背景技术
在光伏器件的制造过程中,半导体材料的层可以被施加到基底上,一层作为窗口层,第二层作为吸收层。窗口层可以允许太阳辐射穿过而到达吸收层,在吸收层光能被转换为电能。一些光伏器件可以使用透明薄膜,所述透明薄膜也是电荷的导体。
导电薄膜可以包括透明导电层,所述透明导电层包含例如锡酸镉氧化物的透明导电氧化物。透明导电层可以允许光穿过半导体窗口层,以到达活性的光吸收材料,并且透明导电层也作为欧姆接触件,用来传输离开光吸收材料的光生载荷子。背电极可以形成在半导体层的背表面上。

具体实施方式
光伏电池可以包括与基底相邻的透明导电氧化物层以及半导体材料层。半导体材料层可以包括双层,所述双层可以包括n型半导体窗口层和p型半导体吸收层。n型窗口层和p型吸收层可以定位为彼此接触,以产生电场。光子在与n型窗口层接触时可以释放电子-空穴对,将电子发送到n侧并且将空穴发送到p侧。电子可以经过外部电流路径流回到p侧。得到的电子流提供电流,与电场产生的电压结合产生功率。结果是光子能转换为电能。
因此,光伏电池可以包括硫化镉窗口层和碲化镉吸收层。可以包括硫化镉锌层,以使带隙能量变宽,并且允许硫化镉锌和碲化镉之间的带偏移的调整。硫化镉锌层可以通过各种技术来制造,包括沉积含有锌的层。例如,可以将碲化镉锌层沉积到硫化镉层上,从而通过沉积后退火步骤或者通过例如在气相传输沉积中那样在高温下沉积所述层来使锌扩散到硫化镉中。类似地,可以将硫化锌层沉积到硫化镉层上,从而使锌扩散。可选地,可以将镉、锌和硫的粉末混合到一起,然后进行沉积。根据这种结构制造的器件已经展现出增大的开路电压和短路电流。然而,将期望的是,通过锌含量的单独变化来控制硫化镉层和碲化镉锌层之间的交换反应。
可以通过改变所述结构中的最初锌分布来获得对硫化镉变成硫化镉锌的反应的控制。例如,可以通过沉积纯的碲化锌层来刺激所述反应,然后沉积具有较低锌百分比的碲化镉锌层来继续所述反应。硫化镉到硫化镉锌的转变可以发生在沉积的过程中,而不需要退火。这两层的结合可以允许整个转变的更好的可控性。合适的结构包括CdS/ZnTe/CdZnTe/CdTe、CdS/CdZnTe/CdTe、CdS/ZnTe/CdTe、CdS/ZnS/CdTe和它们的衍生物或者变形。
如果没有其它含有锌的层存在,则碲化锌层的层厚度可被构造成提供足够的锌,以使硫化镉层按照期望的程度转变,或者少于所期望的(例如,少于硫化镉锌中20%至大约40%的锌),但是然后要继续沉积锌含量为5%至大约10%的碲化镉锌。结晶度可以改变,例如,硫化镉锌可以是几乎非晶或者高度结晶的。
一方面,一种制造光伏电池的方法可以包括:在透明导电氧化物堆叠件上沉积硫化镉层;在硫化镉层上沉积含有锌的层;在含有锌的层上沉积碲化镉层。

所述含有锌的层可以包括碲化锌、硫化锌、碲化镉锌或位于碲化锌层上的碲化镉锌层。所述光伏电池可以包括位于基底上的透明导电氧化物堆叠件,其中,所述透明导电氧化物堆叠件包括位于一个或多个阻挡层上的透明导电氧化物层和位于所述透明导电氧化物层上的缓冲层,其中,硫化镉层位于所述透明导电氧化物堆叠件上。
参照图1,光伏电池100可以包括硫化镉层110。硫化镉层110可以沉积在基底120上。基底120可以包括例如钠钙玻璃的玻璃。含有锌的层可以沉积在硫化镉层110上。例如,碲化锌层130可以沉积在硫化镉层110上。也可以将其它含有锌的层沉积在硫化镉层110上,所述其它含有锌的层包括碲化镉锌和硫化锌。可以将碲化镉锌层140沉积在碲化锌层130上。所述层可以在高温下沉积,例如在大约380℃以上沉积,以便于锌扩散形成硫化镉锌。例如,所述器件层可以在大约400℃或者大约420℃下沉积。所述层可以在任何合适的温度范围沉积,所述合适的温度范围包括例如大约400℃至大约800℃、大约500℃至大约700℃或者大约550℃至大约650℃。例如,所述层可以在大约550℃沉积。对于碲化镉锌层140,锌的任何百分比都是可行的。例如,大约0.1%的锌应该提高性能。