Description
技术领域
本发明涉及光伏太阳能领域,并且尤其涉及薄膜光伏模块。
在本申请的内容中,“薄膜”指的是厚度小于5μm的膜。
背景技术
光伏模块包括串联布置的多个太阳能电池。这是因为在单块太阳能电池的端子处产生的小于1伏特的电压通常对于许多设备而言过低。因而很有必要布置多个串联的电池。因此,对于大约100块串联的电池而言,由光伏模块输出的电压为大约100伏特。
对于薄膜光伏模块,这样的串联布置可以通过在同一块的衬底上进行的刻蚀步骤和沉积步骤来完成。因而产生单片互连。这相对于单片晶体硅的常规技术而言具有相当的优势。这是因为由晶体硅制成的模块的制备需要复杂且纷繁的金属线互连和焊接操作。全部这些操作对于薄膜技术而言都是不必要的。
用于薄膜太阳能电池的单片互连工艺需要三个刻蚀步骤(通常称为P1、P2和P3)。
第一步骤(P1)保证两个相邻电池在太阳能电池的背面电极处的电绝缘。
第二步骤(P2)允许将给定电池的正面电极连接到相邻电池的背面电极上。
第三步骤(P3)在于使两个相邻电池在正面电极处电绝缘。
可应用多种技术来实现此单片互连工艺。
最常规的技术是机械刻蚀或者激光烧蚀。
因此,参照文件US 4502225,其中对包括用于半导体器件的刻蚀尖端的设备进行了说明。
Hermann等人的文献《Selective ablation of thin films with short and ultrashotlaser pulses》,Appl.Surf.Sci.252(2006)4814或者Bartolme等人的文献中《Laserapplication in thin-film photovoltaics》,Appl Phys B 100(2010)427-436尤其对激光在薄膜太阳能电池中的使用进行了说明。
这些刻蚀技术所显现出的优点是能够被采用很多种材料(例如,CdTe、a-Si、通式为Cu2ZnSn(S,Se)4的CZTS或者通式为Cu(In,Ga)(S,Se)2的CIGS)来沉积薄膜。
然而,这些刻蚀技术都显现出一些缺点。
因此,由于各层膜上存在有机械应力,机械刻蚀导致材料损伤并进而在刻蚀线附近的各层膜的表面上形成碎屑,这将会导致短路问题以及刻蚀尖端的磨损。而且,通常情况下,机械刻蚀的质量对诸如形态或者薄膜的特性之类的很多参数以及对刻蚀尖端的工作参数都非常敏感。
另外,激光烧蚀很难实施。这是因为,可以发现,去除的材料可能被熔化并且部分地流回到通过激光烧蚀产生的凹槽中。因此,该技术无法获得产生良好质量的电接触所需要的洁净表面。
同样可以使用化学刻蚀方法。然而,这些化学方法的执行比常规的机械刻蚀或者激光烧蚀方法更加复杂且昂贵。

具体实施方式
图1a示出了柔性或刚性的衬底1,所述衬底1可以由多种材料制成,尤其是由玻璃又或者塑料或金属(例如,钢、铝或者钛)等材料制成。
通常,该衬底由厚度为几毫米的钠钙玻璃制成,并且所述厚度通常介于1至3mm之间。
钼(Mo)膜11被沉积在该衬底1上,所述钼膜11的厚度通常介于100nm至2μm之间并且优选地为大约1μm。
该钼膜被用于形成构成光伏模块的各个电池的背面电极。
图1a示出了在钼膜的沉积之后进行的刻蚀步骤。如上所述,该刻蚀通常以机械的方式实现或者由激光烧蚀来实现。该刻蚀导致形成没有钼的凹槽110。
该凹槽110使得能够对图1f中所示的相邻电池2和3的背面电极11a和11b进行限定。
该刻蚀步骤对应于上述步骤P1。
凹槽110的宽度通常介于10μm至100μm之间并且优选地为大约50μm。
图1b示出了工艺的另一步骤,在此步骤中产生光伏膜,并且所述光伏膜例如为晶体CIGS膜。该膜具有光吸收作用。
该步骤首先将Cu、In、Ga金属前驱以及Se和/或S类型的元素引入到背面电极11上,以用于生长p型半导体材料CIGS膜。
