Abstract
Ein Bonding-Material, das erste Partikel (6), die ein erstes Metall enthalten, zweite Partikel, die ein zweites Metall mit einem Schmelzpunkt enthalten, der niedriger als jener des ersten Metalls ist, sowie ein Füllharz (8) enthält, wird auf das eine von einem Halbleiterelement und einem Leiterelement zugeführt, und in einer Oberfläche des zugeführten Bonding-Materials werden Öffnungen gebildet. Das andere von dem Leiterelement und dem Halbleiterelement wird an dem Bonding-Material, in dem die Öffnungen ausgebildet sind, angebracht und gegen dieses gedrückt, und das Füllharz (8), das an der Oberfläche des Bonding-Materials ungleichmäßig verteilt ist, wird in die Öffnungen verbracht, und es wird eine Erwärmung bei der Bonding-Temperatur durchgeführt. Im Ergebnis wird die ungleichmäßige Verteilung des Füllharzes (8) unterbunden, und es ist möglich, das Halbleiterelement und das Leiterelement zuverlässig zu bonden, indem eine Verbindungsstruktur verwendet wird, in der die ersten Partikel (6) durch eine das erste Metall und das zweite Metall enthaltende intermetallische Verbindung (7) aneinander gebondet sind, so dass die Erzielung einer Halbleitereinheit mit einer hohen Bonding-Zuverlässigkeit ermöglicht wird.
Description
- TECHNISCHES GEBIET
- Die vorliegende Erfindung bezieht sich auf eine Halbleitereinheit, bei der ein Halbleiterelement und ein Leiterelement mit elektrischer Leitung verbunden sind.
- STAND DER TECHNIK
- Ein vertikales Halbleiterelement, wie beispielsweise ein IGBT, eine Diode und ein MOSFET, ist an einer Leistungswandlungs-Halbleitereinheit angebracht, die für eine Wechselrichtersteuerung eines Motors oder dergleichen verwendet wird. An der vorderen und der rückwärtigen Oberfläche des Halbleiterelements sind mittels einer Metallisierung mit einem Metall Elektroden ausgebildet, und im Fall einer üblichen Halbleitereinheit sind die rückwärtige Oberflächenelektrode des Halbleiterelements und eine Leiterplatte häufig über einen Lot-Bonding-Bereich verbunden.
- Da die Tendenz besteht, dass das Ausmaß an Wärmeerzeugung des Halbleiterelements größer wird, ist für ein Bonding-Material, das für ein derartiges Leistungsmodul verwendet wird, ein hohes Leistungsvermögen in Bezug auf die Wärmebeständigkeit erwünscht. Das heißt, es ist ein Bonding-Bereich mit einem hohen Schmelzpunkt erforderlich. Bislang hat man jedoch noch kein bleifreies Lotmaterial mit einer hohen Wärmebeständigkeit entdeckt.
- Darüber hinaus macht als eine alternative Maßnahme die Entwicklung einer Sinter-Bonding-Technik zur Erzielung eines Bondings durch Sintern ultrafeiner Partikel, wie beispielsweise Silber, Fortschritte; da es jedoch notwendig ist, bei einem Bonding-Prozess einen Druck auszuüben, um ein Halbleiterelement gegen ein Substrat zu drücken, besteht aufgrund von Problemen, wie beispielsweise einer Beschädigung und einer Verunreinigung des Elements, in der derzeitigen Situation ein großes Problem in Bezug auf die Produktivität.
- Unter diesen Umständen hat man anstatt der vorstehend beschriebenen Lot-Bonding-Technik und Sinter-Bonding-Technik ein Flüssigphasen-Diffusions-Bonding (Transient Liquid Phase Bonding: TLP-Bonding) untersucht. Bei dieser Bonding-Technik wird ein Bonding-Material verwendet, das aus Metallpartikeln mit einem niedrigen Schmelzpunkt, die bei einer Bonding-Temperatur schmelzen, und Metallpartikeln mit einem hohen Schmelzpunkt gebildet ist, die bei der Bonding-Temperatur nicht schmelzen. Wenn das vorstehend beschriebene Bonding-Material bei der Bonding-Temperatur erwärmt wird, schmelzen die Metallpartikel mit einem niedrigen Schmelzpunkt, verteilen sich benetzend auf den Oberflächen der Metallpartikel mit einem hohen Schmelzpunkt und werden mit diesen in Kontakt gebracht, und somit reagieren jeweils beide miteinander.
- Im Ergebnis wird eine intermetallische Verbindung mit einem Schmelzpunkt gebildet, der höher als die Bonding-Temperatur ist, und es wird ein Bonding-Bereich mit einer Struktur erhalten, bei der die Metallpartikel mit einem hohen Schmelzpunkt durch die intermetallische Verbindung aneinander gebondet sind. Im Ergebnis ist es möglich, einen Bonding-Bereich mit einem hohen Schmelzpunkt zu erhalten, der nicht erneut schmilzt, auch wenn er abermals der Bonding-Temperatur ausgesetzt wird.
- In dem Patentdokument 1 ist ein Material beschrieben, bei dem Sn-Partikel und Cu-Partikel als Metallpartikel mit einem niedrigen Schmelzpunkt bzw. Metallpartikel mit einem hohen Schmelzpunkt verwendet werden. Wird eine Erwärmung bei der Bonding-Temperatur durchgeführt, schmelzen die Sn-Partikel, verteilen sich benetzend auf den Oberflächen der Cu-Partikel und kommen mit diesen in Kontakt, so dass sie miteinander reagieren, und es wird eine Struktur gebildet, bei der die Cu-Partikel durch eine intermetallische Verbindung, die Cu6Sn5 enthält, aneinander gebondet sind. Im Ergebnis wird ein in hohem Maße wärmebeständiger Bonding-Bereich erhalten, der aus Cu-Partikeln mit einem hohen Schmelzpunkt und einer Cu6Sn5 enthaltenden intermetallischen Verbindung mit einem hohen Schmelzpunkt besteht.
- Bei dem Prozess zur Bildung eines Zustands, in dem die Cu-Partikel durch die Cu6Sn5 enthaltende intermetallische Verbindung aneinander gebondet sind, ist es jedoch extrem schwierig, ein gleichmäßiges Strömen des geschmolzenen Sn in einer Bonding-Schicht und ein vollständiges Füllen der Zwischenräume zwischen den Cu-Partikeln zu bewirken. Mit anderen Worten, bei dem Prozess zur Bildung eines Zustands, in dem die Cu-Partikel durch die Cu6Sn5 enthaltende intermetallische Verbindung aneinander gebondet werden, ist es unvermeidbar, dass Zwischenräume (Hohlräume) in der Bonding-Schicht verbleiben. Es besteht das Risiko, dass diese Hohlräume jeweils zu einem Ausgangspunkt werden und durch Spannungen, die bei einem Betrieb des Produkts auftreten, Risse hervorgerufen werden können.
- In dem Patentdokument 2 ist dagegen ein Bonding-Material beschrieben, das Legierungspartikel, die Cu und Sn enthalten, sowie ein organisches Bindemittelharz aufweist. Es wird in Betracht gezogen, dass ein Bonding-Bereich, der durch Verwenden des Bonding-Materials gebildet wird, eine Struktur aufweist, bei der die Legierungspartikeln aneinander gebondet sind und Hohlräume zwischen den Legierungspartikeln mit dem organischen Bindemittelharz gefüllt sind.

