将磷光体用于紫外光和可见光激发的发光器件,如白光LED;电子束激发的发光器件,如CRT;发紫外光器件,如三波长荧光灯;真空紫外光激发的发光器件,如等离子显示板(以下,简称为“PDP”),稀有气体灯等。
例如,白光LED由以下的组合构成:发蓝光的发光器件和由蓝光激光并且发射黄光(包括微黄色和橙色)的磷光体,并且通过混合蓝光和黄光而作为整个白光LED发射白光。由于从发射蓝光的发光器件发射的光的波长范围在350和500nm之间,作为由在该波长范围内的光激发且发射黄光的磷光体,迄今已经使用钇-铝-石榴石磷光体(Y3Al5O12:Ce),该磷光体是含有Y和Al的氧化物(例如,参见专利文件1)。

解决问题的手段
因此,在这样的情形下,本发明人尽力地研究了磷光体及其制备方法以解决上述问题,并且发现,通过将主要由稀土元素构成的活化剂加入至含有氮原子的具有石榴石型结构的化合物中而形成的磷光体具有在350和500nm之间波长范围内的恒定激发强度,发射峰的波长大于等于540nm并且小于等于560nm,由此完成了本发明。
具体地,本发明提供一种磷光体,其包含氮元素、具有石榴石型结构的化合物和活化剂,其中所述的活化剂由选自由Ce、Pr、Nd、Eu、Tb、Dy、Ho、Er、Tm、Yb和Mn组成的组中的至少一种元素。本发明还提供一种制备磷光体的方法,该方法包括:在大于等于0.2MPa且小于等于100MPa的压力范围内的含氮元素的气体气氛中,在高于等于1000℃且低于等于2400℃的温度下,煅烧金属化合物的混合物,所述的金属化合物的混合物通过煅烧将转变成为含有氮元素和具有石榴石型结构的化合物的磷光体。
发明益处

本发明的磷光体包含氮元素、具有石榴石型结构的化合物和由稀土元素构成活化剂。该具有石榴石型结构的化合物是一种与由石榴石(在式A3B2(SiO4)3中,A是选自由Ca、Mg和Fe组成的组中的至少一种二价金属离子;并且B是选自由Al、Fe和Cr组成的组中的至少一种三价金属离子)表示的晶体结构相同晶体结构类型的化合物。

(其中M1是选自由Y、Lu、Sc、La、Gd和Sm组成的组中的至少一种元素;M2是选自由Al、Ga和In组成的组中的至少一种元素;并且x大于0且小于等于0.6)。这里,优选Y作为M1,并且Al作为M2。
在上述式(1)中,x对应于氮元素的量,x的范围是大于0且小于等于0.6,优选大于0且小于等于0.4,并且更优选大于0且小于等于0.3。
此外,活化剂Ln优选是选自由Ce、Pr、Eu、Tb和Dy组成的组中的至少一种元素,并且更优选为Ce。在本发明的磷光体中,氮原子存在于具有石榴石型结构的化合物的晶格中,和/或存在于晶格之间,并且包含于磷光体中。
不需要本发明的磷光体均匀地分布在含有本发明的磷光体的粒子中,但是它可以分散和/或局限于粒子的表面和/或内部,并且特别是,粒子中可以含有具有石榴石晶体结构的氧化物和本发明的磷光体。
下面将描述本发明的磷光体的制备方法。
尽管本发明的磷光体可以由下面的方式制备,但制备方法并不限于此。本发明的磷光体可以由第一制备方法制备,在第一制备方法中,在大于等于0.2MPa且小于等于100MPa的压力范围内的含氮元素的气体气氛中,在高于等于1000℃且低于等于2400℃的温度下,保持并且煅烧含有具有石榴石型结构的氧化物的磷光体。
本发明的磷光体也可以由第二制备方法制备,在第二制备方法中,在大于等于0.2MPa且小于等于100MPa的压力范围内的含氮元素的气体气氛中,在高于等于1000℃且低于等于2400℃的温度下,煅烧金属化合物的混合物,所述的金属化合物的混合物通过煅烧将转变成为含有氮元素和具有石榴石型结构的化合物的磷光体。
例如,当合成由Y2.88Ce0.12Al5O11.85N0.1(其中式(1)中的M1是Y、M2是Al且x为0.02的情况)表示的化合物构成的磷光体时,称取氧化钇、氧化铝(Al2O3)和氮化铝(AlN),使得构成元素的摩尔比率变为Y∶Ce∶Al(Al2O3-衍生的)∶Al(AlN-衍生的)=2.88∶0.12∶4.9∶0.1,将它们混合物,在上述第二制备方法的条件下煅烧,以制备磷光体。
