背景技术本发明一般地涉及半导体处理。更具体地,本发明关于用于形成低湿度介电膜或具有低湿度含量的介电膜的方法。本发明的实施例可用于形成低湿度掺杂或无掺杂的介电层,诸如硼磷硅酸盐玻璃(borophosphosilicate glass;BPSG)层、硼硅酸盐玻璃(borosilicate glass;BSG)层、磷硅酸盐玻璃(phosphosilicate glass;PSG)层及无掺杂的硅玻璃(undoped silicate glass;USG)层。此类介电层可用于,例如,形成金属前介电(pre-metal dielectric;PMD)层、金属间介电(inter-metal dielectric;IMD)层、浅沟槽隔离层、绝缘层等。
制造现代半导体装置的主要步骤之一为在半导体基板上形成介电层。如本领域所熟知,可藉由化学气相沉积(CVD)来沉积此类介电层。在常规的热CVD处理中,向基板表面供应反应气体,而热诱发化学反应在基板表面进行以制成期望薄膜。在常规的等离子体增强CVD(PECVD)处理中,形成受控等离子体以分解及/或赋能反应种类,从而制成期望薄膜。通常,在热CVD及PECVD处理中可使用温度、压力及/或反应物气体流速来控制反应速率。
为制成高品质装置,制造介电膜所需的要求日益严格。关于介电膜的考量之一为湿度含量或湿度亲和力。许多介电膜在沉积时具有低湿度含量,但在沉积之后迅速吸收湿度。通常,湿度亲和力随薄膜沉积温度减小而增加。因此,随当前倾向于较低热预算的趋势,湿度逐渐变成较显著的考虑因素。湿度可改变薄膜结构、减小薄膜应力及/或增加介电常数。用作PMD层或IMD层的介电膜中的湿度可引起金属及/或阻挡层的氧化。此可影响电气效能及对介电膜的粘着力。
因此,需要改良形成具有低湿度含量及/或低湿度亲和力的介电膜的方法。本申请解决了这些及其他需要。
发明内容
本发明的一些实施例提供了改良的方法,用于形成具有低湿度含量及/或具有低湿度亲和力的介电膜。举例而言,根据一实施例,一种用于在基板上形成PMD层及金属层的方法包括下列步骤:将基板置放于CVD处理腔室中,并在CVD处理腔室中在基板上形成第一氧化物层。使用热CVD处理在约450℃或更低温度及次大气压下形成所述第一氧化物层。热CVD处理使用包含臭氧及TEOS的第一处理气体。所述方法亦包括下列步骤:在CVD处理腔室中,在第一氧化物层上形成第二氧化物层。使用PECVD处理在约450℃或更低温度及次大气压下形成第二氧化物层。PECVD处理使用包含氧及TEOS的第二处理气体。在形成第一氧化物层及第二氧化物层期间,基板仍保持于CVD处理腔室中。所述方法亦包括下列步骤:自CVD处理腔室移除基板;在阻挡沉积腔室中,在第二氧化物层上形成阻挡层;以及在金属沉积腔室中,在阻挡层上形成金属层。

详细描述
本发明提供了用于形成具有低湿度含量及/或低湿度亲和力的PMD层的方法。如本文所使用,PMD层包括在第一金属沉积之后所形成的介电层,诸如IMD层。本发明的一个实施例包括:在相同的腔室中形成热CVD氧化物及覆盖PECVD氧化物。热CVD氧化物在沉积时具有低湿度含量但具有较高湿度亲和力。藉由在相同腔室中将两层皆沉积之后,可藉由用PECVD氧化物对层密封来维持热CVD层的沉积时的低湿度条件。PECVD氧化物实质上防止了湿气向热CVD氧化物中扩散。PECVD氧化物比热CVD氧化物具有更低的湿度亲和力,且可藉由将层曝露至除气处理来减少任何扩散至PECVD氧化物内的湿气。所述除气处理可包括在升温及减压条件下的惰性气体曝露。根据本发明实施例所形成的低湿度介电层可减少阻挡层及金属层的氧化,且改良阻挡层及金属层的粘着力。这可提高装置效能。

