Abstract
一种数据存储装置及其预防数据错误方法。数据存储装置包括存储器以及存储器控制器。存储器包括多个区块。存储器控制器耦接存储器,并用以执行以下操作:记录存储器的一目标区块的读取次数;当目标区块的读取次数满足一条件,对目标区块的一空白存储空间执行一错误位检查以取得一检查结果;以及响应于判断检查结果为失败,对目标区块的空白存储空间填入一伪数据(dummy data)。
Description
技术领域
本发明是关于一种数据存储装置及应用其的操作方法。
背景技术
随着存储器制造工艺的进步,存储器的内部结构被安排得更加紧密以追求更大的单位存储容量。然而,此种紧密配置可能使读取干扰(read disturbance)的影响更加显著。读取干扰一般指的是读取操作对存储器中的非读取位置造成的非预期影响,例如使非读取位置的存储单元的阀电压分布产生偏移。倘若存储单元的阀电压分布在数据写入前已发生偏移,则之后对其写入数据将会产生无法更正(uncorrectable)的错误位。
发明内容
本发明是关于一种数据存储装置及应用其的操作方法,可预先检测存储器中受读取干扰影响而发生错误的区块,并避免对此些区块写入有效数据。
根据本发明的一方面,提出一种数据存储装置,包括存储器以及存储器控制器。存储器包括多个区块。存储器控制器耦接存储器,并用以执行以下操作:记录存储器的一目标区块的读取次数;当目标区块的读取次数满足一条件,对目标区块的一空白存储空间执行一错误位检查以取得一检查结果;以及响应于判断检查结果为失败,对目标区块的空白存储空间填入一伪数据(dummy data)。
根据本发明的另一方面,提出一种数据存储装置的预防数据错误方法。数据存储装置包括存储器以及存储器控制器。预防数据错误方法由存储器控制器执行,并包括以下步骤:记录存储器的一目标区块的读取次数;当目标区块的读取次数满足一条件,对目标区块的一空白存储空间执行一错误位检查以取得一检查结果;以及响应于判断检查结果为失败,对目标区块的空白存储空间填入一伪数据。
以下结合附图和具体实施例对本发明进行详细描述,但不作为对本发明的限定。

下面结合附图对本发明的结构原理和工作原理作具体的描述:
图1示出依据本发明一实施例的数据存储装置100的方块图。数据存储装置100包括存储器102以及存储器控制器104。存储器控制器104耦接存储器102,并可用于执行本发明实施例所描述的数据存储装置的操作方法。
存储器102可为非易失性存储器,例如与非门快闪存储器(NAND flash)。存储器控制器104可实现成一或多个控制器芯片,其可与存储器140相互传送/接收数据与指令,以实现对存储器102的操作,例如读取(read)、编程(program)、擦除(erase)等操作。举例来说,存储器控制器104可包括具有固件代码的微控制器以及只读存储器(ROM),其中微控制器可执行固件代码以操作或是存取存储器104。
存储器102包括多个逻辑单元编号(LUN,Logical Unit Number),每一逻辑单元编号包括至少一逻辑单元平面(Plane),每一平面包括多个区块,例如区块BK0~BKN,每个区块BK0~BKN包括多个页(Page),每一页包括至少一区段(Sector),其中,存储器控制器104可依据物理地址来存取存储器102中特定页或区块的使用者数据。如图1所示,区块BK0包括页P00~P0K、区块BK1包括页P10~P1K、...、区块BKN包括页PN0~PNK。每个页可包括若干个存储单元(未示出)。根据存储器类型的不同,存储单元可以被规划成四级存储单元(Quad LevelCell,QLC)、三级存储单元(Triple Level Cell,TLC)、双级存储单元(Multiple LevelCell,MLC)或是单级存储单元(Single Level Cell,SLC)。
数据存储装置100更可耦接至一主机(未示出)。主机可输出数据存取指令(读出或写入)至数据存储装置100以存取数据存储装置100的使用者数据(读出或写入使用者数据)。举例来说,数据存储装置100中的存储器控制器104可响应来自主机的数据读取指令,对存储器102中的一或多个特定物理地址进行读取操作。主机可以为个人电脑、手机、平板电脑、车载系统、导航装置等。
