Abstract
本发明公开了一种平面结构的锑化物二类超晶格红外探测器,其包括沿设定方向依次分布的下电极、InAs/GaSb或InAs/InAsSb超晶格吸收层、InAs/GaSb超晶格或GaSb或GaAsSb接触层以及上电极,并且于所述接触层内或所述接触层与超晶格吸收层内还局部分布有p型区域。本发明还公开了一种制作所述红外探测器的方法。本发明提供的锑化物超晶格红外探测器使用了平面结构,避免了常规台面结构中由于刻蚀产生的表面漏电流,有利于降低红外探测器的暗电流和噪声,并简化了锑化物二类超晶格红外探测器的制作工艺,同时本发明因采用了特殊设计的pin型探测器的能带结构和材料组合,还使得光生载流子的收集不受势垒阻挡,有效保证和提升了红外探测器的工作性能。
Description
技术领域
本发明涉及一种红外探测器,尤其涉及一种基于平面结构的pin型锑化物二类超晶格红外探测器及其制备方法,属于半导体技术领域。
背景技术
红外技术是军事中重要的战略战术手段,在导弹预警、微光成像、目标追踪、光电对抗等领域应用广泛。在现代高科技战争的需求下,红外探测系统已经发展到第三代,即具有大面阵、高帧频、更好的热分辨率、多色探测能力以及即时信号处理能力等特征。锑化物InAs/GaSb和InAs/InAsSb二类超晶格红外探测器由于具有均匀性好、俄歇复合率低、波长调节范围大等特点被认为是制备第三代红外探测器最理想的选择之一。相对于碲镉汞红外探测器(HgCdTe),它的均匀性重复性更好、成本更低、在甚长波长段性能更好;相对于量子阱红外探测器(QWIP),它的量子效率更高、暗电流更小、工艺更简单、可靠性更高。
当前锑化物二类超晶格探测器发展的最大技术障碍是探测器的暗电流过高,造成器件噪音大,工作温度低。其中暗电流的一个重要来源就是表面漏电流。目前锑化物超晶格探测器的研究和生产过程中均采用台面结构,也就是用刻蚀工艺把工作区以外的半导体材料去除而实现器件之间的电学隔离,但是,刻蚀完成后由于半导体晶体连续性被打破,导致器件侧壁产生表面态和反型层,从而使侧壁表面出现导电通道而产生表面漏电流。尽管研究者采取了各种手段如沉积SiO2、聚酰亚胺、光刻胶SU-8等介质材料对探测器表面进行钝化处理,但效果有限,工艺还有待完善。
发明内容
针对现有技术的不足,本发明的主要目的在于提供一种基于平面结构的pin型锑化物二类超晶格红外探测器及其制备方法。
为了实现上述的目的,本发明采用了如下的技术方案:
在一些实施案例中提供的一种平面结构的pin型锑化物二类超晶格红外探测器包括沿设定方向依次分布的下电极、InAs/GaSb或InAs/InAsSb超晶格吸收层、InAs/GaSb超晶格或GaSb或GaAsSb接触层以及上电极,并且于所述接触层内或所述接触层与超晶格吸收层内还局部分布有p型区域。
在一些实施案例中,所述超晶格吸收层形成于n型InAs或GaSb衬底的上端面,并且所述超晶格吸收层与衬底之间还分布有n型InAs或InAsSb缓冲层。
在一些实施案例中,所述接触层上还设有非故意掺杂的InAs或AlGaSb钝化层和/或介质保护层。
在一些实施案例中还提供了一种制作平面结构的pin型锑化物二类超晶格红外探测器的方法,其可以包括:
在n型InAs或GaSb衬底上端面依次形成n型InAs或InAsSb缓冲层、n型InAs/GaSb或InAs/InAsSb超晶格吸收层、n型InAs/GaSb超晶格或GaSb或GaAsSb接触层、非故意掺杂的InAs或AlGaSb钝化层以及介质保护层;
选择性除去介质保护层和钝化层的部分区域而形成扩散窗口,使所述接触层的局部区域从所述扩散窗口暴露出;
在从所述扩散窗口暴露出的接触层上进行p型掺杂源的扩散形成p型接触区,并控制扩散深度至所述接触层内或所述超晶格吸收层内;
在所述p型接触区表面制作上电极以及在所述衬底下端面或所述缓冲层上端面制作下电极。
较之现有技术,本发明的优点至少在于:
(1)本发明通过形成平面结构,在探测器工作区内半导体晶体连续性得到保护,杜绝了常规台面探测器中的表面漏电流,简化了探测器的制作工艺,提高了锑化物超晶格红外探测器的可靠性。
(2)本发明的探测器通过采用pin结构,也就是在n型材料中选择性的扩散p型掺杂源形成p型区域,工艺易于实施,可靠性高;
(3)本发明采用了设计独特的pin探测器的外延结构,即使用n型InAs或InAsSb缓冲层、n型InAs/GaSb或InAs/InAsSb超晶格吸收层和p型InAs/GaSb超晶格或GaSb或GaAsSb接触区,其对应能带不存在势垒,使得探测器在工作状态下空穴能够顺利通过p型接触区到达上电极,电子能够顺利通过n型缓冲层达到下电极,保证了探测器的顺利工作而使性能达到最佳。

如前所述,鉴于现有技术中的不足,本案发明人经长期研究和大量实践,得以提出本发明的技术方案。如下将对该技术方案、其实施过程及原理等作进一步的解释说明。
本发明提供了一种平面结构的pin型锑化物二类超晶格红外探测器,其包括沿设定方向依次分布的下电极、InAs/GaSb或InAs/InAsSb超晶格吸收层、InAs/GaSb超晶格或GaSb或GaAsSb接触层以及上电极,并且于所述接触层内或所述接触层与超晶格吸收层内还局部分布有p型区域。
在一些实施例中,所述超晶格吸收层形成于n型InAs或GaSb衬底的上端面,并且所述超晶格吸收层与衬底之间还分布有n型InAs或InAsSb缓冲层。
在一些实施例中,所述接触层上还设有非故意掺杂的InAs或AlGaSb钝化层和/或介质保护层。
在一些较佳实施例中,所述缓冲层与起始衬底晶格匹配,厚度为0.1~2μm,掺杂浓度为1×1016~1×1018cm-3。
在一些较佳实施例中,所述超晶格吸收层主要由InAs和GaSb或InAs和InAsSb薄层交替组成,并且所述超晶格吸收层的有效带宽对应波长为3~25μm,总厚度为2~8μm,掺杂方式为n型均匀掺杂,掺杂浓度为1×1014~1×1017cm-3,或主体为n型,其中远离衬底的局部区域由p型掺杂源通过选择性扩散形成p型区域。
在一些较佳实施例中,所述接触层与起始衬底晶格匹配,厚度为0.5~5μm,掺杂方式为主体为n型,其中远离衬底的局部区域由p型掺杂源通过选择性扩散形成p型区域,p型掺杂浓度为1×1016~5×1018cm-3。
在一些较佳实施例中,所述钝化层仅覆盖于未被扩散的接触层之上,厚度为0.1~1μm。
在一些较佳实施例中,所述介质保护层仅覆盖于钝化层之上,厚度为0.1~5μm。
其中,所述介质保护层的材质包括SiO2和/或Si3N4,但不限于此。
在一些实施例中,所述下电极与所述衬底的下端面连接或与所述缓冲层的上端面连接。
在一些实施例中,所述钝化层和/或介质保护层上设有扩散窗口,所述上电极经所述扩散窗口与所述接触层内的p型区域连接。

在n型InAs或GaSb衬底上端面依次形成n型InAs或InAsSb缓冲层、n型InAs/GaSb或InAs/InAsSb超晶格吸收层、n型InAs/GaSb超晶格或GaSb或GaAsSb接触层、非故意掺杂的InAs或AlGaSb钝化层以及介质保护层;
选择性除去介质保护层和钝化层的部分区域而形成扩散窗口,使所述接触层的局部区域从所述扩散窗口暴露出;
在从所述扩散窗口暴露出的接触层上进行p型掺杂源的扩散形成p型接触区,并控制扩散深度至所述接触层内或所述超晶格吸收层内;
在所述p型接触区表面制作上电极以及在所述衬底下端面或所述缓冲层上端面制作下电极。
在所述制备方法中,至少可选用金属有机物化学气相沉积和分子束外延工艺中的任一种于所述衬底上生长形成所述缓冲层、超晶格吸收层、接触层、钝化层中的任一者或全部。
在所述制备方法中,至少可选用等离子体增强化学气相沉积工艺制作形成所述介质保护层。
在所述制备方法中,至少可选用湿法、干法刻蚀工艺除去介质保护层和钝化层的部分区域而形成扩散窗口。

本发明提供的基于平面结构的pin型锑化物二类超晶格红外探测器及其制备方法适合于制备分立器件,也适合于制备焦平面探测器阵列(FPA)等。