适合于薄膜的大量沉积工艺都可以使用。
这些工艺可以是诸如蒸发或者阴极溅射之类的真空工艺,或者诸如电沉积、丝网印刷、刮片涂覆、喷墨印刷或者狭缝涂布之类的在大气压下实现的工艺。
因此,Cu、In和Ga的前驱可以通过阴极溅射进行沉积。Se和/或S膜随后通过真空方法或者在大气压下实现的方法沉积在叠置的膜之上。
通常来说,S或者Se的大量供给始终是必需的。硫组族元素S或者Se以元素气体形式、以H2S或H2Se的气体形式或者以蒸发的S或Se的膜的形式引入并被沉积在金属前驱膜的表面上。
应当注意的是,气体H2S和H2Se有剧毒,这使得其在工业范围中的使用变得尤为复杂。
该金属前驱膜的厚度通常介于300nm至1μm之间。
组分向晶体CIGS膜12的转化由高温热处理来实现,已知该高温热处理是使用介于1℃/s(摄氏度每秒)至10℃/s之间的温度增长斜率的硒化/硫化热处理。
特别地,参照文件US 5578503,该文件公开了一种用于生产CuXY2型半导体的工艺,其中,X为In和/或Ga并且Y为Se或S。
温度通常介于400℃与600℃之间。
该组分膜可以被一覆盖层所覆盖,该覆盖层优选地由石墨制成。该覆盖层使得能够在热处理期间维持较高的Se和/或S的分压,从而导致Se和/或S到金属前驱的扩散增加。
图1c示出了实现该工艺的另一步骤,其中,n型半导体膜13被沉积到CIGS膜上以形成pn结。
该膜可以通过化学浴、阴极溅射或者蒸发来沉积。
例如,该膜可以由CdS组成并且通过化学浴来沉积,膜13具有几十纳米的厚度。
诸如ZnS或ZnOS之类的其它材料也可以使用,并且厚度介于例如5nm至30nm之间。
图1c还示出了工艺的另一可选步骤。该步骤在于沉积本征ZnO膜14,其作用将在之后进行说明。
该膜14在太阳光谱内高度透明并且具有很强的电阻性。膜14通常通过阴极溅射来沉积并且具有几十纳米的厚度。
应当注意的是,在膜14的沉积过程中,膜13防止ZnO与CIGS之间的反应并因此对膜12进行保护。
图1d示出了实现工艺的一个步骤,其中,另一刻蚀以机械的方式实现或者由激光烧蚀完成。
对应于上述的步骤P2的这一刻蚀在于去除之前沉积在钼膜11上的全部的膜。因而,该刻蚀使得能够产生一个开口(参照图1d中的111)。这使得能够在两个相邻电池之间产生电互连部分。
开口111的宽度通常介于50μm至150μm之间并且优选地为大约100μm。
此外,开口110与111之间的距离通常介于50μm至150μm之间并且优选地为大约100μm。
图1e示出了工艺实施的另一步骤,其中,导电透明氧化物膜15被沉积。
该膜可以通过阴极溅射来沉积并且具有几十纳米的厚度。
特别地,该膜可以是掺杂Al的ZnO并具有大约500nm的厚度。
该掺杂Al的ZnO膜用于形成导电透明电极以作为电池2的正面电极(参照15a)和电池3的正面电极15b(见图1f)。
通常认为n型半导体膜13可以具有间断点。于是ZnO膜14保证导电膜15与CIGS膜12之间的电绝缘。
也可以采用诸如掺杂锡的氧化铟(ITO)、银纳米线或碳纳米管之类的材料来生产该导电透明电极。类似地,也可以使用其它沉积技术。
当然,开口110与111之间的距离必须足够大以防止电池2的正面电极15a与电池3的背面电极11b之间出现过大的互连电阻。
图1f示出了工艺的最后步骤,其中,在叠置的膜中完成另一刻蚀以使电池2与电池3最终隔离。
该刻蚀步骤对应于上述步骤P3。该步骤可以机械的方式实现或者通过激光烧蚀来实现并且在于去除沉积在背面电极11b上的全部的膜。
所获得的开口112能够使得两个电池2和3在其正面电极15a和15b处电绝缘。
开口112通常具有介于10μm至200μm之间,并且优选地为大约100μm的宽度。
图1f还示出了两个相邻的电池2和3之间的电荷通道。