第1A至1B图为可用于使用热CVD处理沿着介层洞侧壁形成氧化物层的示例性CVD设备的剖面图。第1A图图示CVD系统10的剖面图,CVD系统10具有包括腔室壁15a及腔室盖组件15b的处理腔室15。CVD系统10含有用于向置于处理腔室内中心处的加热基座或基板支撑件12上的基板(未图示)散布处理气体的气体分配歧管11。在处理期间,将基板(例如,半导体晶圆)定位于基座12的表面12a上。可在下方载入位置(绘示于第1A图中)与上方处理位置(在第1A图中由虚线14指示且图示于第1B图中)之间可控制地移动基座。
将沉积及载气经由气体分配部件或面板的多孔孔洞引入腔室15。更具体地,沉积处理气体经由入口歧管11(在第1B图中由箭头40指示),经由常规多孔阻隔板42并经由气体分配面板中的孔洞流入腔室。
在到达歧管之前,沉积及载气自气体源7经由供气管线8(第1B图)输入至混合系统9,沉积及载气在混合系统9中结合且随后被传送至歧管11。
在CVD系统10中所执行的沉积处理可能为等离子体增强处理。在等离子体增强处理中,射频(RF)电源44可将电功率施加于气体分配面板与基座之间,以激发处理气体混合物而在面板与基座之间的圆柱形区内形成等离子体。等离子体成分反应以在支撑于基座12上的基板表面上沉积期望的薄膜。
CVD系统10亦可用于热沉积处理。在热处理中,将不会使用RF电源44,且可热反应处理气体混合物,以在支撑于基座12上的基板表面上沉积期望的薄膜。可电阻加热支撑基座12以提供反应所需的热能。
藉由真空泵(未图示)将未于腔室中沉积的反应物气体(包括反应副产物)自腔室抽空。具体地,气体经由环绕反应区的环形、槽状孔口16排气且进入环形排气气室17。藉由腔室的圆柱侧壁15a(包括位于壁上的上方介电衬里19)顶部与圆形腔室盖20底部之间的缝隙来界定环形槽16及气室17。槽孔口16及气室17的360°圆形对称性及均匀性有助于达成处理气体在晶圆上均匀流动,以在晶圆上沉积均匀薄膜。
来自排气气室17的气体在排气气室17的横向延伸部分21下方流动,经由向下延伸气体通道23,通过真空关闭阀24且进入排气出口25,排气出口25经由前管线(亦未图示)与外部真空泵(未图示)连接。
可电阻加热基座12(较佳地,铝、陶瓷或上述材料的组合)。对加热器元件的布线通过基座12的管座。通常,腔室衬里、气体入口歧管面板及各种其他反应器硬件中的任一者或每一者可由诸如铝、阳极化铝或陶瓷等材料制成。
当机械叶片经由腔室15侧面中的开孔26将晶圆传送进出腔室主体时,举升机构及马达32(第1A图)抬升且降低加热器基座组件12及加热器基座组件12的晶圆举升销12b。马达、阀门、流量控制器、气体输送系统、节流阀、RF电源、腔室、基板加热系统及热交换器均由系统控制器34(第1B图)通过控制线36进行控制。控制器34依靠来自传感器的反馈来确定诸如节流阀及感受器之类的可移动机械组件的位置,所述机械组件在控制器34的控制之下由合适马达来移动。
在一些实施例中,系统控制器包括硬盘驱动器(存储器38)、软盘驱动器及处理器37。处理器可包括单板计算机(single-board computer;SBC)、模拟和数字输入/输出板、接口板及步进马达控制器板。
系统控制器34可控制CVD设备的所有活动。系统控制器34执行系统控制软件,而系统控制软件作为计算机程序储存于诸如存储器38之类的计算机可读介质上。存储器38可能为硬盘驱动器或其他种类的存储器。计算机程序包括指示特定处理的时序、气体混合、腔室压力、腔室温度、RF功率电平、感受器位置及其他参数的指令集。亦可使用储存于其他存储器装置上的其他计算机程序来操作控制器34。