- Mit der Erfindung zu lösendes Problem
- Es wird davon ausgegangen, dass es durch Hinzufügen eines organischen Bindemittelharzes zu einem Bonding-Material, das wie beim Patentdokument 2 Metallpartikel mit einem hohen Schmelzpunkt und Metallpartikel mit einem niedrigen Schmelzpunkt enthält, und Füllen der Hohlräume zwischen den Metallpartikeln möglich ist, eine von den Hohlräumen ausgehende Rissbildung zu reduzieren. Da sich jedoch das spezifische Gewicht der Metallpartikel und das spezifische Gewicht des organischen Bindemittelharzes stark unterscheiden, ist es zum Beispiel möglich, dass die Metallpartikel und das organische Bindemittelharz in einem Fall, in dem ein Bonding-Material auf ein Leiterelement aufgedruckt wird und ein Halbleiterelement an dem aufgedruckten Bonding-Material angebracht und an dieses gebondet wird, aufgrund des Unterschieds der spezifischen Gewichte innerhalb des Bonding-Materials ungleichmäßig verteilt sind.
- Es besteht das Risiko, dass mit einem derartigen ungleichmäßigen Bonding-Bereich eine Leitung zwischen dem Halbleiterelement und dem Leiterelement nicht sichergestellt werden kann, außerdem die Bonding-Festigkeit abnimmt und Bonding-Fehler auftreten.
- Die Aufgabe der vorliegenden Erfindung besteht darin, eine Halbleitereinheit anzugeben, die einen Bonding-Bereich, durch den eine ungleichmäßige Verteilung der Metallpartikel in der Bonding-Richtung unterbunden wird, eine intermetallische Verbindung sowie ein Füllharz aufweist und die eine hohe Bonding-Zuverlässigkeit aufweist, sowie ein Verfahren zur Herstellung der Halbleitereinheit anzugeben.
- Mittel zum Lösen des Problems
- Eine Halbleitereinheit gemäß der vorliegenden Erfindung weist Folgendes auf:
- ein Halbleiterelement; ein Leiterelement; sowie einen Bonding-Bereich, in dem das Halbleiterelement und das Leiterelement mit elektrischer Leitung gebondet sind, wobei der Bonding-Bereich Folgendes enthält: erste Partikel, die ein erstes Metall enthalten, eine intermetallische Verbindung, die das erste Metall und ein zweites Metall mit einem Schmelzpunkt enthält, der niedriger als ein Schmelzpunkt des ersten Metalls ist, und welche die ersten Partikel miteinander verbindet, sowie ein Füllharz, wobei der Bonding-Bereich in einem Querschnitt parallel zu einer Bonding-Richtung Mischmetallbereiche aufweist, in denen eine Verbindungsstruktur, welche die ersten Partikel und die intermetallische Verbindung aufweist, durchgehend von einer Bonding-Oberfläche mit dem Halbleiterelement zu einer Bonding-Oberfläche mit dem Leiterelement ausgebildet ist, und Mischharzbereiche aufweist, die jeweils zwischen zwei der Mischmetallbereiche ausgebildet sind, die benachbart zueinander sind, in denen der Anteil des Füllharzes höher als der Anteil des Füllharzes in den Mischmetallbereichen ist und sich die Verbindungsstruktur nicht in Kontakt mit zumindest einem von dem Halbleiterelement und dem Leiterelement befindet.
- Darüber hinaus weist ein Verfahren zur Herstellung einer Halbleitereinheit gemäß der vorliegenden Erfindung Folgendes auf: einen Bonding-Material-Zuführungs-prozess, bei dem ein Bonding-Material, das erste Partikel, die ein erstes Metall enthalten, zweite Partikel, die ein zweites Metall mit einem Schmelzpunkt enthalten, der niedriger als ein Schmelzpunkt des ersten Metalls ist, sowie ein Füllharz enthält, auf das eine von einem Halbleiterelement und einem Leiterelement zugeführt wird und bei dem Öffnungen in einer Oberfläche des zugeführten Bonding-Materials gebildet werden; einen Anbringungsprozess, bei dem das andere von dem Leiterelement und dem Halbleiterelement an dem Bonding-Material, in dem die Öffnungen ausgebildet sind, angebracht und gegen dieses gedrückt wird und bei dem das in der Oberfläche des Bonding-Materials ungleichmäßig verteilte Füllharz in die Öffnungen verbracht wird; sowie einen Bonding-Prozess, bei dem das Bonding-Material bei einer Temperatur erwärmt wird, die höher als der Schmelzpunkt des zweiten Metalls und niedriger als der Schmelzpunkt des ersten Metalls ist.
- Effekte der Erfindung
- Gemäß der vorliegenden Erfindung wird eine ungleichmäßige Verteilung des Füllharzes in der Bonding-Richtung unterbunden, indem das in der Oberfläche des Bonding-Materials ungleichmäßig verteilte Füllharz in die in dem Bonding-Material angeordneten Öffnungen verbracht wird, und es ist möglich, das Halbleiterelement und das Leiterelement durch Verwenden der Verbindungsstruktur, welche die Metallpartikel und die intermetallische Verbindung aufweist, zuverlässig zu bonden, so dass die Erzielung einer Halbleitereinheit mit einer hohen Bonding-Zuverlässigkeit ermöglicht wird.

- Erste Ausführungsform
- Im Folgenden wird eine erste Ausführungsform der vorliegenden Erfindung unter Bezugnahme auf die Zeichnungen beschrieben. Es ist anzumerken, dass identische Bezugszeichen in den Zeichnungen identische oder entsprechende Bereiche kennzeichnen.
- Wie in den
1 und2 dargestellt, weist eine Halbleitereinheit1 gemäß der vorliegenden Erfindung eine Struktur auf, bei der ein Halbleiterelement3 an eine Oberfläche einer Leiterplatte2 (eines Leiterelements) mit Elektroden21 ,23 gebondet ist, die an beiden Seiten einer isolierenden Schicht22 ausgebildet sind, wobei ein Bonding-Bereich4 , der aus einem später zu beschreibenden Bonding-Material besteht, dazwischen eingefügt ist. Der Bonding-Bereich4 weist Mischmetallbereiche41 und Mischharzbereiche42 auf, wie später beschrieben wird. - Als isolierende Schicht
22 der Leiterplatte2 kann eine Keramikplatte aus Siliciumnitrid, Aluminiumoxid, Aluminiumnitrid oder dergleichen verwendet werden. Unter dem Gesichtspunkt der Wärmeabführung der gesamten Leistungshalbleitereinheit, die ein hohes Maß an Wärmeerzeugung aufweist, ist es wünschenswert, ein Material mit einer thermischen Leitfähigkeit von 20 W/m·K oder einer höheren thermischen Leitfähigkeit zu verwenden, und ein Material mit einer thermischen Leitfähigkeit von 70 W/m·K ist wünschenswerter. - Als Material für die Elektroden
21 ,23 , die an der vorderen und der rückwärtigen Oberfläche der isolierenden Schicht22 angeordnet sind, hat man Cu verwendet. Es ist anzumerken, dass die Elektroden21 ,23 nicht darauf beschränkt sind, dass sie aus Cu bestehen, und es kann auch ein Elektrodenmaterial aus Al oder Ni verwendet werden, solange an der äußersten Oberfläche eine metallisierte Schicht angeordnet ist, die aus einem von Au, Pt, Pd, Ag, Cu, Ni oder einer Legierung derselben besteht, die ein wünschenswertes Bonding ermöglichen. - Das Halbleiterelement
3 ist aus einem Halbleitermaterial gebildet, wie z.B. Silicium (Si), Siliciumcarbid (SiC), Galliumnitrid (GaN), Galliumarsenid (GaAs), Diamant (C) oder dergleichen. An einer Oberfläche des Halbleiterelements3 , das in der Halbleitereinheit1 gemäß der ersten Ausführungsform verwendet wird, wobei die Oberfläche der Leiterplatte2 gegenüberliegt, ist eine metallisierte Schicht angeordnet, um die Bonding-Eigenschaft mit dem Bonding-Bereich4 sicherzustellen, und die äußerste Oberfläche der metallisierten Schicht besteht aus einem von Au, Pt, Pd, Ag, Cu, Ni oder einer Legierung derselben. - Bei dem Halbleiterelement
3 , das diese Materialien verwendet, handelt es sich um ein vertikales Halbleiterelement, wie beispielsweise um einen IGBT (Bipolartransistor mit isoliertem Gate), eine Diode oder einen MOSFET (Metall-Oxid-Halbleiter-Feldeffekttransistor). - Das Bonding-Material, das für die Halbleitereinheit
1 gemäß der ersten Ausführungsform verwendet wird, wird unter Bezugnahme auf die3A und3B beschrieben.3A ist eine Ansicht, die einen Zustand darstellt, bevor das für die Halbleitereinheit1 gemäß der ersten Ausführungsform verwendete Bonding-Material erwärmt wird. Bei dem Bonding-Material handelt es sich um ein pastenartiges Bonding-Material, das Lotpartikel, die hauptsächlich aus Sn bestehen (Metallpartikel9 mit einem niedrigen Schmelzpunkt), Cu-Partikel, die bei der Bonding-Temperatur nicht schmelzen (Metallpartikel6 mit einem hohen Schmelzpunkt), sowie ein Polyimid-Harz als ein Füllharz10 vor einem Härten enthält. Das Bonding-Material enthält bevorzugt eine Flussmittelkomponente, um die Metallpartikel6 ,9 und eine zu bondende Oberfläche zu reinigen. Darüber hinaus ist es möglich, in geeigneter Weise eine Lösungsmittelkomponente zur Einstellung von Charakteristika hinzuzufügen, wie beispielsweise der Viskosität der Paste aus dem Bonding-Material. - In Bezug auf die vorstehende Flussmittelkomponente und das vorstehende Lösungsmittel ist eine Darstellung derselben in der Zeichnung weggelassen.