请参阅图1所示,在本发明的一典型实施案例中提供了一种基于平面结构的pin型锑化物二类超晶格红外探测器,其可以包括n型InAs或GaSb衬底10,以及在所述衬底10上依次设置的n型InAs或InAsSb缓冲层11、InAs/GaSb或InAs/InAsSb超晶格吸收层12、InAs/GaSb超晶格或GaSb或GaAsSb接触层13、非故意掺杂的InAs或AlGaSb钝化层14以及介质保护层15。
其中,pin型器件中的p型接触区17由p型掺杂源通过扩散窗口16选择性扩散形成,其扩散深度可以控制在接触层13中或吸收层12中。
进一步地,所述n型InAs或InAsSb缓冲层11与衬底10晶格匹配,即:若衬底10为InAs时,缓冲层11为InAs,若衬底10为GaSb时,缓冲层11为InAsSb。其厚度为0.1~2μm,掺杂浓度为1×1016~1×1018cm-3。
其中,所述InAs/GaSb或InAs/InAsSb超晶格吸收层12由InAs和GaSb或InAs和InAsSb薄层交替组成,其有效带宽对应波长为3~25μm,总厚度为2~8μm,掺杂方式为n型均匀掺杂或主体为n型、在远离衬底的方向由扩散形成p型区域17(如图1阴影区所示),n型掺杂浓度为1×1014~1×1017cm-3。
其中,所述InAs/GaSb超晶格或GaSb或GaAsSb接触层13与起始衬底10晶格匹配,即:若衬底10为InAs时,接触层13为InAs/GaSb超晶格或GaAsSb,若衬底10为GaSb时,接触层13为InAs/GaSb超晶格或GaSb,厚度为0.5~5μm,掺杂方式为主体为n型、在远离衬底的方向由扩散形成p型接触区17(如图1阴影区所示),p型掺杂浓度为1×1016~5×1018cm-3。
其中,所述非故意掺杂的InAs或AlGaSb钝化层14仅覆盖于未被扩散的接触层13之上,其厚度为0.1~1μm。
其中,所述介质保护层15仅覆盖于钝化层14之上,为SiO2、Si3N4或其组合,其厚度为0.1~5μm。
请继续参阅图1,所述红外探测器还包括了在p型接触区17上表面制作的上电极18和在n型衬底10下表面制作的下电极19。其中下电极19还可以制作在缓冲层11之上。
请参阅图2所示是本发明一典型实施案例中提供的基于平面结构的pin型锑化物二类超晶格红外探测器(简称pin型探测器)的能带示意图。其中,超晶格吸收层12由InAs薄层20和GaSb或InAsSb薄层21交替形成并构成二类能带结构,其有效带宽如虚线所示。为了方便少子顺利收集,p型材料应当是由InAs/GaSb超晶格或GaSb或GaAsSb接触层13构成,而n型材料应当是由InAs或InAsSb缓冲层11构成。这样如箭头所示,电子和空穴的输运都不会受到势垒的影响,保证了红外探测器的正常工作。
本发明提出的红外探测器为pin型器件,且具有平面结构,其中通过在n型材料中选择性的形成p型区域,在不破坏半导体材料的前提下实现了电学隔离,可以完全杜绝采用台面结构时因刻蚀产生的表面漏电流以及降低噪声,并且在n型材料中选择性扩散p型掺杂源形成p型区域工艺易于实施和控制,例如采用金属有机物化学气相沉积或快速退火等成熟工艺即可实现,操作简单,重复性好,可靠性高,尤其是通过对器件的能带结构和材料组合进行特殊设计,还利于实现光生载流子的顺利收集,能够有效提高器件的工作性能,非常适用于锑化物二类超晶格红外探测器分立器件和焦平面探测器阵列的制作。
下面将结合本发明实施例中的附图,对本发明实施例中的技术方案进行详细地描述,显然,所描述的实施例仅仅是本发明一部分实例,而不是全部实施例。基于本发明中的实施例,本领域普通技术人员在没有做出创造性劳动的前提下所获得的所有其他实施例,都属于本发明保护范围。