因此,第一电池2的正面电极15a使得能够在正面上聚集该电池2产生的电荷,并且将这些电荷输送到相邻电池3的背面电极11b处。
对于常规刻蚀技术所表现出来的缺点,现有技术已经提供了解决方案。
这些解决方案涉及步骤P2并且目标是局部地增加CIGS材料的导电性以实现从给定电池的正面电极到相邻电池的背面电极的电荷传导。
可以采用允许局部地赋予CIGS金属行为的激光处理。特别地,对Westin等人的文章《Laser patterning of P2 interconnection via thin-film CIGS PV modules》92(2008)1230进行参考。
因此,激光处理使得能够生成具有比CIGS膜的剩余区域的电导率更大的电导率的区域,该区域代替掺杂Al的ZnO膜与背面钼电极之间的直接接触。
然而,能够令CIGS导电的激光与P3步骤中使用的对CIGS进行刻蚀的激光不同。特别地,可以参照Rekow等人的论文《Application of a PulseProgrammable Fiber Laser to a Broad Range of Micro-Processing Applications》,NRC Publications Archives。因此需要两种激光,这就大大增加了生产成本。
局部地沉积在背面电极上的金属前驱还能够通过在CIGS膜于高温中生长的过程中扩散到CIGS膜中来实现令CIGS导电的功能。就此而言,可以特别参照文件US 2010/0000589。
然而该技术也有缺点。这是因为相比于常规单片互连工艺,该技术首先要求增加对掺杂元素条带进行沉积这一补充步骤。这使得该工艺更加复杂并且增加了生产成本。
此外,掺杂元素在CIGS内部的扩散局部地导致改性半导体的形成,该改性半导体具有大于CIGS却小于金属的导电性。因此,一个电池的正面电极与相邻电池的背面电极之间的电连接通过改性半导体形成,该改性半导体的电阻大于金属的电阻。因此,电连接具有比通过常规互连工艺得到的电连接更差的质量,因为在使用常规互连工艺的情况下,电连接通过与金属钼电极直接接触的导电透明电极形成。
本发明的一个目的在于通过提供另一工艺来克服现有技术的缺点,该工艺能够保证一个太阳能电池的正面电极与相邻太阳能电池的背面电极之间的电接触而不需要进行额外的步骤(激光处理又或者是特定的沉积步骤),该电接触此外还具有优良的品质。
因此,本发明涉及一种用于生产光伏模块的工艺,所述光伏模块包括薄膜结构中的多个太阳能电池,其中,在该结构中相继地产生以下部分:背面电极、光伏膜以及另一个半导体膜,光伏膜通过对包括金属前驱以及Se和S中至少一种元素的成分进行沉积并且进行热处理将这些组分转化为半导体材料而获得,另一个半导体膜用于与光伏膜形成pn结。
根据本发明,金属前驱在背面电极上形成连续的膜,然而所述至少一种元素形成具有至少一个间断点的膜,使得能够在热处理结束后于所述间断点处在金属前驱膜中保留一个金属状态的区域。
因此,该工艺能够规避常规互连工艺中的刻蚀步骤P2。
在第一实施例中,所述至少一种元素以局部的方式沉积。
优选地,金属前驱的类型为诸如Cu、In和Ga的类型或Cu、Zn和Sn等类型。
优选地,热处理在介于400℃至600℃之间的温度下进行,并且在优选为大约550℃的温度下进行。
优选地,其它半导体膜在所述区域处具有一个间断点。
本发明还涉及一种光伏模块,该光伏模块包括串联到公共衬底的多个太阳能电池,每块电池包括对透光的正面电极以及背面电极,背面电极与正面电极被光伏膜以及另一个半导体膜间隔开,所述另一个半导体膜使得能够形成pn结。
根据本发明,一个电池的正面电极经由光伏膜的由金属前驱构成的区域来电连接到相邻电池的背面电极上。
由于该模块不包括P2类型的刻蚀,该模块在两个相邻电池之间只具有单一开口,该开口由在衬底上进行的P3步骤的刻蚀形成。