3B ist eine Ansicht, die einen Zustand nach einer Erwärmung des Bonding-Materials11 darstellt. Wenn das vorstehend beschriebene Bonding-Material erwärmt wird, schmelzen die Lotpartikel, verteilen sich benetzend auf den Oberflächen der Cu-Partikel und werden mit diesen in Kontakt gebracht, und somit reagieren jeweils beide miteinander. - Im Ergebnis wird eine Cu6Sn5 enthaltende intermetallische Verbindung
7 mit einem Schmelzpunkt gebildet, der höher als die Bonding-Temperatur ist, und es wird eine Verbindungsstruktur gebildet, bei der die Cu-Partikel durch die intermetallische Verbindung7 aneinander gebondet sind. Als Resultat dieser Reaktion sind die Lotpartikel aufgebraucht, und es ist möglich, einen Bonding-Bereich4 zu erhalten, der einen hohen Schmelzpunkt aufweist, bei dem der Bonding-Bereich4 nicht erneut schmilzt, auch wenn er abermals der Bonding-Temperatur ausgesetzt wird. - Darüber hinaus ist das gehärtete Füllharz
8 so angeordnet, dass es die Zwischenräume zwischen diesen Metallkomponenten füllt. Wie nachstehend beschrieben, ist es in dem Mischmetallbereich41 von Bedeutung, das gehärtete Füllharz8 fein zwischen den Cu-Partikeln (den Metallpartikeln6 mit einem hohen Schmelzpunkt) und der intermetallischen Verbindung7 zu verteilen, um thermische Spannungen abzubauen, die an dem Bonding-Bereich anliegen, und die Zuverlässigkeit zu verbessern. - Die Metallpartikel
6 mit einem hohen Schmelzpunkt müssen nicht zwangsläufig eine kugelförmige Gestalt aufweisen und können zum Beispiel eine schuppenförmige Gestalt, eine stäbchenförmige Gestalt, eine dendritische Gestalt oder eine Gestalt mit einer sehr unebenen Oberfläche aufweisen. Es ist wünschenswert, dass die Gestalt derart ist, dass benachbarte Metallpartikel6 mit einem hohen Schmelzpunkt in Kontakt miteinander gebracht werden können. Es ist anzumerken, dass in einem Fall, in dem in Betracht gezogen wird, dass das Bonding-Material aufgedruckt werden kann, eine kugelförmige Gestalt am wünschenswertesten ist. - Es ist wünschenswert, dass die Metallpartikel
9 mit einem niedrigen Schmelzpunkt so angeordnet sind, dass sie mit den Metallpartikeln6 mit einem hohen Schmelzpunkt gleichmäßig bonden. Daher ist es wünschenswert, dass die Metallpartikel9 mit einem niedrigen Schmelzpunkt einen Partikeldurchmesser aufweisen, der kleiner als der Partikeldurchmesser der Metallpartikel6 mit einem hohen Schmelzpunkt ist, und dass sie eine kugelförmige Gestalt aufweisen. - Wird jedoch in Betracht gezogen, dass der Oberflächenbereich der Metallpartikel
9 mit einem niedrigen Schmelzpunkt zu groß ist und eine große Menge der Flussmittelkomponente erforderlich ist, wenn der Partikeldurchmesser extrem klein gestaltet wird, ist es bevorzugt, dass der Partikeldurchmesser der Metallpartikel9 mit einem niedrigen Schmelzpunkt etwa gleich 1 µm bis 5 µm ist und der Partikeldurchmesser der Metallpartikel6 mit einem hohen Schmelzpunkt etwa gleich 10 µm bis 50 µm ist. - In einem Fall, in dem Lotpartikel als die Metallpartikel
9 mit einem niedrigen Schmelzpunkt und Cu-Partikel als die Metallpartikel6 mit einem hohen Schmelzpunkt verwendet werden, ist die Menge der Metallpartikel9 mit einem niedrigen Schmelzpunkt in Bezug auf das Massenverhältnis bevorzugt gleich 1/3 bis 1/2 der Menge der Metallpartikel6 mit einem hohen Schmelzpunkt. Im Ergebnis können die Metallpartikel6 mit einem hohen Schmelzpunkt gebondet werden, und die Restmenge der Metallpartikel9 mit einem niedrigen Schmelzpunkt kann minimiert werden. - Es ist anzumerken, dass bei der ersten Ausführungsform Lotpartikel, die hauptsächlich aus Sn bestehen, als Metallpartikel
9 mit einem niedrigen Schmelzpunkt verwendet werden; es können jedoch auch irgendwelche Metallarten verwendet werden, die bei einer Temperatur schmelzen, die niedriger als die Bonding-Temperatur ist. Wird in Betracht gezogen, dass die Temperatur, bei der das Bonding der Halbleitereinheit durchgeführt wird, niedriger als 300 °C ist, ist es möglich, Sn, In oder eine Sn-Legierung, eine In-Legierung, die ein weiteres Element enthalten, oder ein Gemisch derselben zu verwenden. - Darüber hinaus sind die Metallpartikel
6 mit einem hohen Schmelzpunkt nicht auf die Cu-Partikel beschränkt und können auch aus irgendeinem Material bestehen, das eine intermetallische Verbindung mit den Metallpartikeln9 mit einem niedrigen Schmelzpunkt bilden kann, die schmilzt und eine Verbindung zwischen den Metallpartikeln6 mit einem hohen Schmelzpunkt sicherstellen kann. Zum Beispiel kann Cu, Ag, Ni, Al, Zn, Au, Pt, Pd, eine Legierung, die diese als eine Hauptkomponente enthält, oder ein Gemisch derselben verwendet werden. - Als Füllharz
8 kann ein wärmehärtendes Harz verwendet werden, und es kann nicht nur ein Polyimid-Harz, sondern zum Beispiel auch ein Epoxid-Harz, ein Phenol-Harz, ein Polyurethan-Harz, ein Melamin-Harz, ein Harnstoff-Harz oder dergleichen verwendet werden. Die Menge des Füllharzes8 ist in Bezug auf das Volumenverhältnis bevorzugt gleich 5% bis 40% der Menge des gesamten Bonding-Bereichs4 . In einem Fall, in dem die Menge des Füllharzes geringer als in diesem Bereich liegend ist, besteht das Risiko, dass die Menge des Füllharzes8 , die für ein Füllen der Zwischenräume zwischen den Metallpartikeln6 mit einem hohen Schmelzpunkt und der intermetallischen Verbindung7 ausreichend ist, nicht sichergestellt werden kann. - In einem Fall dagegen, in dem die Menge des Füllmaterials
8 größer als in diesem Bereich liegend ist, geht die Menge des Füllmaterials8 weit über das Volumen der Zwischenräume zwischen den Metallpartikeln6 mit einem hohen Schmelzpunkt und der intermetallischen Verbindung7 hinaus, und daher ist es möglich, dass das Füllharz8 ungleichmäßig verteilt ist und die Bonding-Zuverlässigkeit verringert ist. - Unter Bezugnahme auf die Zeichnungen wird ein Verfahren zur Herstellung der Halbleitereinheit der ersten Ausführungsform beschrieben.