实施例1使用金属有机物化学气相沉积(MOCVD)作为生长工艺,提供n型InAs衬底10,生长源为TMGa、TMIn、TMSb和AsH3,掺杂源n型为Si2H6,p型为DEZn。生长温度约530℃,反应室压力为100Torr。在高温处理除去衬底表面杂质后,按照如图1所示的红外探测器结构依次生长:
(1)0.5μm InAs缓冲层11,掺Si,浓度为5×1017cm-3;
(2)500周期InAs/GaSb超晶格吸收层12,InAs厚度4.8nm,GaSb厚度3nm,也即总厚度3.9μm,仅在InAs中掺Si,平均浓度为2×1016cm-3;
(3)100周期InAs/GaSb超晶格接触层13,InAs厚度3nm,GaSb厚度3nm,也即总厚度0.6μm,仅在InAs中掺Si,平均浓度为2×1016cm-3;
(4)0.2μm非故意掺杂的InAs钝化层14;
生长完成后采用等离子体增强化学气相沉积(PECVD)工艺在外延片上沉积0.5μmSi3N4介质保护层15,再使用标准光刻和反应离子刻蚀(RIE)以及感应耦合等离子体刻蚀(ICP)工艺选择性刻蚀掉Si3N4介质保护层15和InAs钝化层14以打开扩散窗口16,然后将样品重新放回MOCVD反应室,在500℃和AsH3气氛下使用DEZn做扩散源,让Zn在暴露的n型InAs/GaSb超晶格接触层13中扩散形成p型接触区17,控制其扩散深度至InAs/GaSb超晶格接触层13中,p型接触区17表面浓度为1×1018cm-3,最后用电子束蒸发工艺在p型接触区17上表面沉积金属制作上电极18,在n型InAs缓冲层11上表面沉积金属制作下电极19。金属为组合。若为背入射,还可减薄衬底。
该实施例中生长和扩散均使用工业化的MOCVD工艺,InAs/GaSb超晶格吸收层截至波长约8μm,InAs/GaSb接触层带宽比吸收层大,而且不阻挡空穴的输运。整体工艺流程比较适合做焦平面探测器阵列。
实施例2使用分子束外延工艺(MBE)作为生长工艺,提供n型GaSb衬底10,生长源为固态单质源Ga、In、As和Sb,掺杂源n型为Te。生长温度约450℃。在衬底除气去杂后按照如图1所示的红外探测器结构依次生长:
(1)1.5μm InAsSb缓冲层11,掺Te,浓度为1×1017cm-3;
(2)600周期InAs/InAs0.6Sb0.4超晶格吸收层12,InAs厚度7nm,InAs0.6Sb0.4厚度2nm,也即总厚度5.4μm,掺Te,浓度为2×1015cm-3;
(3)4μm GaSb接触层13,掺Te,浓度为5×1016cm-3;
(4)0.5μm非故意掺杂的AlGaSb钝化层14;
生长完成后采用等离子体增强化学气相沉积(PECVD)工艺在外延片上沉积2μmSiO2介质保护层15,再采用标准光刻和反应离子刻蚀(RIE)以及感应耦合等离子体刻蚀(ICP)工艺选择性刻蚀掉SiO2介质保护层15和AlGaSb钝化层14以打开扩散窗口16,然后使用掺Zn旋涂玻璃做扩散源在500℃进行快速退火,让Zn在暴露的n型GaSb接触层13中扩散形成p型接触区17,控制其扩散深度至InAs/InAs0.6Sb0.4超晶格吸收层12中,p型接触区17表面浓度为5×1018cm-3,最后用电子束蒸发工艺在p型接触区17上表面沉积金属制作上电极18,在n型GaSb衬底10下表面沉积金属制作下电极19。金属为组合。
该实施例中使用较为常见的MBE工艺,InAs/InAs0.6Sb0.4超晶格吸收层截至波长约12μm,p型GaSb接触区不阻挡空穴的输运。由于MBE工艺能形成陡峭界面,该实施例提供的锑化物超晶格探测器性能较高。
上述各个具体的实施例中,采用MOCVD(Metal Organic Chemical VaporDeposition,金属有机化合物化学气相沉淀)或MBE(Molecular Beam Epitaxy,分子束外延)生长工艺制备本发明中提供的锑化物二类超晶格红外探测器。其中,若采用MOCVD法,则各层n型掺杂原子可以为Si、Se、S或Te,p型掺杂原子可以为Zn、Mg或C;若采用MBE法,则各层n型掺杂原子可以为Si、Se、S、Sn或Te,p型掺杂原子可以为Be、Mg或C。
