Abstract
本发明公开了一种多效应耦合增强的光电传感器及其制备方法,包括二硫化钼层、金纳米颗粒、玻璃基底与多个氧化锌纳米棒,所述氧化锌纳米棒直立于所述玻璃基底上,所述金纳米颗粒附着在所述氧化锌纳米棒的侧壁上,所述二硫化钼层设置在所述多个氧化锌纳米棒上,且通过分子间作用力进行与所述氧化锌纳米棒进行连接。本申请的光电传感器通过将二硫化钼层与氧化锌纳米棒高差基底复合形成一维/二维异质结构;利用光刻模板调控,使氧化锌纳米棒实现周期性阵列生长;先后采用磁控溅射和热退火工艺,在氧化锌纳米棒上实现金纳米颗粒均匀分布;纳米棒顶端的单层二硫化钼产生周期性应变效果。本发明具有制备方法简单、结构可控、均一性优、稳定性佳等优点。

技术领域
本发明涉及光电探测技术领域,具体涉及一种多效应耦合增强的光电传感器及其制备方法。
背景技术
二维材料应用于光电探测器领域中,具有宽光谱、灵敏度、高响应等相较于块体材料的优点。窄带隙的二维材料及其异质结是主要研究对象,例如石墨烯、黑鳞(BP)、窄带隙TMDS(MoS2、PdSe2等)。由于这些原子厚度级的晶体具有较强的柔性,可以承受比块状材料更大的应变,石墨烯的极限应变量可在15%左右。研究表明,通过对二维材料进行拉伸、压缩或者褶皱化处理等,可产生面内应变和面外应变。应变处理后的二维材料的带隙可产相应变化。例如石墨烯的周期性应变,可以将本征零带隙的样品打开一个带隙,并观测到了量子霍尔效应;MoS2的应变可以将其间接带隙变为直接带隙,并且缩小带隙大小,加速光生载流子的分离,从而提高光电流。
氧化锌作为一种典型的热释电材料,不仅具有制备方法简单、化学稳定性、无毒无害等优点,其纳米结构还具有较高的比表面积。此外,金属纳米颗粒可以在光照条件下实现局部表面等离子共振,增强氧化锌的热释电效应,提高热释电电流。在近十几年来,人们制备了多种形貌的ZnO纳米结构,包括纳米线、棒、带,以及纳米钉、碟,空心微纳米管等。通过调控相应的生长流程,可以获得理想的形貌。例如,采用聚苯乙烯(PS)小球自组装胶体模板,创建一个图形化的种子层引导氧化锌纳米棒结构的生长。采用上述模板生长ZnO可以得到相应的阵列。但是,胶体模板在实验过程中面临稳定性、重复性等问题,不利于批量生长纳米棒阵列。光刻机制备大面积较小尺寸孔洞模板的成功率更高,可以生长出可控尺寸的周期性ZnO纳米棒簇。不同尺寸的纳米棒阵列簇对上方湿法转移的二硫化钼层的应变效果不同,从而调控带隙大小的能力也有所不同。
由上述可知,在光电探测领域可以利用应变特性,制备一种基于可控的应变调控且成本低、工艺简单、均一性高、增强效果好的光电传感器。
应该注意,上面对技术背景的介绍只是为了方便对本申请的技术方案进行清楚、完整的说明,并方便本领域技术人员的理解而阐述的。不能仅仅因为这些方案在本申请的背景技术部分进行了阐述而认为上述技术方案为本领域技术人员所公知。
发明内容
鉴于现有单一的二维材料光电探测器存在探测波段窄以及光响应低等问题,本发明提供一种基于局部等离子共振增强的热释电效应及周期性应变调控的氧化锌/金/二硫化钼异质结的多效应耦合增强光电传感器及其制备方法,本发明以分子间作用力物理连接,继而得到大面积热释电与应变效应耦合增强的光电探测性能,且均一性较好、增强效果优异、以及制备方法简单、成本较低、重复性好等优点。
为了达到上述目的,本发明提供一种多效应耦合增强的光电传感器,所述光电传感器的结构包括二硫化钼层、金纳米颗粒、玻璃基底与多个氧化锌纳米棒,所述氧化锌纳米棒直立于所述玻璃基底上,所述金纳米颗粒附着在所述氧化锌纳米棒的侧壁上,所述二硫化钼层设置在所述多个氧化锌纳米棒上,且通过分子间作用力进行与所述氧化锌纳米棒进行连接。
依照本发明的一个方面,所述多个氧化锌纳米棒为氧化锌纳米棒形成的簇状阵列。