- Die
4A bis4C zeigen perspektivische Ansichten eines Hauptbereichs, die einen Bonding-Prozess für das Leiterelement und das Halbleiterelement in der Halbleitereinheit gemäß der ersten Ausführungsform darstellen. Wie in4A dargestellt, wird zunächst eine Gitterplatte12 mit gitterförmigen Öffnungen13 auf einer oberen Oberfläche der Leiterplatte2 angeordnet. Indem ein Scannen mit einer Rakel14 derart durchgeführt wird, dass die gitterförmigen Öffnungen13 mit dem Bonding-Material11 gefüllt werden, das auf die obenliegende Gitterplatte12 zugeführt wird, wird das Bonding-Material11 einem Bereich der Leiterplatte2 zugeführt, in dem das Halbleiterelement3 gebondet werden soll, wobei die Form der gitterförmigen Öffnungen13 transferiert wird. - Wie in
4B dargestellt, ist das Bonding-Material11 im Ergebnis in einem Zustand derart auf der Leiterplatte2 angeordnet, dass es mit gitterförmigen Öffnungen15 versehen ist. Danach wird das Halbleiterelement3 auf dem zugeführten Bonding-Material11 angebracht, wird gegen das Bonding-Material11 gedrückt und wird bei der Bonding-Temperatur erwärmt, so dass dadurch ein Bonding erreicht wird, wie in4C dargestellt. - Es ist anzumerken, dass die Dicke des Bonding-Bereichs
4 in einer geeigneten Weise in Abhängigkeit von der geforderten Spezifikation der Halbleitereinheit1 gewählt werden kann; sie kann jedoch unter dem Gesichtspunkt der Aufdruckbarkeit, der Wirtschaftlichkeit und der Zuverlässigkeit in einer geeigneten Weise aus dem Bereich von 50 µm bis 200 µm ausgewählt werden. Darüber hinaus wird das Material, das die vorstehende Gitterplatte12 bildet, unter Berücksichtigung der beim Aufdrucken erforderlichen Flexibilität und der Lösbarkeit von dem Bonding-Material gewählt. - Zum Beispiel können Fasern, wie beispielsweise Polyester, Nylon, Polyarylat, oder Edelstahl verwendet werden. Der Durchmesser der Fasern ist durch eine vorgegebene Druckdicke bestimmt, und in einem Fall, in dem die Dicke des Bonding-Bereichs
4 der Halbleitereinheit1 gemäß der ersten Ausführungsform in einem Bereich von 50 µm bis 200 µm liegt, ist es wünschenswert, dass der Durchmesser der Fasern gleich 20 µm bis 100 µm ist und der Abstand zwischen den Fasern gleich etwa 200 µm bis 500 µm ist. - Als nächstes wird die Veränderung des Bonding-Bereichs während des Bonding-Prozesses unter Bezugnahme auf die
5A bis5D beschrieben.5A stellt den Zustand unmittelbar nach dem Aufdrucken dar. Die Öffnung15 ist in dem Bereich ausgebildet, in dem das Gitter vorhanden war.5B stellt einen Zustand dar, wenn nach dem Aufdrucken Zeit verstrichen ist. Die spezifischen Gewichte der Metallpartikel6 mit einem hohen Schmelzpunkt und der Metallpartikel9 mit einem niedrigen Schmelzpunkt sind nahezu 10 Mal größer als jenes des Füllharzes10 vor dem Härten. Daher setzen sich die Metallpartikel6 mit einem hohen Schmelzpunkt und die Metallpartikel9 mit einem niedrigen Schmelzpunkt im Laufe der Zeit ab, und das Füllharz10 befindet sich ungleichmäßig verteilt in der Oberfläche des Bonding-Materials. - Durch das Anordnen des Halbleiterelements
3 , wie in5C dargestellt, und Drücken des Halbleiterelements3 gegen das Bonding-Material11 wird danach das Füllharz10 mit einem Fließvermögen, das in der Oberfläche des Bonding-Materials11 ungleichmäßig verteilt war, bevorzugt in die Öffnungen15 verbracht, und daher können die Metallpartikel6 mit einem hohen Schmelzpunkt und die Metallpartikel9 mit einem niedrigen Schmelzpunkt zuverlässig in Kontakt mit der rückwärtigen Oberflächenelektrode5 des Halbleiterelements3 gebracht werden. Indem in diesem Zustand, wie in5D dargestellt, eine Erwärmung auf die Bonding-Temperatur durchgeführt wird, wird ein guter Bonding-Bereich4 gebildet, in dem die aus den Metallpartikeln6 mit einem hohen Schmelzpunkt und der intermetallischen Verbindung7 gebildete Verbindungsstruktur sicher an das Halbleiterelement4 gebondet ist. - Es ist anzumerken, dass die Temperaturbedingung bei der Bonding-Erwärmung in einem Fall, in dem das Bonding-Material wie bei der ersten Ausführungsform Cu-Partikel, Lotpartikel und ein Polyimid-Harz enthält, in einer geeigneten Weise zwischen etwa 250 °C und 300 °C gewählt werden kann, wobei es sich dabei um eine Temperatur handelt, die den Schmelzpunkt der Lotpartikel überschreitet.
- Wie vorstehend beschrieben, sind die Öffnungen
15 bei der Halbleitereinheit1 gemäß der ersten Ausführungsform in dem Bonding-Material angeordnet, und das im Übermaß vorhandene Füllharz10 , das die Tendenz zu einer ungleichmäßigen Verteilung aufweist, strömt in die Öffnungen15 hinein, und daher kann eine Halbleitereinheit1 erzielt werden, bei der das Halbleiterelement3 und das Leiterelement2 durch die aus den Metallpartikeln6 mit einem hohen Schmelzpunkt und der intermetallischen Verbindung7 gebildete Verbindungsstruktur zuverlässiger gebondet sind. - Im Ergebnis kann eine Leitung zwischen dem Halbleiterelement
3 und dem Leiterelement2 ausreichend sichergestellt werden und kann eine hohe Bonding-Festigkeit erzielt werden. Da die Hohlräume zwischen den Metallpartikeln mit dem gehärteten Füllharz8 gefüllt sind, ist es darüber hinaus möglich, die Entstehung von Rissen zu unterbinden, die von den Hohlräumen ausgehen. - Mit der ersten Ausführungsform kann die Bonding-Zuverlässigkeit der Halbleitereinheit verbessert werden, wie vorstehend beschrieben.
