Abstract

Description
技术领域
本发明一般地涉及光伏器件,更具体地,涉及包含细长纳米结构和共形衍生结(conformally-derived junction)的光伏器件。
背景技术
目前,硅(Si)是制造太阳能电池中使用最普遍的材料,这类太阳能电池用来把阳光转化为电。为此,使用单-和多结p-n太阳能电池,但效率都不足以把生产和应用这种技术中所包含的成本降下来。因此,与传统电源的竞争阻碍了这类太阳能电池技术的广泛应用。
在现有的太阳能电池中,主要的损耗过程发生在光激电子把其超过带隙的能量迅速损失给称为声子的晶格振动,从而导致更快的重新结合速率。仅这项损耗就把标准电池的转换效率限制在约44%。此外,光生电子和空穴与半导体晶体中与点缺陷(填隙杂质)、金属原子团、线缺陷(位错)、面缺陷(堆砌缺陷)和/或晶粒边界相关的陷阱态的重新结合进一步降低了效率。虽然后者的效率降低能通过使用具有适当性能,特别是光生载流子的长扩散距离的其它材料而得以克服,但仍不能使该技术的成本与更传统的电源相当。其它损耗起因于以下事实:半导体不吸收能量低于所用材料的带隙的光。考虑了所有的光伏损耗后,Shockley和Queisser已能证明,对于带隙为1.3电子伏特(eV)的最佳电池,单结电池的性能被限制在效率略高于30%(Shockley和Queisser,“Detailed BalanceLimit of Efficiency of p-n Junction Solar Cells”,J.Appl.Phys.,1961,32(3),pp.510-519)。更近期的计算已证明,单结的这一“极限效率”是29%(Kerr等,“Lifetime and efficiency of limits of crystalline silicon solarcells”,Proc.29th IEEE Photovoltaic Specialists Conference,2002,pp.438-441)。
为提高太阳能电池的效率,已调研了应用纳米线和其它类似纳米结构的成果。这些成果简述如下。
在有关p-n结二极管阵列中已描述过硅纳米线(Peng等,“Fabricationof large-Area Silicon Nanowire p-n Junction Diode Arrays”,Adv,Mater.,2004,vol.16,pp.73-76)。但这类阵列并非为用于光伏器件而设计,也未提出这类阵列如何能起提高太阳能电池效率的作用。
在有关太阳能电池器件中已描述过硅纳米结构(Ji等,“SiliconNanostructures by Metal Induced Growth(MIG)for Solar CellEmitters”,Proc.IEEE,2002,pp.1314-1317)。在这类器件中,Si纳米线能通过在镍(Ni)预型层上溅射Si而形成、包埋在微晶Si薄膜内,其厚度决定Si纳米线是否在膜内生长。但是,这类纳米线不是活性PV元件;它们仅起防反射的作用。
在2005年3月16日提交的共同转让未决US专利申请系列号11/081,967中,已描述过包含硅纳米结构的太阳能电池,其中所述纳米结构是活性PV元件。在该具体申请中,电荷分离结(charge separating junction)主要包含在纳米结构本身内,在这类纳米结构的合成期间一般要求掺杂变化。
鉴于上述原因,这类太阳能电池技术的任何改进,尤其在导致进一步改进并使效率与更传统的电源相当的加入纳米量级材料和器件方面的改进,将是完全有益的。
发明内容