第1A图至第1B图中所图示的示例性CVD设备可用于形成热CVD层及PECVD层,热CVD层及PECVD层可用于根据本发明一些实施例形成低湿度介电膜。举例而言,可使用处理气体来形成热CVD氧化物层,处理气体包括硅前驱物(例如,硅烷(SiH4)、四乙基正硅酸盐(tetraethylorthosilicate;TEOS)、八甲基环四硅氧烷(octamethylcyclotetrasiloxane;OMCTS)等)、氧源(例如,O2、臭氧等)及可选的惰性气体(例如,Ar、He及/或N2等)。在一示例性实施例中,热CVD处理为次大气压化学气相沉积(sub-atmospheric CVD;SACVD)处理,所述次大气压化学气相沉积使用的处理气体包含流速约1.5gm至约3.5gm的TEOS,及流速约11000sccm至约16000sccm的臭氧。处理气体亦可包括流速约25000sccm至约29000sccm的N2。在热CVD处理期间,温度可处于约350℃至450℃范围内,以防止损害其他层。
虽然使用这些条件所形成的热CVD层当沉积时具有低湿度含量,但是当曝露于含湿气环境时,它们可迅速吸收湿气。为防止热CVD层吸收湿气,可在相同的腔室中形成覆盖PECVD层,从而防止热CVD层曝露至含湿气环境。由于PECVD层具有较低的湿度亲和力,因此相较于不包括覆盖PECVD层的热CVD层,包括覆盖PECVD层的热CVD层的湿度含量可降低。
可使用处理气体来形成根据一实施例的覆盖PECVD层,处理气体可包括硅前驱物(例如,硅烷(SiH4)、四乙基正硅酸盐(tetraethylorthosilicate;TEOS)、八甲基化环四硅氧烷(octamethylcyclotetrasiloxane;OMCTS)等)、氧源(例如,O2、臭氧等)及可选的惰性气体(例如,Ar、He及/或N2等)。在一示例性实施例中,PECVD处理使用的处理气体包含流速约0.5gm至约1.5gm的TEOS,及流速约7000sccm至约9000sccm的O2。处理气体亦可包括流速约7000sccm至约11000sccm的He。在PECVD处理期间,温度可处于约350℃至450℃范围内。此温度与用于热CVD处理的温度可大致相同。
实验结果及测量
第2图是针对根据本发明一实施例的经形成具有及不具有PECVD氧化物层的热CVD氧化物层的应力对时间的作图。在本实例中,在400℃温度下沉积热CVD层及PECVD层。本作图显示热CVD介电层的应力自沉积之后的约300MPa减小至约1400分钟之后的约100MPa。应力减小是吸收湿气的结果。本作图亦显示伴随着覆盖PECVD介电层所形成的热CVD介电层的应力在相同周期期间保持相对稳定。这指示了,PECVD层阻碍湿气扩散至热CVD层。
第3图是针对根据本发明一实施例的经形成具有及不具有PECVD氧化物层的热CVD氧化物层的FTIR吸收率对波长的作图。本作图显示不包括覆盖PECVD层的热CVD层具有较大的水吸收峰值。另外,沉积48小时后分析的样品的水吸收峰值比沉积后不久分析的样品的水吸收峰值更大。本作图亦显示在热CVD氧化物层上使用的PECVD氧化物层可抑制水吸收峰值。通过使用覆盖PECVD层,沉积48小时后分析的样品与沉积后不久分析的样品之间的水吸收峰值没有增加。这指示了,PECVD层不仅可阻碍湿气扩散至热CVD层,而且PECVD层与热CVD层相比具有较低湿度亲和力。
