Abstract

As shown, a Zener diode is produced by diffusing boron into an N-type silicon wafer 1 to form P-type region 2 and then alloying aluminium through region 2 to form a junction having a central portion 3b with a high impurity concentration gradient surrounded by a portion 3a with a low impurity concentration gradient. Region 2 may be formed by epitaxial growth instead of by diffusion. An ohmic contact is made to wafer 1 either by alloying a goldantimony foil 6 to the surface or by diffusing an impurity into the wafer to form N+ region 5 and then plating the surface with nickel.