在有些实施方案中,本发明的目标在于包含涂有薄共形涂层的细长纳米结构的光伏器件(例如,太阳能电池)。取决于具体实施方案,这类器件可包含p-n结、p-i-n结和/或异质结。但在所有情况下,至少一些细长纳米结构是光伏器件中的活性光伏(PV)元件。此外,本发明的目标还在于制造和应用这类器件的方法。这类光伏或太阳能电池器件的成本很可能与薄膜太阳能电池的相当,但因以下事实而可能具有更高的效率:能分离光吸收和电荷输运,因为大多数载流子在耗尽区附近或区内产生,从而迅速分离载流子而减少了重新结合的机会,同时强陷光作用使吸光所需的厚度最小化。在有些这类实施方案中,这是单个共形结或基本连续的共形结。此外,纳米结构提供优良的陷光作用和吸光性。

具体实施方式
在有些实施方案中,本发明的目标在于包含涂有薄共形涂层的细长纳米结构的光伏器件(例如,太阳能电池)。取决于具体实施方案,这类器件可包含p-n结、p-i-n结和/或异质结。但在所有情况下,至少一些细长纳米结构是光伏器件内的活性光伏(PV)元件。此外,本发明的目标还在于制造和应用这类器件的方法。这类光伏或太阳能电池器件的成本很可能与薄膜太阳能电池的相当,但具有更高的效率,因为载流子在耗尽区附近或区内产生,从而非常有效地分离载流子而减少了载流子的重新结合。此外,纳米结构提供优良的陷光作用和吸光性。

细长纳米结构101一般选自下列一组:纳米线、纳米棒、纳米管和类似纳米结构,以及它们的组合。细长纳米结构一般以基本垂直的取向发射自多孔纳米模板102,“基本垂直”是指至少大部分纳米结构与基底和/或模板形成大于45°的夹角。但是,细长纳米结构也能以无规取向发射自模板。细长纳米结构的直径一般为约1nm~约1μm,以及其中细长纳米结构的长度为约100nm~约100μm。关于第一类掺杂,细长纳米结构具有选自p-掺杂和n-掺杂的掺杂,唯一的条件是第一类掺杂不同于第二类掺杂。细长纳米结构一般是p-掺杂。

在有些实施方案中,多孔纳米模板102包含选自下列一组的材料:阳极化氧化铝(AAO)、二氧化硅(SiO2)、氮化硼(BN)、氮化硅(Si3N4)等。在有些实施方案中,多孔纳米模板的厚度(或平均厚度)为约0.1μm~约100μm,其中多孔模板包含的孔径(或平均直径)为约1nm~约1μm,以及其中多孔纳米模板包含的孔密度为约105个/cm2~约1011个/cm2。
取决于实施方案,器件100一般能按上照明、下照明或同时上下照明进行设计。下(或背面)照明要求基底108、下接触106和纳米孔模板(102)都是透明的。注意:术语“上”和“下”与所述器件相关,不一定与它们所用的取向相关。
取决于实施方案,共形层103可以是n-掺杂或p-掺杂(见前文)。共形层一般是至少基本连续的,但在至少有些实施方案中允许不连续性。这类在细长纳米结构上的共形层一般对器件提供较大的缺陷容限。虽然掺杂类型不同,但这类p-n器件的共形层一般都具有与细长纳米结构相同的半导体材料,虽然它们的结晶度可能不同(例如,结晶或无定形)。共形层一般是n-掺杂的。
在有些实施方案中,共形层103包含选自下列一组的半导体材料:硅、GaAs、GaP、InP、GaInP、Ge、SiGe、GaInAs、AlGaAs、ZnO、GaN、AlN、InN、BN、Se、CdS e、CdTe、CdS、Cd-O-Te、Cd-Mn-O-Te、ZnTe、Zn-O-Te、Zn-Mn-O-Te、MnTe、Mn-O-Te、铜的氧化物、碳、氧化钛、Cu-In-Ga-Se、Cu-In-Se和类似组合物,以及它们的组合。更具体地,在有些实施方案中,共形层包含选自下列一组的半导体材料:无定形硅、纳米晶硅、无定形SiGe、无定形SiC以及它们的组合。但是,一般而言,共形层103虽然与细长纳米结构101的掺杂类型不同,却包含与纳米结构相同的本体组成。共形层的厚度一般为约1nm~约100nm。