- Es ist anzumerken, dass die Anordnung der Öffnungen
15 nicht auf eine Gitterform beschränkt ist und zum Beispiel eine andere Struktur möglich ist, wie z.B. eine Streifenform oder eine Punktform. Darüber hinaus ist nicht nur eine regelmäßige Anordnung möglich, sondern auch eine zufällige Anordnung. Um die Gleichmäßigkeit des Bonding-Bereichs sicherzustellen, ist es wünschenswert, die Öffnungen15 über die gesamte Oberfläche des zugeführten Bonding-Materials11 zu verteilen und die Öffnungen15 gleichmäßig mit gleichen Abständen anzuordnen. Indem das Bonding-Material11 durch die Druckplatte hindurch zugeführt wird, die mit den Öffnungen versehen ist, die der Anordnung der zu bildenden Öffnungen15 entsprechen, können die Zuführung des Bonding-Materials11 und die Bildung der Öffnungen15 gleichzeitig durchgeführt werden. - Darüber hinaus werden die Öffnungen bei der ersten Ausführungsform gleichzeitig mit der Zuführung des Bonding-Materials gebildet. Die vorliegende Erfindung ist jedoch nicht darauf beschränkt, und die Öffnungen können auch nach einer Zuführung des Bonding-Materials gebildet werden. In diesem Fall kann als ein Verfahren zur Bildung von Öffnungen in einem zugeführten Bonding-Material zum Beispiel ein Verfahren in Betracht gezogen werden, bei dem ein Strukturformkörper eingedrückt wird, in einer Rillenform eingeritzt wird oder dergleichen.
- Wenngleich darüber hinaus das Bonding-Material zugeführt wird und das Halbleiterelement
3 an der Leiterplatte2 angebracht wird, ist die vorliegende Erfindung nicht darauf beschränkt, und es ist auch möglich, das Bonding-Material11 zuzuführen und die Leiterplatte2 an dem Halbleiterelement3 anzubringen. - Als nächstes wird die Struktur der Halbleitereinheit
1 gemäß der ersten Ausführungsform beschrieben.6A stellt eine Querschnittsansicht der Halbleitereinheit1 , die mittels des vorstehend beschriebenen Herstellungsverfahrens hergestellt wurde, in einem Querschnitt parallel zu der Bonding-Richtung geschnitten dar. Darüber hinaus stellt6B die vergrößerte Ansicht der Peripherie des Mischharzbereichs42 des Bonding-Bereichs4 in6A dar. - Wie in
6B dargestellt, sind in dem Querschnitt des Bonding-Bereichs4 Mischmetallbereiche41 und ein Mischharzbereich42 vorhanden, und der Mischharzbereich42 befindet sich zwischen zwei benachbarten Mischmetallbereichen41 . Die Mischharzbereiche42 werden gebildet, indem das Füllharz10 in die Öffnungen15 hineinströmt, wie vorstehend beschrieben, und sind in einer der Anordnung der Öffnungen15 entsprechenden Gitterform angeordnet. - In den Mischmetallbereichen
41 ist die aus den Metallpartikeln6 mit einem hohen Schmelzpunkt und der intermetallischen Verbindung7 gebildete Verbindungsstruktur durchgehend von der Bonding-Oberfläche des Halbleiterelements3 bis zu der Bonding-Oberfläche der Leiterplatte2 ausgebildet. In den Mischharzbereichen42 befindet sich die Verbindungsstruktur dagegen nicht in Kontakt mit dem Halbleiterelement3 . - Da die Mischharzbereiche
42 gebildet werden, indem das Füllharz10 vor einem Härten an die Stellen strömt, an denen die Öffnungen15 vorhanden waren, ist der Anteil des Füllharzes8 in den Mischharzbereichen42 größer als jener in den Mischmetallbereichen41 . Typischerweise ist die Menge des Füllharzes8 in den Mischmetallbereichen41 geringer als 50 Volumen%, und die Menge des Füllharzes8 in den Mischharzbereichen42 ist gleich 50 Volumen% oder größer. - Es ist anzumerken, dass die Anordnung der Mischharzbereiche
42 in einer ähnlichen Weise wie bei den Öffnungen15 nicht auf eine Gitterform beschränkt ist und zum Beispiel auch eine andere Struktur möglich ist, wie beispielsweise eine Streifenform oder eine Punktform. Darüber hinaus ist nicht nur eine regelmäßige Anordnung möglich, sondern auch eine zufällige Anordnung. Um die Gleichmäßigkeit des Bonding-Bereichs4 sicherzustellen, ist es wünschenswert, die Mischharzbereiche42 über den gesamten Bonding-Bereich4 zu verteilen und die Mischharzbereiche42 gleichmäßig mit gleichen Abständen anzuordnen. - Darüber hinaus sind in dem Halbleiterelement der Halbleitereinheit gemäß der ersten Ausführungsform im Allgemeinen ein wichtiger effektiver Schaltungsbereich, der zur Leitung von elektrischem Strom und Wärme beiträgt, und ein nichtiger Schaltungsbereich angeordnet, wie beispielsweise ein äußerer peripherer Bereich, der keine elektrische oder thermische Leitung erzielen muss.
- Daher ist es effektiv, die Mischharzbereiche
42 entsprechend der Schaltungsstruktur des Halbleiterelements3 jeweils in dem ineffektiven Bereich anzuordnen und die Steifigkeit des Bonding-Bereichs zu verringern, um die Bonding-Zuverlässigkeit zu verbessern. -
7 zeigt dagegen eine Querschnittsansicht eines Hauptbereichs eines Bonding-Bereichs eines Leiterelements und eines Halbleiterelements in einer Halbleitereinheit gemäß einem Vergleichsbeispiel. Bei der Halbleitereinheit gemäß dem Vergleichsbeispiel werden bei einem Bonding-Prozess keine Öffnungen15 in einem Bonding-Material angeordnet. Daher wird ein Halbleiterelement3 bei dem Bonding-Prozess in einem Zustand angebracht, in dem das Füllharz10 vor dem Härten aufgrund eines Unterschieds des spezifischen Gewichts in Bezug auf die Metallpartikel ungleichmäßig in einer Oberfläche des Bonding-Materials11 verteilt ist. - Wie in
7 dargestellt, ist das Füllharz8 im Ergebnis in dem oberen Bereich eines Bonding-Bereichs4 ungleichmäßig verteilt, und das Halbleiterelement3 kann mit den Metallpartikeln6 mit einem hohen Schmelzpunkt und der intermetallischen Verbindung7 nicht ausreichend in Kontakt gebracht werden, eine Leitung zwischen dem Halbleiterelement3 und der Leiterplatte2 kann nicht erreicht werden, und das Leitungs-Leistungsvermögen als Halbleitereinheit kann nicht erfüllt werden. Darüber hinaus besteht das Risiko, dass eine ausreichende Festigkeit in Bezug auf die Bonding-Festigkeit nicht erzielt werden kann. - Bei der Halbleitereinheit
1 gemäß der ersten Ausführungsform ist es dagegen möglich, eine Halbleitereinheit zu erzielen, die eine hohe Bonding-Zuverlässigkeit sowohl in Bezug auf das Leitungs-Leistungsvermögen als auch in Bezug auf die Bonding-Festigkeit aufweist, da das im Überschuss vorhandene Füllharz10 in den Mischharzbereichen42 gesammelt wird und das Halbleiterelement3 und das Leiterelement2 durch die Verbindungsstruktur aus den Metallpartikeln6 und der intermetallischen Verbindung7 in den Mischmetallbereichen41 zuverlässig mit elektrischer Leitung gebondet sind. - Zweite Ausführungsform
- Die