依照本发明的一个方面,所述二硫化钼层为单层二硫化钼。
依照本发明的一个方面,所述金纳米颗粒为球状,直径为50~100nm。

基于相同的发明构思,本发明还公开了上述任一多效应耦合增强的光电传感器的制备方法,包括以下步骤:
步骤1:在玻璃基底上旋涂氧化锌,并经固化后放入箱式炉中450-500℃退火取向,获得氧化锌种子层;
步骤2:在氧化锌种子层上旋涂反胶并烘烤后,经曝光、二次泛曝后,浸泡显影剂,获得带有空洞的种子层;
步骤3:将带有空洞的种子层斜靠在反应釜内胆侧壁,朝下放置,经水热反应,获得所需尺寸的多个氧化锌纳米棒;
步骤4:将所需尺寸的多个氧化锌纳米棒倒置贴于磁控溅射Ar气腔中在所述氧化锌纳米棒侧壁溅射获得一定厚度的金膜,并经退火,获得分布均匀的金纳米颗粒;
步骤5:在铜箔上CVD生长的二硫化钼层上旋涂一层EVA支撑层,烘烤定型后,得到Cu/MoS2/EVA,将Cu/MoS2/EVA放入过硫酸铵溶液中刻蚀Cu,再用滤纸将MoS2/EVA捞至去离子水中,最后再捞至氧化锌纳米棒阵列上,获得MoS2/EVA/ZnO;
步骤6:将MoS2/EVA/ZnO浸泡于二甲苯中,溶解EVA支撑层,最后依次用酒精和去离子水清洗,静置晾干,获得多效应耦合增强的光电传感器。
依照本发明的一个方面,在步骤1中,所述固化的温度为80℃;在步骤2中,所述烘烤的温度为100℃;在步骤3中,所述水热反应具体为:将反应釜放入90℃烘箱中进行2h水热反应,反应结束后,在真空中60℃干燥2h。
依照本发明的一个方面,在步骤4中,所述溅射的功率为100W,时间为2min;所述金膜的厚度为100nm;所述退火的温度为350℃;所述金纳米颗粒的直径为50~100nm。
依照本发明的一个方面,所述步骤5具体为:将生长在铜箔上的单层二硫化钼层和铜箔剪成0.5cm×0.5cm大小,用胶带封住四边贴在普通玻璃上;将醋酸乙烯酯和二甲苯按一定比例,配成EVA溶液,缓慢摇晃至均匀混合;将上述玻璃片放于匀胶机中,用1500rpm转速旋涂一层EVA,再将四周胶带去除,放置于热台上100℃烘烤10min;将烘烤完的Cu/MoS2/EVA垂直放置于过硫酸铵中;刻蚀结束的MoS2/EVA呈现透明色,使用滤纸辅助捞其去离子水中,再用镊子轻夹起目标基底,斜45°缓慢从水中捞出;将其静置干燥后,依次轻轻放入二甲苯和无水乙醇中各浸泡两小时,最后用去离子水洗去有机物,最后再捞至氧化锌纳米棒阵列上,获得MoS2/EVA/ZnO。
本申请的原理:本发明的光电传感器通过将二硫化钼层与氧化锌纳米棒高差基底复合形成一维/二维异质结构;利用光刻模板调控,使氧化锌纳米棒实现周期性阵列生长;先后采用磁控溅射和热退火工艺,在氧化锌纳米棒上实现金纳米颗粒均匀分布;纳米棒顶端的单层二硫化钼产生周期性应变效果,应变后的二硫化钼带隙发生变化,提高光生载流子产生速率;并且,基于氧化锌的热释电效应,当光照使得器件温度发生改变使在材料的两端出现电压或产生电流;基于二硫化钼的应变效应,当外力使其发生应变时带隙会发生相应的减小,此器件设计将两种效应耦合,有助于提高光电探测的响应度,拓宽光电探测的波段。综上,本发明提供的基于局部等离子共振增强的热释电效应及周期性应变调控的氧化锌/金/二硫化钼异质结光电传感器的结构具有制备方法简单、结构可控、均一性较优、稳定性较佳等优点,可制备大面积小尺寸周期应变复合结构。
本发明的有益效果:
(1)本发明的光电传感器中,二氧化钼层的湿法转移工艺不同于传统的PMMA辅助转移法。EVA作为一种弹性聚合物,相较PMMA而言,具有更优的柔韧性,抗应力开裂性。在转移过程中,EVA足以辅助二硫化钼支撑柱状氧化锌带来的较大外力,保护其不易破损,得到较大面积高质量应变二硫化钼。