对于器件100,导电透明材料104一般基本充满共形涂布纳米结构之间的空隙。在有些实施方案中,导电透明材料是透明导电氧化物(TCO)。在有些这类实施方案中,透明导电氧化物是铟-锡-氧化物(ITO)。在有些其它这类实施方案中,透明导电氧化物是经掺杂的ZnO。导电透明材料的厚度一般为约0.05μm~约1μm。
制造p-n器件的方法
参考图3,在有些实施方案中,本发明的目标在于制造p-n型光伏器件,如上述器件(即器件100)的方法,该方法包含下列步骤:(步骤301)生长发射自多孔纳米模板的细长纳米结构,该细长纳米结构包含半导体材料并具有第一类掺杂;(步骤302)在许多细长纳米结构周围共形地沉积半导体材料的共形层,该半导体材料的共形层具有第二类掺杂,因而与下面的细长纳米结构一起形成电荷分离结;(步骤303)在共形层上沉积导电透明材料;和(步骤304)形成可供连接该器件与外电路操作的上、下接触,其中下接触与许多细长纳米结构电接触,而上接触与共形层电接触。
在有些实施方案中,纳米模板驻留在基底上,基底提供或支承下接触,即基底108或支承下接触106,或与之形成整体(见图1)。
在有些实施方案中,细长纳米结构用选自下列一组的方法生长:化学蒸气沉积(CVD)、金属-有机CVD(MOCVD)、等离子体增强CVD(PECVD)、热丝CVD(HWCVD)、原子层沉积、电化学沉积、溶液-基化学沉积和类似方法,以及它们的组合。关于在AAO模板上生长细长纳米结构的典型方法,见Bogart等,“Diameter-Controlled Synthesis ofSilicon Nanowires Using Nanoporous Alumina Membranes”,Adv.Mater.,2005,17(1),pp.114-117,以及文中所含的参考文献17-22。关于生成这类细长纳米结构的其它方法,见Zhang等,“Synthesis of OrderedSingle Crystal Silicon Nanowire Arrays”,Adv.Mater.,2001,13(16),pp.1238-1241;Cheng等“Highly ordered nanostructures of single crystallineGaN nanowires in anodic alumina membranes”,Mater.Sci.&Eng.,2000,A286,pp.165-168;以及Zhang等,“Fabrication of HighlyOrdered InSb Nanowire arrays by Electrodeposition in Porous AnodicAlumina Membranes”,J.Electro-chem.Soc.,2005,152(10),pp.C664-C668。
在有些实施方案中,细长纳米结构催化地生长自金属纳米颗粒或金属薄膜,后者一般驻留在多孔纳米模板下面。在有些这类实施方案中,金属纳米颗粒或金属薄膜包含选自下列一组的金属:金(Au)、钴(Co)、镍(Ni)、铟(In)、镓(Ga)、铝(Al)、铁(Fe)和类似金属以及它们的组合和/或合金,金属的选择取决于要生长的细长纳米结构。
在有些实施方案中,上述金属纳米颗粒在开始时提供在多孔纳米模板的底部。在有些实施方案中,金属纳米颗粒用电沉积法提供。
在有些实施方案中,还有下述一步:蚀刻纳米孔模板,以便更充分地暴露细长纳米结构,使它们适当地发射自纳米孔模板(见前文)。
在有些实施方案中,共形层用选自下列一组的方法沉积:CVD、MOCVD、PECVD、HWCVD、溅射、原子层沉积、电化学沉积和类似方法,以及它们的组合。
纳米结构和共形层的掺杂一般在它们合成/沉积期间进行。在有些实施方案中,例如,用CVD法时,掺杂靠引进少量掺杂剂气体,如乙硼烷(B2H6)、三甲基硼或,如合适,膦来完成。掺杂水平一般靠供进CVD反应器的气体混合物中掺杂剂前体气体的浓度进行控制。