需要说明的是,在本说明书中,术语“包括”、“包含”或者其任何其他变体意在涵盖非排他性的包含,从而使得包括一系列要素的过程、方法、物品或者设备不仅包括那些要素,而且还包括没有明确列出的其他要素,或者是还包括为这种过程、方法、物品或者设备所固有的要素。
以上所述仅是本发明的具体实施方式,应当指出,对于本技术领域的普通技术人员来说,在不脱离本发明原理的前提下,还可以做出若干改进和润饰,这些改进和润饰也应视为本发明的保护范围。
Claims (11)
1.一种平面结构的锑化物二类超晶格红外探测器,其特征在于,所述红外探测器包括沿设定方向依次分布的下电极、InAs/GaSb或InAs/InAsSb超晶格吸收层、InAs/GaSb超晶格或GaSb或GaAsSb接触层以及上电极,所述超晶格吸收层形成于n型InAs或GaSb衬底的上端面,并且所述超晶格吸收层与衬底之间还分布有n型InAs或InAsSb缓冲层,所述接触层上还设有非故意掺杂的InAs或AlGaSb钝化层和介质保护层,所述钝化层和介质保护层上设有扩散窗口,并且于所述接触层内或所述接触层与超晶格吸收层内还局部分布有p型区域,所述p型区域由p型掺杂源通过所述扩散窗口在所述接触层内或所述接触层与超晶格吸收层内选择性扩散形成,所述上电极经所述扩散窗口与所述接触层内的p型区域连接。
2.根据权利要求1所述的红外探测器,其特征在于,所述缓冲层与起始衬底晶格匹配,厚度为0.1~2μm,掺杂浓度为1×1016~1×1018cm-3。
3.根据权利要求1所述的红外探测器,其特征在于,所述超晶格吸收层由InAs薄层和GaSb薄层交替组成或由InAs薄层和InAsSb薄层交替组成,并且所述超晶格吸收层的有效带宽对应波长为3~25μm,总厚度为2~8μm,所述超晶格吸收层的掺杂方式为n型均匀掺杂,掺杂浓度为1×1014~1×1017cm-3,或所述超晶格吸收层的主体为n型,其中远离衬底的局部区域由p型掺杂源通过选择性扩散形成p型区域。
4.根据权利要求1所述的红外探测器,其特征在于,所述接触层与起始衬底晶格匹配,厚度为0.5~5μm,所述接触层的主体为n型,其中远离衬底的局部区域由p型掺杂源通过选择性扩散形成p型区域,p型掺杂浓度为1×1016~5×1018cm-3。
5.根据权利要求1所述的红外探测器,其特征在于,所述钝化层仅覆盖于未被扩散的接触层之上,厚度为0.1~1μm。
6.根据权利要求1所述的红外探测器,其特征在于,所述介质保护层仅覆盖于钝化层之上,厚度为0.1~5μm。
7.根据权利要求6所述的红外探测器,其特征在于,所述介质保护层的材质包括SiO2和/或Si3N4。
8.根据权利要求1或2所述的红外探测器,其特征在于,所述下电极与所述衬底的下端面连接或与所述缓冲层的上端面连接。
9.一种平面结构的锑化物二类超晶格红外探测器的制备方法,其特征在于包括:
在n型InAs或GaSb衬底上端面依次形成n型InAs或InAsSb缓冲层、n型InAs/GaSb或InAs/InAsSb超晶格吸收层、n型InAs/GaSb超晶格或GaSb或GaAsSb接触层、非故意掺杂的InAs或AlGaSb钝化层以及介质保护层;
选择性除去介质保护层和钝化层的部分区域而形成扩散窗口,使所述接触层的局部区域从所述扩散窗口暴露出;
在从所述扩散窗口暴露出的接触层上进行p型掺杂源的扩散形成p型接触区,并控制扩散深度至所述接触层内或所述超晶格吸收层内;
在所述p型接触区表面制作上电极以及在所述衬底下端面或所述缓冲层上端面制作下电极。
10.根据权利要求9所述的制备方法,其特征在于包括:至少选用金属有机物化学气相沉积和分子束外延工艺中的任一种于所述衬底上生长形成所述缓冲层、超晶格吸收层、接触层、钝化层中的任一者。
11.根据权利要求9所述的制备方法,其特征在于包括:至少选用等离子体增强化学气相沉积工艺制作形成所述介质保护层。