8A bis8D zeigten Querschnittsansichten eines Hauptbereichs, die Veränderungen während eines Prozesses zur Herstellung eines Bonding-Bereichs eines Leiterelements und eines Halbleiterelements in einer Halbleitereinheit gemäß einer zweiten Ausführungsform der vorliegenden Erfindung darstellen. In den8A bis8D sind die Metallpartikel9 mit einem niedrigen Schmelzpunkt, das Füllharz10 vor einem Härten, die Elektrode21 der Leiterplatte, die Öffnung15 , das Halbleiterelement3 , die rückwärtige Oberflächenelektrode5 , die intermetallische Verbindung7 , die Mischmetallbereiche41 und der Mischharzbereich42 ähnlich wie jene in den5A bis5D . Der Unterschied zu den Veränderungen während des Prozesses zur Herstellung des Bonding-Bereichs des Leiterelements und des Halbleiterelements in der Halbleitereinheit gemäß der ersten Ausführungsform wird nachstehend beschrieben. - Die zweite Ausführungsform unterscheidet sich von der ersten Ausführungsform dahingehend, dass eine Metallschicht
16 mit einem niedrigen Schmelzpunkt, die eine Zusammensetzung identisch mit jener der Metallpartikel9 mit einem niedrigen Schmelzpunkt aufweist, an der Oberfläche der Metallpartikel6 mit einem hohen Schmelzpunkt in dem Bonding-Material11 angeordnet ist, und die sonstigen Einzelheiten sind identisch mit der ersten Ausführungsform. - Indem die Metallschicht
16 mit einem niedrigen Schmelzpunkt an der Oberfläche der Metallpartikel6 mit einem hohen Schmelzpunkt angeordnet wird, entsteht ein Effekt der Sicherstellung, dass das bei der Bonding-Temperatur schmelzende Metall mit einem niedrigen Schmelzpunkt schmilzt und sich benetzend auf der Oberfläche der Metallpartikel6 mit einem hohen Schmelzpunkt verteilt. Darüber hinaus entsteht ein Effekt dahingehend, dass sich die Metallpartikel6 mit einem hohen Schmelzpunkt gleichmäßig verteilen. - Des Weiteren entsteht ein Effekt dahingehend, dass ein Verbinden der Metallpartikel
6 mit einem hohen Schmelzpunkt über die intermetallische Verbindung7 , die durch eine Reaktion zwischen den Metallschichten16 mit einem niedrigen Schmelzpunkt und den Metallpartikeln6 mit einem hohen Schmelzpunkt gebildet wird, zuverlässig durchgeführt wird. - In einem Fall, in dem ein Lot für die Metallpartikel
9 mit einem niedrigen Schmelzpunkt und die Metallschichten16 mit einem niedrigen Schmelzpunkt und Cu-Partikel für die Metallpartikel6 mit einem hohen Schmelzpunkt verwendet werden, ist die Summe der Menge der Metallschichten16 mit einem niedrigen Schmelzpunkt und der Metallpartikel9 mit einem niedrigen Schmelzpunkt in Bezug auf das Massenverhältnis bevorzugt gleich 1/3 bis 1/2 der Menge der Metallpartikel6 mit einem hohen Schmelzpunkt. - Es ist zweckdienlich, die Metallschichten
16 mit einem niedrigen Schmelzpunkt mittels eines Plattierungsvorgangs zu bilden. Die Dicke der Metallschichten16 mit einem niedrigen Schmelzpunkt ist zweckmäßigerweise gleich 1 µm bis 5 µm, wobei diese Dicke ökonomisch mittels eines Plattierungsvorgangs erzeugt werden kann, sie kann jedoch in einer geeigneten Weise innerhalb des Bereichs des vorstehenden Massenverhältnisses gewählt werden. - Dritte Ausführungsform
- Bei einer dritten Ausführungsform wird ferner ein Harzinjektionsprozess zu dem Verfahren zur Herstellung der Halbleitereinheit gemäß der ersten Ausführungsform hinzugefügt. Die sonstigen Einzelheiten sind identisch mit der ersten Ausführungsform.
- Die dritte Ausführungsform wird unter Bezugnahme auf die
9A bis9C beschrieben. In einer ähnlichen Weise wie bei der ersten Ausführungsform wird nach dem Bonding des Halbleiterelements3 und der Leiterplatte2 (9A) ein Harzinjektionsprozess durchgeführt. - Für den Harzinjektionsprozess wird zum Beispiel ein Rahmen
18 für eine Harzinjektion derart angeordnet und gegen die Leiterplatte2 gedrückt, dass er den Bonding-Bereich4 umgibt, und ein Füllharz17 wird für eine Harzinjektion in den Innenbereich des Rahmens18 zugeführt (9B) . Als Rahmen18 für die Harzinjektion kann zum Beispiel ein Rahmen verwendet werden, der aus einem Silikonharz besteht, dessen Oberfläche mit einem Fluorkohlenstoff-Harz beschichtet ist. In diesem Fall kann eine Haftung an der Leiterplatte2 und eine Lösbarkeit von dem zu injizierenden Harz sichergestellt werden, was wünschenswert ist. - Beim Zuführen des Füllharzes
17 ist es wünschenswert, das Füllharz17 derart zuzuführen, dass es den Bonding-Bereich4 bedeckt. In einem Fall, in dem der Prozess des Verbindens einer Elektrode mit einer Oberfläche des Halbleiterelements3 durchgeführt wird und danach ein externer Anschluss angeordnet wird, ist es darüber hinaus wünschenswert, das Füllharz17 in einer solchen Menge zuzuführen, dass die Oberfläche des Halbleiterelements3 nicht bedeckt wird. - Nach dem Zuführen des Füllharzes
17 wird mittels Vakuumentgasung bewirkt, dass das Füllharz17 in den Bonding-Bereich4 eindringt. Danach wird das Füllharz17 durch Erwärmen thermisch gehärtet (9C ). Der Rahmen18 für die Harzinjektion kann mittels einer Spanneinrichtung unter Verwendung eines Gewichts oder einer Feder derart angepresst werden, dass der Rahmen18 für die Harzinjektion durchgehend in den Prozessen von der Zuführung bis zum thermischen Härten des Füllharzes17 stets auf die Leiterplatte2 gedrückt werden kann. Nach dem Härten des Füllharzes17 wird der Rahmen18 für die Harzinjektion entfernt. Somit wird die Halbleitereinheit gemäß der vorliegenden dritten Ausführungsform erhalten. - Durch das Injizieren des Füllharzes
17 nach dem Bonding können Hohlräume, die beim ersten Wärmehärten in dem Bonding-Bereich4 verbleiben, sicher gefüllt werden. Wenn darüber hinaus in einem Versuch, die Hohlraum-Füllrate zu erhöhen, eine große Menge des Füllharzes zu dem Bonding-Material hinzugefügt wird, ist es möglich, dass die Einfachheit des Aufdruckens des Bonding-Materials und die Einfachheit der Verteilung desselben beeinträchtigt werden. - Wenn das Füllharz jedoch nach dem Bonding-Prozess injiziert wird, besteht keine Notwendigkeit, die Menge des Harzes in dem Bonding-Material beim Aufdrucken zu vergrößern. Im Ergebnis kann die Hohlraum-Füllrate erhöht werden, ohne die Einfachheit des Aufdruckvorgangs und die Einfachheit der Verteilung zu verlieren.
- Es ist anzumerken, dass die Mittel zum Injizieren des Harzes nicht auf das Vorige beschränkt sind und irgendwelche Mittel verwendet werden können, durch die das Harz in die in dem Bonding-Bereich
4 verbliebenen Hohlräume injiziert werden kann. - Vierte Ausführungsform
- Bei der vorliegenden Ausführungsform handelt es sich um eine Verwendung der Halbleitereinheit gemäß der ersten bis dritten Ausführungsform, die vorstehend beschrieben sind, bei einer Leistungswandlungsvorrichtung. Wenngleich die vorliegende Erfindung nicht auf eine spezifische Leistungswandlungsvorrichtung beschränkt ist, wird nachstehend als vierte Ausführungsform ein Fall beschrieben, bei dem die vorliegende Erfindung auf einen Dreiphasen-Wechselrichter angewendet wird.