在有些实施方案中,导电透明材料沉积在共形层上,从而基本充满涂有共形层的纳米线之间的空隙。在有些实施方案中,导电透明材料用选自下列一组的方法直接沉积:溅射、溶胶-凝胶旋涂和热解、蒸发、CVD、MOCVD、其它等离子体沉积法,以及它们的组合。
p-i-n器件(含薄本征隧道结)
参考图4,在有些实施方案中,本发明的目标在于包含下列元件的(准)p-i-n型光伏器件400:(a)许多发射自多孔纳米模板402的细长纳米结构401,该细长纳米结构由具有第一类掺杂的半导体材料构成;(b)共形地沉积在许多细长纳米结构401周围的本征半导体材料的第一共形层403;(c)共形地沉积在第一共形层403周围的半导体材料的第二共形层404,该第二共形层具有第二类掺杂,从而形成电荷分离结;(d)沉积在第二共形层404上的导电透明材料405;和(e)可供连接器件与外部电路操作的上(406)、下(407)接触,其中下接触407与许多细长纳米线电接触,而上接触406与第二共形层电接触。
在有些实施方案中,细长纳米结构401以基本垂直的取向发射自多孔纳米模板402(见前文)。细长纳米结构的直径一般为约1nm~约1μm,以及长度为约100nm~约100μm。细长纳米结构一般经p-掺杂或n-掺杂。
在有些实施方案中,细长纳米结构401包含选自下列一组的半导体材料:硅、GaAs、GaP、InP、GaInP、Ge、GaInAs、AlGaAs、ZnO、GaN、AlN、InN、BN、Se、CdSe、CdTe、Cd-O-Te、Cd-Mn-O-Te、ZnTe、Zn-O-Te、Zn-Mn-O-Te、MnTe、Mn-O-Te、铜的氧化物、碳、Cu-In-Ga-Se、Cu-In-Se和类似材料以及它们的组合。
在有些实施方案中,多孔纳米模板402包含选自下列一组的材料:阳极化氧化铝(AAO)、SiO2、BN、Si3N4和类似材料。
在有些实施方案中,多孔纳米模板402的厚度为约0.1μm~约100μm,其中多孔纳米模板包含的孔径为约1nm~约1μm,以及其中多孔纳米模板包含的孔密度为约105个/cm2~约1011个/cm2。
第二共形层404一般可以经n-掺杂或p-掺杂,仅要求其掺杂类型与细长纳米结构的不同以及第一共形层是未掺杂或本征的。
在有些实施方案中,第一(403)和第二(404)共形层包含选自下列一组的半导体材料:硅、GaAs、GaP、InP、GaInP、Ge、SiGe、GaInAs、AlGaAs、ZnO、GaN、AlN、InN、BN、Se、CdSe、CdTe、Cd-O-Te、Cd-Mn-O-Te、ZnTe、Zn-O-Te、Zn-Mn-O-Te、MnTe、Mn-O-Te、铜的氧化物、碳、Cu-In-Ga-Se、Cu-In-Se和类似组合物,以及它们的组合。尽管掺杂类型不同,但细长纳米结构和第一、第二共形层都包含相同的半导体材料。
在有些实施方案中,第一共形层403的厚度为约1nm~约50nm,以及第二共形层404的厚度为约1nm~约50nm。
导电透明材料405一般基本充满共形涂布的细长纳米结构之间的空隙。在有些实施方案中,导电透明层是透明导电氧化物(TCO)。在有些实施方案中,透明导电氧化物选自铟-锡-氧化物(ITO)和掺杂的ZnO。在有些这类实施方案中,导电透明材料的厚度为约0.05μm~约1μm。
制造p-i-n器件的方法(含薄本征隧道结)