值得注意的是,为简化说明,图1仅显示与本发明相关的元件。然应知本发明的实施并不以图1所示的架构为限。
图2示出依据本发明一实施例的数据存储装置100的预防数据错误方法的流程图。
在步骤202,存储器控制器104记录目标区块(例如区块BK0)的读取次数,其中,读取次数的计算乃依据目标区块的页(例如页P00)或区段(例如页P00的区段)的读取次数,目标区块的读取次数较佳为各别页或区段的读取次数的总和,亦可为所有页或区段的读取次数中的最大值。另外,目标区块较佳为写入来自主机的使用者数据的区块,或是写入来自另一区块(或称来源区块)的使用者数据的区块(或称目的区块)。目标区块较佳为尚未写入区块关闭(End of Block,EOB)信息的区块,或称为开放区块(Open Block),即仍具有空白存储空间,所述空白存储空间例如包括尚未编程使用者数据的一或多个页或区段。其中,区块关闭信息包括使用者数据的物理地址至逻辑地址的映射(Mapping)信息。
在步骤204,存储器控制器104判断目标区块的读取次数是否满足一条件,所述条件例如包括读取次数是否超过一限值,其中,限值可为一固定值,例如:20000次,或可随着目标区块的抺除次数的增加而降低,例如:抺除次数小于200时,限值为20000次,抺除次数大于200时,限值为18000。
在步骤206,当上述条件满足时,存储器控制器104对目标区块的空白存储空间执行错误位检查以取得检查结果,其中,错误位检查的标的为空白存储空间中的任一页或区段,错误位检查的方法乃读取标的并判断读取的结果是否包括非预设的值,例如,读取的结果应该显示所有位皆为”1”,则”0”为非预设的值。存储器控制器104读取空白存储空间的任一页或区段并判断读取的结果中是否包括有”0”,如果无则检查结果为通过;如果有则检查结果为失败。另外,存储器控制器104亦可将读取的结果输出至错误更正码(ErrorCorrecting Code,ECC)引擎,而ECC引擎会输出错误位数的数目,存储器控制器104再依据此数目来决定检查结果。如果此数目等于0则检查结果为通过,此数目大于0则检查结果为失败。另外,考量ECC引擎的错误更正能力,即使读取的结果具有数个错误位数,存储器控制器104仍判定检查结果为通过。例如,读取的结果中”0”的数目小于50时,检查结果为通过;当读取的结果中”0”的数目大于等于50时,检查结果才被判定为失败。
在步骤208,存储器控制器104判断检查结果是否通过,如果是则结束预防数据错误方法的执行,如果否则执行步骤210。
在步骤210,存储器控制器104将空白存储空间填入伪数据(Dummy Data)。如果在步骤208中,存储器控制器104判断检查结果为失败,则不再写入使用者数据至目标区块的空白存储空间,反而,填入伪数据至空白存储空间,之后,在预设位址,例如:最后一页,写入EOB信息,之后,将目标区块予以关闭或变更为数据区块。
在一实施例中,在步骤210中存储器控制器104可选择仅对目标区块的空白存储空间的一部份填入伪数据,例如仅对存在写入干扰的一或多个空白页填入伪数据,其中,写入干扰发生在写入使用者数据至目标页时,写入干扰范围包括与目标页的字线(Word line)有实体相邻或串联(String)的字线之间。
目标区块的空白存储空间的所有位的值应该皆为”1”。如果位的值变更为”0”则可能是受到读取干扰影响所造成的改变,藉由执行预防数据错误方法可预先检测出空白存储空间是否已受读取干扰影响。如果检查结果为失败,这表示读取干扰可能影响数据写入的正确性,因此,应避免对目标区块进行使用者数据的写入,或者,如同步骤210所示,填入伪数据至目标区块的空白存储空间。
在一实施例中,预防数据错误方法较佳于背景中执行,因此,不影响数据存储装置100对主机的系统效能。另外,错误位检查的标的可为空白存储空间中的第一页或区段,或最后一页或区段。