至于在制备本发明的磷光体的第一制备方法中的原料,可以使用含有具有石榴石型结构作为晶体结构的氧化物的磷光体,并且具体地,可以使用含有Ce、由Y3Al5O12构成的常规磷光体。通常,原料不含有氮元素,并且其氮含量不高于总氮分析和下面所述的测量仪器的检测限。
至于在制备本发明的磷光体的第二制备方法中的原料,可以使用在高温下容易分解以生成氧化物的物质,如高纯度(99%或更高)的氢氧化物、碳酸盐、硝酸盐、卤化物和草酸盐;高纯度(99.9%或更高)的氧化物;或高纯度(99.9%或更高)的氮化物。尽管可以将AlN、GaN、InN、BN或叠氮化物用作氮化物,但是优选具有高纯度(99.9%或更高)的那些氮化物。
为了混合原料,可以使用工业上通常使用的球磨机、V形混合机或搅拌机。
在第一制备方法中,煅烧含有具有石榴石型结构作为晶体结构的氧化物的磷光体;并且在第二制备方法中,煅烧上述混合物。在任一制备方法中,通过将上述磷光体或混合物例如在高于等于1000℃且低于等于2400℃的温度且大于等于0.2MPa且小于等于100MPa的压力范围内保持1至100小时,进行煅烧。煅烧温度的范围优选高于等于1500℃且低于等于2200℃。用于煅烧的气氛的压力优选在大于等于2MPa且小于等于70MPa的范围内。
将可以在高温下分解生成氧化物的物质,如氢氧化物、碳酸盐、硝酸盐、卤化物和草酸盐,用作将是原料的金属化合物,在煅烧前,它可以在例如600℃至900℃的温度范围内预煅烧。通过预煅烧,可以减少衍生自原料的碳组分的残余量,所述的碳组分被认为引起发光特性的降低,并且可以改善反应性。
至于在第一或第二制备方法中的煅烧的气氛,使用含氮元素的气氛。至于含氮元素的气氛,具体地,可以使用含有氮和/或氨的气氛,此外,该气氛可以含有惰性气体,如氩和和氦。氮和/或氨的含量优选为10体积%或更高,更优选50体积%或更高,并且进一步优选为100体积%,并且最优选地,含氮元素的气氛是由高纯氮(纯度:99.99%或更高)和/或高纯氨(纯度:99.99%或更高)构成。
对煅烧的气氛没有特别限制,而可以是任何惰性气体气氛,如氮和氩;氧化气氛,如空气、氧、含氧的氮和含氧的氩;还原气氛,如含氢的氮和含氢的氩;和含氮元素的气体气氛。为了促进反应,还可以加入适宜量的熔剂。
由于煅烧温度高且煅烧气氛是氮,优选用于煅烧的炉子是金属电阻加热系统或石墨电阻加热系统的电炉,该电炉使用碳作为炉子高温部分的材料。
可以使用例如总氮分析仪(Total Nitrogen Analyzer)(TN-110型,由DiaInstruments Co.,Ltd.制造)测量磷光体中的氮含量。该仪器定量的测定在将1至30mg的磷光体粉末与熔剂混合并且在热解炉(可达到的最高温度:1100℃)中由化学发光加热时产生的一氧化氮(NO)。使用基于吡啶/甲苯标准溶液制备的校准曲线,计算氮组分的量。
此外,可以使用工业上使用的研磨机如球磨机、振动磨、超微磨碎机(Atritor)和喷磨机,研磨由上述方法得到的磷光体。磷光体还可以进行洗涤或分类。为了提高得到的磷光体的结晶度,还可以进行再煅烧。
在如上所述得到的磷光体中,与常规由具有石榴石型结构的氧化物组成的磷光体相比,发光峰值波长移动至较长的波长侧,并且发光峰的波长大于等于540nm并且小于等于560nm,这具有深黄色(更少的绿色成分和更多的红色成分)。此外,由于激发光谱的峰值波长在350至500nm的范围内,并且磷光体由此由在此波长范围内的光所有效地激发以发射深黄光,因此它适宜于白光LED。
至于激发磷光体、发射波长为350至500nm的光的发光器件,优选由氮化物半导体构成的发光器件。氮化物半导体作为带隙为1.95eV(InN)至6.19eV(AlN)的半导体材料是已知的,并且理论上,可以进行波长为约633nm至201nm的光的发射(例如,参见JP-A-11-191638)。此外,氮化物半导体可以通过构成元素的比率改变发光波长,并且可以例如将发光波长的峰值控制在Ga-N体系中的320至450nm的范围内,以及在In-Al-Ga-N体系中的300至500nm的范围内。由氮化物半导体构成的发光器件的一个实例是含有杂结构或双杂结构的发光器件,其发光层由组成式InxAlyGa1-x-yN(0<x,0<y,x+y<1)表示的化合物构成。