参考图5,在有些实施方案中,本发明的目标在于制造p-i-n光伏器件,如上述p-i-n器件(即器件400)的方法,该方法包含下列步骤:(步骤501)生长发射自多孔纳米模板的细长纳米结构,该细长纳米结构包含半导体材料并具有第一类掺杂;(步骤502)在许多细长纳米结构周围共形地沉积本征半导体材料的第一共形层;(步骤503)在第一共形层周围共形地沉积半导体材料的第二共形层,该第二共形层具有第二类掺杂,因而与细长纳米结构和第一共形层一起构成电荷分离结;(步骤504)在第二共形层上沉积导电透明材料;和(步骤505)形成可供连接该器件与外电路操作的上、下接触,其中下接触与许多细长纳米结构电接触,而上接触与第二共形层电接触。
在有些实施方案中,纳米模板驻留在基底上,基底提供或支承下接触。例如,在前一类实施方案中,基底409与下接触407形成整体。正如前述p-n器件的情况,下接触407可以有多层。
在有些实施方案中,细长纳米结构用选自下列一组的方法生长:CVD、MOCVD、PECVD、HWCVD、原子层沉积、电化学沉积、溶液-基化学沉积和类似方法,以及它们的组合。
在有些实施方案中,细长纳米结构催化地生长自金属纳米颗粒或金属薄膜,后者可驻留在多孔纳米模板下面。在有些这类实施方案中,金属纳米颗粒包含选自下列一组的金属:金(Au)、钴(Co)、镍(Ni)、铟(In)、镓(Ga)、铝(Al)及它们的组合。在有些这类实施方案中,金属纳米颗粒在开始时提供在多孔纳米模板的底部。
在有些实施方案中,还有下述一步:蚀刻多孔纳米模板,以允许细长纳米结构更适当地发射自纳米孔模板。
在有些实施方案中,第一和第二共形层用选自下列一组的方法沉积:CVD、MOCVD、PECVD、HWCVD、溅射、原子层沉积,和它们的组合。
在有些实施方案中,导电透明材料沉积在第二共形层上,从而基本充满涂有第一和第二共形层的细长纳米结构之间的空隙。
在有些实施方案中,导电透明材料用选自下列一组的方法沉积:溅射、溶胶-凝胶旋涂和热解、蒸发、CVD、MOCVD及它们的组合。
异质结器件
参考图6,在有些实施方案中,本发明的目标在于包含下列元件的异质结-基光伏器件600:(a)许多发射自多孔纳米模板602的细长纳米结构601,该细长纳米结构由具有第一带隙的半导体材料构成;(b)共形地沉积在许多细长纳米结构周围的半导体材料的共形层603;该半导体材料的共形层具有第二带隙并与许多细长纳米结构一起形成电荷分离结;(c)沉积在共形层603上的导电透明材料604;和(d)可供连接器件与外部电路操作的上(605)、下(606)接触,其中下接触606与许多细长的纳米结构电接触,而上接触605与共形层电接触。
该上述异质结器件(600)与前述p-n器件(100)(在结构和操作性上)很相似,但细长纳米结构601和共形层603所包含的材料必定不同,至少其中之一是经掺杂的或天然掺杂的。此外,这类材料一般不需要特意掺杂,但也可能必须掺杂,取决于所用的材料。可形成异质结器件的典型材料对包括,但不限于,CdTe/CdS、CdTe/CdSe、CuInS2/TiO2和Cu(In,Ga)Se2/CdS。
制造异质结器件的方法
参考图7,在有些实施方案中,本发明的目标在于制造异质结-基光伏器件的方法,该方法包含下列步骤:(步骤701)生长发射自多孔纳米模板的细长纳米结构,该细长纳米结构包含半导体材料并具有第一带隙;(步骤702)在许多细长纳米结构周围共形地沉积半导体材料的共形层;该半导体材料的共形层具有第二带隙,因而与下面的细长纳米结构一起构成电荷分离结;(步骤703)在共形层上沉积导电透明材料;和(步骤704)形成可供连接该器件与外电路操作的上、下接触,其中下接触与许多细长纳米结构电接触,而上接触与共形层电接触。
上述异质结器件的制造方法基本上与前述p-n器件的制造方法平行。但一个明显的区别是材料一般不必掺杂。
变型
上述器件和它们的制造方法有多种变型。一种特殊的变型涉及在无模板存在的基底上生长纳米线,然后用氧化硅的PECVD生长或用玻璃上或已固化聚合物上的旋涂在纳米线之间形成介电层。一旦形成氧化物,就用蚀刻法部分地露出这些线,然后在表面上沉积标准共形层和TCO层。