10 ist ein Blockschaubild, das eine Konfiguration eines Leistungswandlungssystems darstellt, bei dem die Leistungswandlungsvorrichtung gemäß der vorliegenden Ausführungsform eingesetzt wird. - Das in
10 dargestellte Leistungswandlungssystem ist durch eine Stromversorgung100 , eine Leistungswandlungsvorrichtung200 und eine Last300 konfiguriert. Bei der Stromversorgung100 handelt es sich um eine Gleichstromversorgung, und sie führt der Leistungswandlungsvorrichtung200 einen Gleichstrom zu. Die Stromversorgung100 kann durch verschiedene Komponenten konfiguriert sein, zum Beispiel kann sie durch ein Gleichstromsystem, eine Solarzelle oder eine Speicherbatterie konfiguriert sein oder kann durch eine Gleichrichterschaltung konfiguriert sein, die mit einem Wechselstromsystem oder einem Wechselstrom/Gleichstrom-Wandler verbunden ist. Darüber hinaus kann die Stromversorgung100 durch einen Gleichstrom/Gleichstrom-Wandler konfiguriert sein, der einen von einem Gleichstromsystem abgegebenen Gleichstrom in einen vorgegebenen Strom umwandelt. - Bei der Leistungswandlungsvorrichtung
200 handelt es sich um einen Dreiphasen-Wechselrichter, der zwischen die Stromversorgung100 und die Last300 geschaltet ist, sie wandelt einen von der Stromversorgung100 zugeführten Gleichstrom in einen Wechselstrom um und führt der Last300 den Wechselstrom zu. Wie in10 dargestellt, weist die Leistungswandlungsvorrichtung200 eine Hauptwandlerschaltung201 auf, die einen Gleichstrom in einen Wechselstrom umwandelt und den Wechselstrom abgibt, und weist eine Steuerschaltung203 auf, die ein Steuersignal, das die Hauptwandlerschaltung201 steuert, an die Hauptwandlerschaltung201 ausgibt. - Bei der Last
300 handelt es sich um einen Dreiphasen-Motor, der durch den von der Leistungswandlungsvorrichtung200 zugeführten Wechselstrom angetrieben wird. Es ist anzumerken, dass die Last300 nicht auf eine spezifische Anwendung beschränkt ist und ein Motor ist, der an verschiedenen elektrischen Vorrichtungen angebracht ist, und zum Beispiel als ein Motor für ein Hybrid-Fahrzeug, ein Elektrofahrzeug, ein Schienenfahrzeug, einen Fahrstuhl oder eine Klimaanlage verwendet wird. - Im Folgenden werden Details der Leistungswandlungsvorrichtung
200 beschrieben. Die Hauptwandlerschaltung201 weist ein Schaltelement und eine Freilaufdiode (nicht gezeigt) auf, und das Schaltelement führt einen Schaltvorgang durch, um den von der Stromversorgung100 zugeführten Gleichstrom in einen Wechselstrom umzuwandeln, und führt der Last300 den Wechselstrom zu. Wenngleich es verschiedene spezifische Schaltungskonfigurationen der Hauptwandlerschaltung201 gibt, ist die Hauptwandlerschaltung201 gemäß der vorliegenden Ausführungsform eine zweistufige Dreiphasen-Vollbrückenschaltung und kann mit sechs Schaltelementen und sechs Freilaufdioden konfiguriert sein, die jeweils antiparallel zu den Schaltelementen geschaltet sind. - Jedes Schaltelement und jede Freilaufdiode der Hauptwandlerschaltung
201 ist durch ein Halbleitermodul202 konfiguriert, das eine Halbleitereinheit1 entsprechend irgendeiner von der ersten bis dritten Ausführungsform verwendet, die vorstehend beschrieben sind. Jeweils zwei Schaltelemente von den sechs Schaltelementen sind in Reihe geschaltet, um einen oberen und einen unteren Zweig zu bilden, und die oberen und unteren Zweige bilden jeweils Phasen (U-Phase, V-Phase, W-Phase) einer Vollbrückenschaltung. Ausgangsanschlüsse der oberen und unteren Zweige, das heißt, drei Ausgangsanschlüsse der Hauptwandlerschaltung201 , sind mit der Last300 verbunden. - Wenngleich die Hauptwandlerschaltung
201 darüber hinaus eine (nicht dargestellte) Treiberschaltung zum Treiben jedes Schaltelements aufweist, kann die Treiberschaltung auch in dem Halbleitermodul202 eingebaut sein, oder es ist eine Konfiguration möglich, bei der eine Treiberschaltung getrennt von dem Halbleitermodul202 angeordnet wird. Die Treiberschaltung erzeugt ein Treibersignal zum Treiben des Schaltelements der Hauptwandlerschaltung201 und führt das Treibersignal einer Steuerelektrode des Schaltelements der Hauptwandlerschaltung201 zu. - Im Einzelnen werden gemäß einem Steuersignal von der später beschriebenen Steuerschaltung
203 ein Treibersignal zum Einschalten des Schaltelements und ein Treibersignal zum Ausschalten des Schaltelements an die Steuerelektrode jedes Schaltelements ausgegeben. In einem Fall, in dem das Schaltelement im Ein-Zustand gehalten wird, ist das Treibersignal ein Spannungssignal (ein Ein-Signal), das gleich einer Schwellenspannung des Schaltelements oder höher als diese ist, und in einem Fall, in dem das Schaltelement in einem Aus-Zustand gehalten wird, ist das Treibersignal ein Spannungssignal (ein Aus-Signal), das gleich der Schwellenspannung des Schaltelements oder niedriger als diese ist. - Die Steuerschaltung
203 steuert die Schaltelemente der Hauptwandlerschaltung201 derart, dass der Last300 ein gewünschter Strom zugeführt wird. Im Einzelnen wird die Zeit (die Ein-Zeit), in der jedes Schaltelement der Hauptwandlerschaltung201 eingeschaltet sein sollte, gemäß dem Strom berechnet, welcher der Last300 zuzuführen ist. Zum Beispiel kann die Hauptwandlerschaltung201 durch eine PWM-Steuerung gesteuert werden, bei der die Ein-Zeit des Schaltelements gemäß der auszugebenden Spannung moduliert wird. - Dann wird ein Steuerbefehl (ein Steuersignal) an die Treiberschaltung ausgegeben, die in der Hauptwandlerschaltung
201 enthalten ist, so dass jedes Mal das Ein-Signal an das einzuschaltende Schaltelement ausgegeben wird und das Aus-Signal an das auszuschaltende Schaltelement ausgegeben wird. Die Treiberschaltung gibt gemäß diesem Steuersignal ein Ein-Signal oder ein Aus-Signal als ein Treibersignal an die Steuerelektrode jedes Schaltelements aus. - Bei der Leistungswandlungsvorrichtung gemäß der vorliegenden Ausführungsform kann die Zuverlässigkeit verbessert werden, da die Halbleitermodule, welche die Halbleitereinheiten gemäß der ersten bis dritten Ausführungsform verwenden, als Schaltelemente und Freilaufdioden der Hauptwandlerschaltung
201 eingesetzt werden. - Bei der vorliegenden Ausführungsform ist ein Beispiel beschrieben, bei dem die vorliegende Erfindung bei einem zweistufigen Dreiphasen-Wechselrichter verwendet wird; die vorliegende Erfindung ist jedoch nicht auf diesen beschränkt und kann bei verschiedenen Leistungswandlungsvorrichtungen verwendet werden.
