCH構造19
0のバンドギャップが伝播する光の光子エネルギーより
大きいように、SCH構造190(図1b参照)が設計さ
れる(すなわち、処理される)ことを意味する。このバ
ンドギャップ・エンジニヤリングは、たとえば不純物誘
起層の無秩序またはマイグレーション・エンハンスド・
エピタキシーによって達成することができる。能動デバ
イスについて使用したのと同じプロセスを受動導波路構
造400および500に使用できることは重要である。
その理由は、これにより、単一導波路構造が能動セクシ
ョンと受動セクションをもつことができるからである。
受動セクションは、受動セクションの光吸収性をもたら
すバイアス電圧を加えることによって光変調器として使
用することができる。

- 【請求項1】 半導体構造において、 基層と、 前記基層の上に形成された複数の半導体層であって、最
上部層である第1半導体層及び活性層から成る第2半導
体層を含む複数の半導体層と、 前記最上部層から延びた孔が入り込んでいる酸化可能な
半導体層とから成り、 前記酸化可能な半導体層の第1領域および第2領域によ
って境界が定められた非酸化ストライプ領域を形成する
ように、前記酸化可能な半導体層の前記第1領域および
前記第2領域は酸化されていることを特徴とする半導体
構造。 - 【請求項2】 半導体構造を製造する方法であって、 基層を設けるステップと、 前記基層の上に最上部層である第1半導体層と活性層か
ら成る第2半導体層とを含む複数の半導体層を形成する
ステップと、 前記最上部層から延びた孔が入り込んでいる酸化可能な
半導体層を設けるステップとから成り、 前記酸化可能な半導体層の第1領域および第2領域によ
って境界が定められた非酸化ストライプ領域を形成する
ように、前記酸化可能な半導体層の前記第1領域および
前記第2領域を酸化することを特徴とする方法。