一个电池的正面电极与相邻电池的背面电极之间的电连接更具有良好的品质。
此外,其它半导体膜优选地具有在光伏膜的金属区域处的间断点。
光伏膜优选地由CIGS或CZTS制成。
通过阅读后续说明书并且参照附图,可以更好地理解本发明并且本发明的其它目的、特征和优点也会更加直观。
-图2a至2e示出了根据本发明的工艺的不同步骤的截面图,以及
-图3为根据本发明的工艺的替代形式的截面图。
图2a示出了覆盖有薄的绝缘膜的衬底4,所述衬底4能够由多种材料(常规地为玻璃、塑料或金属)制成。通常,该衬底由厚度为几微米并且例如由厚度3mm的钠钙玻璃制成。
金属膜41被沉积在衬底4上,该金属膜形成光伏模块的各个电池的背面电极,该光伏模块将通过根据本发明的工艺获得。例如,该膜由钼制成并且膜厚度介于100nm至2μm之间且尤其为大约1μm。
特别地,钼膜的沉积通过阴极溅射来完成。
应当指出,膜41还能够由诸如ITO之类的半导体材料制成或者由诸如ZrN或TiN之类的氮基导电材料制成。
图2a示出了在膜41被沉积之后进行的刻蚀步骤。如上所述,该刻蚀通常以机械的方式实现或者由激光烧蚀来实现。该刻蚀导致形成没有金属的凹槽410。
该凹槽410使得能够对图2e中所示的相邻电池5和6的背面电极41a和41b进行限定。
该刻蚀步骤对应于上述步骤P1。
凹槽410的宽度通常介于10μm至100μm之间并且优选地为大约50μm。
图2b示出了工艺的一个步骤,在该步骤中产生膜42,所述膜42包括导致光伏膜形成的成分。
膜42包括金属前驱膜420(例如,所述金属前驱为Cu、Ga和In)以及膜421(例如,硒)。
金属前驱能够通过印刷或者阴极溅射的方法沉积在膜41上。
这些前驱能够以元素的形式(也就是说,以Cu、Ga和In的形式)按照相继的膜被沉积。这些前驱还能够以合金形式(例如,CuGa、CuIn或InGa)同时被沉积。
优选地并且具有相同的成分示例,金属前驱以至少两层膜的形式被沉积,第一膜由CuGa合金组成且第二膜由铟组成。
在此情况下,通过精细的CuGa和铟膜的交替沉积,金属前驱膜的同质性而得到改善。这些膜尤其具有大于50nm的厚度,对相继的膜进行沉积直到得到需要的膜420的厚度。
该厚度通常介于300nm至1μm之间并且优选地等于750nm。
仍在所考虑的示例中,金属前驱优选地被沉积从而得到下列比例:
0.75≤Cu/(In+Ga)≤0.95;0.55≤In/(In+Ga)≤0.85以及0.15≤Ga/(In+Ga)≤0.45。
这些比例按照惯例进行选择以保持该类型的半导体所需的电学和光学特性。
硒膜421随后被沉积在膜420上(例如,通过真空蒸发)。
如图2b中所示,该膜421不是连续的。相反地,该膜具有一个间断点422。换言之,金属前驱膜420在区域423处不具有硒。
为了避免短路,间断点422与刻蚀410之间的距离优选地介于50μm至150μm之间并且优选地为大约100μm。
膜421中的该间断点能够通过不同的工艺得到。
首先,通过实施利用掩层的真空蒸发能够对硒进行局部方式的沉积。
例如,该掩层能够具有以下特点:由电沉积的镍制成并且包括一个或多个狭缝(狭缝的数量取决于要生产的模块中所提供的光伏电池的数量),每个狭缝具有介于50μm至150μm之间并且优选地为大约100μm的宽度。
膜421还能够通过诸如丝网印刷或喷墨印刷之类的印刷方法来沉积,尤其是使用基于分散在有机溶剂中的硒纳米粒子的墨水。该工艺具有更加经济的优点,因为印刷方法能够在大气压下实现。
此外,膜421的厚度取决于金属前驱膜420的厚度。
举例来说,对于厚度介于500nm至1μm之间的膜420来说,硒膜421将具有介于1μm至2μm之间的厚度。此外,对于775nm厚度的膜420来说,硒膜421将具有1.5μm的厚度。这是因为化学计量的过量大约40%的Se是很有必要的,已知Cu(In,Ga)Se2的理论化学计量使得Se/Cu=2。当所选择的金属前驱导致形成CZTS的时候是一样的。