根据一实施例,覆盖PECVD层可比热CVD层更薄。例如,虽然热CVD层取决于特定应用而可能具有多达或更大的厚度,但是覆盖PECVD层可具有仅或更小的厚度。当在具有高纵横比的结构上形成热CVD层时,热CVD层比PECVD层更保形。在此类应用中,期望使较不保形的PECVD层的厚度降至最低。在沉积处理期间,可使用次大气压进一步改良热CVD层的保形性。如第3图所示,具有厚度的PECVD层足以防止湿气扩散至热CVD层。
第4图是针对根据本发明一实施例的经形成具有及不具有PECVD氧化物层的热CVD氧化物层的H2O分压对时间的作图。使用附接至除气腔室的四极质谱仪(quadropole mass spectrometer)来收集此数据。在本示例中,除气处理期间的温度为400℃,且在除气处理期间压力在不使用惰性气流的步骤期间的0.5托与使用惰性气流的步骤期间的8托之间循环。本作图显示,不包括覆盖PECVD层的热CVD层的H2O分压随时间以指数方式衰退。对于热CVD层而言,H2O分压需要花费约10分钟到达约10-11atm范围内。本作图亦显示,对于具有覆盖PECVD层的热CVD层而言,H2O分压需要花费少于约1分钟到达类似范围。覆盖PECVD层的厚度自增加至对除气时间而言并无影响。如藉由此数据所说明,在阻挡层沉积之前,可使用除气处理以将湿气自热CVD/PECVD薄膜迅速移除。
形成低湿度介电层的示例性方法
第5图是图示根据本发明一实施例的用于在基板上形成低湿度介电层的示例性方法的简要流程图。本发明的方法包括下列步骤:将基板置放于CVD处理腔室中(502),并使用热CVD处理在约450℃或更低的温度及次大气压下,在CVD处理腔室中,于基板上形成第一氧化物层(504)。所述方法亦包括下列步骤:使用PECVD处理在约450℃或更低的温度及次大气压下,在CVD处理腔室中,于第一氧化物层上形成第二氧化物层(506)。在形成第一氧化物层及第二氧化物层期间,基板仍然保持于CVD处理腔室中。所述方法亦包括下列步骤:自CVD处理腔室移除基板(508)。
根据一实施例,形成低湿度介电层的方法亦可包括下列步骤:将经沉积的热CVD层及PECVD层曝露至除气处理。在一实施例中,除气处理包括下列步骤:将沉积层曝露于约400℃或更高的温度及约12托或更小的压力下。除气处理可自经沉积的热CVD层及PECVD层移除湿气。在一些实施例中,除气处理可包括一或多次循环净化。各循环净化可包括不使用约0.1托与1托之间的压力的惰性气流的步骤,及使用约4托与12托之间的压力的惰性气流(例如,Ar、He及/或N2)的步骤。整个除气处理的持续时间可介于约15秒至约120秒之间。
根据本发明实施例所形成的低介电层可用作PMD层。在这些应用中,可在阻挡沉积腔室中于PECVD层上形成阻挡层,且可在金属沉积腔室中于阻挡层上形成金属层。根据已知技术可形成阻挡层及金属层。低湿度介电层可减少阻挡层及/或金属层的氧化。此可改良装置效能及对介电层的粘着力。
尽管已根据特定实施例描述了本发明,但是所属领域技术人员应显而易见,本发明的范畴并不局限于本文所描述的实施例。举例而言,应理解,在不脱离本发明的范畴的情况下本发明的一个或多个实施例的特征结构可与本发明的其他实施例的一个或多个特征结构组合。同时,本文所描述的实例及实施例仅为达成说明目的,且对示例及实施例的各种修改及改变对所属领域技术人员将是明显的,且应将其包括在本申请的精神及范围以及随附申请专利范围的范畴。
Claims (14)
1.一种用于在基板上形成金属前介电(PMD)层及金属层的方法,所述方法包含下列步骤:
将所述基板置放于化学气相沉积(CVD)处理腔室中;
在所述CVD处理腔室中,于所述基板上形成第一氧化物层,使用热CVD处理在约450℃或更低的温度及次大气压下形成所述第一氧化物层,所述热CVD处理使用包含臭氧及四乙基正硅酸盐(TEOS)的第一处理气体;