应用
上述器件可用于许多应用中,包括,但不限于,为住宅、工业建筑物和发电厂连网发电,离网住宅发电、离网工业发电、室内外消费产品、军事和空间发电等。
包括下面的实施例是为了说明本发明的具体实施方案。本领域的技术人员会理解,以下实施例中所公开的方法仅代表本发明的典型实施方案。但本领域的技术人员应理解,根据本公开,在所述的具体实施方案中,能在不偏离本发明的精神和范围内作许多变更而仍获得相同或类似的结果。
实施例1
本实施例用来说明按照本发明有些实施方案制造p-n光伏器件的方法。
提供在玻璃基底上制造p-n光伏器件的实施例。在玻璃基底上涂布导电层,如简并掺杂多晶硅(poly-si)薄膜。在多晶硅上沉积铝(Al)并阳极化成纳米孔氧化铝模板。在模板的孔内电沉积金属催化剂,然后把该基底放进CVD反应器,以便用硅烷、三甲基硼和氢气生长Si纳米线(典型的细长纳米结构)。然后把该器件放进PECVD反应器并在纳米线上共形地沉积磷-掺杂无定形硅。然后用溅射法在线上沉积ITO并在溅射期间用荫罩法或用丝网印刷法形成图形化接触。
实施例2
本实施例用来说明按照本发明有些实施方案制造p-i-n光伏器件(含薄本征隧道结)的方法。
提供在不锈钢基底上制造p-i-n光伏器件的实施例。在不锈钢基底上涂布导电阻隔层,如氮化钽(Ta2N)。在Ta2N上沉积铝(Al)并阳极化成纳米孔氧化铝模板。在模板的孔内电沉积金属催化剂,然后把该基底放进CVD反应器,以便用硅烷、三甲基硼和氢气生长Si纳米线。然后把该器件放进PECVD反应器,并在纳米线上先后共形地沉积本征无定形硅和磷-掺杂无定形硅。然后用溅射法在线上沉积ITO。通向背接触的入口通过图形化进溅射氧化硅层并湿蚀刻到背面金属而制成。该方法可用于所述的任何实施例。最后在溅射期间用荫罩法或用丝网印刷法形成图形化上接触。
实施例3
本实施例用来说明按照本发明有些实施方案制造异质结光伏器件的方法。
提供在玻璃基底上制造异质结光伏器件的实施例。在玻璃基底上涂布导层堆,如Ti/Au/W。用溅射法在W上沉积厚铝膜(0.5~5μm)并阳极化成纳米孔氧化铝模板。然后用电沉积法在模板孔内形成CdTe纳米线,并用干蚀法蚀刻AAO。然后用电子束蒸发沉积CdS,接着溅射ITO。最后在溅射期间用荫罩法或用丝网印刷法形成图形化上接触。
实施例4
本实施例用来直观地说明涂有共形无定形硅涂层的Si纳米线。
图8是在Si纳米线阵列上的共形无定形硅层的扫描电镜(SEM)照片,其中Si纳米线阵列用蚀刻法形成。相应地,图9是示意图8中所示的那类带涂层Si纳米线的透射电镜(TEM)照片(和相应的能量分散X射线谱);
图10是在Si纳米线阵列上的共形无定形Si层的扫描电镜照片,其中Si纳米线阵列用化学蒸气沉积(CVD)法形成。相应地,图11是示意图10中所示的那类带涂层Si纳米线的透射电镜照片(和相应的能量分散X射线谱);
实施例5
本实施例示意基于细长纳米结构的太阳能电池在光学性能方面的固有优点。
图12A和12B示意本体硅Si薄膜和在其中已形成纳米线的薄膜的总反射率(12A)和透射率(12B)。显然,纳米线的反射率明显降低。该样品的透射率也相应下降,说明有强吸收,如图13所示,其中给出了11mm厚固体Si薄膜和纳米线薄膜在玻璃基底上的总吸收数据,以及其中的插图示意该样品横截面的扫描电镜照片。对于不同的催化剂厚度: 和用CVD法形成的纳米线薄膜的吸光曲线示于图14,表明纳米线样品比(d)固体Si膜有更高的吸收性;玻璃上厚Au膜在与纳米线生长相同的温度和时间下(但无硅烷流)热退火(e)前和(f)后的吸收数据;和(g)类似于上述样品中所用的玻璃基底的吸收数据。与本体相比,再次表明,纳米结构薄膜有强吸收,主要是因为与次-波长光学效应引起的陷光作用。