图3示出数据编程的示意图,在图3的例子中,目标区块包括有页P0~P7(更精准地说是逻辑页P0~P7),使用者数据依页的先后顺序,依序编程至页P0~P7中,其中以网底标示的页P0~P4为已编程使用者数据的页,而无网底标示的页P5~P7为尚未编程使用者数据的页,即为目标区块的空白存储空间。另外,以双级存储单元为例,页P0及P2可由同一字线所控制,页P1~P3可由另一字线所控制;以三级存储单元为例,页P0、P2及P5可由同一字线所控制,以此类推。
另外,在本发明实施例中所提及的方法操作,除特别叙明其顺序者外,均可依实际需要调整其前后顺序,甚至可同时或部分同时执行。
根据本发明以上所述的多个实施例,藉由侦测存储器的累积读取次数,并在累积读取次数满足特定条件时对存储器中的目标区块实施错误更正码检查,可预先检测出受到读取干扰影响的目标区块。受影响的目标区块将被填入伪数据,以防止之后再被填入有效使用者数据。透过此方式,可有效提升数据存储的可靠度、减少无法更正的错误位产生。
当然,本发明还可有其它多种实施例,在不背离本发明精神及其实质的情况下,熟悉本领域的技术人员当可根据本发明作出各种相应的改变和变形,但这些相应的改变和变形都应属于本发明所附的权利要求的保护范围。
Claims (12)
1.一种数据存储装置,其特征在于,包括:
一存储器,包括多个区块;以及
一存储器控制器,耦接该存储器,并用以执行以下操作:
记录该存储器的一目标区块的读取次数;
当该目标区块的读取次数满足一条件,对该目标区块的一空白存储空间执行一错误位检查以取得一检查结果;以及
响应于判断该检查结果为失败,对该目标区块的该空白存储空间填入一伪数据。
2.如权利要求1所述的数据存储装置,其特征在于,其中该目标区块包括多个页或多个区段,该目标区块的读取次数信息指示该目标区块的该些页或该些区段的各别的读取次数的总和。
3.如权利要求1所述的数据存储装置,其特征在于,其中于判断该目标区块的读取次数满足该条件时,为判断该目标区块的读取次数是否超过一限值。
4.如权利要求1所述的数据存储装置,其特征在于,其中于执行该错误位检查时,该存储器控制器读取该空白存储空间中的任一页或任一区段,并判断读取的结果是否包括非预设的值。
5.如权利要求1所述的数据存储装置,其特征在于,其中于执行该错误位检查时,该存储器控制器读取该空白存储空间中的任一页或任一区段,将读取的结果传送至一错误更正码引擎,并依据该错误更正码引擎输出的错误位数的数目决定该检查结果。
6.如权利要求1所述的数据存储装置,其特征在于,其中于对该目标区块的该空白存储空间填入该伪数据时,该存储器控制器对该目标区块的该空白存储空间的一部份填入该伪数据。
7.一种数据存储装置的预防数据错误方法,该数据存储装置包括一存储器以及一存储器控制器,该预防数据错误方法由该存储器控制器执行,其特征在于,还包括:
记录该存储器的一目标区块的读取次数;
当该目标区块的读取次数满足一条件,对该目标区块的一空白存储空间执行一错误位检查以取得一检查结果;以及
响应于判断该检查结果为失败,对该目标区块的该空白存储空间填入一伪数据。
8.如权利要求7所述的预防数据错误方法,其特征在于,其中该目标区块包括多个页或多个区段,该目标区块的读取次数信息指示该目标区块的该些页或该些区段的各别的读取次数的总和。
9.如权利要求7所述的预防数据错误方法,其特征在于,其中于判断该目标区块的读取次数满足该条件时,为判断该目标区块的读取次数是否超过一限值。
10.如权利要求7所述的预防数据错误方法,其特征在于,其中于执行该错误位检查时,该存储器控制器读取该空白存储空间中的任一页或任一区段,并判断读取的结果是否包括非预设的值。
11.如权利要求7所述的预防数据错误方法,其特征在于,其中于执行该错误位检查时,该存储器控制器读取该空白存储空间中的任一页或任一区段,将读取的结果传送至一错误更正码引擎,并依据该错误更正码引擎输出的错误位数的数目决定该检查结果。
12.如权利要求7所述的预防数据错误方法,其特征在于,其中于对该目标区块的该空白存储空间填入该伪数据时,该存储器控制器对该目标区块的该空白存储空间的一部份填入该伪数据。