已经证明x在大约0.10至大约0.12范围内的组成Cd1-xZnx是尤其有益的,但x在大约0至大约0.30范围内的任何组成Cd1-xZnx(即,0至大约15%的锌)都将是可以接受的。应该注意到,碲化镉锌层的锌的最优百分比可以根据沉积细节(即,温度状况)来改变。可以将碲化镉层150沉积在碲化镉锌层140上,或者可以将碲化镉层150直接沉积在前面的含有锌的层上。可以在沉积碲化镉层150之前或之后,对多层结构进行退火。所述退火可以在任何合适的条件下进行。例如,所述退火可以在为了控制退火的方面而选择的气体(例如,氮气)的存在下进行。所述退火可以在任何合适的压力下进行,例如,在减压下、在低真空下或者在大约0.01Pa(10-4托)下进行。所述退火也可以在任何合适的温度或温度范围下进行,例如,在大约380℃以上进行。所述多层结构可以在大约400℃至大约800℃、大约500℃至大约700℃、或者大约550℃至大约650℃进行退火。所述结构也可以退火任何合适的时间段,例如,大约10分钟至大约25分钟或者大约15分钟至大约20分钟。
各种沉积技术对于沉积上面讨论的层都是可用的,所述沉积技术包括例如低压化学气相沉积、大气压化学气相沉积、等离子体增强化学气相沉积、热化学气相沉积、DC或AC溅射、旋涂沉积和喷雾热解。例如,硫化镉和硫化锌层可以溅射。碲化镉锌、硫化镉、碲化镉和碲化锌均可以采用气相传输沉积来沉积。
从上面讨论的结构中的层扩散一种或多种化学物质可以导致产生图2中的光伏电池200。例如,来自碲化锌层130的锌可以扩散到硫化镉层110中,导致形成硫化镉锌。可以通过控制从硫化镉向硫化镉锌的转变来决定图1中沉积的碲化锌的厚度。参照图2,光伏电池200可以包括硫化镉锌层210。硫化镉锌层210可以包含任何合适量的锌。测试已经表明,零以上的任何锌百分比对于增加透射和能带排列可以都是有益的。锌百分比在20%至大约40%范围内的组成(即,Cd0.6Zn0.4S至Cd0.2Zn0.8S范围内的组成)已经尤其显示出高效率。硫化镉锌层210可以位于基底220上。基底220可以包括例如钠钙玻璃的玻璃。碲化镉层230可以位于硫化镉锌层210上。在一个变型例中,产生的结构可以包括位于硫化镉锌和碲化镉之间的碲化镉锌。
可以根据需要,在生产线的不同沉积站,在每站采用单独的沉积气体供应器以及真空密封的沉积室来沉积每层。基底可以经过滚动传送器从一个沉积站传输到另一沉积站,直到沉积完所有期望的层。顶部基底层可以放置在顶层的顶部上,以形成三明治结构并且完成光伏电池。
例如,在第5,248,349号、第5,372,646号、第5,470,397号、第5,536,333号、第5,945,163号、第6,037,241号和第6,444,043号美国专利中描述了在制造光伏器件的过程中的半导体层的沉积,这些美国专利中的每个通过引用被完全包含。所述沉积可以包括将气相从源传输到基底,或者固体在密闭系统中的升华。用于制造光伏电池的设备可以包括传送器,例如,具有辊子的辊传送器。其它类型的传送器是可以的。传送器将基底传送到用于在基底的暴露表面上沉积材料层的一系列一个或多个沉积站中。在第11/692,667号临时美国申请中描述了传送器,该申请通过引用被包含于此。
可以加热沉积室,以达到大约380℃至大约700℃的处理温度,例如,所述温度可以在大约450℃至大约550℃、大约550℃至大约650℃、大约570℃至大约600℃、大约600℃至大约640℃的范围内,或者可以在任何其它合适的范围内。沉积室包括连接到沉积气相供应器的沉积分送器。所述分送器可以连接到用于沉积各种层的多个气相供应器,或者基底可以移动以经过具有其自身的气相分送器和气相供应器的多个不同的沉积站。所述分送器可以为具有变化的喷嘴几何结构的喷雾嘴的形式,以便于气相供应的均匀分布。