(2)本发明的光电传感器中,通过调整掩模的孔径和间距改变周期性纳米棒阵列簇的形貌,单实现不同程度的应变,可通过AFM等物理表征得出具体的应变值。
(3)本发明的光电传感器中,金属纳米颗粒附于氧化锌,当光产生热电效应时发生自发式极化强度变化(△Ps),晶体某一定方向产生表面极化电荷获得热释电电流。氧化锌纳米棒具有较大的比表面积,可以提高光接触面积,以及一维结构可提高电子迁移率。金属纳米颗粒用于增强热释电效应,从而温度变化带来光电流值更大。
(4)本发明的光电传感器的制备方法可在精度上达到传统方法的制造精度。
(5)本发明的光电传感器将热释电材料与二维应变材料通过分子间作用力连接,巧妙地使用微结构进一步提升光电探测器性能,制备一个具有高响应、宽波段的异质结光电传感器结构。

为使本发明更加容易理解,下面结合具体实施例,进一步阐述本发明。应理解,这些实施例仅用于说明本发明而不用于限制本发明的范围,显然,所描述的实施例仅仅是本发明一部分实施例,而不是全部的实施例。基于本发明中的实施例,本领域普通技术人员在没有做出创造性劳动前提下所获得的所有其他实施例,都属于本发明保护的范围。除非另有定义,下文所用专业术语和本领域专业技术人员所理解的含义一致;除非特殊说明,本文所涉及的原料、试剂均可从市场购买,或通过公知的方法制得。
目前,单层二维材料光电探测器存在的制备复杂、不可调控等问题,以及单一材料光电探测器光电转化效率较低等问题。
为了解决上述问题,本发明提供了一种多效应耦合增强的光电传感器,如图1-3所示,所述光电传感器的结构包括二硫化钼层4、金纳米颗粒3、玻璃基底1与多个氧化锌纳米棒2形成ZnO/Au/MoS2复合结构,所述氧化锌纳米棒2直立于所述玻璃基底1上,所述金纳米颗粒3附着在所述氧化锌纳米棒2的侧壁上,所述二硫化钼层4设置在所述多个氧化锌纳米棒2上,且通过分子间作用力进行与所述氧化锌纳米棒2进行连接。
在本申请的一些实施例中,所述多个氧化锌纳米棒为氧化锌纳米棒2形成的簇状阵列。需要说明的是,簇状阵列的氧化锌纳米棒使得二硫化钼发生相应的周期性应变,并且根据阵列尺寸的不同,调整二硫化钼的应变程度。
在本申请的一些实施例中,所述二硫化钼层为单层二硫化钼。
在本申请的一些实施例中,所述金纳米颗粒为球状,直径为50~100nm。需要说明的是,所述金纳米颗粒均匀分布,有利于增强氧化锌纳米棒的热释电效应。
在本申请的一些实施例中,如图4-5所示,所述氧化锌纳米棒为直立六棱柱,外径为50~100nm,高度为1-2μm。
在本申请的一些实施例中,所述玻璃基底的尺寸为1cm×1cm,厚度为1100μm。
为了解决上述问题,本发明提供了上述任一多效应耦合增强的光电传感器的制备方法,包括以下步骤:
步骤1:在玻璃基底上旋涂氧化锌,并经固化后放入箱式炉中450-500℃退火取向,获得氧化锌种子层;
需要说明的是,玻璃基底是使用丙酮和酒精超声清洗后,高温干燥得到洁净的玻璃基底。
需要说明的是,箱式炉中450-500℃退火取向的目的是使得氧化锌纳米棒具有较优的(002)晶格取向,且温度对晶格取向有较大影响。
步骤2:在氧化锌种子层上旋涂反胶并烘烤后,经曝光、二次泛曝后,浸泡显影剂,获得带有空洞的种子层;
需要说明的是,其曝光强度需要根据孔洞尺寸调整曝光强度,确保孔洞内残胶可以顺利去除。
步骤3:将带有空洞的种子层斜靠在反应釜内胆侧壁,朝下放置,经水热反应,获得所需尺寸的多个氧化锌纳米棒;
步骤4:将所需尺寸的多个氧化锌纳米棒倒置贴于磁控溅射Ar气腔中在所述氧化锌纳米棒侧壁溅射获得一定厚度的金膜,并经退火,获得分布均匀的金纳米颗粒;
需要说明的是,上述退火的目的是使得金膜团聚,在氧化锌纳米棒侧壁得到大小为50~100nm,分布均匀的金纳米颗粒。