采用迄今为止已知的方法,如JP-A-5-152609和JP-A-7-99345中公开的那些方法,使用本发明的磷光体可以制备本发明的白光LED。具体地,将本发明的磷光体置于半透明树脂如环氧树脂、聚碳酸酯和硅橡胶中,将具有磷光体分散其中的树脂模塑,使其包括在管座上的发光器件(化合物半导体),以制备本发明的白光LED。在本发明的白光LED中,尽管优选发蓝光的氮化物半导体作为发光器件,但是也可以使用发紫外光至蓝光的化合物半导体。
尽管可以单独使用本发明的磷光体,但通过与其它磷光体如发红光的磷光体和发绿光的磷光体组合使用,还可以制备出具有更高白度的白光LED。
实施例
接着,将参考实施例进一步详细地描述本发明;但是,本发明不限于这些实施例。
通过用465nm的蓝光激发,使用荧光分光光度计(SPEXELUOROLOG,由JOBIN YVON制造),来测量光致发光光谱。
将得到的磷光体涂覆到由氮化物半导体构成的发蓝光器件上,以使磷光体发光,将来自氮化物半导体光和来自磷光体的光的混合色认为是LED的色彩,并且视觉确定该颜色。
使用这样的氮化物半导体,其在发光层中的组成为In0.2Ga0.8N,并且发光峰值在465nm。由MOVPE(金属有机气相取向生长)法,使用TMG(三甲基镓)气体、TEG(三乙基镓)气体、TMI(三甲基铟)气体、氨和掺杂剂气体(硅烷(SiH4)和环戊二烯基镁(Gp2MG)),在清洁的蓝宝石衬底上制备氮化物半导体。氮化物半导体配备有电极,以制备发光器件。
实施例1
作为起始原料,将2g的粉末Y3Al5O12:Ce((Y0.96Ce0.04)3Al5O12)加入至由氮化硼制成的坩埚中,并且将其安置在石墨电阻加热系统的电炉(Himulti5000,由Fuji Dempa Kogyou Co.,Ltd.制造)中。将煅烧气氛用扩散泵抽空,以500℃/小时的速率从室温加热至800℃,将纯度为99.999体积%的氮在800℃引入,并且将压力升高至1Mpa(10个大气压)。然后,将温度以500℃/小时的速率升高至1800℃,在1800℃保持4小时,并且逐渐冷却,得到1.95g深黄色固体。由X射线衍射分析,确定晶体结构是石榴石型结构。光致发光光谱的峰值波长为545nm。图1(1)所示为光致发光光谱。与比较例相比,发射出具有更少绿色成分和更多红色成分的深黄色,并且使用此制造的白光LED的色彩是纯白色。
得到的粉末的氮含量为0.03重量%。如果假定所有的氮结合在YAG:Ce的晶格中,则该化合物由(Y0.96Ce0.04)3Al5O11.98N0.01285(x=0.00257)表示。
比较例1
实施例1的起始原料:Y3Al5O12:Ce的光致发光光谱的峰值波长为527nm。图1(2)所示为光致发光光谱。由于具有相对丰富的绿色成分的黄色光致发光,作为LED的色彩是稍微带蓝色的白色。
比较例2
将实施例1的起始原料:Y3Al5O12:Ce在0.1MPa(1个大气压)的氮气氛中于1000℃煅烧4小时,得到黄色固体。光致发光光谱的峰值波长为527nm,该峰值波长与起始原料的峰值波长相同。从固体中未检测出氮元素。
Claims (5)
1.一种磷光体,其由氮元素、具有石榴石型结构的化合物和活化剂构成,
其中所述具有石榴石型结构的化合物是由下式表示的化合物:1.5M1 2O3·2.5((M2 2O3)1-x·(M2N)2x),其中M1是Y;M2是Al;并且x大于0且小于等于0.3,并且
其中所述的活化剂是Ce。
2.一种由(Y0.96Ce0.04)3Al5O11.98N0.01285组成的磷光体。
3.一种白光LED,其包含根据权利要求1所述的磷光体。
4.一种制备磷光体的方法,所述磷光体由氮元素、具有石榴石型结构的化合物和活化剂构成,
其中所述具有石榴石型结构的化合物是由下式表示的化合物:1.5M1 2O3·2.5((M2 2O3)1-x·(M2N)2x),其中M1是Y;M2是Al;并且x大于0且小于等于0.3,并且
其中所述的活化剂是Ce,