在所述CVD处理腔室中,于所述第一氧化物层上形成第二氧化物层,使用等离子体增强化学气相沉积(PECVD)处理在约450℃或更低的温度及次大气压下形成所述第二氧化物层,所述PECVD处理使用包含氧及TEOS的第二处理气体,其中在形成所述第一氧化物层及所述第二氧化物层期间,所述基板仍保持于所述CVD处理腔室中;
自所述CVD处理腔室移除所述基板;
在阻挡沉积腔室中,于所述第二氧化物层上形成阻挡层;以及
在金属沉积腔室中,于所述阻挡层上形成所述金属层。
3.如权利要求1所述的方法,进一步包含下列步骤:
在自所述CVD处理腔室移除所述基板之后且在形成所述阻挡层之前,将所述基板置放于除气腔室中;
在约400℃或更高的温度及约12托或更小的压力下,将所述基板曝露至除气处理;以及
自所述除气腔室移除所述基板。
4.如权利要求3所述的方法,其中所述除气处理包含一次或多次循环净化,其中各循环净化包括不使用约0.5托或更小的压力的惰性气流的步骤,及使用约8托或更高的压力的惰性气流的步骤。
5.一种用于在基板上形成金属前介电(PMD)层的方法,所述方法包含下列步骤:
将所述基板置放于化学气相沉积(CVD)处理腔室中;
在所述CVD处理腔室中,于所述基板上形成第一氧化物层,使用热CVD处理在约450℃或更低的温度及次大气压下形成所述第一氧化物层;
在所述CVD处理腔室中,于所述第一氧化物层上形成第二氧化物层,使用等离子体增强化学气相沉积(PECVD)处理在约450℃或更低的温度及次大气压下形成所述第二氧化物层,其中在形成所述第一氧化物层及所述第二氧化物层期间,所述基板仍保持于所述CVD处理腔室中;
此后,自所述CVD处理腔室移除所述基板;以及
在除气腔室中,将所述基板曝露至除气处理,所述除气处理处于约400℃或更高的温度及约12托或更小的压力下。
7.如权利要求5所述的方法,其中所述除气处理包含一次或多次循环净化,其中各循环净化包括不使用约0.5托或更小的压力的惰性气流的步骤,及使用约8托或更高的压力的惰性气流的步骤。
8.如权利要求5所述的方法,其中所述热CVD处理使用包含臭氧及TEOS的第一处理气体。
9.如权利要求5所述的方法,其中所述PECVD处理使用包含氧及TEOS的第二处理气体。
10.一种用于在基板上形成金属前介电(PMD)层及金属层的方法,所述方法包含下列步骤:
将所述基板置放于化学气相沉积(CVD)处理腔室中;
在所述CVD处理腔室中,于所述基板上形成第一氧化物层,使用热CVD处理在约450℃或更低的温度及次大气压下形成所述第一氧化物层;
在所述CVD处理腔室中,于所述第一氧化物层上形成第二氧化物层,使用等离子体增强化学气相沉积(PECVD)处理在约450℃或更低的温度及次大气压下形成所述第二氧化物层,其中在形成所述第一氧化物层及所述第二氧化物层期间,所述基板仍保持于所述CVD处理腔室中;
此后,自所述CVD处理腔室移除所述基板;
在除气腔室中,将所述基板曝露至除气处理,所述除气处理处于约400℃或更高的温度及约12托或更小的压力下;
此后,在阻挡沉积腔室中,于所述第二介电层上形成阻挡层;以及
此后,在金属沉积腔室中,于所述阻挡层上形成所述金属层。
12.如权利要求10所述的方法,其中所述除气处理包含一次或多次循环净化,其中各循环净化包括不使用约0.5托或更小的压力的惰性气流的步骤,及使用约8托或更高的压力的惰性气流的步骤。
13.如权利要求10所述的方法,所述热CVD处理使用包含臭氧及TEOS的第一处理气体。
14.如权利要求10所述的方法,其中所述PECVD处理使用包含氧及TEOS的第二处理气体。