图2c示出了工艺的另一步骤,其中,组分膜42被转化为半导体材料膜43。
常规情况下,该转化通过在中性气氛(例如,氮或氩)下进行的高温热处理来实现。
该热处理可以在介于400至600℃之间的温度下进行,并且优选地在大约550℃的温度下进行。
热处理的持续时间通常介于30秒至5分钟之间并且优选地持续大约1分钟的持续时间。
一旦完成热处理,金属前驱与硒进行反应以在局部形成CIGS半导体膜43。
这是因为在区域423中,金属前驱并未与硒接触并且因此以金属形式被保留。
膜43的前驱以金属形式保留的区域可由图2c中的附图标记430指示。
在该区域430中并且根据热处理的温度,金属前驱为InGa合金、CuGA合金、CuIn合金、元素铟、元素Ga或元素Cu、又或者所述金属前驱是这些元素中全部或者部分的混合物的形式。
应当注意的是,在热处理期间,一部分硒还会扩散接近间断点422并因此在区域423处与膜420中存在的金属前驱进行反应。结果导致区域430的宽度小于开口422的宽度。
举例来说,在最大值在550℃处的10℃/s的温度上升斜率之下持续1min并且氩气压强为900mbar以及硒膜421的厚度为1.5μm的热处理条件下,对于100μm宽度的开口422而言,区域430的宽度为大约85μm。
据发现,通常情况下,硒膜的厚度越大,金属区域430的宽度越小。
类似地,热处理的持续时间越长,区域430的宽度越小。
金属区域430能够保证一个电池的正面电极与相邻电池的背面电极之间的电连接而不需要实施在光伏膜中进行刻蚀的步骤,该刻蚀对应于根据现有技术的步骤P2。
通常情况下,区域430的宽度介于50μm至150μm之间,而间断点422的宽度介于60μm至160μm之间。
图2d和2e示出了根据本发明的工艺的其它步骤,这些步骤与参照附图1c、1e和1f进行说明的步骤相类似。
因此,参照图2d,n型半导体膜44被沉积到膜46上以形成pn结。按照图1c的视角所示,所使用的材料可以是CdS、ZnS或ZnOS,并且尤其是使用化学浴进行沉积。
图2d示出了工艺的另一步骤,该步骤在于在膜44上沉积透明导电氧化物膜45。
应当注意的是,居间的ZnO膜能够被沉积在膜44与膜45之间。该居间膜是可选的。所述居间膜的作用已经参照图1e在上文中进行了说明。
膜45能够由掺杂Al的ZnO组成,该膜通过阴极溅射来沉积。
膜45的厚度通常介于100nm至800nm之间并且优选地为大约500nm。
最后,图2e示出了工艺的最后步骤,其中,在叠置的膜上进行另一刻蚀。
该刻蚀步骤对应于步骤P3。
所获得的开口431能够使得对两个相邻电池5和6进行限定并且使这两个相邻电池在它们的正面电极45a和45b处电绝缘。
通常情况下,为实施附图1c、1e和1f所示的步骤而给出的信息对附图2d和2e所示的步骤同样有效。
图2e还示出了两个相邻的电池5和6之间的电荷通道。
因此,第一电池5的正面电极45a使得能够在正面上聚集该电池5产生的电荷,并且通过膜43的金属区域430将这些电荷输送到相邻电池6的背面电极41b处。
应当注意的是,对于本技术方案,膜44的厚度足够小以允许电荷从电极45a流向区域430。
通常情况下,膜44的宽度小于100nm并且优选地为大约10nm。
因此,上述工艺的优点是消除了单片互连工艺所常规使用的刻蚀步骤中的一个步骤(在此为步骤P2),并由此避免了与此步骤有关的缺点。
作为替代形式,硒膜421能够被硫或者硫和硒的混合物构成的膜所替代。
硫能够通过与上述用于硒的相同的沉积工艺来沉积在膜420上。
然而,为了对硫和硒的混合物进行沉积,可以使用诸如喷墨印刷之类的印刷方法,该喷墨印刷通过基于硫和硒的墨水进行。