- Bei der vorliegenden Ausführungsform wird eine zweistufige Leistungswandlungsvorrichtung verwendet; es kann jedoch auch eine dreistufige oder mehrstufige Leistungswandlungsvorrichtung verwendet werden, und in einem Fall, in dem einer einphasigen Last ein Strom zugeführt wird, kann die vorliegende Erfindung bei einem einphasigen Wechselrichter verwendet werden. In einem Fall, in dem einer Gleichstromlast oder dergleichen ein Strom zugeführt wird, kann die vorliegende Erfindung darüber hinaus auch bei einem Gleichstrom/Gleichstrom-Wandler oder einen Wechselstrom/Gleichstrom-Wandler verwendet werden.
- Darüber hinaus ist die Leistungswandlungsvorrichtung, bei welcher die vorliegende Erfindung verwendet wird, nicht auf den Fall beschränkt, in dem die vorstehend beschriebene Last ein Motor ist, und kann zum Beispiel als Stromversorgungsvorrichtung für eine Entladungsvorrichtung, eine Laservorrichtung, eine Induktionskochfeld-Vorrichtung oder ein kontaktloses Stromzuführungssystem für eine Vorrichtung verwendet werden und kann außerdem als ein Energie-Aufbereiter für ein Solarstromerzeugungssystem, ein Speichersystem oder dergleichen verwendet werden.

Claims (17)
- Halbleitereinheit, die Folgendes aufweist: - ein Halbleiterelement; - ein Leiterelement; und - einen Bonding-Bereich, in dem das Halbleiterelement und das Leiter element mit elektrischer Leitung gebondet sind; wobei der Bonding-Bereich erste Partikel, die ein erstes Metall enthalten, eine intermetallische Verbindung, die das erste Metall und ein zweites Metall mit einem Schmelzpunkt enthält, der niedriger als ein Schmelzpunkt des ersten Metalls ist, und die ersten Partikel miteinander verbindet, sowie ein Füllharz enthält, wobei der Bonding-Bereich in einem Querschnitt parallel zu einer Bonding-Richtung Folgendes aufweist: - Mischmetall-Bereiche, in denen eine Verbindungsstruktur, welche die ersten Partikel und die intermetallische Verbindung aufweist, durchgehend von einer Bonding-Oberfläche mit dem Halbleiterelement bis zu einer Bonding-Oberfläche mit dem Leiterelement ausgebildet ist, und - Mischharzbereiche, die jeweils zwischen zwei der Mischmetallbereiche ausgebildet sind, die benachbart zueinander sind, in denen der Anteil des Füllharzes höher als der Anteil des Füllharzes in den Mischmetallbereichen ist und sich die Verbindungsstruktur nicht in Kontakt mit zumindest einem von dem Halbleiterelement und dem Leiterelement befindet.
- Halbleitereinheit nach
Anspruch 1 , wobei der Anteil des Füllharzes in den Mischharzbereichen gleich 50 Volumen% oder höher ist. - Halbleitereinheit nach
Anspruch 1 oder2 , wobei die Mischharzbereiche so angeordnet sind, dass sie über den gesamten Bonding-Bereich verteilt sind. - Halbleitereinheit nach einem der
Ansprüche 1 bis3 , wobei die Mischharzbereiche mit gleichen Abständen angeordnet sind. - Halbleitereinheit nach einem der
Ansprüche 1 bis4 , wobei die Mischharzbereiche in einer Gitterform angeordnet sind. - Halbleitereinheit nach einem der
Ansprüche 1 bis5 , - wobei das erste Metall irgendeines oder mehrere von den Metallen Cu, Ag und Ni enthält und - wobei das zweite Metall irgendeines oder mehrere von Sn und In enthält. - Halbleitereinheit nach
Anspruch 6 , - wobei das erste Metall Cu enthält, - wobei das zweite Metall Sn enthält und - wobei die intermetallische Verbindung Cu6Sn5 aufweist. - Halbleitereinheit nach einem der
Ansprüche 1 bis7 , wobei der Anteil des Füllharzes in dem Bonding-Bereich nicht geringer als 5 Volumen% und nicht höher als 40 Volumen% ist. - Leistungswandlungsvorrichtung, die Folgendes aufweist: - eine Hauptwandlerschaltung, welche die Halbleitereinheit nach einem der
Ansprüche 1 bis8 aufweist und eine eingegebene Leistung umwandelt und die Leistung abgibt; - eine Treiberschaltung, die ein Treibersignal zum Treiben der Halbleitereinheit an die Halbleitereinheit ausgibt; und - eine Steuerschaltung, die ein Steuersignal zum Steuern der Treiberschaltung an die Treiberschaltung ausgibt. - Verfahren zur Herstellung einer Halbleitereinheit, das Folgendes umfasst: - einen Bonding-Material-Zuführungs-Prozess, bei dem ein Bonding-Material, das erste Partikel, die ein erstes Metall enthalten, zweite Partikel, die in zweites Metall mit einem Schmelzpunkt enthalten, der niedriger als ein Schmelzpunkt des ersten Metalls ist, sowie ein Füllharz enthält, auf das eine von einem Halbleiterelement und einem Leiterelement zugeführt wird und bei dem Öffnungen in einer Oberfläche des Bonding-Materials gebildet werden, - einen Anbringungsprozess, bei dem das andere von dem Leiterelement und dem Halbleiterelement an dem Bonding-Material angebracht und gegen dieses gedrückt wird, in dem die Öffnungen ausgebildet sind, und bei dem das Füllharz, das in der Oberfläche des Bonding-Materials ungleichmäßig verteilt ist, in die Öffnungen verbracht wird; und - einen Bonding-Prozess, bei dem das Bonding-Material bei einer Temperatur erwärmt wird, die höher als der Schmelzpunkt des zweiten Metalls und niedriger als der Schmelzpunkt des ersten Metalls ist.
- Verfahren zur Herstellung einer Halbleitereinheit nach
Anspruch 10 , wobei die Öffnungen bei dem Bonding-Material-Zuführungs-Prozess so gebildet werden, dass sie über die gesamte Oberfläche des Bonding-Materials verteilt sind. - Verfahren zur Herstellung einer Halbleitereinheit nach
Anspruch 10 oder11 , wobei die Öffnungen bei dem Bonding-Material-Zuführungs-Prozess mit gleichen Abständen gebildet werden. - Verfahren zur Herstellung einer Halbleitereinheit nach einem der
Ansprüche 10 bis12 , wobei die Öffnungen bei dem Bonding-Material-Zuführungs-Prozess in einer Gitterform gebildet werden. - Verfahren zur Herstellung einer Halbleitereinheit nach einem der
Ansprüche 10 bis13 , wobei die Zuführung des Bonding-Materials und die Bildung der Öffnungen bei dem Bonding-Material-Zuführungs-Prozess gleichzeitig durchgeführt werden, indem das Bonding-Material durch eine Druckplatte hindurch zugeführt wird, die mit Öffnungen versehen ist, die der Anordnung der zu bildenden Öffnungen entsprechen. - Verfahren zur Herstellung einer Halbleitereinheit nach einem der
Ansprüche 10 bis13 , wobei die Öffnungen bei dem Bonding-Material-Zuführungs-Prozess nach der Zuführung des Bonding-Materials gebildet werden. - Verfahren zur Herstellung einer Halbleitereinheit nach einem der
Ansprüche 10 bis15 , wobei bei dem Bonding-Material-Zuführungs-Prozess eine Schicht, die das zweite Metall enthält, jeweils auf der Oberfläche der ersten Partikel angeordnet wird. - Verfahren zur Herstellung einer Halbleitereinheit nach einem der
Ansprüche 10 bis16 , das ferner einen Harzinjektionsprozess umfasst, bei dem das Füllharz nach dem Bonding-Prozess in den Bonding-Bereich injiziert wird.