窗口层和吸收层可以包括例如二元半导体,例如,II-VI族、III-V或IV族半导体,例如,ZnO、ZnS、ZnSe、ZnTe、CdO、CdS、CdSe、CdTe、MgO、MgS、MgSe、MgTe、HgO、HgS、HgSe、HgTe、MnO、MnS、MnTe、AlN、AlP、AlAs、AlSb、GaN、GaP、GaAs、GaSb、InN、InP、InAs、InSb、TlN、TlP、TlAs、TlSb或者它们的混合物。窗口层和吸收层的示例为用CdTe层覆盖的CdS层。顶层可以覆盖半导体层。例如,顶层可以包括金属,例如,铝、钼、铬、钴、镍、钛、钨或它们的合金。顶层也可以包括金属氧化物或金属氮化物或者它们的合金。
如上所述,光伏电池可以包括位于基底的表面上的透明导电层、第一半导体层(基底支撑该半导体层)和与半导体层接触的金属层。
光伏电池的底层可以为透明导电层。薄的覆层可以位于透明导电层的顶部上,并且至少部分地覆盖透明导电层。接下来沉积的层是第一半导体层,第一半导体层可以作为窗口层,并且基于透明导电层和覆层的使用,第一半导体层可以是更薄的。接下来沉积的层是第二半导体层,第二半导体层用作吸收层。例如包括掺杂剂的层的其它层可以根据需要在整个制造工艺过程中沉积在基底上,或者另外放置在基底上。
底层可以为透明导电层,并且可以为例如透明导电氧化物,例如,锡酸镉氧化物、氧化锡或者用氟掺杂的氧化锡。在高温下在透明导电氧化物层上直接沉积半导体层会导致对光伏器件的性能和稳定性带来负面影响的反应。沉积具有高化学稳定性的材料(例如,二氧化硅、三氧化二铝、二氧化钛、三氧化二硼和其它类似的物质)的覆层可以显著减少这些反应对器件性能和稳定性的影响。因为使用高电阻率的材料,所以覆层的厚度应该被最小化。否则,可能出现阻碍期望的电流的电阻块(resistive block)。通过对透明导电氧化物层的表面中的不规则之处进行填补,覆层可以降低透明导电氧化物层的表面粗糙度,这样可以有助于窗口层的沉积,并且可以允许窗口层具有更薄的横截面。降低的表面粗糙度可以帮助提高窗口层的均匀性。在光伏电池中包括覆层的其它优点可以包括改进光学透明度、提高带隙一致性、提供结处的更好的场强度以及提供通过开路电压损失测量的更好的器件效率。例如在美国专利公布20050257824中描述了覆层,通过引用包含其全部内容。
光伏电池的底层可以为透明导电层。薄的覆层可以位于透明导电层的顶部上,并且至少部分地覆盖透明导电层。接下来沉积的层是第一半导体层,第一半导体层可以作为窗口层,并且基于透明导电层和覆层的使用,第一半导体层可以是更薄的。接下来沉积的层是第二半导体层,第二半导体层用作吸收层。例如包括掺杂剂的层的其它层可以根据需要在整个制造工艺过程中沉积在基底上,或者另外放置在基底上。
第一半导体层可以用作第二半导体层的窗口层。第一半导体层可以比第二半导体层薄。由于第一半导体层比第二半导体层薄,所以第一半导体层可以允许较短波长的入射光更多地穿过以到达第二半导体层。
例如,第一半导体层可以为II-VI族、III-V或IV族半导体,诸如,ZnO、ZnS、ZnSe、ZnTe、CdO、CdS、CdSe、CdTe、MgO、MgS、MgSe、MgTe、HgO、HgS、HgSe、HgTe、MnO、MnS、MnTe、AlN、AlP、AlAs、AlSb、GaN、GaP、GaAs、GaSb、InN、InP、InAs、InSb、TlN、TlP、TlAs、TlSb或者它们的混合物或合金。第一半导体层可以为二元半导体,例如,第一半导体层可以为CdS。第二半导体层可以沉积到第一半导体层上。当第一半导体层用作窗口层时,第二半导体可以用作入射光的吸收层。例如,类似于第一半导体层,第二半导体层也可以为II-VI族、III-V或IV族半导体,诸如,ZnO、ZnS、ZnSe、ZnTe、CdO、CdS、CdSe、CdTe、MgO、MgS、MgSe、MgTe、HgO、HgS、HgSe、HgTe、MnO、MnS、MnTe、AlN、AlP、AlAs、AlSb、GaN、GaP、GaAs、GaSb、InN、InP、InAs、InSb、TlN、TlP、TlAs、TlSb或者它们的混合物。
第二半导体层可以沉积到第一半导体层上。覆层可以用来将透明导电层与第一半导体层电隔离并且化学隔离,从而防止在高温下发生的会负面影响性能和稳定性的反应。透明导电层可以沉积在基底上方。