硫和硒的沉积还能够在真空中实施并使硒膜(多层硒膜)和硫膜(或多层硫膜)交替,从而获得根据S/Se双层或者S/Se多层的分布,使得硫和硒轮流交替。多层的形成使得能够改善双组分的分布。因此,热处理将导致Cu(In,Ga)(S,Se)2的形成。
形成膜420的金属成分还能够是Cu、Zn和Sn类型。
金属前驱优选地按照以下比例进行沉积:
0.75≤Cu/(Zn+Sn)≤0.95并且1.05≤Zn/Sn≤1.35。
根据本发明的工艺可以得到太阳能电池,该太阳能电池的光伏膜由CZTS类型材料制成(特别地,根据膜421是否包括硒、硫或者这两种成分的混合物,而由Cu2ZnSnSe4、Cu2ZnSnS4或Cu2ZnSn(S,Se)4制成)。
当膜421包括硒和硫的混合物时,锗也可以被加入到CZTS的晶胞中以形成Cu2Zn(Sn,Ge)(S,Se)4类型的材料。
形成膜420的金属成分还能够是Cu、Al和In类型。
根据本发明的工艺可以得到太阳能电池,该太阳能电池的光伏膜由Cu(In,Al)(S,Se)2类型的材料制成。
本工艺的另一替代实施例参照图3进行说明。
图3示出了,膜44(特别地,由ZnOS制成)并未被连续地沉积在光伏膜43上。相反地,膜44包括位于光伏膜43的区域430处的间断点440。
例如,这种局部沉积能够通过喷墨印刷来实施。相比于图2e中所示的实施例,该工艺的优点是避免了电阻的增加,该电阻源于电极45a与区域430之间的膜44的存在。
插入到权利要求书中的技术特征之后的附图标记的唯一目的在于帮助对权利要求书的理解并且不对其保护范围进行限制。
Claims (9)
1.一种用于生产光伏模块的工艺,所述光伏模块包括薄膜结构中的多个太阳能电池,其中,在所述结构中相继地产生下述部分:背面电极(41)、光伏膜(43)以及另一个半导体膜(44),所述光伏膜(43)通过对包括金属前驱以及Se和S之中的至少一种元素的组分进行沉积并且进行热处理将这些组分转化为半导体材料而获得,所述另一个半导体膜(44)用于与所述光伏膜(43)形成pn结,其特征在于,所述金属前驱在所述背面电极(41)上形成连续的膜(420),而所述至少一种元素形成具有至少一个间断点(422)的膜(421),使得在所述热处理结束后能够于所述间断点处在金属前驱膜(420)中保留金属状态的区域(430)。
2.根据权利要求1所述的工艺,其特征在于,所述至少一种元素的膜(421)以局部的方式沉积。
3.根据权利要求1或2所述的工艺,其特征在于,所述金属前驱为Cu、Ga和In的类型或Cu、Zn和Sn的类型。
4.根据权利要求1-3中任一项所述的工艺,其特征在于,所述热处理在介于400℃至600℃之间的温度下进行,并且优选地在大约550℃的温度下进行。
5.根据权利要求1-4中任一项所述的工艺,其特征在于,所述另一个半导体膜(44)在所述区域(430)处具有间断点(440)。
6.一种光伏模块,所述光伏模块包括串联到公共衬底(4)的多个太阳能电池,每个所述电池包括正面电极和背面电极(41),所述正面电极是透光的,所述背面电极通过光伏膜(43)以及所述另一个半导体膜(44)与所述正面电极分隔开,以便能够与所述光伏膜形成pn结,其特征在于,电池(5)的正面电极(45a)通过由金属前驱组成的区域(430)电连接到相邻电池(6)的背面电极(41b)上。
7.根据权利要求6所述的模块,其特征在于,所述模块在所述两个相邻电池(5、6)之间具有出现在所述衬底(4)上的唯一开口(431)。
8.根据权利要求6或7所述的模块,其特征在于,所述另一个半导体膜(44)在金属状态的所述区域(430)处具有间断点(440)。
9.根据权利要求6-8中任一项所述的模块,其特征在于,所述光伏膜(43)由CIGS或CZTS制成。