实施例6
本实施例用来说明按照本发明有些实施方案能应用本文所述的光伏器件的典型应用。
在住宅或工业建筑整体化产品的情况下,光伏器件一般安装在光伏模块内部。它们用多种已知方法进行电连接。在纳米线太阳能电池生长在玻璃基底上的情况下,玻璃可直接集成进模块,原来的透明下接触这时就起上接触的作用。
总结
总之,本发明的目标在于包含涂有共形涂层的细长纳米结构的光伏器件(例如,太阳能电池)。取决于实施方案,这类器件能包含p-n结、在p和n层之间有薄本征隧道层的p-i-n结和/或异质结。所有类型的异质结(I型、II型、交错形等)都是可能的。但在所有情况下,至少有些细长纳米结构是光伏器件中的活性光伏(PV)元件。此外,本发明的目标还在于制造和应用这类器件的方法。这类光伏或太阳能电池器件的成本很可能与薄膜太阳能电池的相当,但可能具有更高的效率,因为光受到更有效的吸收且电荷分离得更好,因为紧挨电荷分离结。共形结也有效地钝化细长纳米结构的表面。此外,纳米结构的总效果提供优良的陷光作用和吸光性。
应理解,某些上述结构、功能和上述实施方案的操作对实践本发明并非必要,包括在本说明书中只是为了一个或多个典型实施方案的完整性。此外,将会理解,在上述参考专利和出版物中所列举的具体结构、功能和操作都能与本发明结合起来实践,但它们对本发明的实践并非必不可少。所以应理解,本发明可以在实际上不偏离所附权利要求中所定义的本发明的精神和范围内,以不同于具体描述的方式实践。

Claims (7)
1.包含下列元件的光伏器件:
a)许多发射自多孔纳米模板的细长纳米结构,该细长纳米结构由具有第一类掺杂的半导体材料构成;
b)共形地沉积在许多细长纳米结构周围的半导体材料的共形层,该半导体材料的共形层具有第二类掺杂并与许多细长纳米结构一起形成电荷分离结;和
c)可供连接器件与外部电路的上、下接触,其中下接触与许多细长纳米结构电接触,而上接触通过形成在所述共形层之上的导电透明材料与所述共形层电接触。
2.权利要求1的光伏器件,其中细长纳米结构选自纳米线、纳米棒、纳米管和它们的组合。
3.包含下列元件的光伏器件:
a)许多发射自多孔纳米模板的细长纳米结构,该细长纳米结构由具有第一类掺杂的半导体材料构成;
b)共形地沉积在许多细长纳米结构周围的本征半导体材料的第一共形层;
c)共形地沉积在第一共形层周围的半导体材料的第二共形层,该第二共形层具有第二类掺杂,从而形成电荷分离结;和
d)可供连接器件与外部电路的上、下接触,其中下接触与许多纳米线电接触,而上接触通过形成在所述第二共形层之上的导电透明材料与所述第二共形层电接触。
4.权利要求3的光伏器件,其中细长纳米结构以垂直的取向发射自多孔纳米模板。
5.包含下列元件的光伏器件:
a)许多发射自多孔纳米模板的细长纳米结构,该细长纳米结构由具有第一带隙的半导体材料构成;
b)共形地沉积在许多细长纳米结构周围的半导体材料的共形层;该半导体材料的共形层具有第二带隙,并与许多细长纳米结构一起,形成电荷分离异质结;和
c)可供连接器件与外部电路的上、下接触,其中下接触与许多细长纳米结构电接触,而上接触通过形成在所述共形层之上的导电透明材料与所述共形层电接触。
6.权利要求5的光伏器件,其中多孔纳米模板驻留在基底上。
7.制造光伏器件的方法,该方法包括下列步骤:
a)生长发射自多孔纳米模板的细长纳米结构,该细长纳米结构包含半导体材料且具有第一带隙;
b)在许多细长纳米结构周围共形地沉积半导体材料的共形层,该半导体材料的共形层具有第二带隙,从而与下面的细长纳米结构一起形成电荷分离异质结;和
c)形成可供连接器件与外电路的上、下接触,其中下接触与许多细长纳米结构电接触,而上接触通过形成在所述共形层之上的导电透明材料与所述共形层电接触。