使用这里讨论的方法制造的光伏器件/电池可以包含在一个或多个光伏模块中。所述模块可以被包含到用于产生电力的各种系统中。例如,可以用光束照射光伏电池,以产生光电流。可以收集光电流并且将光电流从直流(DC)转换为交流(AC),并且分送到电网。任何合适波长的光可以被引导到电池,以产生光电流,所述任何合适波长包括例如大于400nm或小于700nm(例如,紫外光)。一个光伏电池产生的光电流可以与其它光伏电池产生的光电流组合。例如,光伏电池可以为光伏阵列中的一个或多个光伏模块的一部分,这样可以利用总电流(aggregate current)并且分送总电流。

Claims (66)
1.一种制造光伏电池的方法,所述方法包括以下步骤:

在硫化镉层上沉积含有锌的层;以及
在含有锌的层上沉积碲化镉层。
2.根据权利要求1所述的方法,所述方法还包括形成硫化镉锌的步骤,其中,所述形成硫化镉锌的步骤包括对一个或多个层退火。

34.根据权利要求29所述的方法,其中,所述透明导电氧化物层包括镉和锡的层。
35.根据权利要求29所述的方法,其中,所述透明导电氧化物层包括氧化锡。
36.根据权利要求29所述的方法,其中,所述透明导电氧化物层包括氧化锌。
37.根据权利要求29所述的方法,其中,所述缓冲层包括从由氧化锌锡、氧化锡、氧化锌和氧化锌镁组成的组中选择的材料。
38.根据权利要求29所述的方法,所述方法还包括对所述透明导电氧化物堆叠件退火。
39.根据权利要求29所述的方法,所述方法还包括在碲化镉层上沉积背接触件。
40.根据权利要求39所述的方法,所述方法还包括在背接触件上沉积背支撑件。
41.一种光伏电池,所述光伏电池包括:
硫化镉锌层;以及
碲化镉层,位于硫化镉锌层上,其中,硫化镉锌层具有增加的效率。
42.根据权利要求41所述的光伏电池,其中,硫化镉锌层的结晶度高。
43.根据权利要求41所述的光伏电池,其中,硫化镉锌层的结晶性几乎是非晶的。
44.根据权利要求41所述的光伏电池,其中,硫化镉锌层具有大约20%至大约40%的锌。
45.根据权利要求41所述的光伏电池,所述光伏电池还包括位于硫化镉锌层和碲化镉层之间的碲化镉锌层。
46.根据权利要求45所述的光伏电池,其中,碲化镉锌层具有大约2%至大约10%的锌含量。
47.根据权利要求46所述的光伏电池,其中,碲化镉锌层具有大约4%至大约8%的锌含量。

55.根据权利要求53所述的光伏电池,其中,所述透明导电氧化物层包括氧化锡。
56.根据权利要求53所述的光伏电池,其中,所述透明导电氧化物层包括氧化锌。
57.根据权利要求53所述的光伏电池,其中,所述缓冲层包括从由氧化锌锡、氧化锡、氧化锌和氧化锌镁组成的组中选择的材料。
58.根据权利要求53所述的光伏电池,其中,所述一个或多个阻挡层中的每个包括从由氮化硅、铝掺杂的氮化硅、氧化硅、铝掺杂的氧化硅、硼掺杂的氮化硅、磷掺杂的氮化硅、氧氮化硅和氧化锡组成的组中选择的材料。
59.根据权利要求53所述的光伏电池,所述光伏电池还包括位于碲化镉层上的背接触件。
60.根据权利要求59所述的光伏电池,所述光伏电池还包括位于背接触件上的背支撑件。
61.一种光伏电池,所述光伏电池包括:
硫化镉层;
含有锌的层,位于硫化镉层上;以及
碲化镉层,位于含有锌的层上。
62.根据权利要求61所述的光伏电池,其中,所述含有锌的层包括碲化锌。
63.根据权利要求61所述的光伏电池,其中,所述含有锌的层包括硫化锌。
64.根据权利要求61所述的光伏电池,其中,所述含有锌的层包括碲化镉锌。
65.根据权利要求61所述的光伏电池,其中,所述含有锌的层包括位于碲化锌层上的碲化镉锌层。
66.根据权利要求61所述的光伏电池,所述光伏电池还包括位于基底上的透明导电氧化物堆叠件,其中,所述透明导电氧化物堆叠件包括位于一个或多个阻挡层上的透明导电氧化物层和位于所述透明导电氧化物层上的缓冲层,其中,硫化镉层位于所述透明导电氧化物堆叠件上。