需要说明的是,溅射金膜的厚度决定纳米颗粒尺寸大小。
步骤5:在铜箔上CVD生长的二硫化钼层上旋涂一层EVA支撑层,烘烤定型后,得到Cu/MoS2/EVA,将Cu/MoS2/EVA放入过硫酸铵溶液中刻蚀Cu,再用滤纸将MoS2/EVA捞至去离子水中,最后再捞至氧化锌纳米棒阵列上,获得MoS2/EVA/ZnO;
需要说明的是,EVA支撑层区别于传统的PMMA,其具有更优的柔韧性,可将二硫化钼转移至纳米棒上,并且不出现大面积破裂。
需要说明的是,上述单层MoS2的转移法为湿法转移法。
步骤6:将MoS2/EVA/ZnO浸泡于二甲苯中,溶解EVA支撑层,最后依次用酒精和去离子水清洗,静置晾干,获得多效应耦合增强的光电传感器。
在本申请的一些实施例中,在步骤1中,所述固化的温度为80℃;在步骤2中,所述烘烤的温度为100℃;在步骤3中,所述水热反应具体为:将反应釜放入90℃烘箱中进行2h水热反应,反应结束后,在真空中60℃干燥2h。

在本申请的一些实施例中,所述步骤1中,旋涂氧化锌的次数不少于7次,方可得到较厚均匀的氧化锌种子层。
在本申请的一些实施例中,所述步骤2中,烘烤所用的烘烤装置为热台,曝光强度根据光刻胶厚度进行相应调整。
在本申请的一些实施例中,所述步骤3中,水热反应的温度误差控制在0.5℃内,水热反应的时间误差控制在10min内。
实施例1
一种多效应耦合增强的光电传感器的制备方法:
(1)1cm×1cm,厚度为1100μm的玻璃片作为衬底;(2)铜箔CVD生长单层二硫化钼;(3)二甲苯溶液、丙酮溶液、无水乙醇、去离子水;(4)二水醋酸锌粉末、六水硝酸锌粉末、乙醇胺溶液、聚乙烯亚胺溶液、六次甲基四胺粉末、过硫酸铵粉末、醋酸-乙烯酯溶液;(5)AZ6112光刻胶、显影液;(6)高纯金靶。
具体步骤如下:
步骤1:清洗玻璃片:
取一片1cm×1cm,厚度为1100μm的普通石英玻璃片,依次在丙酮溶液、无水乙醇和去离子水中先后超声清洗480秒,然后氮气吹干,后将玻璃片放在80℃的热台上烘5分钟,最后让玻璃片在室温下自然冷却;
步骤2:制备种子层:
配制ZnO种子层溶液,以30mL无水乙醇为溶剂,配制0.3mol/L的二水醋酸锌,加入0.3mol/L的乙醇胺为络合剂,封口膜封口,加热40℃磁力搅拌直至完全溶解,室温下静置12h;将步骤1中清洗干燥后的玻璃片放入匀胶机载物台上,单次使用移液枪吸取50μL种子层溶液,均匀滴涂至玻璃片上,匀胶机设置单次转速4000rpm20s;重复上述旋涂步骤10~12次;将旋涂后的玻璃片放置热台上80℃加热固化10min;将固化后的玻璃片放入箱式炉中高温500℃煅烧30min进行取向。
步骤3:制备掩模:
完成种子层制备的玻璃片,放入匀胶机中旋涂一层AZ6112(反胶)再在热台上进行100℃1min前烘;在光刻机中进行曝光(依次为曝光、二次泛曝),浸泡显影液1min,最后放入去离子水清洗,自然干燥得到具有阵列模板的种子层。
步骤4:水热生长氧化锌纳米棒:
以30mL去离子水为溶剂,取0.003mol/L聚乙烯亚胺、0.05mol/L六水硝酸锌和0.05mol/L六次甲基四胺,封口膜封口,加热40℃磁力搅拌1h;将玻璃片斜向下靠在反应釜侧壁上加入配好的溶液,放入烘箱中反应90℃2h;水热结束后,取出玻璃片,放入去离子水中洗去沉淀物,真空干燥60℃1h。
步骤5:合成金纳米颗粒:
将上述得到的氧化锌纳米棒倒置贴于磁控溅射腔中,先后通过机械泵和分子泵抽真空,当气压小于2.4×10-3Pa,通入Ar气,打开溅射电源,当功率稳定在100W左右,金靶启辉后溅射1min,后关闭溅射电源,关闭Ar气,通入氮气使得内外气压一致,取出片子。溅射完的片子放入箱式炉中,采用阶梯升温,在350℃保持1h,使得金膜发生团聚,合成分布均匀、大小类似的金纳米颗粒附于氧化锌纳米棒上,待箱式炉降至室温后,取出片子。
