Abstract
Additives for electro-plating baths are salts of a compound of formula <FORM:1082148/C6-C7/1> where R1 is H, CH3, SH, OH or NH2, with either (a) a compound R2R3NH, where R2 and R3 are hydrogen, a substituted or unsubstituted C1- 4 aliphatic hydrocarbon radical, a substituted or unsubstituted C4- 6 cyclo aliphatic hydrocarbon radical, a substituted or unsubstituted aromatic hydrocarbon radical, or a substituted or unsubstituted heterocyclic radical having 5 or 6 ring atoms selected from C, S, N and O, at least 3 of which are carbon, but R2 and R3 are not both hydrogen; or with (b) a substituted pyridine, the substituents in (a) and (b) being selected from -OH, -Cl, -NH2 and -SO2ONa (see Division C2). The salts, e.g. monoethanolamine trithiocyanurate, act as grain refiners for copper deposited from an acid bath.ALSO:The invention comprises salts of a compound <FORM:1082148/C2/1> where R1 is H, CH3, SH, OH or NH2, with either (a) a compound R2R3NH, where R2 and R3 are hydrogen, a substituted or unsubstituted C1- 4 aliphatic hydrocarbon radical, a substituted or unsubstituted C4- 6 cycloaliphatic hydrocarbon radical, a substituted or unsubstituted aromatic hydrocarbon radical, or a substituted or unsubstituted heterocyclic radical having 5 or 6 ring atoms selected from C, S, N and O, at least 3 of which are carbon, but R2 and R3 are not both hydrogen; or with (b) a substituted pyridine, the substituents in (a) or (b) being selected from -OH, -Cl, -NH2 and -SO2ONa; and their production by reaction of the components in a liquid medium. The salts are used in plating electrolytes.