步骤6:湿法转移二硫化钼:
将CVD生长在铜箔上的二硫化钼剪成0.5cm×0.5cm的大小,四周采用胶带封边贴至光滑玻璃上;醋酸-乙烯酯与二甲苯按1:4浓度配制,采用移液枪吸取50μL滴至二硫化钼上,匀胶机旋涂参数为1500rpm30s,撕去胶带烘烤130℃10min;将烘烤完的Cu/MoS2/EVA垂直放置于过硫酸铵溶液中,过硫酸铵溶液的浓度为6.25wt%;静置浸泡4h左右,避免周围震动时二硫化钼破裂;去除铜箔后的MoS2/EVA呈透明色,将滤纸剪成小方块,斜45°放入过硫酸铵溶液中,缓慢捞出MoS2/EVA,并且缓慢放入去离子水中。
步骤7:获取应变二硫化钼/金/氧化锌纳米棒并制作光电传感器结构:
将步骤4得到的基底放入步骤5的去离子水中,斜45°缓慢捞MoS2/EVA至ZnO纳米棒阵列簇上,自然晾干;晾干后的片子缓慢放入二甲苯中浸泡2h,再缓慢放入无水乙醇中浸泡2h,去除表面EVA,放入去离子水中清洗后自然晾干,即得到应变二硫化钼/氧化锌纳米棒复合光电传感器结构。
本发明的实施优点:

1.一种多效应耦合增强的光电传感器,其特征在于,所述光电传感器的结构包括二硫化钼层、金纳米颗粒、玻璃基底与多个氧化锌纳米棒,所述氧化锌纳米棒直立于所述玻璃基底上,所述金纳米颗粒附着在所述氧化锌纳米棒的侧壁上,所述二硫化钼层设置在所述多个氧化锌纳米棒上,且通过分子间作用力进行与所述氧化锌纳米棒进行连接。
2.根据权利要求1所述的多效应耦合增强的光电传感器,其特征在于,所述多个氧化锌纳米棒为氧化锌纳米棒形成的簇状阵列。
3.根据权利要求1所述的多效应耦合增强的光电传感器,其特征在于,所述二硫化钼层为单层二硫化钼。
4.根据权利要求1所述的多效应耦合增强的光电传感器,其特征在于,所述金纳米颗粒为球状,直径为50~100nm。
5.根据权利要求2所述的多效应耦合增强的光电传感器,其特征在于,所述氧化锌纳米棒为直立六棱柱,外径为50~100nm,高度为1-2μm。
6.根据权利要求1所述的多效应耦合增强的光电传感器,其特征在于,所述玻璃基底的尺寸为1cm×1cm,厚度为1100μm。
7.一种如权利要求1-6任一所述的多效应耦合增强的光电传感器的制备方法,其特征在于,包括以下步骤:
步骤1:在玻璃基底上旋涂氧化锌,并经固化后放入箱式炉中450-500℃退火取向,获得氧化锌种子层;
步骤2:在氧化锌种子层上旋涂反胶并烘烤后,经曝光、二次泛曝后,浸泡显影剂,获得带有空洞的种子层;
步骤3:将带有空洞的种子层斜靠在反应釜内胆侧壁,朝下放置,经水热反应,获得所需尺寸的多个氧化锌纳米棒;
步骤4:将所需尺寸的多个氧化锌纳米棒倒置贴于磁控溅射Ar气腔中在所述氧化锌纳米棒侧壁溅射获得一定厚度的金膜,并经退火,获得分布均匀的金纳米颗粒;
步骤5:在铜箔上CVD生长的二硫化钼层上旋涂一层EVA支撑层,烘烤定型后,得到Cu/MoS2/EVA,将Cu/MoS2/EVA放入过硫酸铵溶液中刻蚀Cu,再用滤纸将MoS2/EVA捞至去离子水中,最后再捞至氧化锌纳米棒阵列上,获得MoS2/EVA/ZnO;
步骤6:将MoS2/EVA/ZnO浸泡于二甲苯中,溶解EVA支撑层,最后依次用酒精和去离子水清洗,静置晾干,获得多效应耦合增强的光电传感器。
8.根据权利要求7所述的多效应耦合增强的光电传感器的制备方法,其特征在于,在步骤1中,所述固化的温度为80℃;在步骤2中,所述烘烤的温度为100℃;在步骤3中,所述水热反应具体为:将反应釜放入90℃烘箱中进行2h水热反应,反应结束后,在真空中60℃干燥2h。
